A monolithically integrated four-channel directly modulated laser (DML) array working at the 1.3-μm band is demonstrated. The laser was manufactured by using the techniques of selective area growth (SAG) of the upper separate confinement heterostructure (Upper-SCH) and modified butt-joint method. The fabricated device showed stable single mode operation with the side mode suppression ratio (SMSR) >35 dB, and high wavelength accuracy with the deviations from the linear fitted values <±0.03 nm for all channels. Furthermore, small signal modulation bandwidth >7 GHz was obtained, which may be suitable for 40 GbE applications in the 1.3-μm band. [ABSTRACT FROM AUTHOR]

We report 10 Gb/s data transmissions using a packaged two-section InGaAsP/InP distributed Bragg reflector (DBR) laser. The tunable DBR laser has a wavelength tuning range of 12.12 nm. The DBR laser has greater than 10.84 GHz 3-dB direct modulation bandwidth within the wavelength tuning range. The 10 Gb/s data transmissions are performed at up to a distance of 30-km. Wide bandwidth chaotic signal generation in a three-section monolithically integrated semiconductor laser (MISL) under external optical injection is investigated experimentally. Through evaluating the effective bandwidth of chaotic signals, the influences of the optical injection on the bandwidth of chaotic signal from the MISL are analyzed. The experimental results indicate that, for the currents of the DFB section (I DFB ) and the phase section (I P ) are fixed at 70.00 mA and 34.00 mA, respectively, the effective bandwidth of chaos signal generated by the solitary MISL reaches its maximum value of 14.36 GHz when the current of the amplification section ( I A ) takes 23.22 mA. After an external optical injection is introduced into the MISL, the effective bandwidth of the generated chaotic signal can be beyond 2.5 times of the maximum value. Furthermore, the effects of the injection strength and the frequency detuning on the effective bandwidth of the generated chaotic signal are also discussed. [ABSTRACT FROM AUTHOR]
