Abstract

Ion dose, energy and species dependencies of strain relaxation ratios are analyzed for SiGe buffer layers prepared by ion implantation method where the epitaxial growth of SiGe layers is carried out on Si or Ar ion preimplanted Si substrates. The difference in the relaxation mechanism between [Si.sup.+] and [Ar.sup.+] implantation is observed and confirmed by the transmission electron microscopy and atomic force microscopy studies.
