Chemically synthesized gold nanoantennas possess easy processability, low cost, and suitability for large-area fabrication, making them advantageous for surface-enhanced infrared (SEIRA) biosensing. Nevertheless, current gold nanoantennas face challenges with limited enhancement of biomolecular signals that hinder their practical applications. Here, we demonstrate that the coupling rate between antennas and molecules critically impacts the enhancement of molecular signals based on temporal coupled mode theory. To improve this coupling rate, we synthesized gold nanonails with sharp tips, significantly amplifying the localized electric fields of antenna resonance modes. Modulating the nanonail aspect ratio allows us to tailor antenna resonance frequencies to match molecular vibrational frequencies. Additionally, we introduced specific aptamers on antenna surfaces through solution exchange methods to control the antenna–molecule distances. These combined strategies enabled noninvasive, label-free detection with high sensitivity for the biomarker cortisol. Experiments revealed 3 orders of magnitude enhancement in cortisol detection levels upon increasing coupling efficiency, achieving a detection limit of 0.1 ng/mL, notably lower than the normal cortisol concentration in human saliva (0.398 ng/mL). In addition to demonstrating a novel strategy for cortisol detection, this study provides a viable approach to biomarker detection for future applications in disease diagnosis and human health monitoring.

Field-effect phototransistors feature gate voltage modulation, allowing dynamic performance control and significant signal amplification. A field-effect phototransistor can be designed to be inherently either unipolar or ambipolar in its response. However, conventionally, once a field-effect phototransistor has been fabricated, its polarity cannot be changed. Herein, a polarity-tunable field-effect phototransistor based on a graphene/ultrathin Al2O3/Si structure is demonstrated. Light can modulate the gating effect of the device and change the transfer characteristic curve from unipolar to ambipolar. This photoswitching in turn produces a significantly improved photocurrent signal. The introduction of an ultrathin Al2O3interlayer also enables the phototransistor to achieve a responsivity in excess of 105A/W, a 3 dB bandwidth of 100 kHz, a gain–bandwidth product of 9.14 × 1010s–1, and a specific detectivity of 1.91 × 1013Jones. This device architecture enables the gain–bandwidth trade-off in current field-effect phototransistors to be overcome, demonstrating the feasibility of simultaneous high-gain and fast-response photodetection.

Silicon/graphene nanowalls (Si/GNWs) heterojunctions with excellent integrability and sensitivity show an increasing potential in optoelectronic devices. However, the performance is greatly limited by inferior interfacial adhesion and week electronic transport caused by the horizontal buffer layer. Herein, a diamond-like carbon (DLC) interlayer is first introduced to construct Si/DLC/GNWs heterojunctions, which can significantly change the growth behavior of the GNWs film, avoiding the formation of horizontal buffer layers. Accordingly, a robust diamond-like covalent bond with a remarkable enhancement of the interfacial adhesion is yielded, which notably improves the complementary metal oxide semiconductor compatibility for photodetector fabrication. Importantly, the DLC interlayer is verified to undergo a graphitization transition during the high-temperature growth process, which is beneficial to pave a vertical conductive path and facilitate the transport of photogenerated carriers in the visible and near-infrared regions. As a result, the Si/DLC/GNWs heterojunction detectors can simultaneously exhibit improved photoresponsivity and response speed, compared with the counterparts without DLC interlayers. The introduction of the DLC interlayer might provide a universal strategy to construct hybrid interfaces with high performance in next-generation optoelectronic devices.

Real-time and in situdetection of aqueous solution is essential for bioanalysis and chemical reactions. However, it is extremely challenging for infrared microscopic measurement because of the large background of water absorption. Here, we proposed a wideband-tunable graphene plasmonic infrared biosensor to detect biomolecules in an aqueous environment, employing attenuated total reflection in an Otto prism configuration and tightly confined plasmons in graphene nanoribbons. Benefiting from the graphene plasmonic electric field enhancement, such a biosensor is able to identify the molecular chemical fingerprints without the interference of water absorption. As a proof of concept, the recombinant protein AG and goat anti-mouse immunoglobulin G (IgG) are used as the sensing analytes, of which the vibrational modes (1669 and 1532 cm–1) are very close to the OH-bending mode of water (1640 cm–1). Simulation results show that the fingerprints of protein molecules in the water environment can be selectively enhanced. Therefore, the water absorption is successfully suppressed so that two protein modes can be resolved by sweeping graphene Fermi energy in a wide waveband. By further optimizing the incident angle and graphene mobility to improve the mode energy of graphene plasmons, maximum enhancement factors of 112 and 130 can be achieved for amide I and II bands. Our work provides an effective approach for the highly sensitive and selective in situidentification of aqueous-phase molecular fingerprints in fields of healthcare, food safety, and biochemical sensing.

The hybrid structures of graphene with semiconductor materials based on photogating effect have attracted extensive interest in recent years due to the ultrahigh responsivity. However, the responsivity (or gain) was increased at the expense of response time. In this paper, we devise a mechanism which can obtain an enhanced responsivity and fast response time simultaneously by manipulating the photogating effect (MPE). This concept is demonstrated by using a graphene/silicon-on-insulator (GSOI) hybrid structure. An ultrahigh responsivity of more than 107A/W and a fast response time of 90 µs were obtained. The specific detectivity D*was measured to be 1.46 ⨯ 1013Jones at a wavelength of 532 nm. The Silvaco TCAD modeling was carried out to explain the manipulation effect, which was further verified by the GSOI devices with different doping levels of graphene in the experiment. The proposed mechanism provides excellent guidance for modulating carrier distribution and transport, representing a new route to improve the performance of graphene/semiconductor hybrid photodetectors.

Photodetectors based on two-dimensional (2D) materials such as monolayer MoS2are attractive because they can be directly integrated into the current metal-oxide semiconductor (CMOS) structures. Unfortunately, such devices suffer from low responsivity due to low absorption by the monolayer MoS2. Combining MoS2with plasmonic nanostructures is an alternative solution for enhancing the absorption of the 2D semiconductor, and this can drastically increase the photoresponsivity of the corresponding photodetector. Herein, a device incorporating a grating-patterned nanoparticle structure is fabricated using traditional photolithography together with an annealing step. We demonstrate that this new structure leads to a strong enhancement in the photocurrent due to the coupling of the MoS2to localized surface plasmons in the nanoparticle grating. Compared to a simple Au nanoparticle array, the nanoparticle grating structure generates a 100% increase in optical absorption. Thus, under 532 nm illumination, the composite nanoparticle grating/monolayer MoS2integrated photodetector shows a 111-fold increase in the photocurrent compared to the same device in the absence of nanoparticles. The gateless responsivity can be up to 38.57 A/W and a specific detectivity of 9.89 × 109Jones is realized. Moreover, photothermal flux derivations indicate that, in addition to the expected increase due to light-generated carrier multiplication, the thermal effects of plasmons provide a significant contribution to the photocurrent enhancement.

A strategy is proposed to achieve wideband tunable perfect plasmonic absorption in graphene nanoribbons by employing attenuated total refraction (ATR) in Otto prism configuration. In this configuration, the Otto prism with a deep-subwavelength dielectric spacer is used to generate tunneling evanescent waves to excite localized plasmons in graphene nanoribbons. The influence of the configuration parameters on the absorption spectra of graphene plasmons is studied systematically, and the key finding is that perfect absorption can be achieved by actively controlling the incident angle of light under ATR conditions, which provides an effective degree of freedom to tune the absorption properties of graphene plasmons. Based on this result, it is further demonstrated that by simultaneously tuning the incident angle and the graphene Fermi energy, the tunable absorption waveband can be significantly enlarged, which is about 3 times wider than the conventional cavity-enhanced configuration. Our proposed strategy to achieve wideband, tunable graphene plasmons could be useful in various infrared plasmonic devices.

Binary dielectric composites are viewed as a kind of promising candidate for conventional magnetic materials in the field of microwave absorption. Herein, we demonstrate the successful fabrication of core–shell BaTiO3@carbon microspheres through a space-confined strategy. The electromagnetic properties of BaTiO3@carbon microspheres can be easily tailored by manipulating the relative content of carbon shells. It is confirmed that dielectric loss of these composites mainly benefits from conductivity loss, dipole orientation polarization, and interfacial polarization, and the core–shell configuration shows its positive contribution to the reinforcement of interfacial polarization. When the content of carbon shells is optimized, the as-obtained composite will display excellent microwave-absorption performance due to decent attenuation and well-matched impedance. The strongest reflection loss can reach up to −88.5 dB at 6.9 GHz with the absorber thickness of 3.0 mm, and the qualified bandwidth below −10.0 dB covers 9.0–12.0 GHz, when the thickness is designated at 2.0 mm. Such a performance in the X band is superior to those of most typical binary dielectric systems. More importantly, these BaTiO3@carbon microspheres maintain good performance after being treated under high-temperature and acidic conditions for a long time, manifesting their promising prospect for practical application. It is believed that these results may be helpful for the development of multicomponent dielectric systems as high-performance microwave absorbing materials.

Hybrid graphene/silicon heterojunctions have been widely utilized in photodetectors because of their unique characteristics of high sensitivity, fast response, and CMOS compatibility. However, the photoresponse is restricted by the high reflectance of planar silicon (up to 50%). Herein, an improved graphene/Si detector with excellent light absorption performance is proposed and demonstrated by directly growing graphene on the surface of silicon nanoholes (SiNHs). It is shown that the combination of SiNHs with conformal graphene provides superior interfaces for efficient light trapping and transport of the photoexcited carriers. A high absorption of up to 90% was achieved, and the conformal graphene/SiNH-based photodetectors exhibited a higher photoresponsivity (2720 A/W) and faster response (∼6.2 μs), compared with the counterpart of the planar graphene/Si, for which the corresponding values are 850 A/W and 51.3 μs. These results showcase the vital role of the material morphology in optoelectronic conversion and pave the way to explore novel high-performance heterojunction photodetectors.

We have assembled a three-dimensional (3D) plasmon ruler using an atomic force microscope (AFM) tip to manipulate single gold nanocrystals on top of electron beam lithography fabricated base layers. The 3D structures exhibit several polarization-dependent surface plasmon scattering peaks, including symmetric and asymmetric Fano resonances. We map these resonances as a function of the degree of asymmetry of the structure. We show that the coupled surface plasmon resonances are extremely sensitive to the position of the upper particle and that the resonances can be engineered and tuned using an AFM tip to move the upper nanocrystal just a few Angstroms.

Graphene nanowalls (GNWs) exhibit outstanding optoelectronic properties due to their peculiar structure, which makes them a great potential in infrared (IR) detection. Herein, a novel IR detector that is composed of polydimethylsiloxane (PDMS) and designed based on GNWs is demonstrated. Such detector possesses an anomalous temperature coefficient of resistance of 180% K−1and a relatively high change rate of current (up to 16%) under IR radiation from the human body. It primarily attributes to the ultra-high IR absorption of the GNWs and large coefficient of thermal expansion of PDMS. In addition, the GNW/PDMS device possesses excellent detection performance in the IR region with a responsivity of ~1.15 mA W−1. The calculated detectivity can reach 1.07×108cm Hz1/2W−1, which is one or two orders of magnitude larger than that of the traditional carbon-based IR detectors. The significant performance indicates that the GNW/PDMS-based devices reveal a novel design concept and promising applications for the future new-generation IR photodetectors.

Driven by huge demand for flexible optoelectronic devices, high-performance flexible transparent electrodes are continuously sought. In this work, a flexible multilayer transparent electrode with the structure of ZnO/Ag/CuSCN (ZAC) is engineered, featuring inorganic solution-processed cuprous thiocyanate (CuSCN) as a hole-transport antireflection coating. The ZAC electrode exhibits an average transmittance of 94% (discounting the substrate) in the visible range, a sheet resistance (Rsh) of 9.7 Ω/sq, a high mechanical flexibility without Rshvariation after bending 10 000 times, a long-term stability of 400 days in ambient environment, and a scalable fabrication process. Moreover, spontaneously formed nanobulges are integrated into ZAC electrode, and light outcoupling is significantly improved. As a result, when applied into super yellow-based flexible organic light-emitting diode, the ZAC electrode provides a high-current efficiency of 23.4 cd/A and excellent device flexibility. These results suggest that multilayer thin films with ingenious material design and engineering can serve as a promising flexible transparent electrode for optoelectronic applications.

The spin Hall effect of light (SHEL) has been widely studied for manipulating spin-polarized photons. In this Letter, we present a mechanism to tune the spin shift of the SHEL electrically at 1550 nm by means of introducing a graphene layer. The spin shift is quite sensitive to a graphene layer near the Brewster angle for horizontal polarization incidence and can be dynamically tuned by varying the Fermi energy of graphene. We find that the position of the Brewster angle and the value of the spin shift are decided by the real and imaginary parts of graphene conductivity, respectively. In addition, two different tuned regions have been revealed: one is the “step-like switch” region where the spin shift switches between two values, and the other is the “negative modulation” region where the spin shift declines gradually as the Fermi energy increases. These findings may provide a new paradigm for a tunable spin photonic device.

Highly sensitive short-wave infrared (SWIR) detectors, compatible with the silicon-based complementary metal oxide semiconductor (CMOS) process, are regarded as the key enabling components in the miniaturized system for weak signal detection. To date, the high photogain devices are greatly limited by a large bias voltage, low-temperature refrigeration, narrow response band, and complex fabrication processes. Here, we demonstrate high photogain detectors working in the SWIR region at room temperature, which use graphene for charge transport and Te-hyperdoped silicon (Te–Si) for infrared absorption. The prolonged lifetime of carriers, combined with the built-in potential generated at the interface between the graphene and the Te–Si, leads to an ultrahigh photogain of 109at room temperature (300 K) for 1.55 μm light. The gain can be improved to 1012, accompanied by a noise equivalent power (NEP) of 0.71 pW Hz–1/2at 80 K. Moreover, the proposed device exhibits a NEP of 4.36 pW Hz–1/2at 300 K at the wavelength of 2.7 μm, which is exceeding the working region of InGaAs detectors. This research shows that graphene can be used as an efficient platform for silicon-based SWIR detection and provides a strategy for the low-power, uncooled, high-gain infrared detectors compatible with the CMOS process.

An all-optical modulator with high modulation efficiency based on a graphene-plasmonic slot waveguide structure is proposed. The modulation efficiency is enhanced by the strong interaction between the light and the graphene-plasmonic structure. A modulation efficiency of 0.21 dB ?m?1is obtained with the signal light at a wavelength of 1550 nm. A graphene-plasmonic slot waveguide device of length of 10 ?m is fabricated in the experiment. Benefiting from the strong modulation, it is a promising candidate as an on-chip optical modulator with high modulation efficiency and micrometer-scale footprint.

We propose a reflection-type infrared biosensor by exploiting localized surface plasmons in graphene ribbon arrays. By enhancing the coupling between the incident light and the resonant system, an asymmetric Fabry–Perot cavity formed by the ribbons and reflective layer is employed to reshape the reflection spectra. Simulation results demonstrate that the reflection spectra can be modified to improve the figure of merit (FOM) significantly by adjusting the electron relaxation time of graphene, the length of the Fabry–Perot cavity, and the Fermi energy level. The FOM of such a biosensor can achieve a high value of up to 36/refractive index unit (36/RIU), which is ∼4 times larger than that of the traditional transmission-type one. Our study offers a feasible approach to develop biosensing devices based on graphene plasmonics with high precision.
