The design of device termination is crucial for power devices. In this letter, we present a novel approach for designing termination in Si-based power devices using deep neural networks (DNN), taking the narrowed field-limiting ring (NFLR) as an example. Our proposed method can not only achieve a prediction accuracy of over 97% for breakdown voltage (BV), but also provide the device optimization design scheme automatically and intelligently. We believe that the proposed machine learning technology can significantly reduce the cost and enhance the efficiency of power device design, establishing itself as a promising method for power device design.

Preparation of the adsorbent was performed by pyrolysis carbonization and followed by potassium hydroxide (KOH) activation of Camellia oleifera shell under the nitrogen atmosphere. Through the thermogravimetric–derivative thermogravimetric analysis, the range of carbonization temperature was set from 300°C to 400°C increased 50°C at a time. The optimum carbonization and activation conditions were investigated by the orthogonal experiment. The activated carbon was characterized by scanning electron microscopy, Brunauer–Emmett–Teller, and Fourier transform infrared spectroscopy. The adsorption of hexavalent chromium (Cr(VI)) from aqueous solution by C. oleifera shell activated carbon was carried out with batch adsorption experiments. The effects of initial pH value, adsorbent dosage, the temperature on the adsorption were studied. The results indicate that the activated carbon is an effective adsorbent with a high surface area (1,585.60 m2/g) and a large pore volume (1.055 cm3/g). The adsorption process follows the pseudo-second-order kinetic model. The adsorption equilibrium data obtained at 25°C, 35°C, and 45°C fit better with the Freundlich model than Langmuir model and the thermodynamics parameters, ΔH°, ΔS°, and ΔG° were calculated. It indicates that the process of Cr(VI) adsorption on activated carbon is entropy-driven and endothermic. The results illuminate that C. oleifera shell activated carbon is an effective adsorbent for adsorbing Cr(VI) from aqueous solutions.

Various biotin-modified liposomes incorporated with docetaxel (DTX) were prepared to study the effect of surface biotin density on the pharmacokinetic profile of the liposome. Four types of liposomes such as PEG modified liposome (PDL), 0.5% (mol) biotin modified liposome (0.5BDL), 1% (mol) biotin modified liposome (1BDL) and 2% (mol) biotin modified liposome (2BDL) were prepared using thin film dispersion method. The prepared liposomes were characterized by measuring encapsulation efficiency (EE), particle size, Zeta-potential, physical stability and drug release profiles in vitro. MTT assay was performed to elevate the cytotoxicity of liposomes on MCF-7 cells. In vivoevaluation was further performed to investigate the effect of biotin surface density on the pharmacokinetic profiles. All the prepared liposomes exhibited high encapsulation efficiency, small particle size, narrow particle distribution and sustained release profiles in vitro. In MTT assay, 0.5BDL showed largest tumor cell toxicity, compared with DTX solution. All liposomes containing DTX showed prolonged blood circulation in vivo, and 0.5BDL showed the longest circulation time among the biotin modified liposome. Surface modification of liposome had a negative impact on the circulation of liposomes in the blood, which needs to be considered when designing the ligand mediated targeting delivery systems. A proper amount of biotin liposome with 0.5% molar ratio is expected to produce the best anti-tumor effect.
