Phase pure β-(AlxGa1−x)2O3 thin films are grown on (001) oriented β-Ga2O3 substrates via metalorganic chemical vapor deposition. By systematically tuning the precursor molar flow rates, the epitaxial growth of coherently strained β-(AlxGa1−x)2O3 films is demonstrated with up to 25% Al compositions as evaluated by high resolution x-ray diffraction. The asymmetrical reciprocal space mapping confirms the growth of coherent β-(AlxGa1−x)2O3 films (x < 25%) on (001) β-Ga2O3 substrates. However, the alloy inhomogeneity with local segregation of Al along the ( 2 ̄ 01) plane is observed from atomic resolution STEM imaging, resulting in wavy and inhomogeneous interfaces in the β-(AlxGa1−x)2O3/β-Ga2O3 superlattice structure. Room temperature Raman spectra of β-(AlxGa1−x)2O3 films show similar characteristics peaks as the (001) β-Ga2O3 substrate without obvious Raman shifts for films with different Al compositions. Atom probe tomography was used to investigate the atomic level structural chemistry with increasing Al content in the β-(AlxGa1−x)2O3 films. A monotonous increase in chemical heterogeneity is observed from the in-plane Al/Ga distributions, which was further confirmed via statistical frequency distribution analysis. Although the films exhibit alloy fluctuations, n-type doping demonstrates good electrical properties for films with various Al compositions. The determined valence and conduction band offsets at β-(AlxGa1−x)2O3/β-Ga2O3 heterojunctions using x-ray photoelectron spectroscopy reveal the formation of type-II (staggered) band alignment. This study provides the full-bandgap evaluation of defect state distributions in beta phase gallium oxide (β-Ga2O3) grown by low-pressure chemical vapor deposition (LPCVD) on (010) β-Ga2O3 substrates at high growth of up to 20 µm/h. Deep-level optical spectroscopy and deep-level transient spectroscopy measurements applied to Ni/β-Ga2O3 Schottky diodes revealed the presence of a previously unreported defect state at EC-3.6 eV, which dominated the overall trap distribution in LPCVD grown material. However, states at EC-0.8 eV, EC-2.0 eV, and EC-4.4. eV were also detected, similar to prior studies on β-Ga2O3 grown by other methods, with similar or lower concentrations for the LPCVD samples. The EC-0.8 eV and EC-2.0 eV states were previously connected to residual Fe impurities and gallium vacancies, respectively. The total concentration of traps in the LPCVD material was on par with or lower than the state-of-the-art metal–organic chemical vapor deposition-grown materials despite the much higher growth rate, and the distribution of states showed negligible dependence on SiCl4 flow rate and doping concentration. These results demonstrate that the high growth rate of LPCVD-grown β-Ga2O3 is very promising for achieving thick, low defect density, and high-quality layers needed for multi-kV device applications. Single α-phase (AlxGa1−x)2O3 thin films are grown on m-plane sapphire (α-Al2O3) substrates via metalorganic chemical vapor deposition. By systematically tuning the growth parameters including the precursor molar flow rates, chamber pressure, and growth temperature, the epitaxial growth of high-quality phase pure α-(AlxGa1−x)2O3 films (0 ≤ x ≤ 1) is demonstrated with smooth surface morphologies and alloy homogeneities by comprehensive material characterization. The asymmetrical reciprocal space mapping reveals fully relaxed films for α-(AlxGa1−x)2O3 films with x ≤ 0.5. The coherent growth of α-(AlxGa1−x)2O3/α-Al2O3 superlattice structures is demonstrated with abrupt interfaces and uniform Al distribution for higher Al compositions at x = 0.78 in the α-(AlxGa1−x)2O3 layer. The influence of growth parameters, such as growth temperature and chamber pressure, on the phase stabilization and Al incorporation in the α-(AlxGa1−x)2O3 films is investigated. While lower growth temperatures facilitate the phase stabilization of α-Ga2O3 thin films, lower chamber pressure leads to higher Al incorporation in α-(AlxGa1−x)2O3 films. High resolution x-ray photoelectron spectroscopy was utilized for determining the Al compositions and bandgaps of α-(AlxGa1−x)2O3. Furthermore, the evolution of the valance and conduction band offsets at α-Al2O3/α-(AlxGa1−x)2O3 heterojunctions is evaluated with the variation of Al compositions, which reveals the formation of type-I (straddling) band alignment between α-Al2O3 and α-(AlxGa1−x)2O3.
