In this paper, the dynamic self-heating effect (SHE) of silicon-on-insulator (SOI) MOSFETs is comprehensively evaluated by ultrafast pulsed I–V measurement. For the first time, it’s found that the complete heating response and cooling response of SHE for SOI MOSFETs are conjugated two-stage curves. We establish the effective thermal transient response model with stage superposition corresponding to the heating process. The systematic study of SHE dependence on workload shows that frequency and duty cycle have more significant effect on SHE in first-stage heating process than that in second stage. In the first-stage heating process, the peak lattice temperature and current oscillation amplitude respectively decrease by more than 25k and 4% with frequency increasing to 10M, and when duty cycle is reduced to 25%, the peak lattice temperature drops to 306k and current oscillation amplitude drops to 0.77%. Finally, the investigation of two-stage heating process provides a guideline for the unified optimization of dynamic SHE in terms of workload. As the operating frequency is raised to GHz, the peak temperature depends on duty cycle, and self-heating oscillation is completely suppressed.

In this paper, an additional potential energy distribution function is introduced on the basis of previous D3Q25 model, and the equilibrium distribution function of D3Q25 is obtained by spherical function. A novel 3D shifted lattice model is proposed, based on this finding, the shifted lattice model is introduced to D3Q25. Under the finite volume scheme, several typical compressible calculation examples are used to verify whether the numerical stability of the D3Q25 model can be improved by adding the shifted lattice model. The simulation results show that the numerical stability is improved by adding the shifted lattice model.

Non-Hermitian dissipation dynamics, capable of turning the conventionally detrimental decoherence effects to useful resources for state engineering, is highly attractive to quantum information processing. In this work, an effective scheme is developed for implementing fast population transfer with a superconducting qutrit via the non-Hermitian shortcut to adiabaticity (STA). We first deal with a Λ-configuration interaction between the qutrit and microwave drivings, in which the dephasing-assisted qubit state inversion requiring an overlarge dephasing rate is constructed non-adiabatically. After introducing a feasible ancillary driving that directly acts upon the qubit states, the target state transfer can be well realized but with an accessible qubit dephasing rate. Moreover, a high fidelity could be numerically obtained in the considered system. The strategy could provide a new route towards the non-Hermitian shortcut operations on superconducting quantum circuits.

The two-dimensional (2D) materials with nodal line band crossing have been attracting great research interest. However, it remains a challenge to find high-stable nodal line structure in 2D systems. Herein, based on the first-principles calculations and theoretical analysis, we propose that monolayer B6O possesses symmetry protected Dirac nodal line (DNL) state, with its Fermi velocity of 106 m/s in the same order of magnitude as that of graphene. The origin of DNL fermions is induced by coexistence of time-reversal symmetry and inversion symmetry. A two-band tight-binding model is further given to understand the mechanism of DNL. Considering its robustness against spin–orbit coupling (SOC) and high structural stability, these results suggest monolayer B6O as a new platform for realizing future high-speed low-dissipation devices.

The low-temperature magnetic order behaviors of perovskite oxide CaCu3Ti4O12 (CCTO) ceramics prepared by different methods are discussed. X-ray diffraction, scanning electron microscope, x-ray photoelectron spectroscopy, and direct current (DC) magnetization are used to characterize the structures, microscopic morphologies, valence states, and magnetic properties of the samples. The results show that the magnetic behaviors of CCTO ceramics are very sensitive to the preparation process. The quenched CCTO ceramic and CCTO powders grown in a molten salt crystal, which contain much more oxygen vacancies and Ti3+, show the coexistence of weak ferromagnetic order and antiferromagnetic order below the Neel temperature. It suggests that the bound magnetopolaron formed by oxygen vacancies and Ti3+ ion composite defects are responsible for the weak ferromagnetic order at low temperature.

Optimal creation of photon Fock states is of importance for quantum information processing and state engineering. Here an efficient strategy is presented for speeding up generation of photon Fock state in a superconducting circuit via counterdiabatic driving. A transmon qubit is dispersively coupled to a quantized electrical field. We address a Λ-configuration interaction between the composite system and classical drivings. Based on two Gaussian-shaped drivings, a single-photon Fock state can be generated adiabatically. Instead of adding an auxiliary counterdiabatic driving, our concern is to modify these two Rabi drivings in the framework of shortcut to adiabaticity. Thus an accelerated operation with high efficiency can be realized in a much shorter time. Compared with the adiabatic counterpart, the shortcut-based operation is significantly insusceptible to decoherence effects. The scheme could offer a promising way to deterministically prepare photon Fock states with superconducting quantum circuits.

This paper calculates the time evolution of the quantum mechanical state of an electron by using variational method of Pekar type on the condition of electric–LO-phonon strong coupling in a parabolic quantum dot. It obtains the eigenenergies of the ground state and the first-excited state, the eigenfunctions of the ground state and the first-excited state This system in a quantum dot may be employed as a two-level quantum system qubit. The superposition state electron density oscillates in the quantum dot with a period when the electron is in the superposition state of the ground and the first-excited state. It studies the influence of the electric field on the eigenenergies of the ground state, the first-excited state and the period of oscillation at the different electron–LO-phonon coupling constant and the different confinement length.

The dynamical process of charge injection from metal electrode to a nondegenerate polymer in a metal/polythiophene (PT)/metal structure has been investigated by using a nonadiabatic dynamic approach. It is found that the injected charges form wave packets due to the strong electron-lattice interaction in PT. We demonstrate that the dynamical formation of the wave packet sensitively depends on the strength of applied voltage, the electric field, and the contact between PT and electrode. At a strength of the electric field more than 3.0 × 104 V/cm, the carriers can be ejected from the PT into the right electrode. At an electric field more than 3.0 × 105 V/cm, the wave packet cannot form while it moves rapidly to the right PT/metal interface. It is shown that the ejected quantity of charge is noninteger.

In biological water channel aquaporins (AQPs), it is believed that the bipolar orientation of the single-file water molecules inside the channel blocks proton permeation but not water transport. In this paper, the water permeation and particularly the water-selective behaviour across a single-walled carbon nanotube (SWNT) with two partial charges adjacent to the wall of the SWNT are studied by molecular dynamics simulations, in which the distance between the two partial charges is varied from 0.14 nm to 0.5 nm and the charges each have a quantity of 0.5 e. The two partial charges are used to mimic the charge distribution of the conserved non-pseudoautosomal (NPA) (asparagine/proline/alanine) regions in AQPs. Compared with across the nanochannel in a system with one +1 e charge, the water permeation across the nanochannel is greatly enhanced in a system with two +0.5 e charges when charges are close to the nanotube, i.e. the two partial charges permit more rapid water diffusion and maintain better bipolar order along the water file when the distance between the two charges and the wall of SWNT is smaller than about 0.05 nm. The bipolar orientation of the single-file water molecules is crucial for the exclusion of proton transfer. These findings may serve as guidelines for the future nanodevices by using charges to transport water and have biological implications because membrane water channels share a similar single-file water chain and positive charged region at centre and provide an insight into why two residues are necessitated in the central region of water channel protein.

This paper studies a time delay equation for sea–air oscillator model. The existence and asymptotic estimates of periodic solutions of corresponding problem are obtained by employing the technique of upper and lower solution, and by using the continuation theorem of coincidence degree theory.

This paper reports that the ground-state energy of polaron was obtained with strong electron-LO-phonon coupling by using a variational method of the Pekar type in a parabolic quantum dot. Quantum transition is occurred in the quantum system due to the electron-phonon interaction and the influence of temperature. That is the polaron transit from the ground-state to the first-excited state after absorbing a LO-phonon and it causes the change of the polaron lifetime. Numerical calculations are performed and the results illustrate that the ground-state lifetime of the polaron will increase with increasing the ground-state energy of polaron and decrease with increasing the electron-LO-phonon coupling strength, the confinement length of the quantum dot and the temperature.

Two-dimensional function photonic crystals, in which the dielectric constants of medium columns are the functions of space coordinates , are proposed and studied numerically. The band gaps structures of the photonic crystals for TE and TM waves are different from the two-dimensional conventional photonic crystals. Some absolute band gaps and semi-Dirac points are found. When the medium column radius and the function form of the dielectric constant are modulated, the numbers, width, and position of band gaps are changed, and the semi-Dirac point can either occur or disappear. Therefore, the special band gaps structures and semi-Dirac points can be achieved through the modulation on the two-dimensional function photonic crystals. The results will provide a new design method of optical devices based on the two-dimensional function photonic crystals.

Developing an electrostatic discharge (ESD) protection device with a better latch-up immunity has been a challenging issue for the nanometer complementary metal-oxide semiconductor (CMOS) technology. In this work, an improved grounded-gate N-channel metal-oxide semiconductor (GGNMOS) transistor triggered silicon-controlled rectifier (SCR) structure, named GGSCR, is proposed for high holding voltage ESD protection applications. The GGSCR demonstrates a double snapback behavior as a result of progressive trigger-on of the GGNMOS and SCR. The double snapback makes the holding voltage increase from 3.43 V to 6.25 V as compared with the conventional low-voltage SCR. The TCAD simulations are carried out to verify the modes of operation of the device.

The effects of Mg-induced net acceptor doping concentration and carrier lifetime on the performance of a p—i—n InGaN solar cell are investigated. It is found that the electric field induced by spontaneous and piezoelectric polarization in the i-region could be totally shielded when the Mg-induced net acceptor doping concentration is sufficiently high. The polarization-induced potential barriers are reduced and the short circuit current density is remarkably increased from 0.21 mA/cm2 to 0.95 mA/cm2 by elevating the Mg doping concentration. The carrier lifetime determined by defect density of i-InGaN also plays an important role in determining the photovoltaic properties of solar cell. The short circuit current density severely degrades, and the performance of InGaN solar cell becomes more sensitive to the polarization when carrier lifetime is lower than the transit time. This study demonstrates that the crystal quality of InGaN absorption layer is one of the most important challenges in realizing high efficiency InGaN solar cells.

The magneto-optical Kerr effect of the HfO2/Co/HfO2/Al multilayer structure is investigated in this work, and an obvious cavity enhancement of the Kerr response for the HfO2 semiconductor is found both theoretically and experimentally Surprisingly, a maximum value of about −3° of the polar Kerr rotation for s-polarized incident light is observed in our experiment. We propose that this improvement on the Kerr effect can be attributed to the multiple reflection and optical interference in the cavity, which can also be proved by simulation using the finite element method.

We present a new method of making a textured V-pit surface for improving the light extraction efficiency in GaN-based light-emitting diodes and compare it with the usual low-temperature method for p-GaN V-pits. Three types of GaN-based light-emitting diodes (LEDs) with surface V-pits in different densities and regions were grown by metal—organic chemical vapor deposition. We achieved the highest output power and lowest forward voltage values with the p-InGaN V-pit LED. The V-pits enhanced the light output power values by 1.45 times the values of the conventional LED owing to an enhancement of the light scattering probability and an effective reduction of Mg-acceptor activation energy. Moreover, this new technique effectively solved the higher forward voltage problem of the usual V-pit LED.

The influence of parameter mismatches on multirhythmic patterns in chains of coupled Rossler circuits are explored experimentally. The parameter mismatches in coupled chaotic oscillators are found to help form a kind of multirhythmic pattern as reported in chains of biological coupled oscillators [Phys. Rev. Lett. 92 228102]. Moreover, a new type of multirhythmic pattern based on the envelope of time series is observed.
