A metachronal motion produces a net flow in a low Reynolds regime and is thus important for the development of artificial cilia. In this study, we report that a thermally actuated double pendulum exhibits a metachronal motion using a self-propulsion mechanism caused by spontaneous asymmetrical heat transfer. Specifically, by using a multiple pendulum structure in which three beams of different lengths are hung in parallel in order of length on a U-shaped nichrome heater, we demonstrate that phase differences can be produced among beams. Our device can be applied to biomedical microfluidic systems or microrobots in water.

The effects of AlN overgrowth on the structural properties of GaN nanostructures (quantum wells and quantum dots) grown by plasma-assisted molecular beam epitaxy have been investigated using Rutherford backscattering spectroscopy, transmission electron microscopy, and reflection high-energy electron diffraction. The capping process induces a remarkable change in the dimensions of the nanostructures. The overgrowth process implies a thinning of the GaN quantum well and an isotropic reduction of the GaN island size. We demonstrate that this thickness/size reduction affects only the top GaN/AlN interface. The phenomenon is attributed to an exchange mechanism between Al atoms from the cap layer and Ga atoms in the nanostructures. We also demonstrate that this exchange is thermally activated and depends on the strain state of the nanostructures.

We propose a procedure to grow GaN quantum dots (QDs) on AlN by using the Ga surfactant effect in plasma-assisted molecular beam epitaxy. Self-formed GaN islands were spontaneously generated under vacuum, after evaporation of the Ga bilayer stabilizing the two-dimensional GaN layer grown under Ga-rich conditions. Island characteristics (size and density) are studied as a function of the nominal amount of GaN deposited. We demonstrate that the QD density can be controlled in the 3×1010 cm−2–2×1011 cm−2 range. It is shown that beyond a given amount of GaN nominally deposited, there is a coexistence between elastic and plastic relaxation, with GaN islands being formed on a partially relaxed two-dimensional GaN layer thicker than two monolayers.

Exciton fine structures were observed in partially polarized optical reflectance and cathodoluminescence (CL) spectra of AlN epilayers grown by low-pressure metalorganic vapor phase epitaxy on (0001) Al2O3 substrates. A few free and four bound exciton lines were clearly resolved in the low-temperature CL spectra of the lowest threading dislocation density (∼1×108 cm−2) AlN film. From the energy difference between the ground-state and the first excited states, the hydrogenic A-exciton binding energy in the present compressively strained (Δa/a≈−1.68%) AlN was estimated to be approximately 51 meV.

The strain dependence of the free-exciton resonance energies in AlN epilayers is presented and the values are analyzed using an appropriate Hamiltonian assuming equibiaxial stress for the wurtzite crystal structure in order to obtain valence band parameters. Based on the results, we study the strain dependence of the valence band ordering, optical transition probability, and free-exciton binding energy. As a result of these calculations, the following strain-free values are obtained for the energy gap, averaged dielectric constants, and ordinary and extraordinary dielectric constants: Eg=6.095 eV at T=11 K, ϵ=7.87, ϵ⊥=7.33, and ϵ∥=8.45, respectively. A brief discussion of the valence band ordering in bulk AlxGa1−xN is also presented.

We report on the controlled growth by molecular beam epitaxy of 20-period Si-doped GaN∕AlN quantum dot (QD) superlattices, in order to tailor their intraband absorption within the 1.3–1.55μm telecommunication spectral range. The QD size can be tuned by modifying the amount of GaN in the QDs, the growth temperature, or the growth interruption time (Ostwald ripening). By adjusting the growth conditions, QDs with height (diameter) within the range of 1–1.5nm (10–40nm), and density between 1011 and 1012cm−2 can be synthesized, fully strained on the AlN pseudosubstrate. To populate the first electronic level, silicon can be incorporated into the QDs without significant perturbation of the QD morphology. All the samples exhibit strong p-polarized intraband absorption at room temperature. The broadening of the absorption peak remains below 150meV and can be as small as ∼80meV. This absorption line is attributed to transition from the s ground level of the QD to the first excited level along the growth axis, pz. ...

Al0.26Ga0.74N∕AlN∕GaN heterostructures with a 1nm-thick AlN interfacial layer were grown on epitaxial AlN/sapphire templates by metal-organic vapor phase epitaxy, and they exhibited excellent film qualities and very high electron mobilities, such as over 2100cm2∕Vs at room temperature and over 25 000cm2∕Vs at 15K with a two-dimensional electron-gas (2DEG) density of approximately 1×1013∕cm2. Cross-sectional transmission electron microscopy images revealed that the thin AlN layer with a thickness of 1nm is continuously grown between AlGaN and GaN layers with atomically abrupt and flat interfaces. The experimental and calculated results for 2DEG transport properties indicated that an AlN interfacial layer between AlGaN and GaN layers effectively suppresses alloy disorder scattering and that epitaxial AlN/sapphire templates largely contribute to the high electron mobility because they allow for the realization of a high-quality GaN channel with a low dislocation density and a smooth interface.
