Abstract

A simple thermal evaporation of ZnS and carbon on silicon wafer is used to synthesize the scales of aligned single-crystalline SiC nanowires (SiCNWs) arrays with very small diameter. Photoluminescence spectrum has confirmed the structure of SiCNWs and tube-like SiC architectures and the red shift in Raman scattering spectrum is contributed to the phonon confinement and strain variation effects.
