12. High Q Factor and High Power Density Ultraviolet Resonant-Cavity Light-Emitting Diodes

Abstract

In this work, we fabricated high-performance GaN-based ultraviolet resonant cavity light-emitting diodes (RCLEDs) with dual dielectric distributed Bragg reflectors (DBRs). The devices were configured a copper plate and AlN current confinement aperture, which improved thermal dissipation and increased the maximum output power density up to 84.03 W/cm2 at injected current density of ~36 kA/cm2. The emission wavelength of the devices is 376.7 nm and narrow cavity modes were observed with a linewidth of 0.24 nm, corresponding to a high quality factor (Q) of 1570.

19. Synthesis of quaternary ammonium lignin and its adsorption properties on AuCl4

Abstract

Quaternary ammonium lignin was synthesized from rice straw after phenolization, crosslinking and amination. Its adsorption properties for AuCl4- were investigated. The adsorbent was characterized by Fourier transform infrared spectroscopy (FT-IR), scanning electron microscope (SEM), thermogravimetric analysis and differential scanning calorimetry (TG-DSC). The effects of initial concentration of AuCl4-, concentration of hydrochloric acid and adsorption time on the effect of adsorption for AuCl4- were discussed. The results show that the quaternary ammonium lignin has excellent thermal stability and its surface is irregularly rough and porous. The maximum adsorption capacity is 3.27 mol·kg-1 when the concentration of hydrochloric acid is 0.5 mol·L-1, the initial concentration of AuCl4- is 6.0 mmol·L-1 and the adsorption time is 100 h. The equilibrium time of adsorption for AuCl4- is 360 min when the concentration of AuCl4- is 1 mmol·L-1, the concentration of hydrochloric acid is 0.5 mol·L-1. Moreover, AuCl4- was reduced to elemental gold by the phenolic hydroxyl group of the quaternary ammonium lignin through the analyses of XRD, SEM and FT-IR.

Abstract

For GaN-based vertical-cavity surface-emitting lasers (VCSELs), a suitable current confinement layer is essential for high-performance devices. The effect of different current confinement layers, including SiO2, AlN, and diamond, on the performance of GaN-based VCSELs was compared through simulation. The devices' heat dissipation and current confinement characteristics were analyzed based on the electro-opto-thermal model. Considering thermal management, the diamond was a better candidate under high injected current. Benefiting from the excellent heat dissipation, the device with diamond shows a significant improvement in output power and the thermal roll-over current. This work gives a superior option for the current confinement layer and can be helpful for future design and fabrication of high-power GaN-based VCSELs. [ABSTRACT FROM AUTHOR]

The potency of MMAD-IL-13 was examined in vitro and in vivo. For in vitro experiment, CCK-8 kit was used to determine the IC50 of MMAD-IL-3 in OC cell lines. For in vivo experiment, Cal-27 xenograft models were used to determine the antitumor effect of MMAD-IL-13. Apoptosis was measured in Cal-27 cells by Western blotting assay. Immunity response was detected in Cal-27 xenograft models 7 days after intratumoral injection with MMAD-IL-13. The potency of MMAD and MMAD-IL-13 was compared in Cal-27 peripheral blood mononuclear cells (PBMCs) models.Results: MMAD-IL-13 was successfully constructed; the harvested virus could be replicated and they overexpressed human IL-13 in Cal-27 cells. Compared with MMAD, MMAD-IL-13 showed enhanced antitumor effect in vitro by inducing apoptosis and reducing percentage of M2 macrophages in tumor environment in vivo. MMAD-IL-13 also showed potent antitumor effect in Cal-27, SCC-4, and Tca8113 cells in vitro and in Cal-27 xenograft models in vivo. However, MMAD-IL13 did not harm normal human oral epithelial cells in vitro and exhibited no effect on body weight in Cal-27 xenograft models. In Cal-27 PBMC models, MMAD-IL-13 showed stronger antitumor effect than MMAD.Conclusion: A new oncolytic adenovirus carrying the human IL-13 gene was constructed.
