We report on outstanding photo-responsivity, R > 103 A/W, fast response (~0.1 s), and broadband sensitivity ranging from the UV to the NIR in two terminal graphene/MoS2 photodetectors. Our devices are based on the deterministic transfer of MoS2 on top of directly grown graphene on sapphire, and their performance outperforms previous similar photodetectors using large-scale grown graphene. Here we devise a protocol for the direct growth of transparent (transmittance, Tr > 90%), highly conductive (sheet resistance, R□ < 1 kΩ) uniform and continuous graphene films on sapphire at 700 °C by using plasma-assisted chemical vapor deposition (CVD) with C2H2/H2 gas mixtures. Our study demonstrates the successful use of plasma-assisted low-temperature CVD techniques to directly grow graphene on insulators for optoelectronic applications. [ABSTRACT FROM AUTHOR]

SnSe has been recently reported as an attractive thermoelectric material, with an extraordinarily high, positive, Seebeck coefficient. Here, we describe the synthesis, structural, microscopic, and thermoelectric characterization of Sn1–xSbxSe intermetallic alloys prepared by a straightforward arc-melting technique. Sb-doped tin selenide was synthesized as strongly nanostructured polycrystalline pellets. Neutron diffraction studies reveal that Sb is placed at the Sn sublattice in the crystal structure, showing concentrations as high as 30%, and generates a significant number of Sn vacancies, while the increase of the interlayer distances favors the nanostructuration. The material is nanostructured both out-of-plane in nanometer-scale layers and in-plane by ∼5 nm undulations of these layers. This nanostructuring, along with an increased amount of Sn vacancies, accounts for a reduction of the thermal conductivity, which is highly desirable for thermoelectric materials. The phonon mean free path is estimated to be on the order of 2 nm from low temperature, thermal conductivity, and specific heat, in accordance with the nanostructuration observed by high-resolution transmission electron microscopy. The thermal conductivity of SnSe is characterized by three independent techniques to assure a room temperature value of Sn0.8Sb0.2Se of κ ∼ 0.6 W/m K. The freshly prepared Sb-doped compounds exhibit an abrupt change in the type of charge carriers, leading to large, negative Seebeck coefficients, although the arc-melt synthesized pellets remain too resistive for thermoelectric applications. Cold-pressed pellets evolve to be p-type at room temperature, but reproducibly turn n-type around 500 K, with increased electrical conductivity and maximum observed figure of merit, ZT ∼ 0.3 at 908 K. Strain engineering represents a pivotal approach to tailoring the optoelectronic properties of two-dimensional (2D) materials. However, typical bending experiments often encounter challenges, such as layer slippage and inefficient transfer of strain from the substrate to the 2D material, hindering the realization of their full potential. In our study, using molybdenum disulfide (MoS 2 ) as a model 2D material, we have demonstrated that layers obtained through gold-assisted exfoliation on flexible polycarbonate substrates can achieve high-efficient strain transfer while also mitigating slippage effects, owing to the strong interfacial interaction established between MoS 2 and gold. We employ differential reflectance and Raman spectroscopy for monitoring strain changes. We successfully applied uniaxial strains of up to 3% to trilayer MoS 2 , resulting in a notable energy shift of 168 meV. These values are comparable only to those obtained in encapsulated samples with organic polymers.

The field-effect control of the electrical and optical properties of two-dimensional (2D) van der Waals semiconductors (vdW) is one important aspect of this novel class of materials. Thanks to their reduced thickness and decreased screening, electric fields can easily penetrate in a 2D semiconductor and thus modulate their charge density and their properties. In literature, the field effect is routinely used to fabricate atomically thin field-effect transistors based on 2D semiconductors. Apart from the tuning of the electrical transport, it has been demonstrated that the field effect can also be used to modulate the excitonic optical emission of 2D transition metal dichalcogenides such as MoS 2 or WSe 2 . In this paper, we present some recent experiments on the field-effect control of the optical and excitonic properties of the monolayer WS 2 . Using the deterministic transfer of van der Waals materials, we fabricate planar single-layer WS 2 devices contacted by a gold electrode and partially sandwiched between two insulating hexagonal boron nitride (hBN) flakes. Thanks to the planar nature of the device, we can optically access both the hBN encapsulated and the unencapsulated WS 2 regions and compare the field-effect control of the exciton population in the two cases. We find that the encapsulation strongly increases the range of tunability of the optical emission of WS 2 , allowing us to tune the photoluminescence emission from excitons-dominated to trions-dominated. We also discuss how the full encapsulation of WS 2 with hBN helps reduce spurious hysteretic effects in the field-effect control of the optical properties, similar to what has been reported for 2D vdW field-effect transistors.

We developed inexpensive and disposable gas sensors with a low environmental footprint. This approach is based on a biodegradable substrate, paper, and features safe and nontoxic electronic materials. We show that abrasion-induced deposited WS 2 nanoplatelets on paper can be employed as a successful sensing layer to develop high-sensitivity and selective sensors, which operate even at room temperature. Its performance is investigated, at room temperature, against NO 2 exposure, finding that the electrical resistance of the device drops dramatically upon NO 2 adsorption, decreasing by ~42% (~31% half a year later) for 0.8 ppm concentration, and establishing a detection limit around~2 ppb (~3 ppb half a year later). The sensor is highly selective towards NO 2 gas with respect to the interferents NH 3 and CO, whose responses were only 1.8% (obtained for 30 ppm) and 1.5% (obtained for 8 ppm), respectively. Interestingly, an improved response of the developed sensor under humid conditions was observed (tested for 25% relative humidity at 23 °C). The high-performance, in conjunction with its small dimensions, low cost, operation at room temperature, and the possibility of using it as a portable system, makes this sensor a promising candidate for continuous monitoring of NO 2 on-site.

Among the hybrid organic-inorganic perovskites MAPbX 3 (MA: methyl-ammonium CH 3 -NH 3 + , X = halogen), the triiodide specimen (MAPbI 3 ) is still the material of choice for solar energy applications. Although it is able to absorb light above its 1.6 eV bandgap, its poor stability in humid air atmosphere has been a major drawback for its use in solar cells. However, we discovered that this perovskite can be prepared by ball milling in a straightforward way, yielding specimens with a superior stability. This fact allowed us to take atomic-resolution STEM images for the first time, with sufficient quality to unveil microscopic aspects of this material. We demonstrated full Iodine content, which might be related to the enhanced stability, in a more compact PbI 6 framework with reduced unit-cell volume. A structural investigation from neutron powder diffraction (NPD) data of an undeuterated specimen was essential to determine the configuration of the organic MA unit in the 100-298 K temperature range. A phase transition is identified, from the tetragonal structure observed at RT (space group I4/mcm) to an orthorhombic (space group Pnma) phase where the methyl-ammonium organic units are fully localized. Our NPD data reveal that the MA changes are gradual and start before reaching the phase transition. Optoelectronic measurements yield a photocurrent peak at an illumination wavelength of 820 nm, which is redshifted by 30 nm with respect to previously reported measurements on MAPbI 3 perovskites synthesized by crystallization from organic solvents.

We present microfabricated thermal actuators to engineer the biaxial strain in two-dimensional (2D) materials. These actuators are based on microheater circuits patterned onto the surface of a polymer with a high thermal expansion coefficient. By running current through the microheater one can vary the temperature of the polymer and induce a controlled biaxial expansion of its surface. This controlled biaxial expansion can be transduced to biaxial strain to 2D materials, placed onto the polymer surface, which in turn induces a shift of the optical spectrum. Our thermal strain actuators can reach a maximum biaxial strain of 0.64%, and they can be modulated at frequencies up to 8 Hz. The compact geometry of these actuators results in a negligible spatial drift of 0.03 μm/°C, which facilitates their integration in optical spectroscopy measurements. We illustrate the potential of this strain engineering platform to fabricate a strain-actuated optical modulator with single-layer MoS 2 .

We fabricated large-area atomically thin MoS 2 layers through the direct transformation of crystalline molybdenum trioxide (MoO 3 ) by sulfurization at relatively low temperatures. The obtained MoS 2 sheets are polycrystalline (~10-20 nm single-crystal domain size) with areas of up to 300 × 300 µm 2 , 2-4 layers in thickness and show a marked p-type behavior. The synthesized films are characterized by a combination of complementary techniques: Raman spectroscopy, X-ray diffraction, transmission electron microscopy and electronic transport measurements.

We present a mechanochemical procedure, with solvent-free, green-chemistry credentials, to grow all-inorganic CsPbBr 3 perovskite. The crystal structure of this perovskite and its correlations with the physicochemical properties have been studied. Synchrotron X-ray diffraction (SXRD) and neutron powder diffraction (NPD) allowed us to follow the crystallographic behavior from 4 to 773 K. Unreported features like the observed negative thermal expansion of the b unit-cell parameter stem from octahedral distortions in the 4-100 K temperature range. The mechanochemical synthesis was designed to reduce the impact energy during the milling process, leading to a defect-free, well-crystallized sample characterized by a minimum unit-cell volume and octahedral tilting angles in the low-temperature orthorhombic perovskite framework, defined in the Pbnm space group. The UV-vis diffuse reflectance spectrum shows a reduced band gap of 2.22(3) eV, and the photocurrent characterization in a photodetector reveals excellent properties with potential applications of this material in optoelectronic devices., Competing Interests: The authors declare no competing financial interest., (Copyright © 2020 American Chemical Society.)
