The finite-time synchronization of fractional-order multi-weighted complex networks (FMCNs) with uncertain parameters and external disturbances is studied. Firstly, based on fractional calculus characteristics and Lyapunov stability theory, quantized controllers are designed to guarantee that FMCNs can achieve synchronization in a limited time with and without coupling delay, respectively. Then, appropriate parameter update laws are obtained to identify the uncertain parameters in FMCNs. Finally, numerical simulation examples are given to validate the correctness of the theoretical results.

The performance enhancement of conventional Si MOSFETs through device scaling is becoming increasingly difficult. The application of high mobility channel materials is one of the most promising solutions to overcome the bottleneck. The Ge and GeSn channels attract a lot of interest as the alternative channel materials, not only because of the high carrier mobility but also the superior compatibility with typical Si CMOS technology. In this paper, the recent progress of high mobility Ge and GeSn MOSFETs has been investigated, providing feasible approaches to improve the performance of Ge and GeSn devices for future CMOS technologies.

This work reviews the state-of-the art multi-gate field-effect transistor (MuGFET) process technologies and compares the device performance and reliability characteristics of the MuGFETs with the planar Si CMOS devices. Owing to the 3D wrapped gate structure, MuGFETs can suppress the SCEs and improve the ON-current performance due to the volume inversion of the channel region. As the Si CMOS technology pioneers to sub-10 nm nodes, the process challenges in terms of lithography capability, process integration controversies, performance variability etc. were also discussed in this work. Due to the severe self-heating effect in the MuGFETs, the ballistic transport and reliability characteristics were investigated. Future alternatives for the current Si MuGFET technology were discussed at the end of the paper. More work needs to be done to realize novel high mobility channel MuGFETs with better performance and reliability.

By exploiting proximity coupling, we probe the spin state of the surface layers of CrI3, a van der Waals magnetic semiconductor, by measuring the induced magnetoresistance (MR) of Pt in Pt/CrI3 nano-devices. We fabricate the devices with clean and stable interfaces by placing freshly exfoliated CrI3 flake atop pre-patterned thin Pt strip and encapsulating the Pt/CrI3 heterostructure with hexagonal boron nitride (hBN) in a protected environment. In devices consisting of a wide range of CrI3 thicknesses (30 to 150 nm), we observe that an abrupt upward jump in Pt MR emerge at a 2 T magnetic field applied perpendicularly to the layers when the current density exceeds 2.5x10^10 A/m2, followed by a gradual decrease over a range of 5 T. These distinct MR features suggest a spin-flop transition which reveals strong antiferromagnetic interlayer coupling in the surface layers of CrI3. We study the current dependence by holding the Pt/CrI3 sample at approximately the same temperature to exclude the joule heating effect, and find that the MR jump increases with the current density, indicating a spin current origin. This spin current effect provides a new route to control spin configurations in insulating antiferromagnets, which is potentially useful for spintronic applications.

Objectives: To search the behavioral effect of Gallbladder-warming Decoction with Bupleurum and Scutellaria (GWBS) on anxiety and depression model rats and explore its mechanism. Methods: Twenty SD rats were randomly divided into four groups with 5 in each group: blank control group, model group, weastern medicine group and GWBS group. The unpredictable chronic emotional stress method was used to induce anxiety and depression of model rats. Rats in weastern medicine group were given diazepam at 0.26 mg/kg/d and the 5 rats in GWBS group were given GWBS at 11.5g/kg/d, otherwise, the other two groups were given the same volume of normal saline once a day. The experiment lasted for 10 days, during which the general state including body weight, hair color, activity level and so on were observed and the data were recorded. The results of sucrose consumption test and the light-dark box test were also recorded during the ten days. After the experiment, the changes of histological pathologic in the hippocampus were examined, and the γ-aminobutyric acid concentration of the rat hippocampus was detected using ELISA kit. Results: Pathological results indicated that GWBS improved pyramidal cells in hippocampus keeping the disordered arrangement. In comparison of the model group, the body weights of the weastern medicine group and the GWBS group apparently increased. Besides, the retention time of the light box was significantly prolonged and the concentrations of γ-aminobutyric acid in the hippocampus were significantly promoted in the two groups. The objective of this study was to adapt a novel near-infrared diffuse correlation spectroscopy (DCS) flow-oximeter for simultaneous and continuous monitoring of relative changes in cerebral blood flow (rCBF) and cerebral oxygenation (i.e. oxygenated/deoxygenated/total hemoglobin concentration: Δ[HbO2]/Δ[Hb]/ΔTHC) during overnight nocturnal polysomnography (NPSG) diagnostic test for obstructive sleep apnea-hypopnea (OSAH). A fiber-optic probe was fixed on subject's frontal head and connected to the DCS flow-oximeter through a custom-designed fiber-optic connector, which allowed us to easily connect/detach the optical probe from the device when the subject went to bathroom. To minimize the disturbance to the subject, the DCS flow-oximeter was remotely operated by a desktop located in the control room. The results showed that apneic events caused significant variations in rCBF and ΔTHC. Moreover, the degrees of variations in all measured cerebral variables were significantly correlated with the severity of OSAH as determined by the apnea-hypopnea index (AHI), demonstrating the OSAH influence on both CBF and cerebral oxygenation. Large variations in arterial blood oxygen saturation (SaO2) were also found during OSAH. Since frequent variations/disturbances in cerebral hemodynamics may adversely impact brain function, future study will investigate the correlations between these cerebral variations and functional impairments for better understanding of OSAH pathophysiology.

Thermal conductivity is an important material parameter of silicon when studying the performance and reliability of devices or for guiding circuit design when considering heat dissipation, especially when the self-heating effect becomes prominent in ultra-scaled MOSFETs. The cross-plane thermal conductivity of a thin silicon film is lacking due to the difficulty in sensing high thermal conductivity in the vertical direction. In this paper, a feasible method that utilizes an ultra-fast electrical pulse within 20 μ s combined with the hot strip technique is adopted. To the best of our knowledge, this is the first work that shows how to extract the cross-plane thermal conductivity of sub-50 nm (30 nm, 17 nm, and 10 nm) silicon films on buried oxide. The ratio of the extracted cross-plane thermal conductivity of the silicon films over the bulk value is only about 6.9%, 4.3%, and 3.8% at 300 K, respectively. As the thickness of the films is smaller than the phonon mean free path, the classical heat transport theory fails to predict the heat dissipation in nanoscale transistors. Thus, in this study, a ballistic model, derived from the heat transport equation based on extended-irreversible-hydrodynamics (EIT), is used for further investigation, and the simulation results exhibit good consistence with the experimental data. The extracted effective thermal data could provide a good reference for precise device simulations and thermoelectric applications.

Dish-Stirling concentrated solar power system (DS-CSP) is an important pathway for converting solar energy into electricity at high efficiency. In this study, a rated power 38 kW DS-CSP system was developed (installed in Xiangtan Electric Manufacturing Group). The heat engine adopted the alpha-type four cylinders double-acting Stirling engine (Stirling Biopower Flexgen S260). The absorber flux distribution simulation was conducted using ray tracing method and then the 204 m2 parabolic dish concentrator system (diameter is 17.70 m and focal length is 9.49 m) with single concentrator plus single pillar supporting has been designed and built. A water-cooled disc target and an absorber imitation device were adopted to test the tracking performance of the dish concentrator system, homogeneity of the focal spot and flux distribution of the absorber. Finally, the S260 Stirling engine was installed on the focal position of the dish concentrator and then the net output power date of the 38 kW DS-CSP system was tested. The absorber overheating problem on the DS-CSP system performance was discussed when the DS-CSP system was installed in different locations. The testing result shows that this system achieved the net output power of 38 kW and solar-to-electricity efficiency (SEE) of 25.3% with the direct normal irradiation (DNI) at 750 W/m2. The net output power can further increase to 40.5 kW with the SEE of 26.6% when the DNI reaches up to the maximum of 761 W/m2. The net output power of the 38 kW DS-CSP system has a linear function relationship with the DNI. The fitting function is Net power output=0.1003×DNI－36.129, where DNI is at the range of 460~761 W/m2. This function could be used to predict the amount of the 38 kW DS-CSP system annual generation power.

Rotational bands in neutron-rich 98Sr nucleus have been investigated by measuring high-fold prompt γ-ray coincidence events of the spontaneous fission of 252Cf with the Gammasphere detector array. A deformed K = 3 band built on the 1838 keV level has been confirmed and extended. Another deformed K = 6 band based on the 2535 keV level has been established. Both the bands originate most probably from the ν9/2[404]⊗ν3/2[411] two-quasiparticle configuration with Ω = |Ω1−Ω2| and Ω = |Ω1+Ω2|, respectively. Based on the delay-coincidence measurements, the half-lives for the K = 3 and K = 6 band head levels have been obtained to be 13±3 ns and 4.5±1.0 ns, respectively.
