In a laser diode (LD) system with optical injection, the effects of gain saturation of the LD on the orbital instability of the system are analyzed numerically. For the optical injection LD system without signal application, it is shown that the effect of optical injection is suppressed in the system with gain saturation and small optical injection, and that a higher amount of optical injection is necessary to obtain similar dynamics. Next, in the optical injection LD system with a pseudo-random signal applied to the LD drive current, it is confirmed that when the dynamics are a periodic window between chaotic and chaotic regions, chaotic dynamics are actualized as the standard deviation of the applied signal becomes larger. Furthermore, it is suggested that this phenomenon can be explained by linear stability analysis, and it is shown by introducing randomly varying tentative gain coefficients that gain fluctuations that lead to an expansion of the chaotic region. Hence, the results of this study provide research on the effects of gain saturation on chaotic oscillation in LDs with pseudo-random signals applied and contribute to the generation of more complex chaotic signals, chaotic secure communication, and random number generation. To improve the accuracy of signal recognition in delay-based optical reservoir computing (RC) systems, this paper proposes the use of nonlinear algorithms at the output layer to replace traditional linear algorithms for training and testing datasets and apply them to the identification of frequency-modulated continuous wave (FMCW) LiDAR signals. This marks the inaugural use of the system for the identification of FMCW LiDAR signals. We elaborate on the fundamental principles of a delay-based optical RC system using an optical-injected distributed feedback laser (DFB) laser and discriminate four FMCW LiDAR signals through this setup. In the output layer, three distinct training algorithms—namely linear regression, support vector machine (SVM), and random forest—were employed to train the optical reservoir. Upon analyzing the experimental results, it was found that regardless of the size of the dataset, the recognition accuracy of the two nonlinear training algorithms was superior to that of the linear regression algorithm. Among the two nonlinear algorithms, the Random Forest algorithm had a higher recognition accuracy than SVM when the sample size was relatively small. [ABSTRACT FROM AUTHOR]

Mobile visible light communication (VLC) is key for integrating lighting and communication applications in the 6G era, yet there exists a notable gap in experimental research on mobile VLC. In this study, we introduce a mobile VLC system and investigate the impact of mobility speed on communication performance. Leveraging a laser-based light transmitter with a wide coverage, we enable a light fidelity (LiFi) system with a mobile receiving end. The system is capable of supporting distances from 1 m to 4 m without a lens and could maintain a transmission rate of 500 Mbps. The transmission is stable at distances of 1 m and 2 m, but an increase in distance and speed introduces interference to the system, leading to a rise in the Bit Error Rate (BER). The mobile VLC experimental system provides a viable solution to the issue of mobile access in the integration of lighting and communication applications, establishing a solid practical foundation for future research. The study of extreme events (EEs) in photonics has expanded significantly due to straightforward implementation conditions. EEs have not been discussed systematically, to the best of our knowledge, in the chaotic dynamics of a Fabry–Perot laser with optical feedback, so we address this in the current contribution. Herein, we not only find EEs in all modes but also divide the EEs in total output into two categories for further discussion. The two types of EEs have similar statistical features to conventional rogue waves. The occurrence probability of EEs undergoes a saturation effect as the feedback strength increases. Additionally, we analyze the influence of feedback strength, feedback delay, and pump current on the probability of EEs defined by two criteria of EEs and find similar trends. Improving the output power and efficiency of broad-area diode lasers is a prerequisite for the further development of fiber lasers, solid-state laser industries, and direct semiconductor laser applications. At present, the large amount of Joule heat generated by large drive currents and limited wall-plug efficiency presents the largest challenge for improving these lasers. In this paper, a multi-junction cascade laser with low Joule heat generation is demonstrated, showing large power and conversion efficiency. We fabricated devices with different junction numbers and compared their output power. We present double-junction lasers emitting at ~915 nm with an emitter width of 500 μm, delivering 132.5 W continuous wave output power at 70 A, which is the highest power reported so far for any single-emitter laser. In this study, a scheme for generating tunable microwave frequency combs (MFCs) based on optical mutual injection is proposed and experimentally investigated. The scheme is based on the optical injection of lasers to generate MFCs, and constitutes a feedback loop by using dual-laser mutual injection to obtain MFCs with a large continuous bandwidth and tunable comb spacing. The experimental setup analyzes the effects of injected optical power, modulation frequency and amplitude, and wavelength detuning on the generated MFC signals. The experimental results indicate that when the single-frequency electrical signal is set to 2 GHz, flat MFCs with amplitude variations within 10 dB can be obtained by optimizing the injected power and the frequency detuning between the two semiconductor lasers. Furthermore, the comb spacing of the MFCs can be made tunable by varying the modulation frequency and selecting the matched operating parameters to adapt to different application scenarios. This study aimed to determine the effect of photobiomodulation therapy induced by semiconductor laser irradiation on human dental pulp stem cell (hDPSC) proliferation and their differentiation into odontoblast-like cells (OLCs). The effects of various semiconductor laser irradiation conditions on hDPSCs were examined. Three groups were evaluated: a single laser irradiation at 6 h post-seeding, multiple laser irradiations up to four times every 4 days after the first dose, and a control with no laser irradiation. The cells were irradiated at 10, 30, and 150 mW using a semiconductor laser. The effect of laser irradiation on hDPSC differentiation into OLCs was also determined. Four groups were evaluated, including co-culture using basic medium and dentin discs, simple culture using OLC differentiation-inducing medium, co-culture using OLC differentiation-inducing medium and dentin discs, and control culture with basic medium. The expression of the nestin, ALP, DSPP, and DMP-1 genes was measured using real-time PCR. The multiple irradiation group irradiated at 30 mW exhibited significantly more cell proliferation than the control. The expression of nestin associated with differentiation into OLCs during each culture period tended to be lower, whereas DSPP and ALP expression was higher compared with that of the control. Near-field bending of a laser diode bar (i.e., the SMILE effect) degrades the laser beam brightness, adversely affecting optical coupling and beam shaping. Previous reports mainly focused on the two-dimensional near-field bending of a laser diode bar. However, the near-field bending of a laser diode bar not only occurs in the laser bar growth direction, but also in the beam propagation direction. The present article proposes the three-dimensional near-field bending of a laser diode array, which is commonly known as the three-dimensional spatial SMILE effect. Through theoretical and simulated investigations, it has been found that a laser bar array not only deforms in the fast axis direction to cause the traditional two-dimensional SMILE effect but also experiences an additional deformation of approximately 2 μm in the laser emission direction simultaneously. Due to the SMILE effect in the beam propagation direction, not all emitters are aligned in a straight line, and some emitters experience defocusing during collimation. Consequently, there is an increase in the residual divergence angle and beam width, resulting in a degradation of the laser bar array's beam quality. According to the theoretical calculations, ZEMAX simulations, and experimental results, for a FAC (fast axis collimation) with a focal length of 300 μm, the divergence angle of single emitter after collimating in the fast axis increases from 4.95 mrad to 6.46 mrad when the offsetting of the working distance between the incident beam waist and FAC lens increases from 0 μm to 2 μm. In this research, we demonstrate a wavelength-stable continuous wave (CW) distributed feedback (DFB) quantum cascade laser (QCL) emitting at 7.2 μm using a surface metal grating approach without epitaxial regrowth. The deep metal grating provides an appropriate DFB coupling coefficient and enhanced thermal extraction, resulting in improved lasing performance and the realization of impressive wavelength stability. Quantitatively, the temperature tuning coefficient of the single-mode emission is only 0.54 nm/°C from 20 °C to 70 °C, and the current tuning coefficient of the single-mode emission is 3.2 nm/A from 1.0 A to 1.6 A. A DFB-QCL with a 2 mm cavity length exhibits a low threshold current of 0.6 A and a power of 1.1 W with a slope efficiency of 1 W/A in the CW mode at 300 K. A single-mode operation with a side mode suppression ratio of 33 dB and a single-lobed far-field without beam steering is obtained in the working temperature range of 20–70 °C The improved wavelength stability using a deep surface metal grating approach promises simplified fabrication, which is meaningful for the commercial applications of QCLs. The aim of this study was to investigate the effect of laser irradiation to computer-aided design/computer-aided fabrication (CAD/CAM) resin blocks coated with a silane coupling agent on the bond strength between resin blocks and composite resin. The CAD/CAM resin blocks used in this study were Cerasmart 300 (GC) and Vita Enamic (Vita); they were cut into plates and then subjected to a series of treatments. After processing with a silane coupling agent, treatment with a semiconductor laser was performed at 3.0, 5.0, and 7.0 W, followed by bonding procedures. The control group included those exposed to silane and bonded without laser application. After bonding, a mold with a simulated cavity was formed on the specimen and filled with flowable composite resin, and they were stored for 24 h or stressed by thermal cycling for subsequent testing that assessed the shear bond strength (n = 10). The results revealed that the bond strength was significantly enhanced by laser irradiation after applying a silane coupling agent (p < 0.03), whereas significant increase was not detected between the materials (p > 0.05). Particularly, 7 W laser irradiation had a significant increase on the bond strength between the composite resin and Cerasmart block after thermal cycling (p = 0.009). Antimicrobial photodynamic therapy (aPDT) used to sterilize carious dentin may irritate pulp tissues because of tissue-penetrating laser and singlet oxygen generation. This study aimed to assess the effects of aPDT on rat pulp tissues. A cavity formed in a rat maxillary first molar was treated with aPDT. The combined photosensitizer and laser irradiation conditions in the aPDT groups were as follows: methylene blue and 100 mW for 60 s, brilliant blue (BB) and 100 mW for 60 s, BB and 50 mW for 120 s, and BB and 200 mW for 30 s. Each cavity was treated with an all-in-one adhesive and filled with flowable resin. aPDT was not applied for the control. In each group, the rats were sacrificed on postoperative days 1 and 14, and thin sections of the treated teeth were prepared. Pulp tissue disorganization (PTD), inflammatory cell infiltration (ICI), and tertiary dentin formation (TDF) were evaluated. At 1-day evaluation, there were significant differences between the aPDT group and controls with respect to PTD and ICI (p < 0.01); 14 days later, almost all specimens showed tertiary dentin formation. Weak interactions of temporal cavity solitons resulting from gain saturation and recovery in a delay differential model of a long cavity semiconductor laser were studied numerically and analytically using an asymptotic approach. This paper shows that in addition to the usual soliton repulsion leading to a harmonic mode-locking regime, soliton attraction is also possible in a laser with a nonzero linewidth enhancement factor. We report an experimental study of the effect of the temperature of the VCSEL on the probability of excitation of a linearly polarized mode when gain-switching the device. We consider different modulation frequencies and amplitudes. We show that the probability of excitation of a linearly polarized mode significantly changes with the value of the temperature of the device. We also show that for low values of the temperature the probability of excitation saturates to a constant value as the amplitude of the modulation increases. This extends our previous results obtained at larger temperatures for which that saturation was not observed. We identify situations in which the distributions of the linearly polarized signals at a sampling time are approximately uniform. We propose a scheme for key-space-enhanced chaos secure communication using semiconductor lasers with spectrum-programmable optoelectronic feedback. This feedback consists of multiple parallel optoelectronic feedback loops composed of bandpass filters and radio-frequency amplifiers. The centre frequencies of the filters and gain coefficients of the amplifiers increase the key space. We use 12 parallel filtered feedback loops to analyse the effects of parameter mismatch on the synchronization quality. The simulation result indicates that the key space reaches approximately 2100 at a data rate of 10 Gbit/s, and it can be further enhanced by increasing the number of feedback loops. High-power, broad-area, semiconductor lasers are attractive sources for material processing, aerospace, and laser pumping. The design of the active region is crucial to achieve the required high power and electro-optical conversion efficiency, since the temperature significantly affects the performance of the quantum well, including the internal quantum efficiency and mode gain. In this work, the temperature effects on the active region of a 808 nm high-power semiconductor laser were investigated theoretically and experimentally. The simulations were performed with a Quasi-3D model, which involved complete steady-state semiconductor and carrier confinement efficiency combined with a new mathematical method. The critical aluminum content of the quantum barrier was proposed and the relationship between temperature and various loss sources was disclosed in the temperature range of 213 to 333 K, which provides a reliable reference for the design of epitaxial structures of high-power semiconductor lasers in different operating conditions. Subsequently, the optimized epitaxial structure was determined and used to fabricate standard laser bar chips with a cavity length of 2 mm. The experimental electro-optical conversion efficiency of 71% was demonstrated with a slope efficiency of 1.34 W/A and an injection current of 600 A at the heatsink temperature of 223 K. A record high electro-optical conversion efficiency of 73.5% was reached at the injection current of 400 A, while the carrier confinement efficiency was as high as 98%. [ABSTRACT FROM AUTHOR]

To solve the problem in which the output power and wavelength of semiconductor lasers in fiber optic sensing systems are easily affected by the drive current and temperature, a high-precision current drive and temperature control system was developed in this study. The embedded system was used to provide a stable drive current for the semiconductor laser through closed-loop negative feedback control; moreover, some measures, such as linear slow-start, current-limiting protection, and electrostatic protection, were adopted to ensure the stability and safety of the laser's operation. A mathematical model of the temperature control system was constructed using mechanism analysis, and model identification was completed using the M sequence and differential evolution (DE) algorithms. Finally, the control rules of the fuzzy proportional integral differentiation (PID) algorithm were optimized through system simulation to make it more suitable for the temperature control system designed in this research, and the accurate control of the working temperature of the semiconductor laser was realized. Experimental results showed that the system could achieve a linearly adjustable drive current in the range of 0–100 mA, with an output current accuracy of 0.01 mA and a temperature control accuracy of up to 0.005 °C. We demonstrate a narrow-linewidth, high side-mode suppression ratio (SMSR) semiconductor laser based on the external optical feedback injection locking technology of a femtosecond-apodized (Fs-apodized) fiber Bragg grating (FBG). A single frequency output is achieved by coupling and integrating a wide-gain quantum dot (QD) gain chip with a Fs-apodized FBG in a 1-μm band. We propose this low-cost and high-integration scheme for the preparation of a series of single-frequency seed sources in this wavelength range by characterizing the performance of 1030 nm and 1080 nm lasers. The lasers have a maximum SMSR of 66.3 dB and maximum output power of 134.6 mW. Additionally, the lasers have minimum Lorentzian linewidths that are measured to be 260.5 kHz; however, a minimum integral linewidth less than 180.4 kHz is observed by testing and analyzing the power spectra of the frequency noise values of the lasers. One of the great challenges in complex and chaotic dynamics is to reveal the details of its underlying determinism. This can be manifest in the form of temporal correlations or structured patterns in the dynamics of a measurable variable. These temporal dynamical structures are sometimes a consequence of hidden global symmetries. Here, we identify the temporal (approximate) symmetries of a semiconductor laser with external optical feedback, based on which we define the Temporal And Reversible DYnamical Symmetry (TARDYS) quantifiers to evaluate the relevance of specific temporal correlations in a time series. We show that these symmetries are also present in other complex dynamical systems, letting us extrapolate one system's symmetries to characterize and distinguish chaotic regimes in other dynamical systems. These symmetries, natural of the dynamics of the laser with feedback, can also be used as indicators in forecasting regular-to-chaos transitions in mathematical iterative maps. We envision that this can be a useful tool in experimental data, as it can extract key features of the deterministic laws that govern the dynamics of a system despite the lack of knowledge of those specific quantitative descriptions. The gain-switching properties of an InAs-InP (113)B quantum dot laser based on multi-population rate equations are examined theoretically in detail to generate shorter pulses with the application of a Gaussian pulse beam to the laser excited state. The numerical results demonstrated that as the homogeneous and the inhomogeneous broadening increase, the differential gain, the gain compression factor, and the threshold current of the excited state decrease while the threshold current of the ground state increases. It was also observed that the contribution of the excited state to gain-switched output pulses depend on not only the value of the inhomogeneous broadening but also the magnitude of the applied current. Additionally, it was found that without an optical beam, the output pulse has a long pulse width due to ground state emissions and the change in the parameters strongly affecting the output. However, under the optical beam, narrow pulses around 26 ps have high peak power owing to the excited state emission generated even at low currents and also the change in the laser parameters having a negligible effect. Finally, the gain-switching characteristics with and without a Gaussian pulse beam are shown to be similar for liner-gain and nonlinear-gain cases except that higher peak power and narrower output pulses are obtained for the linear-gain case. In this paper, the transmission mechanism of the spike information embedded in the low frequency fluctuation (LFF) dynamic in a cascaded laser system is numerically demonstrated. In the cascaded laser system, the LFF waveform is first generated by a drive laser with optical feedback and is then injected into a response laser. The range of crucial system parameters that can make the response laser generate the LFF dynamic is studied, and the effect of parameter mismatch on the transmission of LFF dynamics is explored through a method of symbolic time-series analysis and the index, such as the spike rate and the cross-correlation coefficient. The results show that the mismatch of the pump current has a more significant influence on the transmission of LFF waveforms than that of the internal physical parameter of the laser, such as the linewidth enhancement factor. Moreover, increasing the injection strength can enhance the robustness of LFF transmission. As spikes of the LFF dynamic generated by lasers with optical feedback is similar to the spike of neurons, the results of this paper can help understanding the information transporting and processing inside the photonic neurons. Selective area epitaxy (SAE) using metal–organic chemical vapor deposition (MOCVD) is a crucial fabrication technique for lasers and photonic integrated circuits (PICs). A low-cost, reproducible, and simple process for the mass production of semiconductor lasers with specific structures was realized by means of SAE. This paper presents a review of the applications of SAE in semiconductor lasers. Growth rate enhancement and composition variation, which are two unique characteristics of SAE, are attributed to a mask. The design of the mask geometry enables the engineering of a bandgap to achieve lasing wavelength tuning. SAE allows for the reproducible and economical fabrication of buried heterojunction lasers, quantum dot lasers, and heteroepitaxial III–V compound lasers on Si. Moreover, it enables the fabrication of compact photonic integrated devices, including electro-absorption modulated lasers and multi-wavelength array lasers. Results show that SAE is an economical and reproducible method to fabricate lasers with desired structures. The goals for SAE applications in the future are to improve the performance of lasers and PICs, including reducing the defects of the grown material introduced by the SAE mask and achieving precise control of the thickness and composition. Aiming at the application of laser active imaging detection technology, this paper studied the beam homogenization system of a semiconductor laser based on a homogenizing pipe. Firstly, the principle of the homogenizing pipe was introduced. Secondly, the homogenization effect, which was influenced by several geometric parameters (aperture size, length, and taper) of the homogenizing pipe using the optical design software, was simulated for the fiber-coupled semiconductor laser. Finally, according to the simulated results, a laser illumination system composed of a fiber-coupled semiconductor laser, a homogenizing pipe, and an aspheric lens was designed, which can obtain a rectangular uniform light spot in a long distance. The effectiveness of the illumination system was verified by simulation and experiment, respectively. Simulation results suggested that the uniformity of the spot at a distance of 20 m was 85.6%, while divergence angle was 10 mrad. The uniformity of the spot at a distance of 120 m was 91.5%, while divergence angle was 10 mrad. Experimental results showed that the uniformity of the spot at a distance of 20 m was 87.7%, while divergence angle was 13 mrad. The uniformity of the spot at a distance of 120 m was 93.3%, while divergence angle was 15 mrad. The laser illumination system designed in this paper was simple and easy to assemble, and has strong practicability. Controller design and signal processing for the control of air-vehicles have gained extreme importance while interacting with humans to form a brain–computer interface. This is because fewer commands need to be mapped into multiple controls. For our anticipated biomedical sensor for breath analysis, it is mandatory to provide medication to the patients on an urgent basis. To address this increasingly tense situation in terms of emergencies, we plan to design an unmanned vehicle that can aid spontaneously to monitor the person's health, and help the physician spontaneously during the rescue mission. Simultaneously, that must be done in such a computationally efficient algorithm that the minimum amount of energy resources are consumed. For this purpose, we resort to an unmanned logistic air-vehicle which flies from the medical centre to the affected person. After obtaining restricted permission from the regional administration, numerous challenges are identified for this design. The device is able to lift a weight of 2 kg successfully which is required for most emergency medications, while choosing the smallest distance to the destination with the GPS. By recording the movement of the vehicle in numerous directions, the results deviate to a maximum of 2% from theoretical investigations. In this way, our biomedical sensor provides critical information to the physician, who is able to provide medication to the patient urgently. On account of reasonable supply of medicines to the destination in terms of weight and time, this experimentation has been rendered satisfactory by the relevant physicians in the vicinity. A delay-laser-based reservoir computer (RC) usually has its processing speed limited by the transient response of laser dynamics. Here, we study a simple all-optical approach to enhancing the processing speed by introducing optical injection to the reservoir layer of conventional RC that consists of a semiconductor laser with a delay loop. Using optical injection, the laser's transient response effectively accelerates due to the speeded carrier-photon resonance. In the chaotic time-series prediction task, the proposed RC achieves good performance in a flexible range of injection detuning frequency under sufficient injection rate. Using proper injection parameters, the prediction error is significantly reduced and stabilized when using high processing speed. For achieving a prediction error below 0.006, the optical injection enhances the processing speed by an order of magnitude of about 5 GSample/s. The trend of data center transceivers is to increase bandwidth while simultaneously decreasing their size, power consumption, and cost. While data center links have previously relied on vertical-cavity surface-emitting lasers (VCSELs) or in-plane lasers using coarse wavelength division multiplexing (WDM) to encode data, recently, dense WDM (DWDM) has moved to the forefront for next-generation links. Several approaches exist as light sources for DWDM links; DFB arrays, nonlinear microcombs, and semiconductor mode-locked lasers (MLLs). This paper focuses on quantum dot MLLs (QDMLLs), which currently offer the best efficiency, simplicity, and size. More and more applications require semiconductor lasers distinguished not only by large modulation bandwidths or high output powers, but also by small spectral linewidths. The theoretical understanding of the root causes limiting the linewidth is therefore of great practical relevance. In this paper, we derive a general expression for the calculation of the spectral linewidth step by step in a self-contained manner. We build on the linewidth theory developed in the 1980s and 1990s but look from a modern perspective, in the sense that we choose as our starting points the time-dependent coupled-wave equations for the forward and backward propagating fields and an expansion of the fields in terms of the stationary longitudinal modes of the open cavity. As a result, we obtain rather general expressions for the longitudinal excess factor of spontaneous emission (K-factor) and the effective α -factor including the effects of nonlinear gain (gain compression) and refractive index (Kerr effect), gain dispersion, and longitudinal spatial hole burning in multi-section cavity structures. The effect of linewidth narrowing due to feedback from an external cavity often described by the so-called chirp reduction factor is also automatically included. We propose a new analytical formula for the dependence of the spontaneous emission on the carrier density avoiding the use of the population inversion factor. The transition lines of Mg, K, Fe, Ni, and other atoms lie near 770 nm, therefore, this spectral region is important for helioseismology, solar atmospheric studies, the pumping of atomic clocks, and laser gyroscopes. However, there is little research on distributed-feedback (DFB) semiconductor lasing at 770 nm. In addition, the traditional DFB semiconductor laser requires secondary epitaxy or precision grating preparation technologies. In this study, we demonstrate an easily manufactured, gain-coupled DFB semiconductor laser emitting at 770 nm. Only micrometer scale periodic current injection windows were used, instead of nanoscale grating fabrication or secondary epitaxy. The periodically injected current assures the device maintains single longitudinal mode working in the unetched Fabry–Perot cavity under gain coupled mechanism. The maximum continuous-wave output power reached was 116.3 mW at 20 °C, the maximum side-mode-suppression ratio (SMSR) was 33.25 dB, and the 3 dB linewidth was 1.78 pm. [ABSTRACT FROM AUTHOR]

The influence of the front facet reflectivity on the spectral linewidth of high power DFB (distributed feedback) diode lasers emitting at 780 nm has been investigated theoretically and experimentally. Characterization of lasers at various front facet reflections showed substantial reduction of the linewidth. This behavior is in reasonable agreement with simulation results. A minimum linewidth of 8 kHz was achieved at an output power of 85 mW with the laser featuring a front facet reflectivity of 30%. Langevin noise leads to inhibition of the temporal synchronization of the pulse oscillations from a gain-switched multimode semiconductor laser, resulting in the power reduction in optical beat detection. In this paper, the degree of the temporal synchronization of the pulse oscillations was examined by numerically estimating the output energy in THz time-domain spectroscopy (THz-TDS) using multimode semiconductor laser rate equations that include Langevin noise. The degree was estimated to be 95.5% from the ratio of the averaged THz-TDS output energy for the case where Langevin noise was included to that for when Langevin noise was excluded. Therefore, a gain-switched multimode semiconductor laser can be regarded as equivalent to optical pulses oscillating simultaneously in all modes in actual applications including optical beat detection. We report on the development of an all-interferometric optomechatronic sensor for the detection of multi-degrees-of-freedom displacements of a remote target. The prototype system exploits the self-mixing technique and consists only of a laser head, equipped with six laser sources, and a suitably designed reflective target. The feasibility of the system was validated experimentally for both single or multi-degrees-of-freedom measurements, thus demonstrating a simple and inexpensive alternative to costly and bulky existing systems. In this study, a novel distance sensing method is presented by using a semiconductor laser (SL) with optical feedback (OF) and operating the SL at a switching status happened between two nonlinear dynamic states (stable state and period-one state). In this case, without the need for any electronic or optical modulation devices, the laser intensity can be modulated in a square wave form due to the switching via utilizing the inherent SL dynamics. The periodicity in the switching enables us to develop a new approach for long-distance sensing compared to other SL with OF-based distance measurement systems and lift the relevant restrictions that existed in the systems. Moreover, the impact of system controllable parameters on the duty cycle of the square wave signals generated was investigated on how to maintain the proposed system robustly operating at the switching status. Electrical interconnects are becoming a bottleneck in the way towards meeting future performance requirements of integrated circuits. Moore's law, which observes the doubling of the number of transistors in integrated circuits every couple of years, can no longer be maintained due to reaching a physical barrier for scaling down the transistor's size lower than 5 nm. Heading towards multi-core and many-core chips, to mitigate such a barrier and maintain Moore's law in the future, is the solution being pursued today. However, such distributed nature requires a large interconnect network that is found to consume more than 80% of the microprocessor power. Optical interconnects represent one of the viable future alternatives that can resolve many of the challenges faced by electrical interconnects. However, reaching a maturity level in optical interconnects that would allow for the transition from electrical to optical interconnects for intra-chip and inter-chip communication is still facing several challenges. A review study is required to compare the recent developments in the optical interconnects with the performance requirements needed to reach the required maturity level for the transition to happen. This review paper dissects the optical interconnect system into its components and explains the foundational concepts behind the various passive and active components along with the performance metrics. The performance of different types of on-chip lasers, grating and edge couplers, modulators, and photodetectors are compared. The potential of a slot waveguide is investigated as a new foundation since it allows for guiding and confining light into low index regions of a few tens of nanometers in cross-section. Additionally, it can be tuned to optimize transmissions over 90° bends. Hence, high-density opto-electronic integrated circuits with optical interconnects reaching the dimensions of their electrical counterparts are becoming a possibility. Successful root canal treatment depends on the adequate elimination of pathogenic bacteria. This study evaluated the effectiveness of a novel 445-nm semiconductor laser in reducing bacteria after chemomechanical root canal treatment. Microbiological specimens from 57 patients were collected after emergency endodontic treatment, in the following sequence: 1, removal of the temporary filling material; 2, chemomechanical treatment; 3, rinsing with sodium hypochlorite (3%) along with one of three adjuvant protocols (n = 19 in each group). The adjuvant procedures were: (a) sodium hypochlorite rinsing alone (3%); (b) laser irradiation; (c) combined sodium hypochlorite rinsing and laser irradiation. The diode laser was set to 0.59 W in continuous-wave mode (CW) for 4 × 10 s. After the flooding of the root canal with saline, specimens were collected using paper points and analyzed microbiologically. Statistically significant reductions in the bacterial load were observed in all three groups (p < 0.05): 80.5% with sodium hypochlorite rinsing alone and 58.2% with laser therapy. Both results were lower than with the combination of sodium hypochlorite rinsing and 445-nm laser irradiation, at 92.7% (p < 0.05). Additional disinfection of the root canal can thus be achieved with 445-nm laser irradiation after conventional chemical disinfection with sodium hypochlorite solution. [ABSTRACT FROM AUTHOR]

A novel approach to monitoring the laser injection-locking (IL) state is proposed and verified using the side-mode suppression ratio (SMSR). In a photonics experiment for laser IL, an optical spectrum analyzer with the conventional criterion of a 35-dB SMSR is conventionally used to detect the locking state of a Fabry–Pérot (FP) laser with multiple longitudinal modes to an external master laser with one longitudinal mode. Since the 35-dB criterion is not always a sufficient locking condition, we propose a microwave-photonic technique to determine the stable-locking regime based on the observation of the radio-frequency (RF) components. A novel approach to monitoring the generated additional spectral components uses the well-known delayed-self-homodyne technique and the RF spectrum analyzer. For the novel generation of additional longitudinal groups on each FP laser's resonator mode in the optical spectrum and consequently the overlapping RF components in the RF spectrum, an additional external resonator with low reflectivity was connected to the slave FP laser. The novel monitoring approach was experimentally verified by connecting a 1-m-long external cavity with 0.5% reflectivity and observing the optical IL phenomenon of a 1550-nm FP semiconductor laser. We propose an equivalent electrical circuit model to evaluate the direct modulation performance of optically injection-locked (OIL) semiconductor lasers. We modeled the equivalent circuit of the OIL laser based on alternating complex envelope representations, simulated it using the Simulation Program with Integrated Circuit Emphasis (SPICE), and analyzed the frequency response of the OIL laser. Although the frequency response of the OIL laser is better than that of a free-running laser, its 3-dB modulation performance is degraded by the relaxation oscillation that occurs during direct modulation of the semiconductor laser. To overcome this limitation and maintain the maximum modulation performance within the entire locking range, we also designed an electrical filter to preprocess the electrical modulation signal and compensate for the non-flat modulation output of the OIL laser. The damping ratio of the directly modulated OIL laser increased by 0.101 (280%) and its settling time decreased by >0.037 (44%) when the electrical compensation circuit was added, exhibiting a flat 3-dB modulation bandwidth of 28.79 GHz. The statistics of the optical phase of the light emitted by a semiconductor laser diode when subject to periodic modulation of the applied bias current are theoretically analyzed. Numerical simulations of the stochastic rate equations describing the previous system are performed to describe the temporal dependence of the phase statistics. These simulations are performed by considering two cases corresponding to random and deterministic initial conditions. In contrast to the Gaussian character of the phase that has been assumed in previous works, we show that the phase is not distributed as a Gaussian during the initial stages of evolution. We characterize the time it takes the phase to become Gaussian by calculating the dynamical evolution of the kurtosis coefficient of the phase. We show that, under the typical gain-switching with square-wave modulation used for quantum random number generation, quantity is in the ns time scale; that corresponds to the time it takes the system to lose the memory of the distribution of the initial conditions. We compare the standard deviation of the phase obtained with random and deterministic initial conditions to show that their differences become more important as the modulation speed is increased. In this paper, a deep learning (DL)-based predictive analysis is proposed to analyze the security of a non-deterministic random number generator (NRNG) using white chaos. In particular, the temporal pattern attention (TPA)-based DL model is employed to learn and analyze the data from both stages of the NRNG: the output data of a chaotic external-cavity semiconductor laser (ECL) and the final output data of the NRNG. For the ECL stage, the results show that the model successfully detects inherent correlations caused by the time-delay signature. After optical heterodyning of two chaotic ECLs and minimal post-processing are introduced, the model detects no patterns among corresponding data. It demonstrates that the NRNG has the strong resistance against the predictive model. Prior to these works, the powerful predictive capability of the model is investigated and demonstrated by applying it to a random number generator (RNG) using linear congruential algorithm. We review the history, development, design principles, experimental operating characteristics, and specialized architectures of interband cascade lasers for the mid-wave infrared spectral region. We discuss the present understanding of the mechanisms limiting the ICL performance and provide a perspective on the potential for future improvements. Such device properties as the threshold current and power densities, continuous-wave output power, and wall-plug efficiency are compared with those of the quantum cascade laser. Newer device classes such as ICL frequency combs, interband cascade vertical-cavity surface-emitting lasers, interband cascade LEDs, interband cascade detectors, and integrated ICLs are reviewed for the first time. With the advent of integrated photonics, a crucial role is played by semiconductor diode lasers (SDLs) as coherent light sources. Old paradigms of semiconductor laser dynamics, like optical injection, external feedback and the coupling of lasers, regained relevance when SDLs were integrated on photonic chips. We numerically studied the chaotic dynamics of a laser diode (LD) system with optical injection, where a chaotic signal, which is generated by an LD with optical feedback, is applied to the drive current of the master LD. To quantify the orbital instability of the slave LD, the Lyapunov exponent was calculated as a function of the optical injection ratio between the master and slave LDs and the optical feedback ratio of the applied signal. We found that the Lyapunov exponent was increased and the orbital instability was enhanced by applying a chaotic signal when the inherent system without the applied signal was in a "window". Next, we investigated the orbital instability of the slave LD in terms of statistical and dynamical quantities of the applied chaotic signal. The maximal value of the Lyapunov exponent for a certain range of the injection ratio was calculated and we showed that a chaotic pulsation is suitable for enhancing the orbital instability of the LD system. We then investigated chaos synchronization between the LDs. It is concluded that the orbital instability of an LD with optical injection can be enhanced by applying chaotic pulsation without chaos synchronization. [ABSTRACT FROM AUTHOR]

An InAs/InGaAs quantum dot laser with a heterostructure epitaxially grown on a silicon substrate was used to fabricate injection microdisk lasers of different diameters (15–31 µm). A post-growth process includes photolithography and deep dry etching. No surface protection/passivation is applied. The microlasers are capable of operating heatsink-free in a continuous-wave regime at room and elevated temperatures. A record-low threshold current density of 0.36 kA/cm2 was achieved in 31 µm diameter microdisks operating uncooled. In microlasers with a diameter of 15 µm, the minimum threshold current density was found to be 0.68 kA/cm2. Thermal resistance of microdisk lasers monolithically grown on silicon agrees well with that of microdisks on GaAs substrates. The ageing test performed for microdisk lasers on silicon during 1000 h at a constant current revealed that the output power dropped by only ~9%. A preliminary estimate of the lifetime for quantum-dot (QD) microlasers on silicon (defined by a double drop of the power) is 83,000 h. Quantum dot microdisk lasers made of a heterostructure grown on GaAs were transferred onto a silicon wafer using indium bonding. Microlasers have a joint electrical contact over a residual n+ GaAs substrate, whereas their individual addressing is achieved by placing them down on a p-contact to separate contact pads. These microdisks hybridly integrated to silicon laser at room temperature in a continuous-wave mode. No effect of non-native substrate on device characteristics was found. [ABSTRACT FROM AUTHOR]

Hybrid integrated semiconductor laser sources offering extremely narrow spectral linewidth, as well as compatibility for embedding into integrated photonic circuits, are of high importance for a wide range of applications. We present an overview on our recently developed hybrid-integrated diode lasers with feedback from low-loss silicon nitride (Si 3 N 4 in SiO 2 ) circuits, to provide sub-100-Hz-level intrinsic linewidths, up to 120 nm spectral coverage around a 1.55 μ m wavelength, and an output power above 100 mW. We show dual-wavelength operation, dual-gain operation, laser frequency comb generation, and present work towards realizing a visible-light hybrid integrated diode laser. [ABSTRACT FROM AUTHOR]

This paper reviews experimental investigations of the route to chaos of a semiconductor laser subjected to optical feedback from a distant reflector. When the laser is biased close to threshold, as the feedback strength is increased, an alternation between stable continuous wave (CW) behavior and irregular, chaotic fluctuations, involving numerous external-cavity modes, is observed. CW operation occurs on an external-cavity mode whose optical frequency is significantly lower than that of the solitary laser. The scenario is significantly different for larger currents as the feedback level is increased. At low feedback, the laser displays periodic or quasiperiodic behavior, mostly around external-cavity modes whose frequency is slightly larger than that of the solitary laser. As the feedback level increases, the RF and optical frequencies involved progressively lock until complete locking is achieved in a mixed external-cavity mode state. In this regime, the optical intensity and voltage oscillate at a frequency that is also equal to the optical frequency spacing between the modes participating in the dynamics. Background: The study aimed to clinically estimate an influence of a 635 nm diode laser on the stability of orthodontic mini-implants, to assess mini-implants loss, and to evaluate a pain level after the treatment. Materials and Methods: The randomized clinical split-mouth trial included 20 subjects (13 women and 7 men; age: 32.5 ± 6.1 years), 40 implants (RMO, West Colfax Ave., Denver, CO, USA) with a diameter 1.4 mm and length of 10 mm. Mini-implants were placed in the area of the attached gingiva between the second premolar and first molar teeth, 2 mm below the mucogingival junction of both sides of the maxilla. Each implant on the right side (G1, n = 20) of the maxilla was irradiated with a diode laser, and the implants on the opposite side (left, G2, n = 20) were a control group (without laser irradiation). The 635-nm laser parameters; dose: 10 J per point (20 J/cm2), time: 100 s per point, two points (irradiation on a buccal, and a palatal side of the alveolus/implant), the total energy per session 20 J. Laser application protocol: immediately and 3, 6, 9, 12, 15, and 30 days after surgery. The total energy after all therapeutic sessions was 140 J. The implants' stability was measured employing a Periotest device (Periotest Test Value—PTV) immediately and 3, 6, 9, 12, 15, 30, and 60 days after the insertion of the mini-implants. Results: We found significantly higher secondary stability, lower mean PTV (6.18 ± 5.30) and (1.51 ± 2.25), for self-drilling mini-implants (G1, test group) in contrast to the control, G2 group (9.17 ± 8.25) and (5.00 ± 3.24), after 30 (p = 0.0003) and 60 days (p = 0.0000). Moreover, the analysis of the mini-implants stability after 635-nm diode laser application revealed significant higher stability in comparison with none irradiated implants (G2 group) after 3 days. (p = 0.0000) There was no significant difference in pain level measured on the NRS-11 scale on both sides of the maxilla. (p = 0.3665) An important finding was that all inserted mini-implants survived during a two-month observation period. Reservoir computing has rekindled neuromorphic computing in photonics. One of the simplest technological implementations of reservoir computing consists of a semiconductor laser with delayed optical feedback. In this delay-based scheme, virtual nodes are distributed in time with a certain node distance and form a time-multiplexed network. The information processing performance of a semiconductor laser-based reservoir computing (RC) system is usually analysed by way of testing the laser-based reservoir computer on specific benchmark tasks. In this work, we will illustrate the optimal performance of the system on a chaotic time-series prediction benchmark. However, the goal is to analyse the reservoir's performance in a task-independent way. This is done by calculating the computational capacity, a measure for the total number of independent calculations that the system can handle. We focus on the dependence of the computational capacity on the specifics of the masking procedure. We find that the computational capacity depends strongly on the virtual node distance with an optimal node spacing of 30 ps. In addition, we show that the computational capacity can be further increased by allowing for a well chosen mismatch between delay and input data sample time. [ABSTRACT FROM AUTHOR]

We report on the numerical analysis of intensity dynamics of a pair of mutually coupled, single-mode semiconductor lasers that are operated in a configuration that leads to features reminiscent of parity–time symmetry. Starting from the rate equations for the intracavity electric fields of the two lasers and the rate equations for carrier inversions, we show how these equations reduce to a simple 2 × 2 effective Hamiltonian that is identical to that of a typical parity–time (PT)-symmetric dimer. After establishing that a pair of coupled semiconductor lasers could be PT-symmetric, we solve the full set of rate equations and show that despite complicating factors like gain saturation and nonlinearities, the rate equation model predicts intensity dynamics that are akin to those in a PT-symmetric system. The article describes some of the advantages of using semiconductor lasers to realize a PT-symmetric system and concludes with some possible directions for future work on this system. Photonic-crystal surface-emitting lasers (PCSELs) have attracted considerable attention as a novel semiconductor laser that surpasses traditional semiconductor lasers. In this review article, we review the current progress of PCSELs, including the demonstration of large-area coherent oscillation, the control of beam patterns, the demonstration of beam steering, and the realization of watt-class and high-beam-quality operation. Furthermore, we show very recent progress in the exploration of high brightness of more than 300 MW cm−2 sr−1, obtained with a high output power of about 10 W while maintaining a high beam quality M2 ~ 2. The PCSELs with such high performances are expected to be applied to a variety of fields, such as laser-based material processing, optical sensing (light-detection and ranging (LiDAR)), and lighting, as they retain the benefits of compact and high-efficiency semiconductor lasers. THz communications systems at carrier frequencies above 200 GHz are the key to enable next-generation mobile communication networks with 100 Gbit/s wireless data rates. One of the key questions is, which carrier frequency generation technique will be the most suitable. This is currently addressed by two separate approaches, electronics-based and photonics-based. We present in this paper a truly microwave photonic approach that benefits from the main key features of each, bandwidth, tunability, stability and fiber compatibility from photonics and power handling capability from the electronics. It is based on a Photonic Local Oscillator (PLO), generating a 100 GHz frequency, fed into an electronic frequency multiplier. A high speed uni-travelling carrier photodiode (UTC-PD) provides the 100 GHz PLO for Schottky tripler diodes, generating 300 GHz signal. To feed the UTC-PD, we present a photonic integrated mode locked laser source. According to the simulations and measurements, the developed transmitter can produce a maximum of 12 μW of THz power at 280 GHz. [ABSTRACT FROM AUTHOR]

Optical injection locking has been demonstrated as an effective filter for optical communications. These optical filters have advantages over conventional passive filters, as they can be used on active material, allowing them to be monolithically integrated onto an optical circuit. We present an experimental and theoretical study of the optical suppression in injection locked Fabry–Pérot and slotted Fabry–Pérot lasers. We consider both single frequency and optical comb injection. Our model is then used to demonstrate that improving the Q factor of devices increases the suppression obtained when injecting optical combs. We show that increasing the Q factor while fixing the device pump rate relative to threshold causes the locking range of these demultiplexers to asymptotically approach a constant value.
