In this study, a novel metal-dielectric film mode filter structure that can flexibly regulate the transverse mode inside vertical-cavity surface-emitting lasers (VCSELs) is proposed. The number, volume, and stability of transverse modes inside the VCSEL can be adjusted according to three key parameters—the oxide aperture, the metal aperture, and the distance between the oxide aperture and the metal aperture—to form a flexible window, and a new parameter is defined to describe the mode identification. This study provides a complete simulation theory basis and calculation method, which is of great significance for the optical mode control in VCSELs.

Blue lasers are integral to a variety of applications, including marine communication, underwater resource exploration, cold laser processing, laser medicine, and beyond. Vertical external cavity surface-emitting lasers (VECSELs) have the advantages of high output power and tunable wavelength, and can output blue laser via frequency doubling. In this article, a new type of intracavity beam control external-cavity structure is introduced. The laser beam waist is effectively adjusted by intracavity beam control, and the frequency conversion efficiency is improved. A laser cavity stability analysis model was developed to investigate the impact of laser cavity lens parameters and relative positions on stability. The external resonant cavity of VECSELs utilizes two optical lenses to position the beam waist near the laser output coupling mirror and locates the frequency doubling crystal at a high optical power density position to optimize frequency conversion efficiency. The VECSEL straight external-cavity structure achieves a frequency conversion efficiency of up to 60.2% at 488 nm, yielding a blue laser output exceeding 1.3 W. The full width at half maximum of the 488 nm spectrum measures approximately 0.23 nm. This intracavity beam-controlled direct external-cavity structure effectively mitigates laser mode leakage and shows potential for the development of an efficient and compact blue laser source.

Dual-wavelength output devices have a wide range of applications in mid-infrared band difference frequency generation, anti-interference lidar, dual-wavelength holographic interferometry, and other applications. Vertical external cavity surface-emitting lasers (VECSELs) are a type of semiconductor laser that can achieve single-chip dual-wavelength output by designing the chip structure. In this paper, we present a single-chip VECSEL that can switch between dual-wavelength and single-wavelength output modes. The VECSEL can simultaneously emit coaxial laser beams at 967 nm and 1013 nm, with a wavelength spacing of about 45 nm. The degree of mismatch between the gain peaks of the two quantum wells in the gain chip and the corresponding cavity modes is different. By adjusting the pump power, the temperature of the active region can be changed, which alters the matching relationship between the gain peaks and the cavity modes and controls the output mode of the VECSEL. The dual-wavelength output mode maintains a stable wavelength spacing at different operating temperatures. The laser output mode can be switched between single-wavelength and dual-wavelength, and the beam divergence angle is less than 8°. The dual-wavelength output power can exceed 400 mW, and the long-wavelength output power can reach up to 700 mW.

Wireless charging systems are critical for safely and efficiently recharging mobile electronic devices. Current wireless charging technologies involving inductive coupling, magnetic resonance coupling, and microwave transmission are bulky, require complicated systems, expose users to harmful radiation, and have very short energy transmission distances. Herein, we report on a long-distance optical power transmission system by optimizing the external cavity structure of semiconductor lasers for laser charging applications. An ultra-long stable oscillating laser cavity with a transmission distance of 10 m is designed. The optimal laser cavity design is determined by simulating the structural parameters for stable operation, and an improved laser cavity that produces an output of 2.589 W at a transmission distance of 150 cm is fabricated. The peak power attenuation when the transmission distance increases from 50 to 150 cm is only approximately 6.4%, which proves that this wireless power transfer scheme based on a vertical external cavity surface-emitting laser can be used to realize ultra-long-distance power transmission. The proposed wireless energy transmission scheme based on a VECSEL laser is the first of its kind to report a 1.5 m transmission distance output power that exceeds 2.5 W. Compared with other wireless energy transmission technologies, this simple, compact, and safe long-distance wireless laser energy transmission system is more suitable for indoor charging applications.

InGaAs quantum well (QW) lasers have attracted significant attention owing to their considerable potential for applications in optical communications; however, the relationship between the misorientation of the substrates used to grow InGaAs QWs and the structural and optical properties of QWs is still ambiguous. In this study, In-rich InGaAs/GaAsP single QWs were grown in the same run via metal organic chemical vapor deposition on GaAs (001) substrates misoriented by 0°, 2°, and 15° toward (111). The effects of substrate misorientation on the crystal quality and structural properties of InGaAs/GaAsP were investigated by X-ray diffraction and Raman spectroscopy. The 0° substrate exhibited the least lattice relaxation, and with increasing misorientation, the degree of lattice relaxation increased. The optical properties of the InGaAs/GaAsP QWs were investigated using temperature-dependent photoluminescence. An abnormal S-shaped variation of the peak energy and inverse evolution of the spectral bandwidth were observed at low temperatures for the 2° substrate, caused by the localization potentials due to the In-rich clusters. Surface morphology observations revealed that the growth mode varied with different miscuts. Based on the experimental results obtained in this study, a mechanism elucidating the effect of substrate miscuts on the structural and optical properties of QWs was proposed and verified.

In this paper, a widely tunable external cavity diode laser (ECDL) with an ultra-high side mode suppression ratio (SMSR) was fabricated. Three configurations were constructed to investigate the relationship between the grating features and the SMSR. When a 1200 grooves/mm grating with a first order diffraction efficiency of 91% is utilized in the external-cavity laser system, a maximum SMSR of 65 dB can be achieved. In addition, the tunable range reaches 209.9 nm. The results show that the laser performance can be improved by proper high grating groove number and first-order diffraction efficiency.

An aluminum gallium indium arsenic (AlGaInAs) material system is indispensable as the active layer of diode lasers emitting at 1310 or 1550 nm, which are used in optical fiber communications. However, the course of the high-temperature instability of a quantum well structure, which is closely related to the diffusion of indium atoms, is still not clear due to the system’s complexity. The diffusion process of indium atoms was simulated by thermal treatment, and the changes in the optical and structural properties of an AlGaInAs quantum well are investigated in this paper. Compressive strained Al0.07Ga0.22In0.71As quantum wells were treated at 170 °C with different heat durations. A significant decrement of photoluminescence decay time was observed on the quantum well of a sample that was annealed after 4 h. The microscopic cathodoluminescent (CL) spectra of these quantum wells were measured by scanning electron microscope-cathodoluminescence (SEM-CL). The thermal treatment effect on quantum wells was characterized via CL emission peak wavelength and energy density distribution, which were obtained by spatially resolved cathodoluminescence. The defect area was clearly observed in the Al0.07Ga0.22In0.71As quantum wells layer after thermal treatment. CL emissions from the defect core have higher emission energy than those from the defect-free regions. The defect core distribution, which was associated with indium segregation gradient distribution, showed asymmetric character.
