A central endeavour in bioelectronics is the development of logic elements to transduce and process ionic to electronic signals. Motivated by this challenge, we report fully monolithic, nanoscale logic elements featuring n- and p-type nanowires as electronic channels that are proton-gated by electron-beam patterned Nafion. We demonstrate inverter circuits with state-of-the-art ion-to-electron transduction performance giving DC gain exceeding 5 and frequency response up to 2 kHz. A key innovation facilitating the logic integration is a new electron-beam process for patterning Nafion with linewidths down to 125 nm. This process delivers feature sizes compatible with low voltage, fast switching elements. This expands the scope for Nafion as a versatile patternable high-proton-conductivity element for bioelectronics and other applications requiring nanoengineered protonic membranes and electrodes.

Molecular motor gliding motility assays based on myosin/actin or kinesin/microtubules are of interest for nanotechnology applications ranging from cargo-trafficking in lab-on-a-chip devices to novel biocomputation strategies. Prototype systems are typically monitored by expensive and bulky fluorescence microscopy systems and the development of integrated, direct electric detection of single filaments would strongly benefit applications and scale-up. We present estimates for the viability of such a detector by calculating the electrostatic potential change generated at a carbon nanotube transistor by a motile actin filament or microtubule under realistic gliding assay conditions. We combine this with detection limits based on previous state-of-the-art experiments using carbon nanotube transistors to detect catalysis by a bound lysozyme molecule and melting of a bound short-strand DNA molecule. Our results show that detection should be possible for both actin and microtubules using existing low ionic strength buffers given good device design, e.g., by raising the transistor slightly above the guiding channel floor. We perform studies as a function of buffer ionic strength, height of the transistor above the guiding channel floor, presence/absence of the casein surface passivation layer for microtubule assays and the linear charge density of the actin filaments/microtubules. We show that detection of microtubules is a more likely prospect given their smaller height of travel above the surface, higher negative charge density and the casein passivation, and may possibly be achieved with the nanoscale transistor sitting directly on the guiding channel floor., Comment: Submitted to New Journal of Physics

We introduce a fabrication method for gate-all-around nanowire field-effect transistors. Single nanowires were aligned perpendicular to underlying bottom gates using a resist-trench alignment technique. Top gates were then defined aligned to the bottom gates to form gate-all-around structures. This approach overcomes significant limitations in minimal obtainable gate length and gate-length control in previous horizontal wrap-gated nanowire transistors that arise because the gate is defined by wet etching. In the method presented here gate-length control is limited by the resolution of the electron-beam-lithography process. We demonstrate the versatility of our approach by fabricating a device with an independent bottom gate, top gate, and gate-all-around structure as well as a device with three independent gate-all-around structures with 300 nm, 200 nm, and 150 nm gate length. We report the development of nanowire field-effect transistors featuring an ultra-thin parylene film as a polymer gate insulator. The room temperature, gas-phase deposition of parylene is an attractive alternative to oxide insulators prepared at high temperatures using atomic layer deposition. We discuss our custom-built parylene deposition system, which is designed for reliable and controlled deposition of <100 nm thick parylene films on III-V nanowires standing vertically on a growth substrate or horizontally on a device substrate. The former case gives conformally-coated nanowires, which we used to produce functional $\Omega$-gate and gate-all-around structures. These give sub-threshold swings as low as 140 mV/dec and on/off ratios exceeding $10^3$ at room temperature. For the gate-all-around structure, we developed a novel fabrication strategy that overcomes some of the limitations with previous lateral wrap-gate nanowire transistors. Finally, we show that parylene can be deposited over chemically-treated nanowire surfaces; a feature generally not possible with oxides produced by atomic layer deposition due to the surface `self-cleaning' effect. Our results highlight the potential for parylene as an alternative ultra-thin insulator in nanoscale electronic devices more broadly, with potential applications extending into nanobioelectronics due to parylene's well-established biocompatible properties.

We report an electron-beam based method for the nanoscale patterning of the poly(ethylene oxide)/LiClO$_{4}$ polymer electrolyte. We use the patterned polymer electrolyte as a high capacitance gate dielectric in single nanowire transistors and obtain subthreshold swings comparable to conventional metal/oxide wrap-gated nanowire transistors. Patterning eliminates gate/contact overlap which reduces parasitic effects and enables multiple, independently controllable gates. The method's simplicity broadens the scope for using polymer electrolyte gating in studies of nanowires and other nanoscale devices., Comment: 20 pages, 4 figures. Triethylsilylethynyl anthradithiophene (TESADT) holds considerable promise for organic transistor applications due to the high electrical mobilities attained by post-deposition crystallization using solvent vapour annealing. We have studied thermal annealing as an alternative route to post-deposition crystallization of TESADT films. Thermal annealing initially appears promising, producing mm-sized crystal domains, but poor electrical performance is obtained, which we attribute to a combination of crack formation and potentially also structural transition during the anneal process. We also find that illumination has a significant positive effect on crystallization, possibly due to an optically-induced enhancement in molecular mobility during annealing. This suggests further studies of how solvent exposure, heat, substrate surface properties and particularly light exposure influence the ordering kinetics of TESADT are warranted., Comment: In press for Journal of Organic Semiconductors

We have studied the efficacy of (NH4)2Sx surface passivation on the (311)A GaAs surface. We report XPS studies of simultaneously-grown (311)A and (100) heterostructures showing that the (NH4)2Sx solution removes surface oxide and sulfidizes both surfaces. Passivation is often characterized using photoluminescence measurements, we show that while (NH4)2Sx treatment gives a 40 - 60 x increase in photoluminescence intensity for the (100) surface, an increase of only 2 - 3 x is obtained for the (311)A surface. A corresponding lack of reproducible improvement in the gate hysteresis of (311)A heterostructure transistor devices made with the passivation treatment performed immediately prior to gate deposition is also found. We discuss possible reasons why sulfur passivation is ineffective for (311)A GaAs, and propose alternative strategies for passivation of this surface.

Gate instability/hysteresis in modulation-doped p-type AlGaAs/GaAs heterostructures impedes the development of nanoscale hole devices, which are of interest for topics from quantum computing to novel spin physics. We present an extended study conducted using custom-grown, matched modulation-doped n-type and p-type heterostructures, with/without insulated gates, aimed at understanding the origin of the hysteresis. We show the hysteresis is not due to the inherent `leakiness' of gates on p-type heterostructures, as commonly believed. Instead, hysteresis arises from a combination of GaAs surface-state trapping and charge migration in the doping layer. Our results provide insights into the physics of Si acceptors in AlGaAs/GaAs heterostructures, including widely-debated acceptor complexes such as Si-X. We propose methods for mitigating the gate hysteresis, including poisoning the modulation-doping layer with deep-trapping centers (e.g., by co-doping with transition metal species), and replacing the Schottky gates with degenerately-doped semiconductor gates to screen the conducting channel from GaAs surface-states., Comment: 15 pages, 11 figures; Accepted for Physical Review B

This paper discusses the calculation of the masses of planets, as a means to construct reliable tables for their positions. Emphasis is placed on the four inner planets and the moon, with additional consideration given to the history of the masses of Jupiter and Saturn. A smooth curve can be drawn with the logarithm of the masses of the earth, Venus, Mars, and the moon, but the point for Mercury lies substantially off the curve. An investigation of the material content, surface examination, and planet radius for the planets leads to a reexamination of the history of the value for the mass of Mercury.

The theory of the Poynting-Robertson effect is used to study the motion of meteors relative to a parent comet describing an undisturbed elliptical orbit. It is shown that any emitted particle proceeds to move retrogressively away from the comet to a certain maximum angular distance (as seen from the sun) depending on its sigma-s value, and then undergoes relative motion in the opposite forward direction. The time taken to reach this greatest elongation behind the comet is the same for all particles, and after twice this time the particles will have returned to zero angular displacement relative to the comet. For comet Encke the time for the elongation to return to zero is about 6600 y; for Halley it is about 200,000 y; for Temple-Tuttle (1965 IV) it is just over 100,000 y.

The properties of cometary dust-swarms in almost parabolic long-period orbits are examined. The effect of passage of the solar system through interstellar gas clouds is shown to be capable of affecting substantially the angular momentum of a comet about the sun, thus accounting for the existence of comets with high values of perihelion distance. The same process would enable cometary particles to adsorb interstellar gases and regenerate their gas content.

The procedures adopted as theory for a shell of comets are shown to be invalid. Any plot of numbers of long-period comets against 1/a will automatically exhibit a peak at small values of this parameter, and cannot be inverted to demonstrate a high volume-density of aphelia in space. The positions of actual aphelion-points show no sign of any concentration at any range. Further, the aphelion-distance undergoes large almost random changes owing to planetary perturbations at each return, and present values can yield no indication of original positions. A recent attempt to save the shell-theory by making use solely of comets with large perihelion-distance is shown to rest on exactly the same errors as have done all the earlier presentations. The plain conclusions emerge that the shell-theory is devoid of any support by facts, and that the alleged shell of comets is non-existent.

The discussion of tidal friction in the earth-moon system given in successive editions of 'The Earth' by Jeffreys is shown to contain a serious dynamical error. When the treatment is corrected, it shows that the moment of inertia of the earth must be changing. The apparent secular accelerations of the moon and sun require a diminishing moment of inertia, and the rate is in agreement with the phase-change hypothesis for the nature of the core.

Serious errors contained in Jeffreys' (1952, 1959, 1970, 1976) discussion of tidal friction in the earth-moon system are identified and their consequences are discussed. A direct solution of the dynamical tidal equations for the couple from the earth acting upon the moon and the couple from the earth acting upon the sun, which were left unsolved by Jeffreys, is found to be incompatible with observations and the predictions of linear or quadratic friction theory, due to his failure to take into account the possible change of the moment of inertia of the earth with time in the derivation of the dynamical equations. Consideration of this factor leads to the conclusion that the earth must be contracting at a rate of 14.7 x 10 to the -11th/year, which can be accounted for only by the Ramsey theory, in which the terrestrial core is considered as a phase change rather than a change in chemical composition. Implications of this value for the rates of changes in day length and lunar distance are also indicated.

The mathematical theory of the nutation of Mars is derived by classical rigid-body dynamics. The effect of nutation is to produce a 26-m maximum horizontal amplitude oscillation (at the surface of Mars) with a period of half a Martian year. This effect should be detectable in the Viking-Lander data.

Ramsey's (1948, 1949, 1950, 1954) arguments for the phase-change interpretation of the nature of the terrestrial core are summarized. Some of the successes of the phase-change theory in accounting for hitherto unexplained properties of earth's interior are discussed. Evidence in favor of the phase-change theory is reviewed, and calculations are examined which indicate that the liquid-core material is far more compressible at any relevant pressure than is the mantle material. Implications of the phase-change theory for Venus, Mars, Mercury, and the moon are considered.

A recent value found by Nordtvedt and Will (1972) for the rate of increase of the moment of inertia of earth resulting from a decreasing G is shown to be based on conflicting physical assumptions. The corrected result for this restricted problem yields a rate of change almost twice as large. However, in a realistic treatment, additional purely geophysical causes must also be taken into account, and these imply a decreasing moment of inertia on a scale much outweighing the increase that would occur for any acceptable value of the derivative of G. This accords with the intrinsic acceleration of angular velocity established from ancient-eclipse data.

On the assumption of a constant value for the gravitational constant G, the lunar and solar tidal couples and the rate of change of angular velocity of the earth are recalculated on the basis of the improved values for the apparent accelerations of the moon and sun arrived at by Muller and Stephenson (1977). These new values are then used to derive general dynamical equations with a changing moment of inertia and changing G connecting the apparent accelerations to the lunar and solar couples. The effect of a changing G is considered, and a value of (dG/dt)/G = -3 times 10 to the -11th power per yr can be reconciled only weakly with the improved accelerations, especially for the case of linear friction. For quadratic friction the situation is more favorable. The new accelerations, however, are best reconciled with a nonchanging G, and certainly cannot be reconciled with a value of (dG/dt)/G = -6 times 10 to the -11th power per yr.

The meaning of the term 'cometary nucleus' is discussed, taking into account observations of comets with different characteristics. It is pointed out that for some comets, there may be no nucleus to be seen at any time, while in others as the comet brightens or undergoes changes, a nucleus may develop to be seen for a time or even intermittently, while occasionally more than one nucleus may be seen to be present. On the basis of a study of observational reports it emerges that no more than about 30 per cent of comets exhibit anything resembling a starlike nucleus.

It has been concluded that the theoretical ratio of the apparent secular accelerations of the moon and the sun implied by tidal theory is far higher than the ratio of observed values. This paper shows that the discrepancy can be entirely removed within the range of uncertainty of the various quantities involved if terms making allowance for a secularly decreasing terrestrial moment of inertia are included in the dynamical equations for the apparent secular accelerations. Such a decrease has already been predicted on the basis of the phase-change hypothesis for the nature of earth's core. The development of this hypothesis is reviewed, the modified dynamical equations are derived, and values of tidal couples implied by existing observational data are examined. The numerically determined rate of decrease of earth's moment of inertia is found to be in close agreement with that predicted by the phase-change hypothesis. The results indicate that a diminishing gravitational constant is unlikely, that the moon would have been in close proximity to earth only 1 billion years ago, and that earth's rotation period at that time would have been about 5 hr.

A modification of the Robertson (1937) equations of particle motion in the presence of solar radiation is developed which allows for partial reflection of sunlight as a result of rapid and varying particle rotations caused by interaction with the solar wind. The coefficients and forces in earlier forms of the equations are compared with those in the present equations, and secular rates of change of particle orbital elements are determined. Orbital dimensions are calculated in terms of time, probable sizes and densities of meteoric and cometary particles are estimated, and times of infall to the sun are computed for a particle moving in an almost circular orbit and a particle moving in an elliptical orbit of high eccentricity. Changes in orbital elements are also determined for particles from a long-period sun-grazing comet. The results show that the time of infall to the sun from a highly eccentric orbit is substantially shorter than from a circular orbit with a radius equal to the mean distance in the eccentric orbit. The possibility is considered that the free orbital kinetic energy of particles drawn into the sun may be the energy source for the solar corona.

The implication of actual cometary observations for the physical nature of comets is briefly reviewed, bringing out the complete conflict with observation of the ice-dust solid nucleus model put forward in recent years as representing the fundamental structure of comets. That under increasing solar heat the nucleus develops an expanding atmosphere is inconsistent with the well-established phenomenon that the coma contracts with decreasing distance from the sun. Several comets remaining always beyond Mars have nevertheless been strongly active and produced fine tails. That some comets show at times a star-like point of light is readily explicable on the dust-cloud structure and by no means establishes that a solid nucleus exists. With the nucleus-area corresponding not to a small solid mass but to an optical phenomenon, there would be no reason to expect that it would describe a precise dynamical orbit. On the hypothesis of a nucleus, it is necessary to postulate further some internal jet-propulsion mechanism to account for the orbital deviations.

The Bondi-Hoyle theory of line-accretion is briefly reviewed, and it is shown that there are an infinity of steady-state solutions satisfying the requirements originally imposed as boundary conditions. Questions are raised as to the applicability of these solutions to physical reality. The existence of an entirely different type of steady-state solution that implies slow velocity in the accretion stream beyond the neutral point is demonstrated. Accurate numerical values of this solution are obtained for a number of cases. The braking action given by this solution, for any selected cut-off distance, is far stronger than in the Bondi-Hoyle solution. Consideration of the physical state in the accretion stream shows that for this slow solution the appropriate cutoff range would be only of the order of 100 AU rather than of interstellar-distance order.

The prime problem of a comet mission must be to settle whether the cometary nucleus has an actual tangible material existence, or whether it arises from some optical effect present only at times within comets. The absence of any large particles in a comet seems to be demonstrated by certain meteor showers. A feature that would seem to indicate that a comet consists primarily of a swarm of particles is that the coma in general contracts as the comet approaches the sun, roughly in proportion within the distance, and then expands again as it recedes.

Effects that will bring the whole of the dust component of the nebula into the form of an extremely thin disk in the equatorial plane of the system are pointed out, and the final thickness of the dust-disk is investigated. Aspects of the gravitational development of the dust-disk are discussed together with the range of gravitational influence of a planet, the rate of mass increase of a planet, questions of the multiple formation of planets, the angular momentum of planets formed, the angular momentum of a planet growing from the dust disk, the rate of addition of energy to the planet, and problems of the formation of the four outer planets.
