With a honeycomb single-atomic-layer structure similar to those of graphene and hexagonal boron nitride (hBN), the graphitic phase of ZnO (gZnO) have been predicted to offer many advantages for engineering, including high-temperature stability in ambient conditions and great potential in heterostructure applications. However, there is little experimental data about this hexagonal phase due to the difficulty of synthesizing large-area gZnO for characterization and applications. In this work, we demonstrate a solution-based approach to realize gZnO nanoflakes with thicknesses down to a monolayer and sizes up to 20 μm. X-ray photoelectron spectroscopy, X-ray absorption near-edge spectroscopy, photoluminescence, atomic force microscopy, and electron microscopy characterizations are conducted on synthesized gZnO samples. Measurements show significant changes to the electronic band structure compared to its bulk phase, including an increase of the band gap to 4.8 eV. The gZnO nanosheets also exhibit excellent stability at temperatures as high as 800 °C in ambient environment. This wide band gap layered material provides us with a platform for harsh environment electronic devices, deep ultraviolet optical applications, and a practical alternative for hBN. Our synthesis method may also be applied to achieve other types of 2D oxides.

Doped semiconductors are the most important building elements for modern electronic devices 1 . In silicon-based integrated circuits, facile and controllable fabrication and integration of these materials can be realized without introducing a high-resistance interface2,3. Besides, the emergence of two-dimensional (2D) materials enables the realization of atomically thin integrated circuits4–9. However, the 2D nature of these materials precludes the use of traditional ion implantation techniques for carrier doping and further hinders device development 10 . Here, we demonstrate a solvent-based intercalation method to achieve p-type, n-type and degenerately doped semiconductors in the same parent material at the atomically thin limit. In contrast to naturally grown n-type S-vacancy SnS2, Cu intercalated bilayer SnS2 obtained by this technique displays a hole field-effect mobility of ~40 cm2 V−1 s−1, and the obtained Co-SnS2 exhibits a metal-like behaviour with sheet resistance comparable to that of few-layer graphene 5 . Combining this intercalation technique with lithography, an atomically seamless p–n–metal junction could be further realized with precise size and spatial control, which makes in-plane heterostructures practically applicable for integrated devices and other 2D materials. Therefore, the presented intercalation method can open a new avenue connecting the previously disparate worlds of integrated circuits and atomically thin materials. Intercalation of copper and cobalt atoms into n-type SnS2 enables seamless integration of metal, and n- and p-type semiconductors in one parent 2D material.

Layered metal chalcogenide materials provide a versatile platform to investigate emergent phenomena and two-dimensional (2D) superconductivity at/near the atomically thin limit. In particular, gate-induced interfacial superconductivity realized by the use of an electric-double-layer transistor (EDLT) has greatly extended the capability to electrically induce superconductivity in oxides, nitrides and transition metal chalcogenides and enable one to explore new physics, such as the Ising pairing mechanism. Exploiting gate-induced superconductivity in various materials can provide us with additional platforms to understand emergent interfacial superconductivity. Here, we report the discovery of gate-induced 2D superconductivity in layered 1T-SnSe2, a typical member of the main-group metal dichalcogenide (MDC) family, using an EDLT gating geometry. A superconducting transition temperature Tc around 3.9 K was demonstrated at the EDL interface. The 2D nature of the superconductivity therein was further confirmed based on 1) a 2D Tinkham description of the angle-dependent upper critical field, 2) the existence of a quantum creep state as well as a large ratio of the coherence length to the thickness of superconductivity. Interestingly, the in-plane approaching zero temperature was found to be 2-3 times higher than the Pauli limit, which might be related to an electric field-modulated spin-orbit interaction. The gate-tunable Josephson junction, generally achieved in planar Josephson field-effect transistors (JoFETs), is a key element for the applications of superconducting devices. At present, the performance of these systems with planar JoFETs is often impeded by the large channel length, which, at best, lies in the range of tens of nanometers. In contrast, the channel length in vertical junctions can be easily scaled down to nano-scale to realize the strong Josephson coupling. However, the vertical junctions are believed to be insensitive to the field-effect due to the atomic screening of electric fields in metals. Here, we report on a novel realization of few-layer black phosphorus (BP)-based vertical JoFETs using an electric-double-layer configuration. In transport experiments, using junctions of different shape, superconducting quantum interference device-like magnetic diffraction patterns of the junction critical current and anomalous Shapiro steps on current voltage characteristics are observed, strongly indicating that the critical current density in the junctions is highly inhomogeneous and peaked at the edges or even near the junction corners. The electric-field tunability of the Josephson coupling could be attributed to the edge- or corner-dominated supercurrent density profile combining with the carrier diffusivity in the few-layer BP. The ability to control the vertical Josephson coupling provides us with new opportunities to study high-performance and high-temperature superconducting Josephson field-effect transistors operating on an atomic-scale channel length.

The electric-double-layer, constituted on the interface between an electronic conductor and an ionic conductor, enables practical applications of electronic devices and electrochemistry. Specifically, the electric-double-layer interfaces have been widely reported to achieve the insulator–metal transition and interfacial superconductivity in field-effect transistors because of the large electric-double-layer capacitance and high carrier density accumulation. Recently, a crystalline LaF3 solid electrolyte has been shown to be an ideal gate medium candidate for realizing stable electric-double-layer transistors. However, the intrinsic electrostatic and electrochemical mechanisms about LaF3 electric-double-layer interfaces remain elusive. Here, by combining electrochemical-impedance-spectroscopy with low-temperature technology, we demonstrate the temperature–frequency mapping “phase diagram” for the capacitance and dielectric loss at the LaF3/metal interfaces. Two well-distinguished regions correspond to the electrostatic and electrochemical nature, providing a promising guideline for practical device applications based on the crystalline LaF3 solid electrolyte.

A novel photonic crystal fiber (PCF) with an elliptical tellurite core is proposed to realize high birefringence and high nonlinearity simultaneously as well as low confinement loss at the wavelength of 1.55 μm. The guiding properties, such as the birefringence, the nonlinearity, and the confinement loss, have been investigated by using the full vectorial finite element method. The results show that the birefringence and the nonlinear coefficient can be up to 7.57×10−2 and 188.39 W−1 Km−1, respectively, and the confinement loss can be only 10−9 dB/m. The proposed PCF can find potential applications in optical fiber sensing, polarization-maintaining transmission, and super-continuum generation.

We demonstrate electrical control over coherent optical absorption in a graphene-based Salisbury screen consisting of a single layer of graphene placed in close proximity to a gold back reflector. The screen was designed to enhance light absorption at a target wavelength of 3.2 μm by using a 600 nm-thick, nonabsorbing silica spacer layer. An ionic gel layer placed on top of the screen was used to electrically gate the charge density in the graphene layer. Spectroscopic reflectance measurements were performed in situ as a function of gate bias. The changes in the reflectance spectra were analyzed using a Fresnel based transfer matrix model in which graphene was treated as an infinitesimally thin sheet with a conductivity given by the Kubo formula. The analysis reveals that a careful choice of the ionic gel layer thickness can lead to optical absorption enhancements of up to 5.5 times for the Salisbury screen compared to a suspended sheet of graphene. In addition to these absorption enhancements, we demonstrate very large electrically induced changes in the optical absorption of graphene of ∼3.3% per volt, the highest attained so far in a device that features an atomically thick active layer. This is attributable in part to the more effective gating achieved with the ion gel over the conventional dielectric back gates and partially by achieving a desirable coherent absorption effect linked to the presence of the thin ion gel that boosts the absorption by 40%.

Graphene nanoribbons (GNRs) are promising building blocks for high-performance electronics due to their high electron mobility and dimensionality-induced bandgap. Despite many past efforts, direct synthesis of GNRs with controlled dimensions and scalability remains challenging. Here we report the scalable synthesis of GNRs using electrospun polymer nanofiber templates. Palladium-incorporated poly(4-vinylphenol) nanofibers were prepared by electrospinning with controlled diameter and orientation. Highly graphitized GNRs as narrow as 10 nm were then synthesized from these templates by chemical vapor deposition. A transport gap can be observed in 30 nm-wide GNRs, enabling them to function as field-effect transistors at room temperature. Our results represent the first success on the scalable synthesis of highly graphitized GNRs from polymer templates. Furthermore, the generality of this method allows various polymers to be explored, which will lead to understanding of growth mechanism and rational control over crystallinity, feature size and bandgap to enable a new pathway for graphene electronics.

A high efficiency and high power laser diode (LD) face-pumped quasi-continuous-wave (QCW) ceramic Nd:YAG zigzag slab laser is demonstrated. The shape of the LD pump beam is optimized to ensure that the pump size is well matched with the ceramic slab and to improve the uniformity of the intensity distribution along the length and width direction of the ceramic slab. Meanwhile, an efficient cooling technique is adopted to obtain the uniform temperature distribution inside the ceramic slab. Under the LD pump power of 9.98 kW, a maximum average output power of 4.35 kW at 1064 nm is demonstrated at a pulse repetition frequency of 400 Hz, corresponding to an optical to optical conversion efficiency of 43.6%. To the best of our knowledge, this is the highest output power as well as the highest conversion efficiency reported for face-pumped QCW ceramic Nd:YAG single slab laser.

Field-effect transistors that employ an electrolyte in place of a gate dielectric layer can accumulate ultrahigh-density carriers not only on a well-defined channel (e.g., a two-dimensional surface) but also on any irregularly shaped channel material. Here, on thin films of 95% pure metallic and semiconducting single-walled carbon nanotubes (SWNTs), the Fermi level is continuously tuned over a very wide range, while their electronic transport and absorption spectra are simultaneously monitored. It is found that the conductivity of not only the semiconducting but also the metallic SWNT thin films steeply changes when the Fermi level reaches the edges of one-dimensional subbands and that the conductivity is almost proportional to the number of subbands crossing the Fermi level, thereby exhibiting a one-dimensional nature of transport even in a tangled network structure and at room temperature.

We demonstrate a high power high beam quality diode-pumped 1 112-nm Nd:YAG master-oscillator poweramplifier (MOPA) laser system. To increase the extraction efficiency and output power, a four-pass amplifier scheme is employed. Finally, the injected laser output power is amplified from 26 to 64 W with beam quality factor M2=2.85. Furthermore, a theoretical model that takes the temporal overlap inversion number dynamics into account is employed to analyze the performance of the MOPA laser system, and a good agreement with the experimental data is obtained.

We present a novel approach for effective combining high-power lasers based on refraction-displacement-pulsed-combining and polarization combing. This approach allows combining of linearly polarization pulsed lasers with various repetition rates, pulse duration, and wavelength. In the experiment, three solid-state pulsed lasers is successfully realized a coaxial beam combining. The combining efficiency is 98.4%, and the diffraction limited times β keeps in about 4. This approach provides a feasible way to combine a large number of high average power lasers while keeping high beam quality.

A high-efficiency high-power diode-side-pumped quasi-continuous wave (QCW) Nd:YAG ceramic slab laser using zigzag optical path was demonstrated. With an integrating sphere technique, the scattering and absorption coefficient of the ceramic slab were measured to be 0.0024 and 0.0016 cm−1 at 1,064 nm, respectively. Under a pump power of 6.69 kW, an average output power of 2.44 kW at 1,064 nm with a repetition rate of 400 Hz was achieved, corresponding to an optical-to-optical efficiency of 36.5 %. As far as we know, this is the highest conversion efficiency reported for QCW side-pumped single slab Nd:YAG ceramic laser.

The quest for materials showing large thermoelectric power has long been one of the important subjects in material science and technology. Such materials have great potential for thermoelectric cooling and also high figure of merit ZT thermoelectric applications. We have fabricated bilayer graphene devices with ionic-liquid gating in order to tune its band gap via application of a perpendicular electric field on a bilayer graphene. By keeping the Fermi level at charge neutral point during the cool-down, we found that the charge puddles effect can be greatly reduced and thus largely improve the transport properties at low T in graphene-based devices using ionic liquid gating. At (Vig, Vbg) = (−1 V, +23 V), a band gap of about 36.6 ± 3 meV forms and a nearly 40% enhancement of thermoelectric power at T = 120 K is clearly observed. Our works demonstrate the feasibility of band gap tuning in a bilayer graphene using ionic liquid gating. We also remark on the significant influence of the charge puddles effect in ionic-liquid-based devices.

Very recently, electric-field-induced superconductivity in an insulator was realized by tuning charge carrier to a high density level (1 x 1014) cm-2). To increase the maximum attainable carrier density for electrostatic tuning of electronic states in semiconductor field-effect transistors is a hot issue but a big challenge. Here, ultrahigh density carrier accumulation is reported, in particular at low temperature, in a ZnO field-effect transistor gated by electric double layers of ionic liquid (IL). This transistor, called an electric double layer transistor (EDLT), is found to exhibit very high transconductance and an ultrahigh carrier density in a fast, reversible, and reproducible manner. The room temperature capacitance of EDLTs is found to be as large as 34 mu F cm-2, deduced from Hall-effect measurements, and is mainly responsible for the carrier density modulation in a very wide range. Importantly, the IL dielectric, with a supercooling property, is found to have charge-accumulation capability even at low temperatures, reaching an ultrahigh carrier density of 8 x 1014 cm-2 at 220 K and maintaining a density of 5.5 x 1014 cm-2 at 1.8 K. This high carrier density of EDLTs is of great importance not only in practical device applications but also in fundamental research; for example, in the search for novel electronic phenomena, such as superconductivity, in oxide systems.

Transmission electron microscopy has been used to investigate the (1100) and (1103) inversion domain boundaries in a ZnO film prepared by molecular beam epitaxy. The inversion domain was revealed by dark-field images and confirmed by convergent-beam electron diffraction. Interacting with a (0002) stacking fault, the inversion domain boundary in the (1100) plane alters its orientation from the [0001] direction and climbs on the (1103) plane to release the strain energy. These features are characterized and analysed by high-resolution electron microscopy and the geometric phase method. The findings are significant for understanding the formation and propagation of inverse domain boundaries in epitaxial ZnO films.

The development of two-dimensional (2D) materials has been experiencing a renaissance since the adventure of graphene. Layered transition metal dichalcogenides (TMDs) are now playing increasingly important roles in both fundamental studies and technological applications due to their wide range of material properties from semiconductors, metals to superconductors. However, a material with fixed properties may not exhibit versatile applications. Due to the unique crystal structures, the physical and chemical properties of 2D TMDs can be effectively tuned through different strategies such as reducing dimensions, intercalation, heterostructure, alloying, and gating. With the flexible tuning of properties 2D TMDs become attractive candidates for a variety of applications including electronics, optoelectronics, catalysis, and energy.

Electrostatic modification of functional materials by electrolytic gating has demonstrated a remarkably wide range of density modulation, a condition crucial for developing novel electronic phases in systems ranging from complex oxides to layered chalcogenides. Yet little is known microscopically when carriers are modulated in electrolyte-gated electric double-layer transistors (EDLTs) due to the technical challenge of imaging the buried electrolyte-semiconductor interface. Here, we demonstrate the real-space mapping of the channel conductance in ZnO EDLTs using a cryogenic microwave impedance microscope. A spin-coated ionic gel layer with typical thicknesses below 50 nm allows us to perform high resolution (on the order of 100 nm) sub-surface imaging, while maintaining the capability of inducing the metal-insulator transition under a gate bias. The microwave images vividly show the spatial evolution of channel conductance and its local fluctuations through the transition, as well as the uneven conductance distribution established by a large source-drain bias. The unique combination of ultra-thin ion-gel gating and microwave imaging offers a new opportunity to study the local transport and mesoscopic electronic properties in EDLTs., to be published on Nano Letter

Semiconducting two-dimensional transition metal dichalcogenides are emerging as top candidates for post-silicon electronics. While most of them exhibit isotropic behaviour, lowering the lattice symmetry could induce anisotropic properties, which are both scientifically interesting and potentially useful. Here we present atomically thin rhenium disulfide (ReS2) flakes with unique distorted 1T structure, which exhibit in-plane anisotropic properties. We fabricated monolayer and few-layer ReS2 field-effect transistors, which exhibit competitive performance with large current on/off ratios (∼107) and low subthreshold swings (100 mV per decade). The observed anisotropic ratio along two principle axes reaches 3.1, which is the highest among all known two-dimensional semiconducting materials. Furthermore, we successfully demonstrated an integrated digital inverter with good performance by utilizing two ReS2 anisotropic field-effect transistors, suggesting the promising implementation of large-scale two-dimensional logic circuits. Our results underscore the unique properties of two-dimensional semiconducting materials with low crystal symmetry for future electronic applications., Many two-dimensional materials exhibit isotropic properties, but anisotropy can extend the functionality of future devices. Sodium-ion batteries have recently attracted significant attention as an alternative to lithium-ion batteries because sodium sources do not present the geopolitical issues that lithium sources might. Although recent reports on cathode materials for sodium-ion batteries have demonstrated performances comparable to their lithium-ion counterparts, the major scientific challenge for a competitive sodium-ion battery technology is to develop viable anode materials. Here we show that a hybrid material made out of a few phosphorene layers sandwiched between graphene layers shows a specific capacity of 2,440 mA h g−1 (calculated using the mass of phosphorus only) at a current density of 0.05 A g−1 and an 83% capacity retention after 100 cycles while operating between 0 and 1.5 V. Using in situ transmission electron microscopy and ex situ X-ray diffraction techniques, we explain the large capacity of our anode through a dual mechanism of intercalation of sodium ions along the x axis of the phosphorene layers followed by the formation of a Na3P alloy. The presence of graphene layers in the hybrid material works as a mechanical backbone and an electrical highway, ensuring that a suitable elastic buffer space accommodates the anisotropic expansion of phosphorene layers along the y and z axial directions for stable cycling operation. The sodiation–desodiation properties of few-layer phosphorene are mostly preserved by sandwiching the material between graphene layers, a behaviour that makes phosphorene–graphene hybrids a potentially suitable anode material for sodium-ion batteries.

The ability to detect light over a broad spectral range is central to practical optoelectronic applications and has been successfully demonstrated with photodetectors of two-dimensional layered crystals such as graphene and MoS2. However, polarization sensitivity within such a photodetector remains elusive. Here, we demonstrate a broadband photodetector using a layered black phosphorus transistor that is polarization-sensitive over a bandwidth from ∼400 nm to 3,750 nm. The polarization sensitivity is due to the strong intrinsic linear dichroism, which arises from the in-plane optical anisotropy of this material. In this transistor geometry, a perpendicular built-in electric field induced by gating can spatially separate the photogenerated electrons and holes in the channel, effectively reducing their recombination rate and thus enhancing the performance for linear dichroism photodetection. The use of anisotropic layered black phosphorus in polarization-sensitive photodetection might provide new functionalities in novel optical and optoelectronic device applications. The anisotropic optical properties of black phosphorus can be exploited to fabricate photodetectors with linear dichroism operating over a broad spectral range.

Applying the principle of field effect transistor to layered materials provides new opportunities to manipulate their electronic properties for interesting sciences and applications. Novel gate dielectrics like electronic double layer (EDL) formed by ionic liquids are demonstrated to achieve an electrostatic surface charge accumulation on the order of 10(14) cm(-2). To realize electric field-induced superconductivity, we chose a layered compound: ZrNCl, which is known to be superconducting by introducing electrons through intercalation of alkali metals into the van der Waals gaps. A ZrNCl-based EDL transistor was micro fabricated on a thin ZrNCl single crystal made by mechanical micro-cleavage. Accumulating charges using EDL gate dielectrics onto the channel surface of ZrNCl shows effective field effect modulation of its electronic properties. Sheet resistance of ZrNCl EDL transistor is reduced by applying a gate voltage from 0 to 4.5 V. Temperature dependence of sheet resistance showed clear evidence of metal-insulator transition upon gating, observed at a gate voltage higher than 3.5 V. Electrically manipulating electron spins based on Rashba spin–orbit coupling (SOC) is a key pathway for applications of spintronics and spin-based quantum computation. Two-dimensional electron systems (2DESs) offer a particularly important SOC platform, where spin polarization can be tuned with an electric field perpendicular to the 2DES. Here, by measuring the tunable circular photogalvanic effect (CPGE), we present a room-temperature electric-field-modulated spin splitting of surface electrons on InN epitaxial thin films that is a good candidate to realize spin injection. The surface band bending and resulting CPGE current are successfully modulated by ionic liquid gating within an electric double-layer transistor configuration. The clear gate voltage dependence of CPGE current indicates that the spin splitting of the surface electron accumulation layer is effectively tuned, providing a way to modulate the injected spin polarization in potential spintronic devices.

Taking advantage of ultrahigh electric field generated in electric-double-layer transistors (EDLTs), we investigated spin-orbit interaction (SOI) and its modulation in epitaxial trilayer graphene. It was found in magnetotransport that the dephasing length L(φ) and spin relaxation length L(so) of carriers can be effectively modulated with gate bias. As a direct result, SOI-induced weak antilocalization (WAL), together with a crossover from WAL to weak localization (WL), was observed at near-zero magnetic field. Interestingly, among existing localization models, only the Iordanskii-Lyanda-Geller-Pikus theory can successfully reproduce the obtained magnetoconductance well, serving as evidence for gate tuning of the weak but distinct SOI in graphene. Realization of SOI and its large tunability in the trilayer graphene EDLTs provides us with a possibility to electrically manipulate spin precession in graphene systems without ferromagnetics.

A prototype Mott transistor, the electric double layer transistor with a strained CaMnO(3) thin film, is fabricated. As predicted by the strain phase diagram of electron-doped manganite films, the device with the compressively strained CaMnO(3) exhibits an immense conductivity modulation upon applying a tiny gate voltage of 2 V.

We present a comparative study of high carrier density transport in mono-, bi-, and trilayer graphene using electric-double-layer transistors to continuously tune the carrier density up to values exceeding 10^{14} cm^{-2}. Whereas in monolayer the conductivity saturates, in bi- and trilayer flling of the higher energy bands is observed to cause a non-monotonic behavior of the conductivity, and a large increase in the quantum capacitance. These systematic trends not only show how the intrinsic high-density transport properties of graphene can be accessed by field-effect, but also demonstrate the robustness of ion-gated graphene, which is crucial for possible future applications., Comment: 4 figures, 4 pages

We present a study on the liquid/solid interface, which can be electrostatically doped to a high carrier density (n~1014 cm-2) by electric-double-layer gating. Using micro-cleavage technique on the layered materials: ZrNCl and graphene, atomically flat channel surfaces can be easily prepared. Intrinsic high carrier density transport regime is accessed at the channel interface of electric double-layer field effect transistor, where novel transport properties are unveiled as the field-induced superconductivity on the ZrNCl with high transition temperature at 15 K, and accessing a high carrier density up to 2×1014 cm-2 in graphene and its multi-layers.

Thermogravimetric analysis have been applied to study the combustion characteristics for blended coals. The process of the combustion was divided into two stages and the mean activation energy was used to value the overall process of the combustion. This experiment analysed the ignition and burnout with the index S, which provided the instruction for the boiler’s operation.

An 8 kW level quasi-continuous-wave (QCW) face-pumped 1064 nm slab laser with high beam quality was developed by a master oscillator power amplifier (MOPA) system. A single-mode fiber seed laser was amplified by two-stage single-pass Nd:YAG rod preamplifiers and four face-pumped Nd:YAG slab amplifiers. The slab amplifiers were well designed with uniform pumping and uniform cooling for well-distributed thermal and stress. A dynamically feedbacked optical aberration compensation device was employed to correct low-order optical aberration, and the residue high-order optical aberration was corrected by an adaptive optics system. The QCW MOPA delivered up to an average power of 8.2 kW with a pulse duration of 200 μs at a repetition rate of 400 Hz. The beam quality factor was measured to be β=3.5.

Taking advantages of broad tunability of carrier density in electric-double-layer transistors (EDLTs) with ionic-liquid gating, we demonstrate evidence of parallel conduction from both p-type bulk and n-type surface in Mg-doped InN EDLTs by comparing their transport properties, especially Hall effect, with those in non-doped InN. Large anomalous oscillation in Hall coefficients with decreasing gate bias was observed in Mg-doped samples, which can be well simulated by two-carrier model. Our results provide the proof for the p-type bulk conduction in Mg-doped InN by showing its prominent effects on electrical transport.

With ionic liquid (IL) gating in electric-double-layer transistors (EDLTs), we report field effect operation and electronic state modulation in a layered material of SnS2, demonstrating that the EDLT is applicable to modifying the electronic properties of metal dichalcogenides. The IL-gated SnS2 EDLTs allow us to realize high performance transistor operation and to achieve interfacial carrier accumulation to a level as high as 5.4×1014 cm−2, as quantitatively estimated from the Hall effect. A considerable decrease of the activation energy in temperature-dependent sheet resistance implies that liquid gating is an effective way to tune the electronic states of metal dichalcogenides at EDL interfaces.

We demonstrate electrostatic control of the metal-insulator transition in the typical correlated-electron material NdNiO3 through a large effective capacitance of the electric double layer at the electrolyte/NdNiO3 interface. The metal-insulator transition temperature (TMI) of NdNiO3 is shown to decrease drastically with increasing hole concentration through the application of a negative gate voltage (VG). The shift in TMI (|ΔTMI|) is larger for thinner NdNiO3; for VG of −2.5 V, |ΔTMI| of 5-nm-thick NdNiO3 is as large as 40 K, and the resistivity change near 95 K is one order of magnitude. This study may be potentially applicable to Mott transistor devices.
