A new solver for the Langevin-Boltzmann equation (LBE) is presented, which in contrast to the Monte Carlo (MC) method calculates noise directly in the frequency domain by means of a spherical harmonics expansion of the LBE. This new noise simulation approach is orders of magnitude more CPU efficient than MC and allows to solve technically relevant problems for which the MC method fails. This is demonstrated for generation/recombination noise, noise in cyclostationary systems, and devices. In the latter case it is shown that hot electrons in a velocity saturation region actually produce less noise than cold electrons. © 2005 American Institute of Physics [ABSTRACT FROM AUTHOR]
