We demonstrate nonvolatile resistive switching in single crystalline ZnO nanowires with high ON/OFF ratios and low threshold voltages. Unlike the mechanism of continuous metal filament formation along grain boundaries in polycrystalline films, the resistive switching in single crystalline ZnO nanowires is speculated to be induced by the formation of a metal island chain on the nanowire surface. Resistive memories based on bottom-up semiconductor nanowires hold potential for next generation ultra-dense nonvolatile memories.

Individual zinc oxide tetrapods were designed as multiterminal sensors by the e-beam lithography method. Different from double-terminal sensors, these sensors can give multiple responses to a single signal at the same time. The designed tetrapod devices were employed to detect light with different wavelength. The results indicate that they are remarkable optoelectronic devices, sensitive to ultraviolet light, and have advantages on distinguishing noises and increasing sensitivity. This should be helpful for weak signal measurements of nanodevices.

We report angular dependent microphotoluminescence measurements on individual suspended ZnO nanorods attached to sharp metal tips. The luminescence measured along and perpendicular to the axis of the same single nanorod indicates quantitatively that >99% of the near band edge emission can be confined effectively in the nanorods and emitted from the end facets. The radially confined luminescence is dominated by P bands and LO phonon replicas of the free exciton emission and P bands. Small zinc oxide tripodlike arms were assembled at the end of nanowires through thermal evaporation of zinc powder in a horizontal tube furnace. These arms are hundreds of nanometers in length, and they are tens of nanometers in diameter, similar to that of the based nanowires. High-resolution transmission electron microscopy investigation exhibits that they are wurtzite structure and have clear twin planes at the junction of the arms and the based nanowires. Zinc oxide tetrapods were synthesized on a large scale through thermal evaporation of zinc powder with a vapor transportation deposition method. Scanning electron microscope images gave clear evidences of twin planes at the junction of the tetrapods. Abstract: A new type of flower-like ZnO nanostructure was prepared on a large scale through a very simple solvothermal method. The nanoflowers are assembled by many thin and uniform hexagonal-structured ZnO nanosheets, with a thickness of around 6nm. The growth mechanism of the nanoflowers is discussed based on the reaction conditions. Room-temperature optical measurements reveal that such ZnO nanoflowers have very strong UV bandedge emission with a large Stokes shift and an asymmetrical band profile. This luminescence characteristic may be attributed to the anisotropic energy band structure of the quantum-confined ZnO nanosheets. [Copyright &y& Elsevier]
