Abstract

Spintronic devices are a promising beyond-CMOS device option thanks to their energy efficiency and compatibility with CMOS. To accurately capture their multi-physics dynamics, a rigorous treatment of both spin and charge and their inter-conversion is required. Here we present physics-based device models based on 4x4 matrices for the spin-orbit coupling part of the magneto-electric spin-orbit (MESO) device. Also, a more rigorous physics model of ferroelectric and magnetoelectric switching of ferromagnets, based on Landau-Lifshitz-Gilbert (LLG) and Landau-Khalatnikov (LK) equations, is presented. With the combined model implemented in a SPICE circuit simulator environment, simulation results were obtained which show feasibility of MESO implementation and functional operation of buffers, oscillators, and majority gates., Comment: 11 pages, 21 figures

Abstract

With the scaling of lateral dimensions in advanced transistors, an increased gate capacitance is desirable both to retain the control of the gate electrode over the channel and to reduce the operating voltage1. This led to a fundamental change in the gate stack in 2008, the incorporation of high-dielectric-constant HfO2 (ref. 2), which remains the material of choice to date. Here we report HfO2-ZrO2 superlattice heterostructures as a gate stack, stabilized with mixed ferroelectric-antiferroelectric order, directly integrated onto Si transistors, and scaled down to approximately 20 ångströms, the same gate oxide thickness required for high-performance transistors. The overall equivalent oxide thickness in metal-oxide-semiconductor capacitors is equivalent to an effective SiO2 thickness of approximately 6.5 ångströms. Such a low effective oxide thickness and the resulting large capacitance cannot be achieved in conventional HfO2-based high-dielectric-constant gate stacks without scavenging the interfacial SiO2, which has adverse effects on the electron transport and gate leakage current3. Accordingly, our gate stacks, which do not require such scavenging, provide substantially lower leakage current and no mobility degradation. This work demonstrates that ultrathin ferroic HfO2-ZrO2 multilayers, stabilized with competing ferroelectric-antiferroelectric order in the two-nanometre-thickness regime, provide a path towards advanced gate oxide stacks in electronic devices beyond conventional HfO2-based high-dielectric-constant materials.

66. Making shrimp economies and hydro-social lives : the hatchery, the shrimp farm, and the laboratory in the Mekong Delta

Abstract

This thesis explores the formation and operation of shrimp economies that bring together multiple species and their ecological conditions of production through capitalist and more-than-capitalist relations in contexts of agrarian, technical, and environmental changes. It focuses on the Mekong Delta in Vietnam, where due to climate change and salinity intrusion, farmers and companies are shifting from growing rice to breeding shrimp in an effort to adapt to climate change and help alleviate poverty. These strategies of adaptation and livelihood, however, also have effects on delta ecologies and economies. The research draws these dynamics together at the intersection of water and society, or hydro-social life, to examine different sites amid the history of water management in the Mekong Delta. Multi-species and multi-sited ethnography were conducted, following shrimp through the hatchery, the shrimp farm, and the laboratory within and beyond the Mekong Delta. This research argues that shrimp economies, as a form of bioeconomy, are formed and constructed by organising hydro-social lives across three sites: (1) shrimp reproduction in the hatchery, (2) shrimp growth on the farm, and (3) scientific research in the laboratory. Hydro-social lives assemble and reassemble water-shrimp-human-environment relations to create the material basis of shrimp production. Meanwhile, hydro-social lives involve both capitalist and more-than-capitalist relations, which drive significant agrarian, technical, and environmental changes to farmers and capitalists within and beyond the Mekong Delta. This study makes three original contributions. First, it extends work in political economy and political ecology on the socio-natural organisation of commodity production by analysing the materiality of shrimp production, and capitalist and more-than-capitalist relations in bioeconomies. Second, it contributes to water research by examining how water-shrimp-human-environment relations are integral to the production of aquatic animals. Third, it unfolds hydro-social life in the hatchery, the delta, and the laboratory to examine these complex and dynamic relations in different environments, contributing to delta studies and STS.

Abstract

To address the urgent need for safe food allergen immunotherapy, we have developed a liver-targeting nanoparticle platform, capable of intervening in allergic inflammation, mast cell release and anaphylaxis through the generation of regulatory T-cells (Treg). In this communication, we demonstrate the use of a poly (lactide-co-glycolide acid) (PLGA) nanoparticle platform for intervening in peanut anaphylaxis through the encapsulation and delivery of a dominant protein allergen, Ara h 2 and representative T-cell epitopes, to liver sinusoidal endothelial cells (LSECs). These cells have the capacity to act as natural tolerogenic antigen-presenting cells (APC), capable of Treg generation by T-cell epitope presentation by histocompatibility (MHC) type II complexes on the LSEC surface. This allowed us to address the hypothesis that the tolerogenic nanoparticles platform could be used as an effective, safe, and scalable intervention for suppressing anaphylaxis to crude peanut allergen extract. Following the analysis of purified Ara h 2 and representative MHC-II epitopes Treg generation in vivo, a study was carried out to compare the best-performing Ara h 2 T-cell epitope with a purified Ara h 2 allergen, a crude peanut protein extract (CPPE) and a control peptide in an oral sensitization model. Prophylactic as well as post-sensitization administration of the dominant encapsulated Ara h 2 T-cell epitope was more effective than the purified Ara h2 in eliminating anaphylactic manifestations, hypothermia, and mast cell protease release in a frequently used peanut anaphylaxis model. This was accompanied by decreased peanut-specific IgE blood levels and increased TGF-β release in the abdominal cavity. The duration of the prophylactic effect was sustained for two months. These results demonstrate that targeted delivery of carefully selected T-cell epitopes to natural tolerogenic liver APC could serve as an effective platform for the treatment of peanut allergen anaphylaxis.
