Dark excitons are of fundamental importance for a wide variety of processes in semiconductors, but are difficult to investigate using optical techniques due to their weak interaction with light fields. We reveal and characterize dark excitons injected by non-resonant pulsed excitation in a semiconductor microcavity structure containing InGaAs/GaAs quantum wells by monitoring their interactions with the bright lower polariton mode. We find a surprisingly long dark exciton lifetime of more than 20 ns which is longer than the time delay between two consecutive pulses. This creates a memory effect that we clearly observe through the variation of the time-resolved transmission signal. We explore the nature of the electroluminescence (EL) emission of purely n-doped GaAs/AlGaAs resonant tunneling diodes (RTDs) and the EL evolution with voltage. A singular feature of such a device is unveiled when the electrical output current changes from high to low and the EL on-off ratio is enhanced by 2 orders of magnitude compared to the current on-off ratio. By combining the EL and current properties, we are able to identify two independent impact ionization channels associated with the coherent resonant tunneling current and the incoherent valley current. We also perform the same investigation with an associated series resistance, which induces a bistable electrical output in the system. By simulating a resistance variation for the current-voltage and the EL, we are able to tune the EL on-off ratio by up to 6 orders of magnitude. We further observe that the EL on and off states can be either direct or inverted compared to the tunneling current on and off states. This electroluminescence, combined with the unique RTD properties such as the negative differential resistance (NDR) and high frequency operation, enables the development of high speed functional opto-electronic devices and optical switches., Comment: 6 pages, 6 figures

We discuss coupling of site-selectively induced quantum emitters in exfoliated monolayers of WSe$_2$ to plasmonic nanostructures. Squared and rectangular gold nanopillars, which are arranged in pitches of \SI{4}{\micro\meter} on the surface, have sizes of tens of nanometers, and act as seeds for the formation of quantum emitters in the atomically thin materials. We observe chraracteristic narrow-band emission signals from the monolayers, which correspond well with the positions of the metallic nanopillars with and without thin dielectric coating. Single photon emission from the emitters is confirmed by autocorrelation measurements, yielding $g^{2}(\tau=0)$ values as low as 0.17. Moreover, we observe a strong co-polarization of our single photon emitters with the frequency matched plasmonic resonances, indicating deterministic light-matter coupling. Our work represents a significant step towards the scalable implementation of coupled quantum emitter-resonator systems for highly integrated quantum photonic and plasmonics applications.

Resonant scattering of weak coherent laser pulses on a single two-level system (TLS) realized in a semiconductor quantum dot is investigated with respect to a time delay between incoming and scattered light. This type of time delay was predicted by Wigner in 1955 for purely coherent scattering and was confirmed for an atomic system in 2013 [R. Bourgain et al., Opt. Lett. 38, 1963 (2013)]. In the presence of electron-phonon interaction we observe deviations from Wigner's theory related to incoherent and strongly non-Markovian scattering processes which are hard to quantify via a detuning-independent pure dephasing time. We observe detuning-dependent Wigner delays of up to 530\,ps in our experiments which are supported quantitatively by microscopic theory allowing for pure dephasing times of up to 950\,ps., Comment: 6 pages, 4 figures

Cavity-polaritons in semiconductor microstructures have emerged as a promising system for exploring nonequilibrium dynamics of many-body systems. Key advances in this field, including the observation of polariton condensation, superfluidity, realization of topological photonic bands, and dissipative phase transitions, generically allow for a description based on a mean-field Gross-Pitaevskii formalism. While observation of polariton intensity squeezing and decoherence of a polarization entangled photon pair by a polariton condensate provide counter-examples, quantum effects in these experiments show up at high polariton occupancy. Going beyond into the regime of strongly correlated polaritons requires the observation of a photon blockade effect where interactions are strong enough to suppress double occupancy of a photonic lattice site. Here, we report the observation of quantum correlations between polaritons in a fiber cavity which spatially confines polaritons into an area of 3 $\mu$m$^2$. Photon correlation measurements show that careful tuning of the coupled system allows for a modest photon blockade effect as evidenced by a reduction of simultaneous two-polariton generation probability by 5 %. Concurrently, our experiments provide an unequivocal measurement of the polariton interaction strength, thereby resolving the controversy stemming from recent experimental reports. Our findings constitute a first essential step towards the realization of strongly interacting photonic systems.

Condensation of bosons into a macroscopic quantum state belongs to the most intriguing phenomena in nature. It was first realized in quantum gases of ultra-cold atoms, but more recently became accessible in open-dissipative, exciton-based solid-state systems at elevated temperatures. Semiconducting monolayer crystals have emerged as a new platform for studies of strongly bound excitons in ultimately thin materials. Here, we demonstrate the formation of a bosonic condensate driven by excitons hosted in an atomically thin layer of MoSe2, strongly coupled to light in a solid-state resonator. The structure is operated in the regime of collective strong coupling, giving rise to hybrid exciton-polariton modes composed of a Tamm-plasmon resonance, GaAs quantum well excitons and two-dimensional excitons confined in a monolayer of MoSe2. Polariton condensation in a monolayer crystal manifests by a superlinear increase of emission intensity from the hybrid polariton mode at injection powers as low as 4.8 pJ/pulse, as well as its density-dependent blueshift and a dramatic collapse of the emission linewidth as a hallmark of temporal coherence. Importantly, we observe a significant spin-polarization in the injected polariton condensate, a fingerprint of the core property of monolayer excitons subject to spin-valley locking. The observed effects clearly underpin the perspective of building novel highly non-linear valleytronic devices based on light-matter fluids, coherent bosonic light sources based on atomically thin materials, and paves the way towards studying materials with unconventional topological properties in the framework of bosonic condensation., Comment: 25 pages, 7 figures

Semiconductor Bragg-reflection waveguides are well-established sources of correlated photon pairs as well as promising candidates for building up integrated quantum optics devices. Here, we use such a source with optimized non-linearity for preparing time-bin entangled photons in the telecommunication wavelength range. By taking advantage of pulsed state preparation and efficient free-running single-photon detection, we drive our source at low pump powers, which results in a strong photon-pair correlation. The tomographic reconstruction of the state's density matrix reveals that our source exhibits a high degree of entanglement. We extract a concurrence of $88.9\pm 1.8\%$ and a fidelity of $94.2 \pm 0.9\%$ with respect to a Bell state., Comment: 8 pages, 6 figures

The optical properties of transition metal dichalcogenide monolayers are widely dominated by excitons, Coulomb-bound electron-hole pairs. These quasi-particles exhibit giant oscillator strength and give rise to narrow-band, well-pronounced optical transitions, which can be brought into resonance with electromagnetic fields in microcavities and plasmonic nanostructures. Due to the atomic thinness and robustness of the monolayers, their integration in van der Waals heterostructures provides unique opportunities for engineering strong light-matter coupling. We study the condensation of exciton-polaritons in a two-dimensional Lieb lattice of micropillars. We show selective polariton condensation into the flatbands formed by S and P$_{x;y}$ orbital modes of the micropillars under non-resonant laser excitation. The real space mode patterns of these condensates are accurately reproduced by the calculation of related Bloch modes of S- and P-flatbands. Our work emphasizes the potential of exciton-polariton lattices to emulate Hamiltonians of advanced potential landscapes. Furthermore, the obtained results provide a deeper inside into the physics of flatbands known mostly within the tight-binding limit.

Two-level emitters constitute main building blocks of photonic quantum systems and are model systems for the exploration of quantum optics in the solid state. Most interesting is the strict-resonant excitation of such emitters to generate close to ideal quantum light and to control their occupation coherently. Up till now related experiments have been performed exclusively using bulky lasers which hinders the application of resonantly driven two-level emitters in photonic quantum systems. Here we perform quantum-optical spectroscopy of a two-level system using a compact high-$\beta$ microlaser as excitation source. The two-level system is based on a semiconductor quantum dot (QD), which is excited resonantly by a fiber-coupled electrically driven micropillar laser. In this way we dress the excitonic state of the QD under continuous wave excitation and trigger the emission of single-photons with strong multi-photon suppression ($g^{(2)}(0)=0.02$) and high photon indistinguishably ($V=57\pm9\%$) via pulsed resonant excitation at 156 MHz., Comment: 10 pages, 5 figures

A photon-number resolving transition edge sensor (TES) is used to measure the photon-number distribution of two microcavity lasers. The investigated devices are bimodal microlasers with similar emission intensity and photon statistics with respect to the photon auto-correlation. Both high-$\beta$ microlasers show partly thermal and partly coherent emission around the lasing threshold. For higher pump powers, the strong mode of microlaser A emits Poissonian distributed photons while the emission of the weak mode is thermal. In contrast, laser B shows a bistability resulting in overlayed thermal and Poissonian distributions. While a standard Hanbury Brown and Twiss experiment cannot distinguish between simple thermal emission of laser A and the mode switching of laser B, a TES allows us to measure the photon-number distribution which provides important insight into the underlying emission processes. Indeed, our experimental data and its theoretical description by a master equation approach show that TESs are capable of revealing subtle effects like temporal mode switching of bimodal microlasers. Atomic monolayers of transition metal dichalcogenides represent an emerging material platform for the implementation of ultra compact quantum light emitters via strain engineering. In this framework, we discuss experimental results on creation of strain induced single photon sources using a WSe2 monolayer on a silver substrate, coated with a very thin dielectric layer. We identify quantum emitters which are formed at various locations in the sample. The emission is highly linearly polarized, stable in linewidth and decay times down to 300 ps are observed. We provide numerical calculations of our monolayer-metal device platform to assess the strength of the radiative decay rate enhancement by the presence of the plasmonic structure. We believe, that our results represent a crucial step towards the ultra-compact integration of high performance single photon sources in nanoplasmonic devices and circuits.

We study the time evolution of the Optical Spin Hall Effect (OSHE), which occurs when exciton-polaritons undergo resonant Rayleigh scattering. The resulting spin pattern in momentum space is quantified by calculating the degree of circular polarization of the momentum space image for each point in time. Strong light matter coupling between excitons and microcavity photons, as described in the framework of cavity quantum electrodynamics, leads to the hybridization of light and matter excitations. The regime of collective strong coupling arises, when various excitations from different host media are strongly coupled to the same optical resonance. This leads to a well-controllable admixture of various matter components in three hybrid polariton modes. Here, we study a cavity device with four embedded GaAs quantum wells hosting excitons that are spectrally matched to the A-valley exciton resonance of a MoSe2 monolayer. The formation of hybrid polariton modes is evidenced in momentum resolved photoluminescence and reflectivity studies. We describe the energy and k-vector distribution of exciton-polaritons along the hybrid modes by a thermodynamic model, which yields a very good agreement with the experiment., Comment: 16 Pages, 5 Figures

We report a joint experimental and theoretical study of the interference properties of a single photon source based on a In(Ga)As quantum dot embedded in a quasi-planar GaAs-microcavity. Using resonant laser excitation with a pulse separation of 2 ns, we find near-perfect interference of the emitted photons, and a corresponding indistinguishability of $\mathcal{I} = (99.6\,^{+\,0.4}_{-\,1.4})\%$. For larger pulse separations, quasi-resonant excitation conditions, increasing pump power or with increasing temperature, the interference contrast is progressively and notably reduced. We present a systematic study of the relevant dephasing mechanisms, and explain our results in the framework of a microscopic model of our system. For strictly resonant excitation, we show that photon indistinguishability is independent of pump power, but strongly influenced by virtual phonon assisted processes which are not evident in excitonic Rabi oscillations., Comment: 12 pages, 6 figures

Exciton-polaritons are a coherent electron-hole-photon (e-h-p) system where condensation has been observed in semiconductor microcavities. In contrast to equilibrium Bose-Einstein condensation (BEC) for long lifetime systems, polariton condensates have a dynamical nonequilibrium feature owing to the similar physical structure that they have to semiconductor lasers. One of the distinguishing features of a condensate to a laser is the presence of strong coupling between the matter and photon fields. Irrespective of its equilibrium or nonequilibrium nature, exciton-polariton have been observed to maintain strong coupling. We show that by investigating high density regime of exciton-polariton condensates, the negative branch directly observed in photoluminescence. This is evidence that the present e-h-p system is still in the strong coupling regime, contrary to past results where the system reduced to standard lasing at high density., Comment: 5 pages

Understanding and characterizing phase transitions in driven-dissipative systems constitutes a new frontier for many-body physics. A generic feature of dissipative phase transitions is a vanishing gap in the Liouvillian spectrum, which leads to long-lived deviations from the steady-state as the system is driven towards the transition. Here, we show that photon correlation measurements can be used to characterize the corresponding critical slowing down of nonequilibrium dynamics. We focus on the extensively studied phenomenon of optical bistability in GaAs cavity-polaritons, which can be described as a first-order dissipative phase transition. Increasing the excitation strength towards the bistable range results in an increasing photon-bunching signal along with a decay time that is prolonged by more than nine orders of magnitude as compared to that of low density polaritons. In the limit of strong polariton interactions leading to pronounced quantum fluctuations, the mean-field bistability threshold is washed out. Nevertheless, the scaling of the Liouvillian gap closing as thermodynamic limit is approached provides a signature of the emerging dissipative phase transition. Our results establish photon correlation measurements as an invaluable tool for studying dynamical properties of dissipative phase transitions without requiring phase-sensitive interferometric measurements., Comment: 10 pages, 5 figures

Quantum state transfer from flying photons to stationary matter qubits is an important element in the realization of quantum networks. Self-assembled semiconductor quantum dots provide a promising solid-state platform hosting both single photon and spin, with an inherent light-matter interface. Here, we develop a method to coherently and actively control the single-photon frequency bins in superposition using electro-optic modulators, and measure the spin-photon entanglement with a fidelity of $0.796\pm0.020$. Further, by Greenberger-Horne-Zeilinger-type state projection on the frequency, path and polarization degrees of freedom of a single photon, we demonstrate quantum state transfer from a single photon to a single electron spin confined in an InGaAs quantum dot, separated by 5 meters. The quantum state mapping from the photon's polarization to the electron's spin is demonstrated along three different axis on the Bloch sphere, with an average fidelity of $78.5\%$., Comment: Experiment finished in 2013, presented in QD2014 Pisa, under review in Phys. Semiconductor microcavities are often influenced by structural imperfections, which can disturb the flow and dynamics of exciton-polariton condensates. Additionally, in exciton-polariton condensates there is a variety of dynamical scenarios and instabilities, owing to the properties of the incoherent excitonic reservoir. We investigate the dynamics of an exciton-polariton condensate which emerges in semiconductor microcavity subject to disorder, which determines its spatial and temporal behaviour. Our experimental data revealed complex burst-like time evolution under non-resonant optical pulsed excitation. The temporal patterns of the condensate emission result from the intrinsic disorder and are driven by properties of the excitonic reservoir, which decay in time much slower with respect to the polariton condensate lifetime. This feature entails a relaxation oscillation in polariton condensate formation, resulting in ultrafast emission pulses of coherent polariton field. The experimental data can be well reproduced by numerical simulations, where the condensate is coupled to the excitonic reservoir described by a set of rate equations. Theory suggests the existence of slow reservoir temporarily emptied by stimulated scattering to the condensate, generating ultrashort pulses of the condensate emission., Comment: 14 pages, 4 figures

Microcavity exciton polaritons are promising candidates to build a new generation of highly nonlinear and integrated optoelectronic devices. Such devices range from novel coherent light emitters to reconfigurable potential landscapes for electro-optical polariton-lattice based quantum simulators as well as building blocks of optical logic architectures. Especially for the latter, the strongly interacting nature of the light-matter hybrid particles has been used to facilitate fast and efficient switching of light by light, something which is very hard to achieve with weakly interacting photons. We demonstrate here that polariton transistor switches can be fully integrated in electro-optical schemes by implementing a one-dimensional polariton channel which is operated by an electrical gate rather than by a control laser beam. The operation of the device, which is the polariton equivalent to a field-effect transistor, relies on combining electro-optical potential landscape engineering with local exciton ionization to control the scattering dynamics underneath the gate. Monolayers of transition metal dichalcogenide materials emerged as a new material class to study excitonic effects in solid state, since they benefit from enormous coulomb correlations between electrons and holes. Especially in WSe2, sharp emission features have been observed at cryogenic temperatures, which act as single photon sources . Tight exciton localization has been assumed to induce an anharmonic excitation spectrum, however, the evidence of the hypothesis, namely the demonstration of a localized biexciton, is elusive. Here, we unambiguously demonstrate the existence of a localized biexciton in a monolayer of WSe2, which triggers an emission cascade of single photons. The biexciton is identified by its time-resolved photoluminescence, superlinearity and distinct polarization in micro-photoluminescence experiments. We evidence the cascaded nature of the emission process in a cross-correlation experiment, which yields a strong bunching behavior. When the coupling between light and matter becomes comparable to the energy gap between different excited states they hybridize, leading to the appearance of a rich and complex phenomenology which attracted remarkable interest in recent years. While the mixing between states with different number of excitations, so-called ultrastrong coupling regime, has been observed in various implementations, the effect of the hybridization between different single excitation states, referred to as very strong coupling regime, has remained elusive. In semiconductor quantum wells such a regime is predicted to manifest as a photon-mediated electron-hole coupling leading to different excitonic wavefunctions for the two polaritonic branches when the ratio of the coupling strength to exciton binding energy approaches unity. Here, we verify experimentally the existence of this regime in magneto-optical measurements on a microcavity with 28 GaAs quantum wells, showing that the average electron-hole separation of the upper polariton is significantly increased compared to the bare quantum well exciton Bohr radius. This manifests in a diamagnetic shift around zero detuning that exceeds the shift of the lower polariton by one order of magnitude and the bare quantum well exciton diamagnetic shift by a factor of two. The lower polariton exhibits a diamagnetic shift smaller than expected from the coupling of a rigid exciton to the cavity mode which suggests more tightly bound electron-hole pairs than in the bare quantum well.

The exact optical response of quantum few-level systems depends crucially on the exact choice of the incoming pulse areas. We use four-wave mixing (FWM) spectroscopy to infer the coherent response and dynamics of single InAs quantum dots (QDs) and study their pulse area dependence. By combining atomic force microscopy with FWM hyperspectral imaging, we show that the retrieved FWM signals originate from individual QDs enclosed in natural photonic defects. The optimized light-matter coupling in these defects allows us to perform our studies in a wide range of driving field amplitudes. When varying the pulse areas of the exciting laser pulses the so-called Rabi rotations can be resolved by the two-pulse FWM technique. We investigate these Rabi rotations within two- and three-level systems, both theoretically and experimentally, and explain their damping by the coupling to acoustic phonons. To highlight the importance of the pulse area influence, we show that the phonon-induced dephasing of QD excitons depends on the pulse intensity.

We employ two-dimensional (2D) coherent, nonlinear spectroscopy to investigate couplings within individual InAs quantum dots (QD) and QD molecules. Swapping pulse ordering in a two-beam sequence permits to distinguish between rephasing and non-rephasing four-wave mixing (FWM) configurations. We emphasize the non-rephasing case, allowing to monitor two-photon coherence dynamics. Respective Fourier transform yields a double quantum 2D FWM map, which is corroborated with its single quantum counterpart, originating from the rephasing sequence. We introduce referencing of the FWM phase with the one carried by the driving pulses, overcoming the necessity of its active-stabilization, as required in 2D spectroscopy. Combining single and double quantum 2D FWM, provides a pertinent tool in detecting and ascertaining coherent coupling mechanisms between individual quantum systems, as exemplified experimentally.

Atomic monolayers represent a novel class of materials to study localized and free excitons in two dimensions and to engineer optoelectronic devices based on their significant optical response. Here, we investigate the role of the substrate on the photoluminescense response of MoSe$_2$ and WSe$_2$ monolayers exfoliated either on SiO$_2$ or epitaxially grown InGaP substrates. In the case of MoSe$_2$, we observe a significant qualitative modification of the emission spectrum, which is widely dominated by the trion resonance on InGaP substrates. However, the effects of inhomogeneous broadening of the emission features are strongly reduced. Even more strikingly, in sheets of WSe$_2$, we could routinely observe emission lines from localized excitons with linewidths down to the resolution limit of 70\,$\mu$ eV. This is in stark contrast to reference samples featuring WSe$_2$ monolayers on SiO$_2$ surfaces, where the emission spectra from localized defects are widely dominated by spectral diffusion and blinking behaviour. Our experiment outlines the enormous potential of III-V-monolayer hybrid architectures to obtain high quality emission signals from atomic monolayers, which are straight forward to integrate into nanophotonic and integrated optoelectronic devices.

Deterministic techniques enabling the implementation and engineering of bright and coherent solid-state quantum light sources are key for the reliable realization of a next generation of quantum devices. Such a technology, at best, should allow one to significantly scale up the number of implemented devices within a given processing time. In this work, we discuss a possible technology platform for such a scaling procedure, relying on the application of nanoscale quantum dot imaging to the pillar microcavity architecture, which promises to combine very high photon extraction efficiency and indistinguishability. We discuss the alignment technology in detail, and present the optical characterization of a selected device which features a strongly Purcell-enhanced emission output. Boson sampling is considered as a strong candidate to demonstrate the quantum computational supremacy over classical computers. However, previous proof-of-principle experiments suffered from small photon number and low sampling rates owing to the inefficiencies of the single-photon sources and multi-port optical interferometers. Here, we develop two central components for high-performance boson sampling: robust multi-photon interferometers with 0.99 transmission rate, and actively demultiplexed single-photon sources from a quantum-dot-micropillar with simultaneously high efficiency, purity and indistinguishability. We implement and validate 3-, 4-, and 5-photon boson sampling, and achieve sampling rates of 4.96 kHz, 151 Hz, and 4 Hz, respectively, which are over 24,000 times faster than the previous experiments, and over 220 times faster than obtaining one sample through calculating the matrices permanent using the first electronic computer (ENIAC) and transistorized computer (TRADIC) in the human history. Our architecture is feasible to be scaled up to larger number of photons and with higher rate to race against classical computers, and might provide experimental evidence against the Extended Church-Turing Thesis., Comment: Revised for clarity. We report gate-tunable memristive switching in patterned LaAlO3/SrTiO3 interfaces at cryogenic temperatures. The application of voltages in the order of a few volts to the back gate of the device allows controlling and switching-on and -off the inherent memory functionality (memristance). For large and small gate voltages a simple non-linear resistance characteristic is observed while a pinched hysteresis loop and memristive switching occurs in an intermediate voltage range. The memristance is further controlled by the density of oxygen vacancies, which is tuned by annealing the sample at 300 {\deg}C in nitrogen atmosphere. Depending on the annealing time the memristance at zero gate voltage can be switched on and off leading to normally-on and normally-off memristors. The presented device offers reversible and irreversible control of memristive characteristics by gate voltages and annealing, respectively, which may allow to compensate fabrication variabilities of memristors that complicate the realization of large memristor-based neural networks., Comment: 14 pages, 4 figures

We study experimentally and theoretically a coherently-driven strongly-coupled quantum dot-microcavity system. Our focus is on physics of the unexplored intermediate excitation regime where the resonant laser field dresses a strongly-coupled single exciton-photon (polariton) system resulting in a ladder of laser-dressed Jaynes-Cummings states. In that case both the coupling of the emitter to the confined light field of the microcavity and to the light field of the external laser are equally important, as proved by observation of injection pulling of the polariton branches by an external laser. This intermediate interaction regime is of particular interest since it connects the purely quantum mechanical Jaynes-Cummings ladder and the semi-classical Autler-Townes ladder. Exploring the driving strength-dependence of the mutually coupled system we establish the maximum in the resonance fluorescence signal to be a robust fingerprint of the intermediate regime and observe signatures indicating the laser-dressed Jaynes-Cummings ladder. The regime of strong light-matter coupling is typically associated with weak excitation. With current realizations of cavity-QED systems, strong coupling may persevere even at elevated excitation levels sufficient to cross the threshold to lasing. In the presence of stimulated emission, the vacuum-Rabi doublet in the emission spectrum is modified and the established criterion for strong coupling no longer applies. We provide a generalized criterion for strong coupling and the corresponding emission spectrum, which includes the influence of higher Jaynes-Cummings states. The applicability is demonstrated in a theory-experiment comparison of a few-emitter quantum-dot--micropillar laser as a particular realization of the driven dissipative Jaynes-Cummings model. Furthermore, we address the question if and for which parameters true single-emitter lasing can be achieved, and provide evidence for the coexistence of strong coupling and lasing in our system in the presence of background emitter contributions., Comment: 12 pages, 9 figures

Solid state cavity quantum electrodynamics is a rapidly advancing field which explores the frontiers of light-matter coupling. Plasmonic approaches are of particular interest in this field, since they carry the potential to squeeze optical modes to spaces significantly below the diffraction limit1,2, enhancing light-matter coupling. They further serve as an architecture to design ultra-fast, non-linear integrated circuits with smallest footprints3. Transition metal dichalcogenides are ideally suited as the active material in such circuits as they interact strongly with light at the ultimate monolayer limit4. Here, we implement a Tamm-plasmon-polariton structure, and study the coupling to a monolayer of WSe2, hosting highly stable excitons5. Exciton-Polariton formation at room temperature is manifested in the characteristic energy-momentum dispersion relation studied in photoluminescence, featuring an anti-crossing between the exciton and photon modes with a Rabi-splitting of 23.5 meV. Creating polaritonic quasi-particles in plasmonic architectures with atomic monolayers under ambient conditions is a crucial step towards compact, highly non-linear integrated photonic and polaritonic circuits6,7.

We experimentally and theoretically investigate injection locking of quantum dot (QD) microlasers in the regime of cavity quantum electrodynamics (cQED). We observe frequency locking and phase-locking where cavity enhanced spontaneous emission enables simultaneous stable oscillation at the master frequency and at the solitary frequency of the slave microlaser. Measurements of the second-order autocorrelation function prove this simultaneous presence of both master and slave-like emission, where the former has coherent character with $g^{(2)}(0)=1$ while the latter one has thermal character with $g^{(2)}(0)=2$. Semi-classical rate-equations explain this peculiar behavior by cavity enhanced spontaneous emission and a low number of photons in the laser mode.

Boson sampling is a problem intractable for classical computers, but can be naturally solved on a specialized photonic quantum simulator which requires less resources than building a universal quantum computer. The biggest challenge to implement boson sampling with a large number of photons has been the lack of reliable single-photon sources. Here we demonstrate a scalable architecture of boson sampling using a solid-state single-photon source with simultaneously high efficiency, purity, and indistinguishability. The single photons are time-bin encoded and interfered in an electrically programmable loop-based network. We implement and validate boson sampling with input three and four single photons, and track the dynamical multi-photon evolution inside the circuit. With further refinement of the system efficiency, our approach may be feasible to be scaled up to >20-boson sampling to outperform classical computers, and thus provide experimental evidence against the Extended Church-Turing Thesis., Comment: 12 pages, 4 figures, additional references added

By pulsed s-shell resonant excitation of a single quantum dot-micropillar system, we generate long streams of a thousand of near transform-limited single photons with high mutual indistinguishability. Hong-Ou-Mandel interference of two photons are measured as a function of their emission time separation varying from 13 ns to 14.7 {\mu}s, where the visibility slightly drops from 95.9(2)% to a plateau of 92.1(5)% through a slow dephasing process occurring at time scale of 0.7 {\mu}s. We study the polarization dynamics of a spatially expanding polariton condensate under nonresonant linearly polarized optical excitation. The spatially and temporally resolved polariton emission reveals the formation of non-trivial spin textures in the form of a quadruplet polarization pattern both in the linear and circular Stokes parameters, and an octuplet in the diagonal Stokes parameter. The continuous rotation of the polariton pseudospin vector through the condensate due to TE-TM splitting exhibits an ordered pattern of half-skyrmions associated with a half-integer topological number. A theoretical model based on a driven-dissipative Gross-Pitaevskii equation coupled with an exciton reservoir describes the dynamics of the nontrivial spin textures through the optical spin-Hall effect., Comment: 13 pages, 9 figures

The semiconductor polariton laser promises a new source of coherent light, which, compared to conventional semiconductor photon lasers, has input-energy threshold orders of magnitude lower. However, intensity stability, a defining feature of a coherent state, has remained poor. Intensity noise at many times of the shot-noise of a coherent state has persisted, which has been attributed to multiple mechanisms that are difficult to separate in conventional polariton systems. The large intensity noise in turn limited the phase coherence. These limit the capability of the polariton laser as a source of coherence light. Here, we demonstrate a polariton laser with shot-noise limited intensity stability, as expected of a fully coherent state. This is achieved by using an optical cavity with high mode selectivity to enforce single-mode lasing, suppress condensate depletion, and establish gain saturation. The absence of spurious intensity fluctuations moreover enabled measurement of a transition from exponential to Gaussian decay of the phase coherence of the polariton laser. It suggests large self-interaction energies in the polariton condensate, exceeding the laser bandwidth. Such strong interactions are unique to matter-wave laser and important for nonlinear polariton devices. In this report we demonstrate a novel concept for a planar cavity polariton beam amplifier using non-resonant excitation. In contrast to resonant excitation schemes, background carriers are injected which form excitons, providing both gain and a repulsive potential for a polariton condensate. Using an attractive potential environment induced by a locally elongated cavity layer, the repulsive potential of the injected background carriers is compensated and a significant amplification of polariton beams is achieved without beam distortion., Comment: 8 pages, 7 figures

Under adequate conditions, cavity-polaritons form a macroscopic coherent quantum state, known as Bose-Einstein condensate (BEC). Compared to Wannier-Mott excitons in inorganic semiconductors, the localized Frenkel excitons in organic emitter materials show weaker interaction but stronger coupling, which recently enabled the first realization of BEC at room temperature. However, this required ultrafast optical pumping which limits the applications of organic BECs. Here, we demonstrate room-temperature BEC of cavity-polaritons in simple laminated microcavities filled with the biologically produced enhanced green fluorescent protein (eGFP). The unique molecular structure of eGFP prevents exciton annihilation even at high excitation densities, thus facilitating BEC under conventional nanosecond pumping. BEC is clearly evidenced by a distinct threshold, an interaction-induced blueshift of the condensate, long-range coherence and the presence of a second threshold at higher excitation density which is associated with the onset of photon lasing and results from thermalization of the exciton reservoir., Comment: 13(+8) pages, 4(+7) figures

The recent progress in integrated quantum optics has set the stage for the development of an integrated platform for quantum information processing with photons, with potential applications in quantum simulation. Among the different material platforms being investigated, direct-bandgap semiconductors and particularly gallium arsenide (GaAs) offer the widest range of functionalities, including single- and entangled-photon generation by radiative recombination, low-loss routing, electro-optic modulation and single-photon detection. Scalable photonic quantum technologies require on-demand single-photon sources with simultaneously high levels of purity, indistinguishability, and efficiency. These key features, however, have only been demonstrated separately in previous experiments. Here, by s-shell pulsed resonant excitation of a Purcell-enhanced quantum dot-micropillar system, we deterministically generate resonance fluorescence single photons which, at pi pulse excitation, have an extraction efficiency of 66%, single-photon purity of 99.1%, and photon indistinguishability of 98.5%. The implementation and engineering of bright and coherent solid state quantum light sources is key for the realization of both on chip and remote quantum networks. Despite tremendous efforts for more than 15 years, the combination of these two key prerequisites in a single, potentially scalable device is a major challenge. Here, we report on the observation of bright and coherent single photon emission generated via pulsed, resonance fluorescence conditions from a single quantum dot (QD) deterministically centered in a micropillar cavity device via cryogenic optical lithography. The brightness of the QD fluorescence is greatly enhanced on resonance with the fundamental mode of the pillar, leading to an overall device efficiency of $\eta=(74\pm4)~\%$ for a single photon emission as pure as $g^{(2)}(0)=0.0092\pm0.0004$. The combination of large Purcell enhancement and resonant pumping conditions allows us to observe a two-photon wave packet overlap up to $\nu=(88\pm3)~\%$, Comment: submitted

Resonant excitation of solid state quantum emitters has the potential to deterministically excite a localized exciton while ensuring a maximally coherent emission. In this work, we demonstrate the coherent coupling of an exciton localized in a lithographically positioned, site-controlled semiconductor quantum dot to an external resonant laser field. For strong continuous-wave driving we observe the characteristic Mollow triplet and analyze the Rabi splitting and sideband widths as a function of driving strength and temperature. The sideband widths increase linearly with temperature and the square of the driving strength, which we explain via coupling of the exciton to longitudinal acoustic phonons. We also find an increase of the Rabi splitting with temperature, which indicates a temperature induced delocalization of the excitonic wave function resulting in an increase of the oscillator strength. Finally, we demonstrate coherent control of the exciton excited state population via pulsed resonant excitation and observe a damping of the Rabi oscillations with increasing pulse area, which is consistent with our exciton-photon coupling model. We believe that our work outlines the possibility to implement fully scalable platforms of solid state quantum emitters. We report on the observation of bright emission of single photons under pulsed resonance fluorescence conditions from a single quantum dot (QD) in a micropillar cavity. The brightness of the QD fluorescence is greatly enhanced via the coupling to the fundamental mode of a micropillar, allowing us to determine a single photon extraction efficiency of $(20.7\pm0.8)~\%$ per linear polarization basis. This yields an overall extraction efficiency of $(41.4\pm1.5)~\%$ in our device. We observe the first Rabi-oscillation in a weakly coupled quantum dot-micropillar system under coherent pulsed optical excitation, which enables us to deterministically populate the excited QD state. In this configuration, we probe the single photon statistics of the device yielding $g^{(2)}(0)=0.072\pm0.011$ at a QD-cavity detuning of $75~\mu$eV., Comment: accepted for publication in Optics Express

Quantum dots (QDs) are semiconductor nanostructures in which a three dimensional potential trap produces an electronic quantum confinement, thus mimicking the behaviour of single atomic dipole-like transitions. However unlike atoms, QDs can be incorporated into solid state photonic devices such as cavities or waveguides that enhance the light-matter interaction. A near unit efficiency light-matter interaction is essential for deterministic, scalable quantum information (QI) devices. In this limit, a single photon input into the device will undergo a large rotation of the polarization of the light field due to the strong interaction with the QD. In this paper we measure a macroscopic ($\sim6^o$) phase shift of light as a result of the interaction with a negatively charged QD coupled to a low quality-factor (Q$\sim290$) pillar microcavity. This unexpectedly large rotation angle demonstrates this simple low Q-factor design would enable near deterministic light-matter interactions., Comment: 6 pages, 3 figures

In a standard semiconductor laser, electrons and holes recombine via stimulated emission to emit coherent light, in a process that is far from thermal equilibrium. Exciton-polariton condensates -- sharing the same basic device structure as a semiconductor laser, consisting of quantum wells coupled to a microcavity -- have been investigated primarily at densities far below the Mott density for signatures of Bose-Einstein condensation. At high densities approaching the Mott density, exciton-polariton condensates are generally thought to revert to a standard semiconductor laser, with the loss of strong coupling. Here, we report the observation of a photoluminescence sideband at high densities that cannot be accounted for by conventional semiconductor lasing. This also differs from an upper-polariton peak by the observation of the excitation power dependence in the peak-energy separation. Our interpretation as a persistent coherent electron-hole-photon coupling captures several features of this sideband whereas many remain elusive. Microcavity exciton-polaritons are quantum quasi-particles arising from the strong light-matter coupling. They have exhibited rich quantum dynamics rooted from bosonic nature and inherent non-equilibrium condition. Dynamical condensation in microcavity exciton-polaritons has been observed at much elevated temperatures in comparison to ultrocold atom condensates. Recently, we have investigated the behavior of exciton-polariton condensates in artificial trap and lattice geometries in zero-dimension, one-dimension (1D) and two-dimension (2D). Coherent $\pi$-state with p-wave order in a 1D condensate array and d-orbital state in a 2D square lattice are observed. We report on the spectroscopic investigation of quantum dot - micropillar cavities with unprecedented quality factors. We observe a pronounced dependency of the quality factor on the measurement scheme, and find that significantly larger quality factors can be extracted in photoreflectance compared to photoluminescence measurements. While the photoluminescence spectra of the microcavity resonances feature a Lorentzian lineshape and Q-factors up to 184,000, the reflectance spectra have a Fano-shaped asymmetry and feature significantly higher Q-factors in excess of 250,000 resulting from a full saturation of the embedded emitters. The very high quality factors in our cavities promote strong light-matter coupling with visibilities exceeding 0.5 for a single QD coupled to the cavity mode.

We studied the spatial coherence of a Bosonic two-dimensional multi-mode condensate both through measurements and simulations. It is shown that condensates with a constant spatial density must be described as the superposition of several quantized modes which reduces the overall coherence. In this case, the spatial coherence can appear to decay faster than allowed by the Berezinskii-Kosterlitz-Thouless (BKT) theory. However, we find through spectroscopic measurements that the individual modes show a slower decay of the spatial coherence than the overall system.

We demonstrate the simultaneous dressing of both vacuum-to-exciton and exciton-to-biexciton transitions of a single semiconductor quantum dot in a high-Q micropillar cavity, using photoluminescence spectroscopy. Resonant two-photon excitation of the biexciton is achieved by spectrally tuning the quantum dot emission with respect to the cavity mode. The cavity couples to both transitions and amplifies the Rabi-frequency of the likewise resonant cw laser, driving the transitions. We observe strong-field splitting of the emission lines, which depend on the driving Rabi field amplitude and the cavity-laser detuning. A dressed state theory of a driven 4-level atom correctly predicts the distinct spectral transitions observed in the emission spectrum, and a detailed description of the emission spectra is further provided through a polaron master equation approach which accounts for cavity coupling and acoustic phonon interactions of the semiconductor medium.

An expanding polariton condensate is investigated under pulsed nonresonant excitation with a small laser pump spot. Far above the condensation threshold we observe a pronounced increase in the dispersion curvature with a subsequent linearization of the spectrum and strong luminescence from a ghost branch orthogonally polarized with respect to the linearly polarized condensate emission. The presence of the ghost branch has been confirmed in time-resolved measurements.
