ÐикÑолазеÑÑ Ñ Ð´Ð¸Ñковой ÑоÑмой ÑезонаÑоÑа и веÑÑ Ð½Ð¸Ð¼ колÑÑевÑм ÑлекÑÑиÑеÑким конÑакÑом обладаÑÑ ÐºÐ¾Ð¼Ð¿ÑомиÑÑнÑми Ñ Ð°ÑакÑеÑиÑÑиками., In this work, the electroluminescence spectra, current-voltage and watt-ampere characteristics for microlasers were measured and analyzed. Microlasers with ring and disk resonator shapes with different active regions were used. The list of investigated active regions is as follows: InAs / InGaAs quantum dots synthesized by molecular beam epitaxy and InAs / InGaAs quantum well dots, synthesized by the method of gas-phase epitaxy from organometallic compounds. Using the methods of photolithography and plasma-chemical etching, ring and disk microcavities with different geometric parameters were formed. Electroluminescence spectroscopy was used to study microlasers. It is shown in this work that the value of the threshold current decreases with a decrease in the diameter, and the minimum value of the threshold current is achieved in ring microlasers. With an increase in the diameter, the thermal resistance decreases, and the shape of the resonator does not significantly affect the value of the thermal resistance. Microlasers with a disk-shaped resonator and an upper ring electrical contact have compromise characteristics.
