In this article, the morphological characteristics of indium droplets with different deposition amounts on GaAs ( 001 ) substrates at low temperature are studied. Under the condition of a substrate temperature of 160 °C, the morphology of indium droplets with different deposition amounts is analyzed, and the formation mechanism of indium droplets with different deposition amounts is explained based on the classical nucleation theory. Through the statistics and analysis of the number, diameter and height of the droplets and the diameter and height of the expanding disk around the droplets, the evolution of the droplet morphology with the deposition amount is explained. According to the related theory of droplet morphology and deposition amount and the data obtained in the experiment, the minimum deposition amount of indium droplet that can produce diffusion disc is about 3. 3 ML. Related research results have guiding significance for the preparation of InAs nanostructures by droplet epitaxy. [ABSTRACT FROM AUTHOR]
