近年、電源の小型化に対して、高周波で高効率動作が実現できるGaNパワーデバイスが注目を集めている。本研究室では高周波で高効率動作するGaNパワーデバイスを駆動・制御する回路、受動部品を１チップに積層した3D power SoCの実現を目指している。先行研究で提案されたGaN用ゲートドライバーICではダイオードや受動部品が用いられており、1チップ化が困難である。そのため、電源の小型化を実現するためにはゲートドライバーICの1チップ化が重要課題となる。本研究では、ゲートドライバーICの1チップ化および高機能化を検討した結果について報告する。 / GaN power devices have caught the attentions for high frequency switching and high efficiency of power supply. 近年、Power supply on chip (power SoC) が究極の電源の小型化として注目されている。我々の研究グループではスイッチング素子や受動素子を三次元に積層した3D power SoCを提案しているが、入出力電圧が素子の耐圧によって決まることが挙げられる。この問題を解決するためにはISOP DC-DCコンバータではMOSFETのソースがフローティングする。つまり、3D power SoCの実現にはフローティングゲートドライバーが必要となる。以前、ショットキーバリアダイオードを使用したトランスレスフローティングゲートドライバーを提案したが、ショットキーバリアダイオードは集積化が困難である。本論文ではMOSFETを使用して1チップ化が可能となるトランスレスフローティングゲートドライバーについてシミュレーションにより検討した結果を報告する。 / One of the key issues of the floating gate driver circuit are to reduce the volume. To eliminate the transformer is one of the effective ways to do this and, in such situation, the transformer-less gate driver IC was proposed. The proposed gate driver IC uses Schottky barrier diodes (SBDs). SBD disturbs the integration of the floating gate driver IC. In this paper, we investigate fully integrated transformer-less floating gate driver IC by circuit simulation. 3D power supply on chip (3D power SoC), which integrates Si driver, GaN power device and passive devices realizes high efficiency at high frequency switching and high power density. However, miniaturization makes power supply high temperature, and it causes reduction in efficiency and lifetime of power supply. In this paper, we propose the optimum structure for stacking GaN power device and Si based IC circuit to 3D power SoC. Power supply on chip (power-SoC) has been caught attentions because ultimately miniaturize the power supplies. Especially, the 3D power-SoC is attractive and is fabricated using LSI and MEMS process. It is important to meet the various electrical requirements for expanding applications because they are fabricated using mass production process. In such situations, series and/or parallel connections of them is attractive. However, we generally use transformers as power supplies for floating gate driver circuits when we connect DC-DC converters series. Transformers are not suitable for power-SoC because they disturb miniaturization.
