YxAl1 − xN in its wurtzite phase has been identified as a prospective wide bandgap semiconductor and a promising competitor of ScxAl1 − xN in application devices. Notwithstanding theoretical predictions of the high stability of YxAl1 − xN in the wurtzite structure even at high alloy concentrations, experimental studies have revealed significant challenges in achieving the requisite high concentration films. This study demonstrates that strain is an effective parameter on the growth of wurtzite YxAl1 − xN, which can be tuned by engineering growth methods, such as the introduction of different buffer layers. Conversely, difficulties have been encountered in achieving Y concentrations above x = 0.4, despite the incorporation of Y atoms into the layers, with the formation of amorphous structures occurring prior to the predicted structural phase transition to the rock salt crystal. A comprehensive grasp of the structural characteristics of YxAl1 − xN thin films offers invaluable insight that will prove to be beneficial for future research on this material system. In this work, the value and the polarity of the spontaneous and piezoelectric polarization have been investigated, as the use of two different reference structures for wurtzite-type group-III nitrides, namely, the zinc-blende and the layered-hexagonal crystal lattice, have resulted in different predictions. It was found that although the differences in value and polarity of the polarization for heterostructures such as wurtzite Al1−xScxN/GaN lead to similar interface sheet charges, a significant mismatch is observed when polarization reversal is considered. The interface sheet charge predicted before and after the polarization reversal in the wurtzite Al1−xScxN layer on GaN using the zinc-blende lattice as a reference predominantly shows a change in sign. When using the layered-hexagonal lattice as a reference, not only is the same polarity of the interface sheet charge maintained after polarization reversal, but it is even 30 times larger. In this case, the giant and positive spontaneous polarization values for metal-polar Al1−xScxN extracted from the ferroelectric switching, as well as the alignment of the piezoelectric polarization to it, were observed to be consistent with the predictions referenced to the layered-hexagonal lattice. Thus, it is concluded that the layered-hexagonal reference is not only more suitable for predicting the ferroelectric properties of wurtzite Al1−xScxN but should also be the correct reference when considering polarization reversal in heterostructures. If the significant increase in the interface sheet charge after polarization reversal is experimentally detected, it will allow the design and fabrication of novel devices for future high-frequency and power electronics applications. YAlN has emerged as a wide band gap semiconductor with high potential to compete with ScAlN in industrial applications. Theoretical predictions about YAlN's material properties have been the main motivation for conducting experimental investigations and verify simulated results. However, several challenges have been faced in experimental studies on YAlN that contradict theoretical data, especially when trying to reach higher alloy concentrations. This work presents a systematic review analyzing different material properties including structural characterization, elastic properties, and thermal features. It combines all available experimental data on the growth and reported material parameters, such as band gap, lattice parameters, and electrical properties with the aim of introducing a new motivation to further study YAlN's potential in various fields of device applications. The review provides a comprehensive overview on the current state of knowledge on YAlN, highlighting the discrepancies between theoretical predictions and experimental results. By providing information from multiple studies, this work offers valuable insights into the challenges and opportunities associated with YAlN development, paving the way for future research directions and potential industrial applications of this promising wide band gap semiconductor. An erratum was issued for the article "Electrical and structural characterization of YAlN at high alloy concentrations" published in the Journal of Applied Physics. The correction addresses errors in the dataset referenced in Fig. 6, specifically incorrect values for the a lattice parameter. The corrected version shows that both the a and c lattice parameters are lower compared to previously reported data, while the c/a ratio remains consistent with the wurtzite structure. A review of the structural, elastic, and thermodynamic properties of cubic and hexagonal ScxAl1−xN crystals over the range of possible random alloys is provided. Based on measured and simulated lattice and internal cell parameters of NaCl (B1), CsCl (B2), and α-ZnS (B3) type cubic ScxAl1−xN lattices as well as of β-ZnS (B4), lh-MgO (Bk), and NiAs (B81) type hexagonal ScxAl1−xN crystals, their atomic positions, distances to nearest neighbor atoms, geometric dimensions of crystal cells, mass density, as well as their average bond length and bond angles are presented in dependence on the alloy composition. The understanding gained about the crystal lattices is used to provide a model for the transitions from the β-ZnS to the lh-MgO or NaCl lattice induced by the alloying of AlN with ScN. Based on published data sets of stiffness coefficients, the compliance coefficients, Young's modulus, shear modulus, Poisson's ratio, compressibility, and the sound velocities are presented in relation to the orientation of representative crystal planes and axes for rock salt, layered hexagonal, and wurtzite ScxAl1−xN crystals. Particular attention is paid to the directional anisotropies of elastic properties of the different crystal lattices if Sc atoms substitute an increasing number of Al atoms. Based on sound velocities determined, an overview of the fundamental thermodynamic properties of cubic and hexagonal ScxAl1−xN alloys is provided, such as the Debye temperature, heat capacity, minimum heat conduction, and melting temperature. ScN in the rock salt structure is a well-investigated material due to its desirable properties like the high hardness or large thermal conductivity. Recent computations by Adamski et al. [Appl. Phys. Lett. 115, 232103 (2019)] showed that ScN/GaN heterostructures exhibit an outstanding polarization gradient which would be beneficial for polarization induced electron gases. The pseudobinary semiconductor Sc x Al 1 − x N, when maintaining the cubic rock salt structure, could be beneficial for tailoring the polarization gradient using the Sc dependency of material properties. The structural properties of rs-Sc x Al 1 − x N are not fully discovered yet, thus in this work, DC-magnetron sputtered cubic rock salt Sc x Al 1 − x N thin films with 0.55 < x < 1.00 were grown and analyzed on ScN(111)/Si(111). The epitaxial relation of ScN(111) thin films on the Si(111) substrate is determined to be ScN[110] ∥ Si[100]. Furthermore, concentration dependent properties like the lattice parameter of Sc x Al 1 − x N were measured [a(ScN) = 4.50 Å, a(Sc0.55Al0.45N) = 4.30 Å] and the stress σ within the layers was determined. The crystal quality was evaluated using ω -scans, revealing FWHM = 1.14 ° for Sc0.95Al0.05N. The diameters of the columns were determined by atomic force microscopy and scanning electron microscopy and they are range from 34 to 59 nm for 0.55 < x < 1.00. At x = 0.55 , Sc x Al 1 − x N columns in the hexagonal wurtzite as well as cubic rock salt structure were detected. This information about the structural specifications of Sc x Al 1 − x N in the rock salt structure forms the basis for further investigations and experimental confirmation of the electric properties of ScN/GaN heterostructures or even a Sc x Al 1 − x N/GaN based approach for improved structures for high-electron-mobility transistors. The structural, elastic, and basic thermodynamic properties of hexagonal ScxAl1−xN crystals are calculated and discussed over the whole range of possible random alloys, including the transition from wurtzite to the layered hexagonal structure. Based on a review of lattice and internal parameters in combination with complete datasets of stiffness coefficients published in the literature, differing in the considered alloying intervals and the predicted structural transitions, changes in the crystal lattices caused by the substitution of aluminum by scandium atoms are discussed and illustrated. Crystal properties like the mass densities, average bond angles, and bond lengths are calculated, and the compliance coefficients, Young's modulus, shear modulus, Poisson's ratio, compressibility, and sound velocities are determined depending on the alloy composition and in relation to the orientation of crystal planes and axes. Particular attention is paid to the occurring directional anisotropies and the changes in structural and elastic properties in the alloy region of the structural transition between wurtzite and layered hexagonal ScxAl1−xN crystals. The direct impact of structural quality on the ferroelectric properties of hexagonal Al1–xScxN with an Sc-content of x = 0.3 was investigated using dynamic hysteresis measurements, high-resolution x-ray diffraction (HRXRD), and atomic force microscopy. The films investigated were deposited on p-doped (001)-Si substrates by reactive pulsed DC magnetron sputtering under different gas mixtures to vary the structural quality and surface morphology between samples. Misoriented grains were identified as ferroelectrically inactive, as these grains resulted in an underestimation and distortion of the ferroelectric quantities. In fact, a high amount of misoriented volume was found to have a significant effect on the coercive electric field, as this is mainly determined by the crystal strain in the ferroelectric [0001]-oriented regions, independent of its origin. Furthermore, it was concluded that the crystal quality does not have a pronounced effect on the coercive field strength. Conversely, the polarization in the film is mainly determined by the crystal quality, as a difference of 1° in the HRXRD FWHM of the ω-scan resulted in a 60% loss of polarization. The amount of polarization was influenced to a lesser extent by the misoriented grains since the ferroelectric volume of the layers was only slightly overestimated. This reveals that optimizing reproducible and transferable properties, such as crystal quality and surface morphology, is more reasonable, as the film with the lowest misoriented volume and the highest degree of c-axis orientation showed the highest polarization. Electron charges and distribution profiles induced by polarization gradients at the interfaces of pseudomorphic, hexagonal ScxAl1−xN/GaN- and ScxAl1−xN/InN-heterostructures are simulated by using a Schrödinger–Poisson solver across the entire range of random and metal-face ScxAl1−xN-alloys, considering the transition from wurtzite to hexagonal layered crystal structure. In contrast to previous calculations of polarization-induced sheet charges, we use Dryer's modern theory of polarization, which allows for consideration of the spontaneous polarization measured on ferroelectric ScxAl1−xN-layers. Because the sheet density of the electrons accumulating at the heterostructure interfaces can strongly depend both on the data set of the piezoelectric and structural coefficients and on the alloying region of the ScxAl1−xN-layers in which the transition from the wurtzite to the hexagonal layered crystal structure occurs, we have calculated the charge carrier sheet densities and profiles for three representative data sets and evaluated their relevance for devices. We predict electron sheet densities of (2.26 ± 0.20) × 10 14 c m − 2 and (6.25 ± 0.20) × 10 14 c m − 2 for all three sets of data for Ni/AlN/InN- and Ni/ScN/InN-heterostructures, respectively. We demonstrate that the polarization-induced interface charges of Ni/ScxAl1−xN/InN-heterostructures are always positive, tend to increase with increasing Sc-content, and can cause electron accumulations that lead to flooding of the triangular quantum wells at the semiconductor interface. We identify Ni/ScxAl1−xN/GaN-heterostructures with 0.13 ≤ x ≤ 0.19 as particularly promising candidates for the processing of energy-efficient high electron mobility transistors due to their missing or low mechanical strain and their large electron sheet densities between (4.11 ± 0.20) × 10 13 c m − 2 and (6.37 ± 0.20) × 10 13 c m − 2 . Furthermore, we present simulation results of highly strained Ni/ScxAl1−xN/GaN-heterostructures for 0.81 ≤ x ≤ 1.0 , which point to electron accumulations of up to (8.02 ± 0.40) × 10 14 c m − 2 . Shubnikov-de-Haas oscillation is observed in a polarization-doped three-dimensional electron slab in a graded AlxGa1-xN semiconductor layer. The electron slab is generated by the technique of grading the polar semiconductor alloy with spatially changing polarization. Temperature-dependent oscillations allow us to extract an effective mass of m*=0.21m(0). The quantum scattering time measured (tau(q)=0.3 ps) is close to the transport scattering time (tau(t)=0.34 ps), indicating the dominance of short-range scattering. Alloy scattering is determined to be the dominant mechanism-limiting mobility; this enables us to extract an alloy-scattering parameter of V-0=1.8 eV for the AlxGa1-xN material system. Polarization-doping presents an exciting technique for creating electron slabs with widely tunable density and confinement for the study of dimensionality effects on charge transport and collective phenomena.

In this work, surface acoustic wave (SAW) modes and their dependence on propagation directions in epitaxial Al 0.68 Sc 0.32 N(0001) films on Al 2 O 3 (0001) substrates were studied using numerical and experimental methods. In order to find optimal propagation directions for higher-order SAW modes, phase velocity dispersion branches of Al 0.68 Sc 0.32 N on Al 2 O 3 with Pt mass loading were computed for the propagation directions <11 2 ¯ 0> and <1 1 ¯ 00> with respect to the substrate. Experimental investigations of phase velocities and electromechanical coupling were performed for comparison with the numerical results. Simulations carried out with the finite element method and a Green function approach allowed identification of each wave type, including Rayleigh, Sezawa, and shear-horizontal wave modes. For the propagation direction <1 1 ¯ 00>, significantly increased wave guidance of the Sezawa mode compared to other directions was observed, resulting in enhanced electromechanical coupling (k eff 2 = 1.6 %) and phase velocity (v phase = 6 km / s). We demonstrated that selecting wave propagation in <1 1 ¯ 00> with high mass density electrodes results in increased electromechanical coupling without significant reduction in phase velocities for the Sezawa wave mode. An improved combination of metallization, Sc concentration x , and SAW propagation direction is suggested that exhibits both high electromechanical coupling (k eff 2 > --> 6 %) and high velocity (v phase = 5.5 km / s) for the Sezawa mode. We present detailed investigations of the structural, elastic, dielectric, and piezoelectric properties of scandium aluminum nitride (ScxAl1−xN) with the wurtzite crystal structure by means of first-principles calculations based on density functional theory in order to enable a detailed comparison to the corresponding physical properties of GaAlN and InAlN. The goal of our approach is to use atomistic simulations to extract the novel solid state characteristics of ScxAl1−xN crystals by the determination of complete sets of coefficients for the elastic, compliance, and piezoelectric tensor and to confirm the theoretical predictions by experimental measurements of selected tensor coefficients. The calculation of the tensor components is accompanied by a detailed analysis of the crystal structures, e.g., average bond length, bond angles, lattice parameters, and mass density in dependence on alloy composition of ScxAl1−xN. If an increasing number of Al atoms of up to x = 0.5 are replaced by Sc atoms, we observe a nonlinear change of the ratio of lattice parameter c (x) a (x) and average bond angles of about 10% and 5%, respectively, which give an indication of an increasing deviation of the crystal structure of ScxAl1−xN from an ideal hexagonal lattice. As a consequence of the deformed crystal structure and the iconicity of the Sc–N bond, we predict a change in value of the elastic coefficient C 33 S c A l N (x) , the piezoelectric coefficient e 33 S c A l N (x) , and the value of spontaneous polarization P S P S c A l N (x) of up to 65%, 150%, and 230%, respectively. Based, on these simulation results, physical features of practical use are derived, like the average bulk, shear, and the Young modulus as well as the reciprocal Young's modulus and Poisson ratio. Furthermore, the spontaneous polarization of ScxAl1−xN is approximated, taking nonlinear effects into account as well as the piezoelectric polarization caused by uniaxial, biaxial, and hydrostatic stresses in dependency on alloy composition and strain. A detailed comparison of the structural and polarization related properties of GaAlN and InAlN allows us to point out the peculiarity of wurtzite ScAlN crystals within the group III-nitrides. The piezoelectric and spontaneous polarization of wurtzite ScxAl1−xN, GaxAl1−xN, and InxAl1−xN ternary compounds dramatically affects the electrical properties of pseudomorphic MexAl1−xN/GaN, MexAl1−xN/AlN, and MexAl1−xN/InN heterostructures and devices (Me: = Sc, Ga, In), due to bound interface charges caused by gradients in polarization at surfaces and heterointerfaces. We have calculated the piezoelectric and spontaneous polarization of undoped, metal polar ScxAl1−xN barrier layers (0 ≤ x ≤ 0.5) pseudomorphically grown on InN, GaN, and AlN buffer layers, in order to compare the polarization induced surface and interface charges determined to the ones predicted and measured in heterostructures with GaxAl1−xN and InxAl1−xN barriers (0 ≤ x ≤ 1.0). To facilitate the inclusion of the predicted polarization in future simulations, we give explicit prescriptions to calculate polarization induced bound interface charges for arbitrary x and barrier thicknesses up to 50 nm in each of the ternary III-N alloy heterostructures. In addition, we predict the electron sheet charges confined in heterostructures with positive polarization induced interface charges taking limitations for the epitaxial growth by strain and critical barrier thicknesses into account. Based on these results, we provide a detailed comparison of the sheet resistances and current-carrying capabilities of the heterostructures investigated, pointing to a superior potential of ScAlN/GaN based heterostructures for processing improved high electron mobility transistors for high-frequency and power electronic applications. In accordance but more pronounced in comparison to the minimum thermal conductivity, which results from heat propagation by phonons, the diffusive thermal conductivity of I wz- i Sc I SB x sb i Al SB 1- I x i sb N decreases linearly with increasing I x i . Also, for I hl- i ScN ( HT ht ) the minimum thermal conductivity increases significantly with increasing temperature.
