/ La préservation de la qualité de l'eau est un enjeu majeur à la fois pour l'environnement et pour la santé humaine. Dans le contexte de la Directive Cadre sur l'Eau (DCE, 2000/60/CE), de nombreux travaux ont étudié les micropolluants organiques, et les connaissances concernant leur présence, voies d'introduction, sources et impacts sur les écosystèmes aquatiques ont considérablement augmenté. Les eaux usées étant des sources importantes de micropolluants en lien avec la consommation de produits manufacturés, l'application de la DCE a conduit au renforcement de la réglementation sur le traitement des eaux usées urbaines et à la généralisation des procédés biologiques tels que les boues activées à aération prolongée ou les biofiltres, permettant d'éliminer significativement les micropolluants organiques. Les processus d'oxydation impliqués consistent en une dégradation qui peut ne pas être complète, générant des produits de transformation (TP) relativement stables et toxiques susceptibles de se retrouver à la fois dans les boues et effluents liquides. Jusqu'à présent, les données sur les TP restent rares et se limitent à quelques composés. Ainsi, il apparaît essentiel que les futurs projets de recherche portent sur la question des TP afin d'élucider leur présence, formation et devenir tout au long du système de traitement des eaux usées jusqu'à leur entrée potentielle dans le milieu aquatique par le biais des rejets d'effluents des stations d'épuration (STEP). Objet ou objectifs TRANSPRO étudie la formation des TP, en développant des méthodes innovantes de screening utilisant des outils à la fois chimiques (Spectrométrie de Masse Haute Résolution) et biologiques (tests in vitro). Il étudie l'ensemble du système de traitement des eaux usées (des entrées de STEP) jusqu'aux écosystèmes aquatiques naturels, en se concentrant sur différents types de procédés de traitement par rapport à leur capacité à générer des TP ainsi que sur les procédés naturels (biodégradation, photo-oxydation) pouvant donner lieu à des transformations dans le milieu lui-même. Méthode TRANSPRO est un projet financé par l'agence nationale de la recherche (ANR) sur la période 2019-2022. Il est porté par un consortium de partenaires publics. C'est un projet collaboratif impliquant un partenariat solide basé sur une expertise pluridisciplinaire, associant chimistes analyticiens (EPOC), physico-chimistes (EPOC, LGC), chimistes de l'environnement (EPOC, Irstea), spécialistes en génie des procédés et modélisation (Irstea, LGC), (éco) toxicologues (EPOC), spécialistes des systèmes de traitement des eaux usées (LGC, Irstea), tous rassemblés pour aborder une question commune: quels processus génèrent des TP, que sont ces TP et quels sont ceux pertinents d'un point de vue environnemental ? Résultats TRANSPRO va permettre d'améliorer nos connaissances sur la nature, l'origine et la dynamique des TP. Il permettra également de classifier les procédés de traitement des eaux usées par rapport à leur tendance à générer des TP et d'aider à sélectionner le processus le plus efficace en termes de dégradation des contaminants parents mais minimisant la formation des TP. TRANSPRO fournira ainsi des connaissances qui contribueront à améliorer les traitements des eaux usées pour concevoir les systèmes d'assainissement de demain. This work studies the dependency of the effective lifetime on the a-Si:H layer thickness of c-Si substrates passivated with intrinsic a-Si:H. This is experimentally investigated by using a soft wet-etching method that enables accurate control of the a-Si:H layer thickness. In this way, variations in the effective lifetime down to thicknesses of a few nanometers are studied, while excluding effects originating from the deposition conditions of a-Si:H when samples of different thicknesses are fabricated. For thin passivation layers, results show a strong thickness dependency of the effective lifetime, which is mainly influenced by the recombination at the external a-Si:H surfaces. For thicker passivation layers, the effective lifetime is predominantly determined by the bulk a-Si:H and/or c-Si defect density. During the etching of the a-Si:H passivation layers, a gradient in the Cody gap for our samples is observed. This gradient is accompanied by a stronger decrease in the effective lifetime and is attributed to a decrease in the a-Si:H band gap and valence band offset. The observed changes in lifetime with a-Si:H layer thickness are supported with AFORS-HET simulations. When a gradient in the a-Si:H passivation layer band gap is used, simulations can reproduce the experimental results.

Closely spaced, through-wafer interconnects are of large interest in RF MEMS and MEMS packaging. In this paper, a suitable technique to realize large arrays of small size through-wafer holes is presented. This approach is based on macroporous silicon formation in combination with wafer thinning. Very high aspect ratio (/spl ges/ 100) structures are realized. The wafers containing the large arrays of 2-3/spl mu/m wide holes are thinned down to 200-150/spl mu/m by lapping and polishing. Copper electroplating is finally employed to realize arrays of high aspect ratio Cu plugs.

Thinning of micromachined wafers containing trenches and cavities to realize through-chip interconnects is presented. Successful thinning of wafers by lapping and polishing until the cavities previously etched by deep reactive ion etching are reached is demonstrated. The possible causes of damage to the etched structures are investigated. The trapping of particles in the cavities and suitable cleaning procedures to address this issue are studied. The results achieved so far allow further processing of the thinned wafers to form through wafer interconnections by copper electroplating. Further improvement of the quality of thinned surfaces can be achieved by alternative cleaning procedures.

In this paper we present the effect of the doping and annealing on the mechanical and optical properties of thin films of silicon carbide prepared by plasma enhanced chemical vapor deposition (PECVD) technique at 400 degree(s)C and using methane (CH 4 ) as a C precursor and silane (SiH 4 ) as a Si source. Diborane (B 2 H 6 ) and phosphine (PH 3 ) are employed as doping gas. A clear changes in internal stress when adding doping gas is observed. After an annealing cycle up to 650 degree(s)C the internal stress is increased for both doped and undoped films and it shifts from compressive to tensile stress region. Spectroscopic ellipsometer is used to investigate structural and optical properties of these films. The thickness of silicon carbide film is decreased for both doped and undoped films after annealing. The index of refraction and coefficient of extinction of undoped and in-situ doped silicon carbide film as a function of photon energy are obtained. Complex dielectric constant as a function of photon energy and energy bandgap of these films are calculated as well.

This paper presents the development of a new technique to prevent occurrence of compressive stress in epipoly. The use of an epitaxial reactor to grow polysilicon enables the growth of monocrystalline silicon (for bipolar electronics) and polysilicon on top of oxide (for MEMS) in a single deposition step. However, after bipolar processing the early structures show compressive strain in the epipoly layer, which required careful MEMS design. We have found the cause of this compressive strain to be the oxidation steps in the bipolar process. The occurrence of this strain can be explained by the presence of oxygen in the epipoly. An alternative processing technique, where the epipoly is doped using implantation and shielded from oxygen by a nitride layer during further bipolar processing, yields epipoly layers without compressive strain. The full thermal budget of the bipolar process is used to diffuse and activate the implanted epipoly dopant.

In this paper, we present a systematic investigation of the influence of the deposition parameters on the deposition rate, etch rate, and mechanical stress of SiC films prepared by plasma-enhanced chemical vapor deposition (PECVD) technique. Among the relevant deposition parameters, the SiH4 gas flow rate, the main parameter to determine the Si to C ratio, plays a crucial role in controlling the properties of SiC films. By combining a design of experiments with a mathematical technique, an empirical model to control the stress of the PECVD SiC films is obtained. Using this empirical model taking into account the interaction between parameters, the stress of the SiC film can be reduced down to only 22.5 MPa.
