Abstract

The origin of the threshold voltage (Vth) shift that occurs in ON-state biased AlGaN/GaN high-electron mobility transistors (HEMTs) is proposed in terms of experimental researches and first-principles calculations. Experimentally, ∼20% negative shift of the Vth is found for the 0.2 μm gate length T-gate AlGaN/GaN HEMT under the ON-state stress. 1/f noise measurements are carried out to investigate the evolution of defect distribution in the GaN channel, which indicates that the Vth shift is accompanied by the diminishing of the defect level of Ev + 0.8 eV. Combined with first-principles studies based on hybrid functionals defect calculations, we find that the defect evolution of O from negatively charged VGa-ON to neutral ON-H gives rise to the decrease in acceptors in the GaN channel and thus the negative shift of Vth. Our work indicates that the strengthening of oxygen-related defects in GaN during material growth and device fabrication would improve the reliability of AlGaN/GaN HEMTs. [ABSTRACT FROM AUTHOR]

Abstract

The reactant pressure of the fuel cell stack is crucial to the efficiency and lifespan of high pressure fuel cell engine. Plenty of researches have done to achieve precisely pressure control, and taking electronic throttle (ET) as back-pressure valve to control pressure is one of the most ideal techniques. In this paper, a detailed nonlinear dynamic model of back-pressure valve is provided firstly. Then, several algorithms are designed to estimate the unknown parameters in the model. Finally, the previous model and identified parameters are verified based on the xPC Target technique. The simulations show that the model and identified parameters provided in this paper have certain reliability and are important to the development of high-performance fuel cell engine controller.

25. Identification of hybrid rapeseed using SSR markers.

Abstract

For new hybrid rapeseed (Brassica napus L.) identification, previous 33 pairs of SSR markers were used to identified 12 breeding lines and commercial cultivars. Results showed that 3 patterns of SSR markers types with 4-22 distinct markers were obtained from the samples. They were identical type, suspected identical type and distinct type. Among the 12 materials, 3 half-sib hybrids with the same paternal parent exhibited 4-16 distinct markers, and 4 half-sib hybrids with same maternal parent exhibited 7-18 distinct markers. Furthermore, among the commercial hybrids from market, 12-20 distinct markers were found. 0-2 distinct markers occurred between 2 samples with the same hybrid. Therefore, for identifying genuineness of rapeseed hybrids by using 33 SSR markers, the sample could be recognized as the same hybrid or very similar hybrid if the distinct markers were less than 2. Abstract

Two 1-D dynamical and isothermal models of cathode gas diffusion layer (GDL) with isobaric and non-isobaric operations for polymer electrolyte fuel cells (PEFCs) were developed and implemented in COMSOL Multiphysics v3.5. The artificial diffusion coefficient was introduced as well to make the numerical computation be stable. In the non-isobaric model, the pressure of gas mixture was obtained by summing up the governing equations of gaseous components, instead of Navier-Stoks equation. Comparison of the two models were carried out with the steady-states and dynamical simulations under given conditions. The corresponding analysis based on the simulated results was also given simultaneously. This paper is contributed to finding the differences between the isobaric and non-isobaric operation in the two-phase model of cathode GDL. [ABSTRACT FROM AUTHOR]

For modern management and full resource sharing among libraries and scientific departments both in Chinese and worldwide observatories, we established the computer system of library management and information retrieval during the period 1984-1987.The system is composed of ten component sub-systems: 1.Book ordering system. This system can produce orders for books and periodicals, balance accounts, produce statistics as well as claims for outstanding book orders.2.Book cataloguing system. This system can catalogue books under certain rules while appending new records of books to the databases. It can also produce catalogue cards and produce written reports about the new books.3.Book retrieval system has the ability to search for a specific book in several ways.4.Book lending or circulation system. This system is a complete circulation system; including book lending, renewals, waiting lists, and recall of borrowed books.5.Periodical management system. This system is in charge of processing of periodicals and magazines in the library, including cataloguing, management, and lending.6.Scientific information retrieval system. One can retrieve scientific information by keywords or in many other ways.7.Internal material booking system. It can make orders of internal materials, claims for materials outstanding and make exchanges with other observatories and institutions both in or outside the country.8.Internal material management system. It can do the work that is analogous to that done with books and periodicals.9.Information relationship system. It handles exchanges of information between institutions.
