11. Improved Endurance of Ferroelectric Hf 0.5 Zr 0.5 O 2 Using Laminated-Structure Interlayer.

Abstract

In this article, the endurance characteristic of the TiN/HZO/TiN capacitor was improved by the laminated structure of a ferroelectric Hf0.5Zr0.5O2 thin film. Altering the HZO deposition ratio, the laminated-structure interlayer was formed in the middle of the HZO film. Although small remanent polarization reduction was observed in the capacitor with a laminated structure, the endurance characteristic was improved by two orders of magnitude (from 106 to 108 cycles). Moreover, the leakage current of the TiN/HZO/TiN capacitor with the laminated-structure interlayer was reduced by one order of magnitude. The reliability enhancement was proved by the Time-Dependent Dielectric Breakdown (TDDB) test, and the optimization results were attributed to the migration inhibition and nonuniform distribution of oxygen vacancies. Abstract

The back-end-of-line (BEOL) process compatibility is one of the advantages of Hf0.5Zr0.5O2 (HZO)-based ferroelectric (FE) among other kinds of HfO2-doped FEs. However, the impact of stress effect induced by the interconnects during device stacking cannot be ignored. Previous studies about the stress effect have mainly focused on the metal in direct contact with the FE layer, but have neglected the potential effects of other layers covering the electrodes. In this work, the stress effects of interconnecting metals including Cu and W, which are the most mainstream interconnects in modern integrated circuit (IC) technology, are systematically demonstrated. The capping layers can exert stress on the top electrode (TE), and this stress transfers to the HZO layer during annealing, which affects the crystalline state of HZO films and enhances or suppresses the ferroelectricity. This is verified by the devices’ electrical performance, the residual stresses measurements and grazing-angle incidence X-ray diffraction results. The results can guide the selection of the proper annealing timing for large-scale FE memory integration when utilizing the BEOL process with different interconnects.

21. Gendered ritual and performative literacy : Yao Women, goddesses of fertility, and the Chinese imperial state

Abstract

This research elucidates various responses of the Yao to the social consequences of civilizing projects historically implemented by a powerful ‘Other’ to them, that is, the successive Chinese imperial and post-imperial states. The Yao are one of the 56 nationalities in today’s China. The research reveals that the Yao’s reactions to the state’s civilizing force are gendered, as manifested in a religious domain. The research shows that Yao men embrace the power of ‘otherness’ that an imperial Daoist cosmology and manuscripts in Chinese entail, while Yao women sustain indigenous culture and belief by ‘singing’. A textual analysis of the probable products of female singing—narratives about goddesses of fertility—points to two types of Yao reaction in the position of women. On the one hand, the narratives embody a symbolic ‘space of negotiation’ in which Yao struggle to claim their agency, but the natural power of female fertility that symbolizes the layer of indigenous culture and belief is eventually domesticated. On the other hand, the narratives convey Yao’s criticisms of the social consequences of imperial Chinese state governance, imposed in the form of patrilineal ideology in marriage and kinship, showing also how different women sought their escape from that.

26. Religion as a Civilizing Process? Rethinking Yao Religious Culture and Ritual Manuscripts.

Abstract

This article suggests that the Yao religious domain should be considered as an interface where the Chinese imperial state attempted to assert its "civilizing" power by incorporating local society into official governance, yet also where the Yao not only assimilated but also transformed imperial influences in the light of their own cultural values. It explores these issues by describing the patrilineal ideology of Yao ordination and its impact on the transmission of ritual manuscripts. Another key issue centres on the ways in which the ideological basis of filial piety, an important Confucian value at the core of ancestor worship, has been re-employed to sustain the practice of Yao ordination as well as their manuscript culture. Yao ritual manuscripts have generally been regarded as literary manifestations of the success of the imperial "civilizing project" among non-Han peoples, with previous scholarship considering Yao ritual manuscripts in terms of their contents and treating them as mere "textual artefacts". In contrast, this essay argues in favor of conceptualizing Yao ritual manuscripts as "objects of value", and shows how the Yao have projected their diverse perceptions of the state's "civilizing" power as part of the cultural value attached to writing, as well as the object-hood embodied in ritual manuscripts.
