The optical efficiency of GaN-based multiple quantum well (MQW) and light emitting diode (LED) structures grown on Si(111) substrates by metal-organic vapor phase epitaxy was measured and compared with equivalent structures on sapphire. The crystalline quality of the LED structures was comprehensively characterized using x-ray diffraction, atomic force microscopy, and plan-view transmission electron microscopy. A room temperature photoluminescence (PL) internal quantum efficiency (IQE) as high as 58% has been achieved in an InGaN/GaN MQW on Si, emitting at 460 nm. This is the highest reported PL-IQE of a c-plane GaN-based MQW on Si, and the radiative efficiency of this sample compares well with similar structures grown on sapphire. Processed LED devices on Si also show good electroluminescence (EL) performance, including a forward bias voltage of ∼3.5 V at 20 mA and a light output power of 1 mW at 45 mA from a 500×500 μm2 planar device without the use of any additional techniques to enhance the output coupling. The extraction efficiency of the LED devices was calculated, and the EL-IQE was then estimated to have a maximum value of 33% at a current density of 4 A cm-2, dropping to 30% at a current density of 40 A cm-2 for a planar LED device on Si emitting at 455 nm. We report on spatially resolved and time-resolved cathodoluminescence (CL) studies of the recombination mechanisms of InGaN/GaN quantum wells (QWs) grown by metal-organic vapour phase epitaxy on bulk m-plane Ammono GaN substrates. As a result of the 2° miscut of the GaN substrate, the sample surface exhibits step bunches, where semi-polar QWs with a higher indium concentration than the planar m-plane QWs form during the QW growth. Spatially resolved time-integrated CL maps under both continuous and pulsed excitation show a broad emission band originating from the m-plane QWs and a distinct low energy emission originating from the semi-polar QWs at the step bunches. High resolution time-resolved CL maps reveal that when the m-QWs are excited well away from the step bunches the emission from the m-plane QWs decays with a time constant of 350 ps, whereas the emission originating semi-polar QWs decays with a longer time constant of 489 ps. The time constant of the decay from the semi-polar QWs is longer due to the separation of the carrier wavefunctions caused by the electric field across the semi-polar QWs. [ABSTRACT FROM AUTHOR]

The mechanisms governing efficiency droop in an In0.18Ga0.82N/GaN multiple quantum well structure were investigated using a combination of ultrafast time-resolved terahertz and photoluminescence spectroscopy. From excitation fluence dependent studies, a reduction in the room temperature photoluminescence efficiency to 3% of its maximum value was observed for an excitation fluence of 0.96 mJcm-2. A correlation was found between the onset of efficiency droop and the emergence of a peak on the high-energy side of the quantum well emission with a 1/e decay time of 19.6 ps. These characteristics were attributed to the saturation of localised states and the population of higher energy delocalised states. Time-resolved studies revealed different scaling behaviours between the terahertz and photoluminescence decay dynamics, suggesting that the saturation of localised hole states may be playing a part in the onset of efficiency droop. We have studied the carrier dynamics in an InGaN/GaN multiple quantum well as a function of recombination energy between temperatures of 10 K and 100 K. For emission detected on the high energy side of the luminescence spectrum, the luminescence intensity and its decay time decrease strongly between 10 K and 50 K. In contrast, for emission detected on the low energy side of the spectrum, both of these quantities increase over the same temperature range. We attribute this behaviour to the thermally activated redistribution of carriers via energy-loss hopping between localised states. On the basis of the respective changes in decay timescales for shallow and deep states, the average energy-loss hopping times are inferred to increase with increasing energy depth of localisation and are thus consistent with spatially uncorrelated localisation within a Gaussian or exponential density of localised states.
