National audience; In operation, molecular beam epitaxy frames use a water loop on their effusion cells to homogenise the heating and reduce the heating of the outer walls. At LAAS-CNRS, this cooling is done using the cooling loop of the clean room. However, to avoid having to stop the cells in case of maintenance or failure of the loop, a bypass is installed to supply the equipment with city water. The following technical report presents the installation and operation of an automatic loop switching system, which secures the cooling of the equipment in case of malfunction of the main loop.; En fonctionnement, les bâtis d'épitaxies par jets moléculaires utilisent une boucle d'eau sur leurs cellules d’effusion, pour homogénéiser le chauffage et réduire l'échauffement des parois extérieures. Au LAAS-CNRS, ce refroidissement est effectué en utilisant la boucle de refroidissement de la salle blanche. Cependant, pour éviter de devoir arrêter les cellules en cas de maintenance ou de panne de la boucle, un by-pass est installé pour alimenter les équipements en eau de ville. Le rapport technique suivant présente le montage et le fonctionnement d'un système de commutation automatique de boucle, qui sécurise le refroidissement des équipement en cas de dysfonctionnement de la boucle principale.

There is a growing demand for compact semiconductor-based ultraviolet lasers for application domains such as disinfection, medical treatments, non-line-of-sight communication, Lidar remote detection or 3D printing. This spectral region is mainly covered by excimer lasers, which come with many restrictions due to the use of corrosive halogen gases, or frequency conversion lasers, despite their limitation in terms of wavelength flexibility. Within this context, AlGaN is a promising material due to its direct wide band gap, band engineering capabilities and wavelength tunability. However, the performance of AlGaN-based laser diodes remains limited due to carrier injection problems. The high doping concentrations required to achieve p-type conductivity degrade the material quality and increase the absorption losses, resulting in a sharp increase of the lasing threshold for devices emitting below 370 nm. As an alternative, we propose to directly pump an active region based on AlGaN nanostructures with an electron beam, obviating any need of doping or ohmic contacts.This thesis is a contribution to the development of AlGaN-based electron beam pumped ultraviolet lasers. AlGaN/GaN heterostructures were designed to be used as active region for electron beam pumped lasers operated with an acceleration voltage ≤ 10 kV and emitting at 355 nm. Separate confinement heterostructures consisting in an AlGaN/GaN multi-quantum-well embedded in an all-AlGaN waveguide were fabricated by plasma-assisted molecular beam epitaxy. We discuss the implementation of graded layers to improve the carrier collection under electron beam pumping, and their impact on the lasing threshold. We find that the lasing threshold is decorrelated from the radiative efficiency of the quantum wells, which is very sensitive to carrier localization. Lasing is demonstrated at room temperature under optical pumping for AlGaN/GaN laser bars of different cavity lengths, emitting at 355 nm. In view of the optical losses coming from cleaved facets, a two-step etching process was developed to fabricate optical cavities with high reflectivity facets, which reduced the optical lasing threshold to 100 kW/cm2 for a 0.3-mm-long cavity at room temperature. From this value, we estimate a lasing threshold for electron beam pumping around 240 kW/cm2 at room temperature. Finally, we present a preliminary study towards the fabrication of AlxGa1-xN/AlyGa1-yN heterostructures targeting emission at 280 nm for germicidal applications, applying the knowledge obtained from AlGaN/GaN structures.; Il existe une demande croissante pour des lasers ultraviolets compacts à base de semi-conducteurs pour des domaines d'application tels que la désinfection, les traitements médicaux, la communication sans visibilité directe, la détection à distance Lidar ou l'impression 3D. Cette région spectrale est principalement couverte par les lasers excimères, qui présentent de nombreuses restrictions dues à l'utilisation de gaz halogènes corrosifs, ou les lasers à conversion de fréquence, malgré leur limitation en termes de flexibilité de longueur d'onde. Les fortes concentrations de dopage nécessaires pour obtenir une conductivité de type p dégradent la qualité du matériau et augmentent les pertes par absorption, entraînant une forte augmentation du seuil d'émission laser pour les dispositifs émettant en dessous de 370 nm. En alternative, nous proposons de pomper directement une région active à base de nanostructures d'AlGaN avec un faisceau d'électrons, s'affranchissant de tout besoin de dopage ou de contacts ohmiques.Cette thèse est une contribution au développement de lasers ultraviolets pompés par faisceau d'électrons à base d'AlGaN. Des hétérostructures AlGaN/GaN ont été conçues pour être utilisées comme région active pour des lasers pompés par faisceau d'électrons fonctionnant avec une tension d'accélération ≤ 10 kV et émettant à 355 nm. Des hétérostructures à confinement séparé constituées d'un multi-puits quantique AlGaN/GaN intégré dans un guide d'onde tout-AlGaN ont été fabriquées par épitaxie par faisceaux moléculaires assistée par plasma. Nous discutons de la mise en place de couches à alliage graduée pour améliorer la collecte des porteurs sous pompage par faisceau d'électrons, et nous analysons leur impact sur le seuil d'effet laser. Nous constatons que le seuil laser est décorrélé de l'efficacité radiative des puits quantiques, qui est très sensible à la localisation des porteurs. L’effet laser est démontré à température ambiante sous pompage optique pour des barres laser AlGaN/GaN de différentes longueurs de cavité, émettant à 355 nm. Compte tenu des pertes optiques provenant des facettes clivées, un procédé de gravure en deux étapes a été développé pour fabriquer des cavités optiques à facettes à haute réflectivité, ce qui a réduit le seuil de laser optique à 100 kW/cm2 pour une cavité de 0,3 mm de long à température ambiante. A partir de cette valeur, nous estimons un seuil d’émission laser pour le pompage par faisceau d'électrons autour de 240 kW/cm2 à température ambiante. Enfin, nous présentons une étude préliminaire vers la fabrication d'hétérostructures AlxGa1-xN/AlyGa1-yN ciblant l'émission à 280 nm pour des applications germicides, en appliquant les connaissances obtenues à partir des structures AlGaN/GaN.

To extend Si integrated photonics from the Near to the Mid-Infrared, new light sources are required. Direct band gap GeSn with a Sn concentration above 8% is a promising candidate to fulfill such a task. Two doping strategies were investigated in order to enhance the performance of electrically pumped (Si)GeSn lasers and achieve room temperature lasing: in-situ doped epitaxy and ion implantation together with Nanosecond Laser Anneal (NLA). Electrically active dopant concentrations of at most 2.8x1019 cm-3 were obtained in in-situ boron-doped GeSn layers. Meanwhile, in-situ phosphorous doping of GeSn, with electrically active dopant concentrations of at most 6.9x1019 cm-3, was most likely limited by the formation of SnmPnV nanoclusters. Limitations were overcome by switching over to in-situ doped SiGeSn. Indeed, electrically active dopant concentrations of at most 2.0x1020 cm-3 (SiGeSn:B) and 2.7x1020 cm-3 (SiGeSn:P) were then obtained. High Si/Sn ratios of 3.5 with Si contents of 25% were otherwise obtained, which should be beneficial for electrical carrier confinement. NLA on pseudomorphic GeSn with various Sn contents otherwise resulted in the formation of high crystalline quality GeSn layers with at most 6.3% of Sn in substitutional sites after annealing, something not achievable with standard annealing techniques. Multi pulse NLA highlighted the importance of a smooth liquid/solid interface for the formation of a smooth surface. Furthermore, it was shown that surface structures formed during laser annealing were Sn rich. When laser annealing phosphorous implanted GeSn 6%, electrical activation of phosphorous was otherwise achieved, resulting in a sheet resistance reduction. The knowledge gained during this PhD thesis was used to fabricate the first optically pumped GeSn lasers operating at room temperature.; Une nouvelle source de lumière est indispensable afin d'élargir les domaines d'application de la photonique intégrée sur silicium du proche au moyen infra-rouge. Le GeSn, avec une structure de bande interdite de type directe pour des concentrations en étain supérieures à 8%, est un candidat prometteur pour répondre à cette demande. Deux stratégies de dopage ont été étudiées pour améliorer la performance de lasers (Si)GeSn pompés électriquement et pouvant opérer à température ambiante: la croissance épitaxiale, avec un dopage in-situ, et l'implantation ionique combinée avec des recuits laser nanosecondes (NLA). Des concentrations en ions B au maximum de 2.8x1019 cm-3 ont été obtenues dans des couches de GeSn dopées in-situ en bore. Le dopage in-situ phosphore du GeSn, avec des concentrations électriquement actives au maximum de 6.9x1019 cm-3, a probablement été limitée par la formation d'amas SnmPnV de taille nanométrique. Ces limitations ont été surmontées en passant au SiGeSn dopé in-situ, avec des concentrations maximales en dopants électriquement actifs de 2.0x1020 cm-3 (SiGeSn:B) et 2.7x1020 cm-3 (SiGeSn:P). Un rapport élevé entre le silicium et l'étain, de 3.5, avec une concentration maximale en Si de 25% a été obtenu, ce qui devrait être avantageux pour le confinement électriquement des porteurs de charge. Les recuits laser nanoseconde de couches de GeSn pseudomorphes avec différentes concentrations d'étain ont conduit à la formation de couches GeSn de haute qualité cristalline avec au maximum 6.3% d'étain en substitution après recuit, ce qui n'est pas faisable avec des techniques de recuit standards. Le NLA avec des impulsions laser multiples a souligné l'importance de la rugosité de l'interface liquide/solide pour la formation d'une surface lisse. De plus, il a été montré que les structures de surface formées durant le procédé de recuit laser sont riches en Sn. Lors du recuit laser du GeSn 6% implanté phosphore, l'activation électriquement des atomes de phosphore a été réussi, avec une réduction de la résistance carrée. Le savoir accumulé lors de cette thèse a été utilisé pour fabriquer les premiers lasers GeSn pompés optiquement montrant un effet laser à température ambiante.

This article describes the successful integration of a passivated, highly reflecting Ge rear side into a III-V multijunction solar cell. The use of lowly doped Ge and the new rear side leads to the aimed increase in Ge cell current up to 1.6 mA.cm (exp -2), demonstrated by external quantum efficiency and I-V measurements. For the contact formation, two different types of laser processes were conducted and evaluated-the laser fired contact route and the PassDop route. In both cases, the formation of a local back surface field preserves the passivation of the contact points. A laser pitch and laser power variation leads to a good performing back contact. The passivation effect is proven experimentally and is qualitatively accessed with cell simulations.

In dieser Arbeit werden ferroelektrische Phasenübergänge in verspannten (K,Na)NbO3-Schichten erstmals mit Hilfe temperaturabhängiger dreidimensionaler Röntgenbeugung untersucht. Der Fokus liegt auf stark anisotrop verspannten Dünnschichten, die bei Raumtemperatur ein geordnetes Fischgräten-Domänenmuster mit einer periodischen Anordnung von monoklinen a1a2/MC-Phasen aufweisen. Bei Erhöhung der Temperatur durchlaufen die (K,Na)NbO3-Dünnschichten einen ferroelektrischen Phasenübergang in die orthorhombische Hochtemperaturphase, die sich durch regelmäßige, alternierenden a1/a2-Streifendomänen mit ausschließlich lateraler Polarisation auszeichnet. In-plane Röntgenmessungen zeigen, dass die Filmeinheitszellen eine kleine Verzerrung in der Ebene erfahren, was zur Bildung von vier verschiedenen Einheitszellvarianten und damit vier verschiedenen (Super-)Domänenvarianten führt. Durch den Vergleich von Röntgenbeugungsmessungen verschiedener Bragg-Reflexe an Filmen mit unterschiedlicher Schichtdicke ist es möglich, die spezifischen Beugungsmerkmale zu unterscheiden und sie den einzelnen Phasen zuzuordnen. Mit Hilfe von in situ temperaturabhängiger Röntgenbeugung ist es daher möglich, die Details des Phasenübergangs vom Fischgräten in das Streifen-Domänenmuster aufzudecken. Es zeigt sich, dass dieser sich über einen großen Temperaturbereich erstreckt und in mehreren Schritten vollzieht. Die Beobachtung von Phasenkoexistenz innerhalb des Übergangs und einer thermischen Hysterese in der Phasenübergangstemperatur lassen auf einen Phasenübergang erster Art schließen. Zudem hängt die Phasenübergangstemperatur stark von der Kaliumkonzentration x in der KxNa1-xNbO3-Dünnschicht ab und kann durch eine Änderung von x=0,95 (stärker kompressiv verspannt) auf x=0,8 (stärker tensil verspannt) um etwa 60 K erhöht werden. Darüber hinaus ist dies die erste Studie, die experimentell beobachtete dreidimensionale Domänenanordnungen direkt mit Berechnungen aus Phasenfeldsimulationen vergleicht. In this work, ferroelectric phase transitions in strained (K,Na)NbO3 films are studied for the first time using in situ temperature-dependent three-dimensional X-ray diffraction. The focus lies on strongly anisotropically strained thin films, which exhibit a well-ordered herringbone domain pattern with a periodic arrangement of monoclinic a1a2/MC phases at room temperature. Upon increasing temperatures, the (K,Na)NbO3 thin films undergo a ferroelectric phase transition to the orthorhombic high-temperature phase, which is characterized by a regular pattern of alternating a1/a2 stripe domains with pure lateral polarization. In-plane X-ray measurements show that the film unit cells undergo a small in-plane distortion, leading to the formation of four different unit cell variants and thus four different (super)domain variants. By comparing X-ray diffraction measurements of different Bragg reflections of films with different film thicknesses, it is possible to distinguish the specific diffraction features and assign them to the individual phases observed at the different temperatures. Using in situ temperature-dependent X-ray diffraction, it is therefore possible to reveal the details of the phase transition from the a1a2/MC herringbone to the a1/a2 stripe domain pattern. It is shown to extend over a wide temperature range and to occur in several steps. The observation of phase coexistence within the transition and a thermal hysteresis in the phase transition temperature suggests a first-order type phase transition. Moreover, the phase transition temperature strongly depends on the molar concentration of potassium x in the KxNa1-xNbO3 thin film and can be increased by about 60 K by changing x=0.95 (more compressively strained) to x=0.8 (more tensile strained). Furthermore, this is the first study to directly compare experimentally observed three-dimensional domain arrangements with calculations from phase field simulations.

Micro-displays, unlike traditional displays, are only a few milimeters in diagonal. They are generally equipped with a magnification system to project their image. In order to achieve an image quality equal to that of traditional displays, a certain pixel density must be attained, but the small surface of the micro-displays requires pixel miniaturization to a micrometric scale. In addition, the use of micro-displays in the so-called “portable technologies” such as augmented reality glasses imposes other constraints such as the need for low energy consumption and a consequent luminous flux. The display technologies that are already available in the market (LCD, OLED) partially meet the specifications of micro-display applications. To address these needs, a new technology is being developed, micro-LEDs. Micro-LEDs are simply micrometric-sized LEDs, adapted to the small surface of micro-displays. Micro-LEDs theoretically benefit from the advantages of LEDs (low energy consumption, high brightness) placing them as the most suitable technology for micro-display applications in augmented reality. However, the miniaturization of LEDs adds a new chalenge; micro-LEDs see their efficiency drop sharply with miniaturization. In addition to this problem, the complexity of micro-LEDs epitaxies (multilayers, quantum wells) and a complicated manufacturing process must be taken into account. In this context, this thesis is focused on studying micro-LEDs by correlating several characterization techniques in order to understand and propose solutions to these issues. Particular attention was paid to micro-LEDs based on AlGaInP emitting red wavelength. To begin with, the impact of the etching process was studied at the pixel formation step (MESA) by optical and chemical characterization methods. In this part, a new approach was explored in order to estimate the efficiency of the pixels by hyperspectral cathodoluminescence mapping. The particularity of the developed approach is its simplicity, which allows to perform fast measurements to evaluate the efficiency at each point (x,y) of the pixel. This approach was then applied to compare different variants of chemical passivation, intended to reduce surface recombinations. In a second part, a study on micro-LED devices was carried out. First, classical I-V-L (Current-Tension-Luminance) measurements were conducted to evaluate the EQE as a function of the devices size. The epitaxy was then evaluated by different TEM characterizations including holography, which revealed a junction asymmetry, confirmed by band structure simulations., Les micro-écrans contrairement aux écrans traditionnels ne font que quelques millimètres de diagonale et sont généralement munis d’un système d’agrandissement pour projeter leur image. Afin d’atteindre une qualité d’image égale à celle des écrans traditionnels, une certaine densité de pixels doit être atteinte, mais la surface réduite des micro-écrans impose une miniaturisation des pixels à une échelle micrométrique. De plus, l’utilisation des micro-écrans dans des technologies dites « portables » telles que les lunettes de réalité augmentée, impose d’autres contraintes comme la nécessité d’une faible consommation énergétique et un flux lumineux conséquent. Les technologies déjà présentes (LCD, OLED) ne remplissent que partiellement les caractéristiques nécessaires pour subvenir aux spécificités d’applications micro-écran. Pour adresser ces besoins, une nouvelle technologie est en cours de développement, les micro-LEDs. Ces dernières sont simplement des LEDs de taille micrométrique, adaptées à la surface réduite des micro-écrans. Les micro-LEDs jouissent théoriquement des avantages des LEDs (faible consommation énergétique, forte brillance) les plaçant comme la technologie la plus adaptée pour des applications micro-écran en réalité augmentée. Cependant, la miniaturisation des LEDs en micro-LEDs ajoute une nouvelle problématique, les micro-LEDs voient leur rendement fortement baisser avec la miniaturisation. De plus, à cette problématique, s'ajoute la complexité des épitaxies micro-LED (multicouches, puits quantiques) et un procédé de fabrication compliqué. Dans ce contexte, cette thèse s’est attachée à étudier les micro-LEDs en corrélant plusieurs techniques de caractérisation en vue de comprendre et proposer des solutions à ces problématiques. Une attention particulière a été portée sur les micro-LEDs à base d’AlGaInP émettant dans le rouge. Dans un premier temps, l’impact de la gravure a été étudié à l’étape de pixellisation (MESA) par caractérisations optiques et chimiques. Dans cette partie, une nouvelle approche a été explorée afin d’estimer le rendement des pixels par cartographie hyperspectrale de cathodoluminescence. La particularité de l’approche développée est sa simplicité, qui permet d’effectuer des mesures rapides pour évaluer le rendement en chaque point (x,y) du pixel. Cette approche a été ensuite mise en application pour comparer différentes variantes de passivation chimique, destinées à réduire les recombinaisons de surface. En deuxième partie, une étude sur dispositifs micro-LEDs a été conduite. Tout d’abord de façon classique où des mesures I-V-L (Courant-Tension-Luminance) ont été utilisées pour évaluer l’EQE en fonction de la taille. L’épitaxie a été ensuite évaluée par différentes caractérisations TEM, dont l’holographie qui a démontré une dissymétrie de la jonction, confirmée par des simulations de structure de bande.

L’essor des satellites artificiels couvrant des applications de télécommunication et d’observation scientifique, ainsi que des besoins miliaires, requiert le développement de puissants systèmes d’alimentation électrique en milieu spatial.Ces systèmes reposent très majoritairement sur la conversion photovoltaïque et la technologie des cellules solaires à multi-jonction (MJSC).La structure standard de MJSC utilisée pour les applications spatiales est la tri-jonction GaInP/(In)GaAs/Ge. Afin d’augmenter le rendement de cette MJSC, il est nécessaire de mieux exploiter le proche infrarouge en remplaçant la souscellule de germanium ou en introduisant une 4e sous-cellule dont l’énergie de bande interdite est égale à 1 eV. Cette cellule doit avoir le même paramètre de maille que Ge ou GaAs et doit être capable de générer environ 15 mA/cm2 en condition d’intégration. De plus, il est indispensable que cette cellule soit résistante aux radiations spatiales afin de garantir une longue durée de vie de la structureMJSC.Dans le cadre de cette thèse, nous avons étudié le quaternaire InGaAsN pour répondre à ces exigences d’intégration MJSC et de tenue en milieu spatial. Nous avons commencé par faire croître des couches cellules solaires et des couches bulk d’InGaAsN par épitaxie par jets moléculaires (EJM). De nombreuses caractérisations matériaux nous ont permis de comprendre l’impact des conditions de croissance épitaxiale sur les propriétés opto-électroniques de l’InGaAsN et ainsid’optimiser notre procédé de fabrication.Des cellules solaires ont par ailleurs été fabriquées en salle blanche (lithographie, métallisation, gravure) avant d’être caractérisées par mesure courant tension et réponse spectrale. En conditions d’intégration MJSC, nos cellules pourraient générer des densités de courant environ égales à 8 mA/cm2. L’intégration de ces cellules au sein d’une structure tandem GaAs/InGaAsN a par ailleurs étédémontrée. Des cellules solaires InGaAsN ainsi que des échantillons pour la photoluminescence (PL) et la spectroscopie de défauts profonds (DLTS) ont par la suite été irradiés sous électrons et protons 1 MeV. La comparaison des caractéristiques matériaux et cellules avant et après irradiation nous a permis d’analyser les mécanismes de dégradation ayant lieu dans l’InGaAsN. Globalement, les cellules solaires d’InGaAsN apparaissent plus résistantes aux irradiations électroniques et protoniques que les cellules de GaAs. We have grown solar cell structures and InGaAsN bulk layers by molecular beam epitaxy (MBE). Through multiple material characterizations, we have studied the impact of the growthconditions on the optoelectronic properties of InGaAsN.InGaAsN solar cells were fabricated through clean room technological processing steps (lithography, metallisation, etching). These solar cells were then characterized with current-voltage and quantum efficiency measurements. In MJSC integration conditions, our device could generate current densities as high as 8 mA/cm2. Increasing the nitrogen content and the thickness of the absorber would lead to higher photocurrents enabling current-matching in the MJSC. Theintegration of an InGaAsN subcell within a GaAs/InGaAsN tandem structurewas also demonstrated.InGaAsN solar cells and samples dedicated to photoluminescence (PL) and deep level transient spectroscopy (DLTS) analysis were then irradiated with 1 MeV electrons and protons. Comparing the InGaAsN material properties and the solar cell characteristics before and after irradiation allowed us to evaluate the degradation rate of InGaAsN cells. These solar cells exhibit a radiation hardness towards electrons and protons greater than their GaAs counterparts.

Increasing the nitrogen content and the thickness of the absorber would lead to higher photocurrents enabling current-matching in the MJSC. The integration of an InGaAsN subcell within a GaAs/InGaAsN tandem structure was also demonstrated.InGaAsN solar cells and samples dedicated to photoluminescence (PL) and deep level transient spectroscopy (DLTS) analysis were then irradiated with 1 MeV electrons and protons. Comparing the InGaAsN material properties and the solar cell characteristics before and after irradiation allowed us to evaluate the degradation rate of InGaAsN cells. These solar cells exhibit a radiation hardness towards electrons and protons greater than their GaAs counterparts., L’essor des satellites artificiels couvrant des applications de télécommunication et d’observation scientifique, ainsi que des besoins miliaires, requiert le développement de puissants systèmes d’alimentation électrique en milieu spatial. Ces systèmes reposent très majoritairement sur la conversion photovoltaïque et la technologie des cellules solaires à multi-jonction (MJSC).La structure standard de MJSC utilisée pour les applications spatiales est la tri-jonction GaInP/(In)GaAs/Ge. Afin d’augmenter le rendement de cette MJSC, il est nécessaire de mieux exploiter le proche infrarouge en remplaçant la sous-cellule de germanium ou en introduisant une 4e sous-cellule dont l’énergie de bande interdite est égale à 1 eV. Cette cellule doit avoir le même paramètre de maille que Ge ou GaAs et doit être capable de générer environ 15 mA/cm² en condition d’intégration. De plus, il est indispensable que cette cellule soit résistante aux radiations spatiales afin de garantir une longue durée de vie de la structure MJSC.Dans le cadre de cette thèse, nous avons étudié le quaternaire InGaAsN pour répondre à ces exigences d’intégration MJSC et de tenue en milieu spatial. Nous avons commencé par faire croître des couches cellules solaires et des couches bulk d’InGaAsN par épitaxie par jets moléculaires (EJM). De nombreuses caractérisations matériaux nous ont permis de comprendre l’impact des conditions de croissance épitaxiale sur les propriétés opto-électroniques de l’InGaAsN et ainsi d’optimiser notre procédé de fabrication.Des cellules solaires ont par ailleurs été fabriquées en salle blanche (lithographie, métallisation, gravure) avant d’être caractérisées par mesure courant-tension et réponse spectrale. En conditions d’intégration MJSC, nos cellules pourraient générer des densités de courant environ égales à 8 mA/cm². L’intégration de ces cellules au sein d’une structure tandem GaAs/InGaAsN a par ailleurs été démontrée.Des cellules solaires InGaAsN ainsi que des échantillons pour la photoluminescence (PL) et la spectroscopie de défauts profonds (DLTS) ont par la suite été irradiés sous électrons et protons 1 MeV. La comparaison des caractéristiques matériaux et cellules avant et après irradiation nous a permis d’analyser les mécanismes de dégradation ayant lieu dans l’InGaAsN. Globalement, les cellules solaires d’InGaAsN apparaissent plus résistantes aux irradiations électroniques et protoniques que les cellules de GaAs.

Mittels einer in Eigenbau realisierten Metallorganischen Aerosol Depositions Anlage wurden Heterostrukturen der Perowskite SrRuO3 und SrIrO3 auf (001)c orientierten SrTiO3 Substrate gewachsen. Durch Röntgenbeugungsexperimente und Transmissionsmikroskopie-Aufnahmen wurde das phasenreine Wachstum der Dünnfilme überprüft, wogegen das Wachstum mit glatten Oberflächen durch Rasterkraftmikroskopie-Aufnahmen nachgewiesen wurde. Durch SQUID-Magnetometrie konnte eine bevorzugte Richtung der Magnetisierung senkrecht zur Probenoberfläche beobachtet werden, die auf eine leichte magnetische Achse mit out-of-plane Orientierung hindeutet. Gegenüber der ferromagnetischen Ordnungstemperatur TC=150K von epitaktisch verspannten SrRuO3 Dünnfilmen reduziert sich die Ordnungstemperatur der Heterostruktur [(SrRuO3)5/(SrIrO3)2]k mit abnehmender Anzahl an Wiederholungen der Bilagenstruktur (SrRuO3)5/(SrIrO3)2. Temperatur- und winkelabhängige Hall-Effekt Messungen zeigen neben dem normalen und anomalen Hall-Effekt Anzeichen für einen zusätzlichen Beitrag, der als topologischer Hall-Effekt identifiziert wurde. Mit Hilfe dessen konnte die Bildung von Néel-Skyrmionen an der Grenzfläche zwischen SrRuO3 und SrIrO3 unterhalb von 80K beobachtet werden. Diese zeigen eine große Stabilität gegenüber einem aus der Probenoberfläche verdrehten Magnetfeld, aber keine Richtungsabhängigkeit der Magnetfeldrotation in Bezug zur Stromrichtung. Die Skyrmionenstabilität hängt dabei von der Temperatur- und Winkelabhängigkeit der beiden unabhängigen Beiträge zum anomalen Hall-Effekt ab, die ein deutlich unterscheidbares Schaltverhalten zeigen. Diese zwei unterschiedlichen Leitungskanäle tragen ebenfalls zum anisotropen Magnetwiderstand (AMR) bei, dessen qualitativer Verlauf der Temperatur- und Winkelabhängigkeit mittels einer aufgesetzten Modellfunktion beschrieben werden konnte. Die starke magnetische Anisotropie lies sich durch Drehungen der Magnetisierung aus der Probennormalen in die Filmebene senkrecht und parallel zum Strom bestimmen. Die magnetische leichte Achse ist dabei aus der Normalen heraus gedreht und richtet sich erst bei stärkeren Magnetfeldern entlang dieser aus. By using a self-constructed metal-organic aerosol deposition chamber we have grown thin film heterostructures of the perovskites SrRuO3 and SrIrO3 on (001)c oriented SrTiO3 substrates. X-ray diffraction and transmission electron microscopy were used to check the phase purity of the heterostructures, whereas the growth of smooth surfaces was examined by atomic force microscopy. The orientation of an easier magnetization direction perpendicular to the film surface was found with SQUID magnetometry, indicating an easy-axis direction perpendicular to the surface. Compared to the ferromagnetic ordering temperature $TC=150K of epitaxially strained SrRuO3 thin films the ordering temperature of the heterostructure [(SrRuO3)5/(SrIrO3)2]k reduces with decreasing number of repetitions of the bilayer structure (SrRuO3)5/(SrIrO3)2. Temperature- and angle-dependent Hall effect measurement showing in addition to the ordinary and extraordinary Hall effect an additional contribution which was identified as the topological Hall effect. The formation of Néel-type skyrmions at the interface between SrRuO3 and SrIrO3 below 80K could be deduced from this extra contribution. These show large stability against a magnetic field twisted out of the sample surface, but do not show any directional dependence of the magnetic field rotation in relation to the current direction. The skyrmion stability depends on the temperature- and field-dependence of the two independent contributions of the extraordinary Hall effect which show a clearly distinguishable switching behavior. These two independent channels contribute also to the anisotropic magnetoresistance (AMR). The temperature and angle-dependence of the AMR could be described in good aggreement with the model function setted up. Rotating the magnetic field from the out-of-plane direction parallel and perpendicular to the current demonstrate the strong magnetic anisotropy. The magnetic easy axis is rotated from the sample normal and turns towards the out-of-plane direction by applying stronger magnetic fields.

In this work, we have performed for the first time the catalyst-free growth of III-As by hydride vapor phase epitaxy (HVPE). We first studied the self-assembled growth of InAs nanowires on Si(111) and the effect of the growth conditions on InAs nanowire growth. A kinetic model has been developed demonstrating that growth occurs through a direct condensation of gaseous InCl and As4 species on the substrate. Then, we studied the selective growth of InAs and GaAs on GaAs and Si substrates. The capability of the HVPE process to easily control the morphology of the nanostructures by simply modifying the growth parameters is highlighted. FTIR measurements performed on nanowires arrays have demonstrated the potential of InAs nanowires arrays for multi-spectral phototedetection in the infrared range. Photoluminescence characterizations are performed to study the optoelectronic properties of GaAs and InAs nanostructures. We demonstrated the selective growth (SAG) of InGaAs nanowires on GaAs and Si substrates. A preliminary study of the experimental parameters effect on the composition and morphology of the nanostructures has been conducted. We have shown that the ternary alloy composition can be controlled by varying the partial pressures of InCl and GaCl. Finally, a theoretical model, which links the vapor phase composition to the solid composition, is introduced.; Dans ce travail, nous avons pour la première fois démontré la croissance sans catalyseur de nanofils III-As par épitaxie en phase vapeur par la méthode aux hydrures (HVPE). Dans un premier temps, nous avons réalisé la croissance auto-organisée de nanofils InAs sur substrats silicium ainsi que l'étude de l'effet des paramètres expérimentaux sur la croissance. Un modèle théorique a été développé démontrant que la croissance a lieu par condensation directe des espèces InCl et As4 sur la surface des substrats. Par la suite, nous avons étudié la croissance sélective d'InAs et de GaAs sur substrats GaAs et Si. Il est démontré que la HVPE permet de facilement contrôler la morphologie du matériau en modifiant les conditions de croissance aux échelles submicrométriques et nanométriques. Les mesures FTIR réalisées sur des réseaux de nanofils démontrent le potentiel des nanofils InAs pour la réalisation de détecteurs multi-spectraux dans le domaine de l’infrarouge. Des caractérisations par photoluminescence sont réalisées afin d'étudier les propriétés optoélectroniques des nanostructures GaAs et InAs. Finalement, nous avons démontré la croissance sélective (SAG) de nanofils InGaAs sur substrat GaAs et Si. Une étude préliminaire de l'effet des paramètres expérimentaux sur la composition et la morphologie des nanostructures est présentée. Nous avons montré que la composition de l'alliage ternaire (InGaAs) peut être contrôlée en variant les pressions partielles d'InCl et GaCl. Un modèle théorique permettant de relier la composition de la phase vapeur à la composition du solide est introduit.

III-V semiconductors (GaAs, InAs, InP ...) have remarkable intrinsic properties. They exhibit a high electron mobility and, most often, a direct band gap allowing the emission of light in a wide spectral range (from UV to infrared) with a high quantum efficiency. They are thus materials of choice for producing light sources such as light emitting diodes and laser diodes. Their integration on a silicon CMOS platform would open wide perspectives in the field of silicon photonics and optical interconnections.We will report on the realization of As-based heterostructures allowing the fabrication of light sources emitting at around 1.3 μm. However, the hetero-epitaxy of As-based semiconductors on a silicon substrate remains a major challenge mainly due to the difference of lattice parameter and polarity of the materials. That is why, in the context of this work, to minimize the impact of structural defects on the emission properties of III-V materials, we have investigated the growth of InAs/GaAs quantum dots (QDs) on nominal Ge/Si (100) substrates by MOCVD in a 300 mm industrial type reactor. The optimization of the growth parameters leads to a high QD density (~109 cm-2) and a photoluminescence (PL) emission around 1.3 µm. Further PL investigations have been performed to probe the emission quality of these QDs grown on Ge/Si (100) substrates and compare them with QDs grown on GaAs substrates.As an application, we will report on InAs/GaAs QD photodetectors (PDs) grown on GaAs as well as on Ge/Si 300 mm (001) substrate operating around 1.3 µm at 300K. We studied the optical absorption mechanism using photocurrent technique. C'est pourquoi, dans le cadre de ce travail, pour minimiser l'impact des défauts structurels sur les propriétés d'émission des matériaux III-V, nous avons étudié la croissance des boîtes quantiques (BQs) InAs / GaAs sur substrat GaAs ainsi que sur substrat Ge / Si nominal (100) dans un réacteur MOCVD de type industriel de 300 mm. L'optimisation de la croissance des paramètres conduit à une densité élevée de BQs (~ 109 cm -2) et une émission de photoluminescence (PL) d'environ 1,3 µm. D'autres Des études de Photoluminescences ont été effectuées pour juger la qualité des émissions de ces BQs épitaxiées sur des substrats Ge / Si (100) et les comparer aux QD épitaxiés sur GaAs substrats. En tant qu'application, nous nous interesserons aux photodétecteurs (PD) a base de BQs InAs / GaAs sur GaAs ainsi que sur des substrats Ge / Si 300 mm (001) fonctionnant autour de 1,3 µm à 300K. Complex metal alloys (CMA) refer to intermetallic compounds with large to giant unit cell (even "infinite" for quasicristals), presenting a sub-structure in aggregates assembled according to precise rules. CMA exhibit physical and chemical properties, in particular of the surface, which may be of interest for a certain number of laboratory and industrial applications. We will mention for example the catalytic, tribological and anticorrosive properties. To functionalize these materials, it is necessary to process them in the form of thin layers or in composites. The quality of the surfaces but also of the interfaces between these CMA and the crystal lattice of the substrate or of the matrix is then essential.In our studies, we have followed, at the nanometer scale, the formation of complex intermetallic phases, with specific surface properties, by Fe deposition on unary Al(100) and binary Al9Co2(001) substrates. The resulting systems are characterised by experimental surface techniques (low energy electron diffraction, scanning tunneling microscopy, X-ray photoemission spectroscopy). From these analyses, it follows that the phases formed are stabilized by epitaxy. This includes the metastable Al9Fe2 phase, the high temperature Al8Fe5 phase, the mixed Al9(Fe,Co)2 phase and the Al13Fe4 quasicrystal approximant. We have characterised the structures and properties of the interfaces formed between the CMA and the substrates by high-resolution transmission electron microscopy in order to obtain an atomic description of the interface. These results have been supplemented by ab initio calculations using density functional theory. We have also attempted the direct synthesis of the metastable intermetallic Al9Fe2 by arc melting and melt spinning and then characterised the phases obtained during these processes by X-ray diffraction, scanning and transmission electron microscopies., Les alliages métalliques complexes (CMA) désignent des composés intermétalliques à grande maille (voire infinie pour les quasicristaux), présentant une sous-structure en agrégats assemblés suivant des règles précises. Les CMA possèdent des propriétés physico-chimiques, notamment de surface qui peuvent être intéressantes pour un certain nombre d'applications de laboratoire et industrielles. Nous mentionnerons par exemple les propriétés catalytiques mais aussi tribologiques et anticorrosives. Pour fonctionnaliser ces matériaux, il faut pouvoir les mettre en œuvre sous forme de couches minces ou dans des composites. La qualité des surfaces mais aussi des interfaces entre ces CMA et le réseau cristallin du substrat ou de la matrice est alors essentielle. Dans notre travail de recherche, nous avons suivi, à l'échelle du nanomètre, la formation de phases intermétalliques complexes aux propriétés spécifiques de surface, par dépôt de fer sur des substrats unaire Al(100) et binaire Al9Co2(001). Les systèmes ciblés sont identifiés par des techniques expérimentales de surface (diffraction d'électrons lents, microscopie à effet tunnel, spectroscopie de photoémission induite par des rayons X). De ces analyses, il résulte que les phases formées sont stabilisées par épitaxie, comme la phase métastable Al9Fe2, la phase de haute température Al8Fe5, la phase mixte Al9(Fe,Co)2 et l'approximant Al13Fe4 d'une phase quasicristalline. Nous avons caractérisé les structures et les propriétés des interfaces formées entre CMA et substrats par microscopie électronique en transmission haute résolution, afin d’obtenir une description atomique dans le plan de l’interface. Ces résultats sont complétés par des calculs ab initio basés sur la théorie de la fonctionnelle de la densité. Nous avons également tenté la synthèse directe de l'intermétallique métastable Al9Fe2 par fusion à arc et hypertrempe sur roue puis avons caractérisé les phases obtenues au cours de ces processus par diffraction des rayons X, microscopie électronique à balayage et microscopie électronique en transmission.

Nowadays, the decrease in component size has brought the field of micro-optoelectronics into a new era that goes beyond Moore's law, which predicts an exponential growth in the number of components on an electronic chip over time. Indeed, the miniaturization of components, which has allowed this densification and thus the increase of the ratio of performance to production cost of the devices, comes up against physical limits where quantum effects appear. It is therefore becoming essential to either free oneself from these limits, or to diversify through the use of alternative components. It is within this second framework, and in order to satisfy the technological demands of society, that the diversification of the functions of components and their monolithic integration on silicon platforms, used by the electronics industry, has become a major issue of this new "More than Moore" era.It is because of this necessity and in this context of diversification that functional oxides occupy today a leading position in the field of technological innovation. Indeed, due to their wide range of physical and chemical properties, they find their place in many applications making their preparation an important challenge in the development of materials.In this thesis, we have shown that we were able to control the growth of ZnO microwires by influencing the synthesis parameters of the quartz and thus the degree of mosaicity of the buffer layer. This allowed us to achieve, for the first time, heteroepitaxy and self-assembly of (110)ZnO microwires on (100)Si substrate using a (100)alpha quartz layer as a buffer layer. This unique orientation, which takes advantage of the exposure of the apolar planes of ZnO, suggests several applications including dosimetry, optical waveguiding, catalysis and energy harvesting., De nos jours, la diminution en taille des composants a fait rentrer le domaine de la micro-optoélectronique dans une nouvelle ère qui dépasse le cadre de la loi de Moore, qui prédit une croissance exponentielle du nombre de composants sur une puce électronique dans le temps. En effet, la miniaturisation des composants, qui a permis cette densification et ainsi l'augmentation du rapport performance sur coût de production des dispositifs, se heurte à des limites physiques où des effets quantiques apparaissent. Il devient donc capital, soit de s'affranchir de ces limites, soit de se diversifier à travers l'emploi de composants alternatifs. C'est dans ce second cadre, et afin de satisfaire les demandes technologiques de la société, que la diversification des fonctions des composants et leur intégration monolithique sur les plateformes de silicium, utilisées par l'industrie électronique, est devenue un enjeu majeur de cette nouvelle ère du "More than Moore". C'est fort de cette nécessité et dans ce contexte de diversification, que les oxydes fonctionnels occupent aujourd'hui une place de premier plan dans le domaine de l'innovation technologique. En effet, de par leur large spectre de propriétés physiques et chimiques, ces derniers trouvent leur place dans de nombreuses applications faisant de leur préparation un défi important dans le développement de matériaux. Nous avons montré, dans cette thèse, que nous étions capables de contrôler la croissance des microfils de ZnO en influant sur les paramètres de synthèse du quartz  et ainsi sur le degré de mosaïcité de la couche tampon. Ce qui nous a permis de réaliser, pour la première fois, l’hétéroépitaxie et l'auto-assemblage de microfils de ZnO(110) sur substrat de Si(100) en utilisant une couche de quartz alpha(100) comme couche tampon. Cette orientation unique, qui permet de tirer parti de l’exposition des plans apolaires du ZnO, laisse entrevoir plusieurs applications parmi lesquelles figurent la dosimétrie, le guidage d’ondes optiques, la catalyse et la récupération d’énergie.

This work concerns the use of two-steps epitaxial growth, realized with metalorganic vapor-phase epitaxy (MOVPE), combined with in-situ etching and buried ion implantation, for the realization of GaAs-based edge emitting laser diodes, emitting in the near infrared region around 1 µm wavelength. The fabricated devices fall into two categories: tunable lasers (milliwatt range, monomodal) and high-power lasers (watt range, multimodal). In the first case, the use of multi-step epitaxy is a requisite, and the task is that of making now this kind of process feasible with GaAs-based materials, similarly to what has been realized in the past with InP-based materials in the 1.3-1.5 µm wavelength range. In the second case, a multi-step epitaxy is only an option, which can be exploited to introduce additional elements – as buried electrical and optical confinement structures – in the devices. Common for both cases is the requirement that surface contamination - particularly that due to oxygen - is removed before regrowth. This is more challenging than in the case of InP/GaInAsP structures, because here the ternary AlGaAs is used as cladding and waveguide material, and aluminum forms very strong bonds with oxygen. In turn, oxygen forms deep levels inside the bandgap which are effective non-radiative recombination centers. Thus, in-situ etching with carbon tetrabromide (CBr4) is first studied. The utilization of the in-situ etching is discussed in relation to the reduction of residual surface contamination and enabling in-situ pattern transfer. These investigations pave the way to devices based on 2-step epitaxy, combined with in-situ etching. The successful fabrication of thermally-tuned SG-DBR lasers operating around 975 nm is first described: a tuning range of 21 nm is demonstrated. The possibility of using electronic injection for the tuning (which would allow a faster wavelength shift) is then explored, and the related issues discussed. High-power broad-area lasers have also been realized, using a two-step epitaxy combined with ex-situ + in-situ etching, to create a buried, shallow “mesa” containing the active zone. This approach allows introducing lateral electrical and optical confinement, and – simultaneously - non-absorbing mirrors at the laser facets. This is reflected in performance and reliability improvements, but at the current state of development, the energy efficiency is still penalized by the two-step process with respect to a single epitaxy because of additional non-radiative recombination paths. Finally, a different strategy to create deep lateral current confinement in broad-area lasers, based on ion implantation followed by epitaxial regrowth, is presented. Implantation into the p-cladding allows the improvement of device performance and the simultaneous introduction of non-absorbing mirrors at the facets, with corresponding improvement of the reliability. Here no pre-regrowth patterning through selective wet-etching is required and no etch-stop layers are inserted, so that the optimized layer sequence can be used. Thus, this approach represents a straightforward means to improve the performance of high-power broad-area devices., Diese Arbeit behandelt die Verwendung von zweistufigen Epitaxieprozessen, realisiert mit metallorganischer Gasphasenepitaxie (MOVPE), kombiniert mit in-situ-Ätzen und vergrabener Ionenimplantation, für die Realisierung von GaAs-basierten kantenemittierenden Laserdioden, die im nahen Infrarotbereich um ≈1 μm Wellenlänge emittieren. Die Aufgabe besteht darin, solche Prozesse auch mit GaAs-basierten Materialien möglich zu machen, ähnlich wie sie bisher mit InP-basierten Materialien im Wellenlängenbereich von 1,3-1,5 μm realisiert werden. Im zweiten Fall ist eine mehrstufige Epitaxie nur eine Option, die genutzt werden kann, um zusätzliche Elemente – wie vergrabene elektrische und optische Einschlussstrukturen – in die Bauelemente einzubringen. Gemeinsam ist in beiden Fällen die Forderung, dass die Kontamination der Oberfläche - insbesondere durch Sauerstoff - vor dem Wachstum entfernt werden muss. Dies ist anspruchsvoller als bei InP/GaInAsP-Strukturen, da hier das ternäre AlGaAs als Material für Wellenleiter- und Mantelschicht verwendet wird und Aluminium sehr starke Bindungen mit Sauerstoff bildet; Sauerstoff wiederum bildet im Halbleiter tiefe Störstellen innerhalb der Bandlücke, die effektive nicht-strahlende Rekombinationszentren sind. Deswegen wird zunächst das in-situ Ätzen mit Tetrabromkohlenstoff (CBr4) untersucht. Der Einsatz des in-situ Ätzens im Zusammenhang mit der Verringerung der Oberflächen Restkontamination und der Ermöglichung der in-situ Musterübertragung ist diskutiert. Die Untersuchungen zum in-situ Ätzen ebnen den Weg zu Bauelementen, die auf 2-stufiger Epitaxie, kombiniert mit in-situ Ätzen, basieren. Die erfolgreiche Herstellung von thermisch abgestimmten SG DBR Lasern mit einem Arbeitsbereich um 975 nm wird zunächst beschrieben: ein Abstimmbereich von 21 nm wird demonstriert. Anschließend wird die Möglichkeit der Verwendung elektronischer Injektion für die Abstimmung (was eine schnellere Wellenlängenverschiebung ermöglichen würde) untersucht. Hochleistung-Breitstreifenlasern wurden ebenfalls realisiert, wobei eine zweistufige Epitaxie in Verbindung mit ex-situ + in-situ Ätzen verwendet wurde, um eine vergrabene, flache «Mesa» zu erzeugen, die die aktive Zone umfasst. Dieser Ansatz ermöglicht die Einführung eines lateralen elektrischen und optischen Einschlusses und gleichzeitig nicht-absorbierenden Spiegeln an den Laserfacetten. Dies spiegelt sich in Leistungs- und Zuverlässigkeitsverbesserungen wider, aber beim aktuellen Entwicklungsstand wird die Energieeffizienz immer noch durch das zweistufige Verfahren im Vergleich zu Wachstum in einem einzigen Schritt aufgrund zusätzlicher nichtstrahlender Rekombinationswege beeinträchtigt. Schließlich wird eine andere Strategie zur Schaffung eines tiefen lateralen Stromeinschlusses in Breitstreifenlasern vorgestellt, die auf Ionenimplantation mit anschließendem epitaktischem Überwachsen basiert. Implantation in die p-Mantelschicht ermöglicht eine Verbesserung der Ausgangsleistung und die gleichzeitige Einführung nicht-absorbierender Spiegel an den Facetten mit einer entsprechenden Erhöhung der Zuverlässigkeit. Hier ist keine Vorwachstumsstrukturierung durch selektives Nassätzen erforderlich und es werden keine Ätzstopp Schichten eingefügt, sodass die optimierten Schichtenfolgen genutzt werden können. Dieser Ansatz stellt somit einen einfachen Weg dar, die Leistungsfähigkeit von Hochleistungs-Breitstreifenlasern zu verbessern.

Diese Arbeit untersucht das epitaktische Wachstum von neuartigen borhaltigen AlGaN-Mischkristallen und deren Anwendbarkeit in ultravioletten Leuchtdioden. Aufgrund von Gitterkonstantenunterschieden in herk��mmlichen AlGaN-Heterostrukturen kommt es zu Gitterverspannungen und zur Reduzierung der Effizienz der produzierten optoelektronischen Bauelemente. Durch die Zugabe von Bor kann dieses Problem verringert werden. Beim Wachstum von nur wenigen hundert Nanometer dicken AlBN-Schichten zeigt sich im Vergleich zum defektarmen reinen AlN-Wachstum eine starke Degradierung der Kristallqualit��t. Charakterisierungen zeigen, dass 5 % borhaltige Schichten eine Phasentrennung zwischen BN und AlBN und kolumnares Wachstum aufweisen. Trotz theoretisch vorhergesagter Verbesserung der Mischbarkeit, konnte dies durch Erh��hung der Wachstumstemperatur nicht verhindert werden. Durch Analyse der Rauheitsentwicklung mit steigender Schichtdicke wird gezeigt, dass sich kolumnares Wachstum erst nach einigen Nanometern entwickelt und dass AlBGaN-Schichten mit 20 nm Dicke gute Lumineszenzeigenschaften aufweisen. Diese sind jedoch konventionellen AlGaN-Schichten unterlegen. Mittels einer 10-fach ��bergitterstruktur aus 7 nm AlBGaN- und 10 nm AlN-Schichten wird gezeigt, dass sich die leicht rauen, d��nnen AlBGaN-Schichten durch das ��berwachsen nicht gl��tten lassen. Schon nach zwei Iterationen zeigt sich bereits eine Ausbildung von semipolaren, schr��gen Facetten, wobei die Kristallorientierung weiterhin gut ist. Experimente mit nur wenigen Nanometer dicken Schichten beweisen, dass sich Bor bis zu einem Gehalt von 2,4 % komplett in die wurtzitische Phase des Kristalls einbaut, sich hier jedoch die Kristallqualit��t bereits verschlechtert. Dies spiegelt sich sowohl in Transmissionselektronenmikroskop-, als auch in Lumineszenz-Untersuchungen wieder und ��ndert sich auch durch Wechseln des Quellmaterials von Triethylbor zu Triisopropylbor nicht. Borhaltige Schichten weisen, neben Rauheit und Defekten, auch einen erh��hten Einbau von Verunreinigungen wie z.B. Sauerstoff auf. Die vorliegenden Untersuchungen deuten darauf hin, dass die Oberfl��chenrauheit hierbei einen gro��en Einfluss hat. Neuere Ver��ffentlichungen zeigen, dass durch Tempern von AlN-Schichten bei bis zu 1800 ��C durch Reorientierung der Kristallstruktur eine starke Verringerung der Defektdichte auftritt. Die in dieser Arbeit dargestellten Untersuchungen von AlBN-Schichten mit 5 % Borgehalt mehrerer hundert Nanometer Dicke zeigen, dass das Tempern zu einer Transformation des kolumnaren Wachstums in eine K��rnerstruktur f��hrt. Mittels Elektronenenergieverlustspektroskopie kann aufgezeigt werden, dass sich in den K��rnern Bor anreichert. Die Migration der Boratome weist auf die sehr geringe Mischbarkeit von Bor in AlN hin.

Halbleiter-Nanodrähte mit quasi-eindimensionaler Geometrie haben in den letzten Jahrzehnten große Aufmerksamkeit erlangt. Die einzigartige Geometrie dieser Objekte trägt zu ihren unverwechselbaren optischen und elektrischen Eigenschaften mit vielversprechenden Möglichkeiten für neuartige Bauelemente bei. Die Bandlücke der Nanodrähte hängt von ihren Kristalleigenschaften wie den Kristallphasen und der Verspannung ab, die wiederum in hohem Maße modifizierbar sind. Daher ist die Herstellung und das Studium von Nanodrahtkristallen wesentlich für die Modifizierung und Kontrolle ihrer Eigenschaften. In dieser Arbeit wird eine Molekularstrahlepitaxie-Kammer zur Herstellung von GaAs-Nanodrähten verwendet und die Veränderungen der Nanodraht-Kristallstruktur während des Wachstums als Funktion des Abstands zwischen den benachbarten Nanodrähten untersucht. Die Untersuchung der Nanodrähte während des Wachstums in Arrays mit unterschiedlichen Drahtdichten mittels zeitaufgelöste Röntgenbeugung zeigt eine starke Abhängigkeit der Kristallstruktur vom Nanodrahtabstand. Diese Abhängigkeit wird zum Teil auf den Abschattungseffekt der Materialflüsse zurückgeführt, auf den sich der erste Teil dieser Studie konzentriert. Weiterhin wird die Entwicklung der Gitterverspannung in den Nanodrähten während des asymmetrischen Wachstums einer gitterfehlangepassten InxGa1−xAs-Schale untersucht. Das asymmetrische Wachstum der Schale auf den Nanodrahtfacetten führt zu einer asymmetrischen Variation der Gitterverspannung über den Nanodrahtquerschnitt, die eine Biegung des Nanodrahtes hervorruft. Die über den Nanodrahtquerschnitt variierende Gitterverspannung kann für die Modifikation der Bandlücke sowie der optischen Eigenschaften des Nanodrahtes genutzt werden. Aus diesem Grund wird eine detaillierte Untersuchung der Gitterverspannung und der Nanodrahtbiegung durchgeführt. Die Entwicklung der Gitterverspannung und der Nanodrahtbiegung während des Schalenwachstums wird mit Hilfe von zeitaufgelöste in-situ Röntgenbeugung an einem einzelnen Nanodraht sowie an einem Nanodraht-Ensemble beobachtet. Diese Untersuchung offenbart eine nicht-lineare Abhängigkeit der Gitterverspannung und der Nanodrahtbiegung von der Dauer des Schalenwachstums, was auf Veränderungen derWachstumsdynamik hinweist. Zuletzt wird der Abschattungseffekt der Materialflüsse durch die benachbarten Nanodrähte genutzt um die Verteilung des Schalenmaterials entlang der Wachstumsachse der Nanodrähte zu steuern, was zu einem variierenden Verspannungsfeld entlang derWachstumsachse der Nanodrähte führt. Diese Methode kann für die Modifikation von Verspannungsgradienten und für Bauteile auf Nanodraht-Basis mit neuartigen Geometrien eingesetzt werden., Semiconductor nanowires with a quasi-one-dimensional geometry have gained great attention during the past decades. The unique geometry of these objects contributes to their distinctive optical and electrical properties that are promising for novel devices. The configuration of the band gap of the nanowires depends on their crystal properties such as the crystal phase and the strain which in turn are highly controllable. Therefore, the realization and the study of the nanowire crystal are essential for tuning and controlling their properties. In this work we use a molecular beam epitaxy chamber for fabricating GaAs nanowires and we investigate the changes of the nanowire crystal structure during growth as a function of the interspacing between the neighboring nanowires. By means of time-resolved X-ray diffraction technique, monitoring the nanowires during growth at arrays with different densities shows a high dependency of the crystal structure on the nanowire interspacing. This dependency is partially attributed to the shadowing effect of the growth material fluxes which we focus on in the first part of this study. Further, we investigate the strain evolution in the nanowires during an asymmetric growth of a lattice- mismatched InxGa1−xAs shell. The asymmetric growth of the shell materials on the nanowire facets results in an asymmetric strain variation across the nanowire cross section, which induces nanowire bending. The varying strain across the nanowire cross-section can be utilized for engineering the band gap and the optical properties of the nanowire. Therefore, we perform a detailed study of the strain and nanowire bending. The evolution of the strain and nanowire bending during shell growth is observed by means of time-resolved in-situ X-ray diffraction technique on a single nanowire as well as on a nanowire ensemble. This investigation revealed a non-linear dependency of the strain and nanowire bending to the shell growth time, indicating changes of the growth dynamics. Lastly, we exploit the shadowing effect of material fluxes by the neighboring nanowires to control the distribution of the shell material along the nanowire growth axis, which results in a varying strain field along the nanowire growth axis. This method can be employed for strain gradient engineering and nanowire-based devices with novel geometries.

In this work, we have performed for the first time the catalyst-free growth of III-As by hydride vapor phase epitaxy (HVPE). We first studied the self-assembled growth of InAs nanowires on Si(111) and the effect of the growth conditions on InAs nanowire growth. A kinetic model has been developed demonstrating that growth occurs through a direct condensation of gaseous InCl and As4 species on the substrate. Then, we studied the selective growth of InAs and GaAs on GaAs and Si substrates. The capability of the HVPE process to easily control the morphology of the nanostructures by simply modifying the growth parameters is highlighted. FTIR measurements performed on nanowires arrays have demonstrated the potential of InAs nanowires arrays for multi-spectral phototedetection in the infrared range. Photoluminescence characterizations are performed to study the optoelectronic properties of GaAs and InAs nanostructures. We demonstrated the selective growth (SAG) of InGaAs nanowires on GaAs and Si substrates. A preliminary study of the experimental parameters effect on the composition and morphology of the nanostructures has been conducted. We have shown that the ternary alloy composition can be controlled by varying the partial pressures of InCl and GaCl. Finally, a theoretical model, which links the vapor phase composition to the solid composition, is introduced., Dans ce travail, nous avons pour la première fois démontré la croissance sans catalyseur de nanofils III-As par épitaxie en phase vapeur par la méthode aux hydrures (HVPE). Dans un premier temps, nous avons réalisé la croissance auto-organisée de nanofils InAs sur substrats silicium ainsi que l'étude de l'effet des paramètres expérimentaux sur la croissance. Un modèle théorique a été développé démontrant que la croissance a lieu par condensation directe des espèces InCl et As4 sur la surface des substrats. Par la suite, nous avons étudié la croissance sélective d'InAs et de GaAs sur substrats GaAs et Si. Il est démontré que la HVPE permet de facilement contrôler la morphologie du matériau en modifiant les conditions de croissance aux échelles submicrométriques et nanométriques. Les mesures FTIR réalisées sur des réseaux de nanofils démontrent le potentiel des nanofils InAs pour la réalisation de détecteurs multi-spectraux dans le domaine de l’infrarouge. Des caractérisations par photoluminescence sont réalisées afin d'étudier les propriétés optoélectroniques des nanostructures GaAs et InAs. Finalement, nous avons démontré la croissance sélective (SAG) de nanofils InGaAs sur substrat GaAs et Si. Une étude préliminaire de l'effet des paramètres expérimentaux sur la composition et la morphologie des nanostructures est présentée. Nous avons montré que la composition de l'alliage ternaire (InGaAs) peut être contrôlée en variant les pressions partielles d'InCl et GaCl. Un modèle théorique permettant de relier la composition de la phase vapeur à la composition du solide est introduit.

This thesis focuses on the design, the fabrication and the characterization of GaN-based high electron mobility transistors (HEMTs) including the localised regrowth of highly doped n-type GaN to side contact the bi-dimensional electron gas (2DEG). These regrowth regions have the particularity of being in direct contact with the 2DEG, resulting in lower ohmic contact resistances. The approach developed here also ensures better lateral definition of the contacts by avoiding or reducing the high-temperature anneal of ohmic contacts, which is responsible for metal diffusion. This allows the reduction of the distance between source and drain contacts, resulting in an increase of the operating frequency and of the efficiency of the transistors. This thesis covers three main topics: the study of the localized growth of heavily n-doped GaN regions by two epitaxy techniques widely used in the field (MBE and MOVPE), the development of the technological manufacturing process and the electrical characterization of transistors with n-GaN regrowth at the ohmic contacts. The study was carried out on different HEMT structures with ternary (AlGaN) and quaternary (InAlGaN) alloy barriers. We took into account and studied several parameters, including the topology of the devices, the metallization schemes, the doping level and the conductivity of the n-GaN layers. In addition, we studied suitable surface preparations before the regrowth as well as the impact of the n-GaN growth conditions on the critical interface zone between the 2DEG and the n-GaN. We extracted the contact resistances on a large number of samples from the measurements of Transmission Line Method (TLM) patterns in order to quantify the different contributions, including the quality of the interface. We then used the best sets of parameters to fabricate GaN-based RF devices and we investigated their DC characteristics and RF performances.; Les travaux de cette thèse portent sur le développement et l’étude de transistors à haute mobilité électronique à base de GaN comportant une approche innovante pour leur montée en fréquence de fonctionnement. Cette technologie repose sur l’épitaxie localisée de caissons de GaN fortement dopé de type n au niveau des contacts ohmiques. Ces caissons ont la particularité d’être en contact direct avec le gaz d’électrons du canal, ce qui doit permettre de réduire les résistances de contact. La conduction des électrons dans le contact et à l’interface avec le gaz d’électrons est facilitée si le dopage de type n est suffisamment élevé. La zone d’interface entre le gaz d’électrons et le n-GaN est une zone sensible, ce qui demande une préparation adaptée avant l’épitaxie localisée. Les résistances d’interface ont été extraites des mesures des différents motifs de test TLM afin de qualifier la qualité de l’interface. La réduction des distances entre contacts de source, de grille et de drain, permet d’augmenter la fréquence de fonctionnement des transistors. L’approche développée ici permet également de garantir un meilleur contrôle des distances en s’affranchissant du recuit des contacts ohmiques à haute température responsable du fluage des métaux. Cette thèse comprend trois volets principaux : l’étude de la croissance localisée de caissons de GaN fortement dopé n par deux techniques d’épitaxie largement utilisées dans le domaine (MBE et MOVPE), le développement du procédé technologique de fabrication ainsi que la caractérisation électrique des transistors avec des caissons de n-GaN au niveau des contacts ohmiques. L’étude a été réalisée sur différentes structures HEMT avec des barrières en alliages ternaires (AlGaN) et quaternaires (InAlGaN).

This thesis focuses on the integration of III-V semiconductors on silicon. The objective is to process multi-wavelength laser sources emitting in the C-band for optical telecommunications. The process is based on the regrowth of a thick III-V structure on a thin InP layer bonded onto an oxidized silicon wafer (InP-SiO2/Si = InPoSi).In order to study the bonding process compatibility with high temperature annealing, around 600°C, required for MOVPE growth, a study of the thermal stability behavior of InPoSi substrate was carried out. The latter showed InPoSi delamination with "bubble" appearance due to the debonding of the InP layer caused by hydrogen desorption at 400°C. A study of the hydrogen lateral diffusion along the bonding interface enabled the assessment of a diffusion length of 100 µm. The development of outgassing trenches spaced 200 µm apart has permitted to obtain III-V material of high-quality regrown onto InPoSi without emergence of any void defect between the trenches.Then, the constant improvement of the preparation steps of the surfaces to be bonded enabled to obtain optimal material quality of InPoSi for regrowth at high temperature without the use of any outgassing method. The study of an active structure composed of AlGaInAs-based multi-quantum wells (MQWs) was carried out during growth on InPoSi. A thermal strain of 390 ppm was assessed at growth temperature thanks to real-time curvature measurement. The latter is due to the difference of thermal coefficients between InP and Si. Despite this thermal strain, the regrowth of a 3 µm-thick laser structure of high crystal quality was successfully obtained on InPoSi. Based on this structure, broad-area lasers were processed and their performance was compared to the ones obtained with the same component made on InP substrate as a reference. Threshold current densities as low as 0.4 kA/cm² at 20°C in pulse regime were obtained on InPoSi. The laser comparison on InPoSi and InP showed that threshold currents, laser efficiency and characteristic temperatures were similar. This result demonstrates that the thick structure grown on InPoSi does not suffer from material degradation.Finally, a new selective area growth (SAG) process was specifically developed on InPoSi. To do so, the silica from InPoSi was locally digged out by the etching of the InP layer in order to open the variable-sized dielectric surfaces for the SAG process. The thickness variation of the quantum wells obtained by SAG with the masks’ dimensions has enabled to obtain a very large photoluminescence wavelength extension, from 1490 to 1650 nm. Shallow-ridge Fabry-Pérot laser arrays were processed using SAG, and laser emissions covering a 155 nm-wide spectral range were successfully obtained. Threshold currents below 30 mA were obtained at 20°C under continuous-wave operation for 500 µm-long bars. At 70°C, threshold currents remain below 60 mA, which shows the high thermal stability of the lasers. Altogether, these results validate the III-V integration process on silicon., Ce travail présente une approche d’intégration de semiconducteurs III-V sur silicium. L’objectif est de réaliser des sources laser multi-longueur d’onde émettant en bande C pour les télécommunications optiques à partir d’une croissance épaisse de matériaux III-V sur fine couche d’InP collée sur silicium oxydé (InP-SiO2/Si = InPoSi).Afin d’étudier la compatibilité du procédé de collage avec l’élévation en température nécessaire à l’étape de recroissance, de l’ordre de 600°C par MOVPE, une étude de la stabilité en température des substrats InPoSi a été menée. Cette dernière a mis en évidence le délaminage de l'InPoSi avec apparition de "bulles" liée au décollement de la couche d’InP provoqué par la désorption d’hydrogène à 400°C. Une étude de la diffusion latérale de l’hydrogène le long de l’interface de collage a permis de mesurer une longueur de diffusion de l’ordre de 100 µm dans nos conditions expérimentales. Le développement de tranchées de dégazage espacées de 200 µm a ainsi permis d’effectuer la recroissance de matériaux III-V de haute qualité sur InPoSi sans apparition de défectivité de type "bulles" entre ces tranchées.Par la suite, l'amélioration constante des étapes de préparation des surfaces à coller a permis d'obtenir une qualité de matériau InPoSi optimale pour la recroissance à haute température sans faire appel à des procédés de dégazage. L’étude d’une structure active composée de multipuits quantiques (MQWs) à base de matériaux AlGaInAs a été menée par caractérisation in-situ pendant la croissance sur InPoSi. Par la mesure en temps réel de la courbure du substrat InPoSi à température d’épitaxie, une contrainte thermique de 390 ppm a été quantifiée. Cette dernière est créée par la différence de coefficients d’expansion thermique entre InP et Si. Malgré cette contrainte thermique, la recroissance d’une structure diode laser de 3 µm d’épaisseur de grande qualité cristalline a été démontrée sur InPoSi. Des lasers à contact large basée sur cette structure ont été fabriqués et les performances ont été comparées à celles obtenues pour le même composant fabriqué sur substrat InP pour référence. Des courants de seuil de 0,4 kA/cm² à 20°C en régime pulsé ont été obtenus sur InPoSi. La comparaison des lasers sur InPoSi et InP a montré des courants de seuil, des rendements et une température caractéristique similaires. Ce résultat démontre que la structure épaisse épitaxiée sur InPoSi ne subit pas de dégradation matériau.Enfin, un nouveau procédé de croissance sélective (SAG : Selective Area Growth) a été développé spécifiquement sur InPoSi. Pour cela, la silice de l'InPoSi est déterrée localement par gravure de la couche d'InP afin d'offrir des surfaces diélectriques de tailles variables pour le procédé SAG. La variation des épaisseurs des puits quantiques obtenus par épitaxie sélective en fonction de la surface des masques permet d'atteindre une très large extension en longueur d’onde de photoluminescence, de 1490 à 1650 nm. En utilisant la SAG, des lasers Fabry-Pérot ont été fabriqués en structure shallow-ridge et des émissions laser couvrant 155 nm d’extension spectrale ont été obtenues. Pour une barrette de 500 µm de long, des courants de seuil en dessous de 30 mA à 20°C ont été obtenus en régime continu pour les lasers en bande C. A 70°C, les courants de seuil demeurent en dessous de 60 mA, ce qui traduit une très bonne tenue en température des lasers. L'ensemble de ces résultats valide la méthode d'intégration de III-V sur silicium.

Due to the increased demand for performance in terms of data transmission, silicon photonicshas become a new paradigm. However, other fields of applications, such as biophotonicsand autonomous driving systems for instance, take advantage of this approach. In order tomeet this demand for circuits with integrated optical interconnections, this work shows thepossibility of integrating an optical source directly on a silicon platform. The technologicalbricks enabling the integration of light sources, emitting from the red region of the spectra tothe L band, by selective epitaxy of various III-V materials is studied. The integration of III-Vmaterials stacks in the form of ridges is therefore demonstrated for various wavelength ranges.A first version of electrically pumped components, here ribbon diodes, on GaAs and siliconsubstrates were manufactured and characterized., De par la demande croissante de performance en termes de transmission de données, la photonique sur silicium est devenue un nouveau paradigme. Cependant, d’autres domainesd’applications, comme la biophotonique et les systèmes autonomes de conduite pour n’enciter que deux profitent de cette approche. Afin de répondre à cette demande de circuits àinterconnexions optiques intégrées ce travail de thèse montre la possibilité d’intégrer unesource optique directement sur une plateforme silicium. Les briques technologiques rendantpossible l’intégration de sources lumineuses, émettant du rouge à la bande L, par épitaxiesélective sur silicium ont été étudiées. L’intégration de divers matériaux III-V sous forme derubans est donc démontrée pour diverses gammes de longueur d’onde. Une première versionde composants de type diodes ruban à injection électrique sur substrats GaAs et silicium ontété fabriqués et caractérisés pour une émission dans la zone rouge du spectre.

Nanowires (NW) epitaxially grown on Si substrate are efficient light absorbers and allow to integrate high-quality III-V materials on Si by preventing defects induced by the lattice-mismatch between both materials. They provide a way to fabricate tandem III-V/Si solar cells above 30% efficiency. The goal of this thesis is to develop III-V NW solar cells grown on Si substrates. First, the control of the selective NW growth in ordered arrays on Si was addressed and vertical yields consistently above 90% and up to 100% were demonstrated. Using transmission electron microscope characterization, the growth conditions were optimized to improve the crystal quality by reducing the number of stacking faults, to investigate GaAsP NWs with the optimal bandgap for tandem, and to study core-shell heterostructures. Using cathodoluminescence to determine the carrier concentrations in NWs, it was shown that the core and the shell can be doped with Be up to p=8E18 cm⁻³, while Si is an amphoteric dopant, resulting in shell doping limited to n=5E17 cm⁻³. A solar cell fabrication process was developed to contact NW core-shell junctions. A first-generation GaAs homojunction device shows efficiencies up to 2.1%, limited by carrier collection issues, whereas the quasi-Fermi level splitting, estimated from PL measurements, reaches a promising value of 0.98 V at 82 sun, extrapolated to 0.86 V at 1 sun. A new core-shell p-i-GaAs/n-GaInP heterojunction exhibits efficiencies up to 3.7%, with a record Voc=0.65 V. These GaAs-based NW top-cells directly grown on Si pave the way toward high-efficiency tandem solar cells.; Les nanofils (NF) épitaxiés sur substrat Si sont des absorbeurs optiques efficaces et permettent d’intégrer des matériaux III-V de haute qualité sur Si en évitant les défauts généralement induits par le désaccord de maille entre ces deux matériaux, ce qui permettrait de fabriquer des cellules solaires tandem III-V/Si de plus de 30% d’efficacité. L’objectif de cette thèse est de développer des cellules solaires à NFs III-V, crûes sur substrat Si. Un premier objectif a été le contrôle de la croissance sélective de NFs en réseaux organisés, avec des taux de verticalité reproductibles supérieurs à 90% et atteignant 100%. A partir de caractérisation au microscope électronique en transmission, les conditions de croissance ont été optimisées pour améliorer la qualité cristalline en réduisant le nombre de fautes d’empilement, pour étudier des NFs de GaAsP avec un bandgap optimal, et pour étudier des hétérostructures cœur-coquille. En déterminant la concentration de porteurs dans les NFs par cathodoluminescence, je montre que le dopage du cœur ou de la coquille à un niveau p=8E18 cm⁻³ est possible en utilisant du Be, alors que le dopant Si est amphotère et ne permet d’atteindre que n=5E17 cm⁻³ dans les coquilles. Un procédé de fabrication de cellules a été développé pour contacter des jonctions de NFs cœur-coquille. Un dispositif de première génération basé sur une homojonction GaAs présente une efficacité de 2.1%, limitée par des problèmes de collection des porteurs, alors que la séparation des niveaux de Fermi estimée d'après des mesures de photoluminescence atteint une valeur prometteuse de 0.98 V à 82 soleils, extrapolée à 0.86 V à 1 soleil. Une nouvelle hétérojonction p-i-GaAs/n-GaInP présente une efficacité de 3.7% et un Voc record de 0.65 V. Ces démonstrations de cellules solaires à nanofils ouvrent la voie vers des cellules tandem à haute efficacité.

Nanowires (NW) epitaxially grown on Si substrate are efficient light absorbers and allow to integrate high-quality III-V materials on Si by preventing defects induced by the lattice-mismatch between both materials. They provide a way to fabricate tandem III-V/Si solar cells above 30% efficiency. The goal of this thesis is to develop III-V NW solar cells grown on Si substrates. First, the control of the selective NW growth in ordered arrays on Si was addressed and vertical yields consistently above 90% and up to 100% were demonstrated. Using transmission electron microscope characterization, the growth conditions were optimized to improve the crystal quality by reducing the number of stacking faults, to investigate GaAsP NWs with the optimal bandgap for tandem, and to study core-shell heterostructures. Using cathodoluminescence to determine the carrier concentrations in NWs, it was shown that the core and the shell can be doped with Be up to p=8E18 cm⁻³, while Si is an amphoteric dopant, resulting in shell doping limited to n=5E17 cm⁻³. A solar cell fabrication process was developed to contact NW core-shell junctions. A first-generation GaAs homojunction device shows efficiencies up to 2.1%, limited by carrier collection issues, whereas the quasi-Fermi level splitting, estimated from PL measurements, reaches a promising value of 0.98 V at 82 sun, extrapolated to 0.86 V at 1 sun. A new core-shell p-i-GaAs/n-GaInP heterojunction exhibits efficiencies up to 3.7%, with a record Voc=0.65 V. This PhD thesis aims at evaluating low temperature silicon epitaxy (< 200°C) by RF-PECVD as an alternative to diffusion for the formation of the emitter layer of crystalline silicon (c-Si) solar cells. The epitaxial growth of intrinsic, n-type and p-type films grown on (100) c-Si substrates has been confirmed by ellipsometry. Surprisingly, the as-grown doped epitaxial silicon (epi-Si) films present a larger out-of-plane lattice parameter than the substrate, and are fully strained. Boron and phosphorus concentration of 3 and 3.5x1019 at/cm3, respectively, were achieved as deduced from SIMS measurements. However, in the as-grown state B-H complexes are formed and annealing is required to activate boron atoms. After annealing, we reached a doping efficiency of approximately 60%. As expected, the activation of boron leads to a drop of the mobility to ~20 cm2/Vs. Moreover, we put forward a correlation between the evolution upon annealing of the structure, electrical properties and the hydrogen content. Finally, XRD measurements have shown that by providing energy, annealing at 350°C induces the relaxation of the epi-Si structure, thus the apparition of defects, confirmed by TEM and low temperature PL., Cette thèse a pour objectif l’évaluation de l’épitaxie de silicium à basse température (< 200°C) par RF-PECVD, en tant qu’alternative à la diffusion pour la formation de l’émetteur d’une cellule solaire à base de silicium cristallin (c-Si). La croissance par épitaxie de couches intrinsèques, de type n et de type p sur des substrats de c-Si (100) a été confirmée par ellipsométrie. Étonnamment, les couches dopées de silicium epitaxié (epi-Si) présentent un paramètre de maille hors du plan supérieur à celui du substrat, et sont totalement contraintes. Des concentrations en bore et phosphore de 3 et 3,5.1019 at/cm3, respectivement, ont été obtenues d’après des mesures SIMS. Cependant, lors de la croissance des couches, des complexes B-H sont formés et un recuit est nécessaire pour activer les atomes de bore. Après recuit, une efficacité de dopage de 60% est démontrée, avec une mobilité de l’ordre de 20 cm2/Vs. Nous mettons également en avant une corrélation entre l’évolution après recuit de la structure, des propriétés électriques et de la concentration en hydrogène. Finalement, des mesures DRX ont montré que l’énergie fournie par un recuit à 350°C induit une relaxation de la structure des couches epi-Si, et donc l’apparition de défauts, confirmée par TEM et mesures PL à basse température.

In der vorliegenden Dissertation wird die Entwicklung eines MEMS Herstellungsverfahrens beschrieben. Der Bosch patentierte EPyC-Prozess bietet die Möglichkeit komplexe MEMS-Strukturen mit hoher Effektivität auf engem Raum herzustellen. Zielsetzung dieser Arbeit ist die Untersuchung und Optimierung der EPyC-Einzelprozesse, sowie der Aufbau eines Mikrospiegelantriebs mit 40 μm hohen Elektrodenfingern für hohe z-Auslenkungen. Die Herstellung von MEMS-Strukturen mit dem EPyC-Prozess erfordert eine gute elektrische und mechanische Funktionalität der dicken epitaktischen Siliziumschichten. Durch Wiederholung der EPyC-Zyklen entsteht eine 3D-Opferstruktur. Die Herausforderung besteht darin, hohe Volumina an Polysilizium am Ende des Prozesses vollständig zu entfernen. Durch das Wiederholen von fünf EPyC Zyklen wurde der Mikrospiegelantrieb mit 40 μm hohen vertikalen Kammelektroden erfolgreich hergestellt. Anschließend wurde der Mikrospiegelantrieb mit dem optimierten Silizium-Ätzprozess in zwei Schritten freigestellt. Damit der Mikrospiegelantrieb mechanisch beweglich und elektrisch funktional wird, wurde die SiO2-Passivierung auf den Funktionsstrukturen mittels HF-Gasphasenätzen erfolgreich entfernt. AlGaN-based ultraviolet-C (UVC) light emitting diodes (LEDs) can be applied to a wide range of applications. However, the efficiency of UVC-LEDs is still relatively modest, which provides the focus of this thesis: The development of efficient UVC-LEDs with emission wavelengths near 265 nm. This thesis presents a systematic study of the influence of the heterostructure design and the layer properties on the electro-optical performance of UVC-LEDs. The AlGaN-based UVC-LEDs are grown by MOVPE on AlN/sapphire templates. In particular, the applicability of sputtered and high temperature annealed (HTA) low cost AlN/sapphire templates for the growth of the UVC-LED heterostructures is investigated. Similar crystal quality and optical emission power of the UVC-LEDs are demonstrated compared to UVC-LEDs on epitaxial lateral overgrowth (ELO) AlN/sapphire templates, offering the potential to reduce the chip costs. A further improvement in emission power is achieved by combining the HTA approach with the ELO process. The growth of pseudomorphically strained AlGaN heterostructures on the AlN buffer can cause the formation of dislocation loops and their presence reduces the emission power. Based on the results of this study, the density of these dislocation loops increases with the compressive strain and layer thickness. The dislocation loop generation is suppressed by implementing a two-step heterostructure approach for the n-side. Hereby a second AlGaN:Si contact layer with low Al mole fraction is used, which enables a significantly reduced operating voltage while maintaining the emission power. Furthermore, internal polarization fields can influence the device performance. A new approach is presented and examined using capacitance-voltage measurements for the accurate determination of the polarization field. Both the magnitude and the direction of the determined polarizations fields are in agreement with the values as predicted by the theory, which allows for more reliable device simulations. The light extraction efficiency is one of the key factors limiting the LED efficiency. The applicability of semi-transparent p-sides is explored. By combining transparent p-AlGaN layers with a thin GaN p-contact layer, LEDs with an increased light extraction efficiency could be realized. The work of this thesis leads to the realization of highly efficient UVC-LEDs with emission powers of 47 mW at 350 mA, peak external quantum efficiencies of 3.6% and peak wall-plug efficiencies of 2.7%., AlGaN-basierte ultraviolett-C (UVC) Leuchtdioden (LEDs) können für ein breites Spektrum von Anwendungen eingesetzt werden. Es wird eine ähnliche Kristallqualität und optische Emissionsleistung im Vergleich zu UVC-LEDs auf epitaktisch lateral überwachsenen (ELO) AlN/SaphirBasisschichten demonstriert, was das Potential zur Reduzierung der Chipkosten bietet. Eine weitere Verbesserung der Emissionsleistung wird durch die Kombination des HTA-Ansatzes mit dem ELO-Prozess erreicht. Das Wachstum von pseudomorphisch gewachsenen AlGaN-Heterostrukturen auf der AlN-Pufferschicht kann die Bildung von Versetzungsschleifen verursachen, deren Vorhandensein die Emissionsleistung reduziert. Basierend auf den Ergebnissen dieser Studie nimmt die Dichte dieser Versetzungsschleifen mit der kompressiven Verzerrung und der Schichtdicke zu. Die Erzeugung der Versetzungsschleifen wird durch die Implementierung eines zweistufigen Heterostrukturansatzes für die n-Seite unterdrückt. Hierfür wird eine zweite AlGaN:Si-Kontaktschicht mit niedrigem Al-Molanteil verwendet, die eine deutlich reduzierte Betriebsspannung bei gleichbleibender Emissionsleistung ermöglicht. Darüber hinaus können interne Polarisationsfelder die Bauelementleistung beeinflussen. Ein neuer Ansatz wird vorgestellt und untersucht, bei dem Kapazitäts-Spannungsmessungen zur genauen Bestimmung des Polarisationsfeldes verwendet werden. Sowohl die Stärke als auch die Richtung der ermittelten Polarisationsfelder stimmen mit den von der Theorie vorhergesagten Werten überein, wodurch zuverlässigere Bauelementsimulationen möglich sind. Die Lichtextraktionseffizienz ist einer der Schlüsselfaktoren für die Limitierung der LED-Effizienz. Die Anwendbarkeit von halbtransparenten p-Seiten wird untersucht. Durch die Kombination von transparenten p-AlGaN Schichten mit einer dünnen p-Kontaktschicht aus GaN konnten LEDs mit einer erhöhten Lichtextraktionseffizienz realisiert werden. Die Untersuchungen dieser Arbeit führen zur Realisierung hocheffizienter UVC-LEDs mit Emissionsleistungen von 47 mW bei 350 mA, maximalen externen Quanteneffizienzen von 3,6% und Konversionseffizienzen von 2,7%.

Research has been needed in large infrared devices, especially around 1.3µm in GaAs field. GaAsBi and derived alloys offer a large band structure engineering, make them a good candidate for 1eV solar cells, 1.3µm photocathodes or thermoelectric materials and spintronic.Though, the epitaxy of those III-V alloys is a challenge. In fact, they have a high lattice mismatch and bismuth incorporation is proved highly dependant of the growth conditions.First, we present the context of our study : we detailed their required properties for applications, and place ourseves amoung literature. We also describe the exploited techniques. Precise growth parameters can be selected by molecular beam epitaxy and they determine the structual characteristics of our material. We also have an original technique of real time coupling curvature measurement exploited with synchronized electronic diffraction. Bismuth incorporation study was made with those informations, obtained by varying growth conditions. Ex-situ techniques as X-Rays diffraction, Raman spectroscopy, Hall effect and Transmission Electronic Microscopy were also used to confort our original results.Then, we explained the different experimental studies we made on growth and caracterisation of those alloys. We pointed out a change in surface reconstruction during the growth, from the (1x3) reconstruction to the (2x1). We started to study the bismuth incorporation for the 2 surface reconstructions during growth, varying growth conditions : substrate temperature and elements fluxes. We exhibit a higher incorporation with the (1x3) reconstruction, and increasing for higher V/III flux ratio. Those conditions gave us growing GaAsBi layers with 2 different bismuth concentration. Then, we demonstrated the thermal activation of surface reconstruction transition, with the apparition of a surface stress, increasing with V/III ratios.Thirdly, we also validate our results on bismuth content by comparing their values with X ray diffraction, Rutherford Backscattering and transmission electron microscopy.Thank to his work, we obtained a comprehensive knowledge of bismuth incorporation in GaAs, and we developed it to consider further perspective for GaAsBi., De nombreuses recherches sont menées pour étendre la gamme des dispositifs dans l’infrarouge, autour de 1,3µm dans le cas de la filière GaAs. Les alliages GaAsBi et dérivés offrent dans cette perspective une ingénierie très riche de la structure de bande, les rendant très prometteurs pour des applications telles que les cellules solaires à 1eV, les photocathodes à 1,3µm ou encore les matériaux thermoélectriques ou la spintronique.Cependant, l’épitaxie de ces alliages III-V représente un défi. Ces alliages GaAsBi sont des alliages III-V à fort désaccord de maille et l’incorporation du bismuth s’avère très sensible aux conditions utilisées. Dans une partie introductive, nous situons le contexte de cette étude ; nous détaillons les propriétés qui les rendent prometteurs pour les applications, et nous les positionnons par rapport à l’état de l’art. Nous décrivons aussi les techniques que nous avons exploitées. L’épitaxie par jets moléculaires permet de sélectionner les paramètres de croissance qui déterminent les caractéristiques structurales du matériau élaboré. De plus, nous disposons in situ d’une technique originale de mesure optique de la courbure de l’échantillon contraint que nous avons exploitée en la synchronisant avec la diffraction électronique pour étudier l’incorporation du bismuth dans la matrice GaAs quand varient les différents paramètre! s de croissance. Les techniques ex situ de diffraction de rayons X, spectroscopie Raman, effet Hall et microscopie électronique en transmission ont également été utilisées pour conforter les résultats originaux obtenus.Dans une seconde partie, nous expliquons les différentes études expérimentales que nous avons menées sur la croissance et la caractérisation in situ de ces alliages. Nous avons mis en évidence que la reconstruction de surface change pendant leur épitaxie, passant d’une reconstruction (1x3) à (2x1). Nous avons tout d’abord étudié l’incorporation du bismuth pour les deux reconstructions de surface en croissance, et ceci en faisant varier les paramètres de croissance : température du substrat, et les flux des différents éléments. Nous avons montré que l’incorporation est plus forte en régime de reconstruction (1x3), que pour (2x1), et ce d’autant plus que le rapport de flux V/III augmente, créant ainsi des couches GaAsBi à deux compositions de Bi. Dans une seconde étape, nous avons montré que la transition de reconstruction est activée thermiquement, et qu’une contrainte de surface apparait et augmente avec le rapport V/III. Nous démontrons enfin quelle est l’influence du flux de bismuth et de la vitesse de croissance.Dans une troisième partie, nous validons les résultats obtenus sur le contenu en bismuth des alliages épitaxiés en comparant leurs valeurs avec celles obtenues par diffraction de rayons X, spectroscopie de rétrodiffusion de Rutherford et microscopie électronique à transmission.Ces études ont permis d’obtenir une vue compréhensive de l’incorporation du bismuth dans la matrice GaAs que nous développons en conclusion avant d’envisager les perspectives ouvertes aux alliages GaAsBi.

Elastic properties are of fundamental importance for a material. With the combination of picosecond laser ultrasonic and Brillouin light scattering techniques, we measured sound velocities in various magnetron-sputtering-deposited thin films including epitaxial binary and ternary transition metal nitrides (TaN, TiN, ZrN, Ti1-xZrxN), polycrystalline high entropy alloys or multicomponent transition metal alloys ((CoCrCuFeNi)1-x(Al,Nb)x), and their nitrogen interstitial alloys (CoCr(Cu,Mn)FeNiNx). The longitudinal and shear sound velocities (VL and VT respectively) are correlated to the effective elastic constants through ⟨C33⟩= ρV2L and ⟨C44⟩= ρV2T. On the other hand, Density functional theory (DFT) based ab-initio calculations were performed to provide single crystal elastic constants w/o considering vacancies. It was found that for the epitaxial binary and ternary nitrides, vacancies play a huge role on elastic properties especially in the case of TaN. While in the case of TiN, ZrN and Ti1-xZrxN, the influence of vacancies is smaller but still noticeable. In the case of polycrystalline multicomponent alloys and interstitial alloys, the sound velocities and effective elastic constants were found to be associated to chemical alloying (Al, Nb and N) effects, phase transitions (FCC, BCC and amorphous), textures and porosity changes. The elastic modulus agrees to nanoindentation modulus EIT. The overall agreement between our elastic property measurements and DFT calculations were reached. Besides, DFT calculations also provided valuable insights into structural properties and phase stability. Additionally, we studied structural and mechanical (including elastic) properties of a bulk CoCrCuFeNi as a reference to thin film properties. With the CoCrCuFeNi films on a flexible Kapton® substrate, we performed tensile tests and studied fracture properties of thin films, as a preliminary work to further link thin film elasticity to plasticity. Alors que dans le cas de TiN, ZrN et Ti1-xZrxN, l’influence des lacunes est moindre mais reste perceptible. Dans le cas des alliages polycristallins à plusieurs composants et des alliages interstitiels, les vitesses du son et les constantes élastiques effectives sont associées à des effets de composition chimique (Al, Nb et N), à des transitions de phase (FCC, BCC et amorphe), et des changements de textures et de porosité. Le module élastique correspond au module de nanoindentation EIT. La concordance globale entre nos mesures de propriétés élastiques et les calculs DFT a été atteinte. En outre, DFT ont également fourni des informations précieuses sur les propriétés structurelles et la stabilité des phases observées.

The studies concern the development of superconducting devices for single photon detection. Niobium nitride (NbN) is a material suitable for the production of superconducting wires for the detector target. This work is opening up perspectives on the development of epitaxial niobium nitride films on sapphire by the chemical vapor deposition (CVD) method. The production of thin films (5-100 nm) is carried out at high temperature (1000°C to 1300°C) from niobium chloride and ammonia diluted in hydrogen (H2-NH3-NbCl5). The substrate is oriented single crystalline sapphire (Al2O3) (0002), aluminum nitride (AlN) (0002) or magnesium oxide (MgO) (100).The study of epitaxial relationships during the growth of niobium nitride on the sapphire substrate was first performed. Observation of the microstructures and crystalline orientations of the various films processed made it possible to highlight the relationships between the surface state of the substrate and the growth mode of NbN. The potential for using single crystal substrates such as MgO and AlN is discussed in the conclusion.The study of the growth process and the relationships between the working conditions and the "quality" of thin films made it possible to identify the experimental windows leading to epitaxial growth. The activation energy of the growth reactions and the supersaturation conditions favorable to epitaxial growth were calculated.The study of the interactions between the structural properties and superconducting properties of films has allowed the superconducting transition temperature to be linked to the density of atomic defects, microstructural defects, the thickness of the films and their stress state. There is a linear relationship between the interplanar space of planes parallel to the substrate and the superconducting transition temperature.Finally, the durability of ultra-thin films (5 - 8 nm) of niobium nitride was studied. The electrical and superconducting properties of films processed at 1000°C and 1200°C on sapphire substrates and epitaxial layers of AlN were analyzed over a period of six months. The properties of films change most notably during the first month. High temperature deposition limits the rapid degradation of the films and preserves their superconducting properties.; Les études concernent le développement de dispositifs supraconducteurs de détection de photon unique. Le nitrure niobium (NbN) est un matériau adapté à l’élaboration de fils supraconducteurs de la cible du détecteur. Ces travaux ouvrent des perspectives sur l’élaboration de films de nitrure de niobium épitaxié sur saphir par la méthode de dépôt chimique en phase vapeur (CVD). L’élaboration des films minces (5-100 nm) est effectuée à haute température (1000°C à 1300°C) à partir de chlorure de niobium et d'ammoniaque dilués dans l'hydrogène (H2-NH3-NbCl5). Dans cette étude les propriétés électriques et supraconductrices de films élaborés à 1000°C et 1200°C sur des substrats de saphir et de couches épitaxiales d'AlN ont été analysées sur une durée de six mois. Les propriétés des films évoluent surtout au cours du premier mois. Le dépôt effectué à haute température permet de limiter la dégradation rapide des films et de conserver leurs propriétés supraconductrices.

Gegenstand dieser Arbeit ist die experimentelle Untersuchung der Verspannungs-Temperatur-Phasenbeziehungen in epitaktischen KxNa1-xNbO3 Dünnschichten, sowie deren Zusammenhang mit ferro- und piezoelektrischen Eigenschaften. Die präsentierten Ergebnisse ermöglichen es KxNa1-xNbO3 Dünnschichten für neuartige technologische Anwendung zu optimieren. Zunächst wird eine detaillierte strukturelle Untersuchung der ferroelektrischen Domänenstruktur in epitaktischen K0.7Na0.3NbO3 Schichten auf (110) TbScO3 vorgestellt. Eine Analyse der ferroelektrischen Domänenstruktur mittels lateral aufgelöster Piezoresponse-Kraftmikroskopie (PFM) zeigt vier Arten von Superdomänen. Durch die ergänzende Untersuchung der zweidimensionalen und dreidimensionalen Abbildung des reziproken Raumes mittels hochauflösender Röntgenbeugung (HR-XRD) wird nachgewiesen, dass dieses Domänenmuster mittels monokliner Einheitszellen in einem MC Domänenmodell beschrieben werden kann. Im Anschluss an die strukturelle Untersuchung wurden die elektromechanischen Eigenschaften der KxNa1-xNbO3 Schichten auf (110) TbScO3untersucht. Mittels Doppelstrahl-Laserinterferometrie (DBLI) wurde ein makroskopischer effektiver piezoelektrischer Koeffizient von bis zu d33,f = 23 pm/V nachgewiesen. Zudem wurden Oberflächenwellen-Experimente (SAW) durchgeführt. Diese zeigten außergewöhnlich hohe Signalstärken. Um die Temperatur der ferroelektrischen Phasenübergänge gezielt einstellen zu können, wurde der Zusammenhang zwischen epitaktischer Verspannung und der Phasenübergangstemperatur untersucht. Dazu wurden KxNa1-xNbO3 Schichten mit unterschiedlicher Verspannung gewachsen. Die Änderung der Domänenstruktur und der piezoelektrischen Eigenschaften aufgrund von Temperaturänderung wurde in-situ durch temperaturabhängige PFM, HR-XRD und DBLI Messungen untersucht. Die Untersuchung zeigte, dass die Übergangstemperatur des Übergangs von der MC- in die c-Phase mit zunehmender kompressiver Verspannung kontinuierlich um mehr als 400 °C abnahm. The subject of this thesis is the experimental investigation of the strain-temperature-phase relations in epitaxial KxNa1-xNbO3 thin films and their connection to ferro- and piezoelectric properties. This will enable the optimization of KxNa1-xNbO3 layers for novel technological devices. First, a detailed structural investigation of the ferroelectric domain structure in epitaxial K0.7Na0.3NbO3 films on (110) TbScO3 is presented. An analysis of the ferroelectric domain structure with laterally resolved piezoresponse force microscopy (PFM) reveals four types of superdomains. By complementary two-dimensional and three-dimensional high resolution X-ray reciprocal space mapping this domain pattern is proven to be describable by an MC domain structure with monoclinic unit cells. Subsequently to the structural investigation, the electromechanical properties of KxNa1-xNbO3 layers on (110) TbScO3 were investigated. Double beam laser interferometry (DBLI) revealed a macroscopic effective piezoelectric coefficient of up to d33,f = 23 pm/V. Furthermore, surface acoustic wave (SAW) experiments were performed. They exhibited extraordinary signal intensities. In order to be able to selectively tune such phase transition temperatures, the correlation between epitaxial strain and the phase transition temperature was investigated. For this purpose, KxNa1-xNbO3 films with different compressive strain conditions were grown. The change of domain structure and piezoelectric properties upon temperature variation was investigated in-situ by temperature-dependent PFM, HR-XRD and DBLI measurements. The transition temperature between the MC- and c-phase was shown to continuously decrease by more than 400 °C with increasing compressive strain.

We present n-type epitaxially grown wafers deposited in a reactor that allows a process transfer to inline high-throughput reactors. Those wafers exhibit an effective lifetime of up to 1720 μs locally for a phosphorous concentration of 2·1015 cm-3 and a wafer thickness of about 100 μm. In these wafers the most detrimental defects are stacking faults with polycrystalline silicon inclusions. Comparing two samples with stacking faults densities differing by one order of magnitude revealed a difference in average effective minority carrier lifetime of also one order of magnitude (reduction from more than 1500 μs down to 111 μs for the defective sample). A solar cell fabricated from a 200 μm thick epitaxial wafer of low stacking fault density and a phosphorous concentration of 3·1016 cm-3 reaches an independently confirmed efficiency of 20%, an open circuit voltage of up to 658 mV, a short circuit current density of up to 39.6 mA/cm2 and a fill factor of up to 76.9%. Differences between this cell and FZ references can be attributed to a reduced bulk lifetime caused by the high doping concentration and most probably additional recombination due to polycrystalline silicon inclusions in stacking faults, although their amount is comparably low. A second solar cell made of an epitaxial wafer with a high stacking fault density exhibits an efficiency reduction of 0.5% absolute compared to the cell made of the high quality epitaxial wafer. This result underlines the importance of minimizing the stacking fault density in epitaxial wafers, in particular the density of those with polysilicon inclusions.

III-Sb materials have demonstrated their potential for multiple opto-electronic devices, with applications stretching from communications to environment. However, they remain an almost unexplored segment for classical photovoltaic systems. In this research, we intend to demonstrate that III-Sb-based devices are promising candidates for high-efficiency, low-cost solar cells. Their benefits are two-fold: not only do they offer a wide range of lattice-matched alloys and low-resistivity tunnel junctions, but they also enable direct growth on Si substrates. We thus investigate the building blocks of a GaSb-based multi-junction solar cell integrated onto Si. First, we develop the photovoltaic growth and processing by fabricating homo-epitaxial GaSb cells. Intensity-voltage (J-V) measurements approach the state of the art with 1-sun efficiency of 5.9%. Then, we integrate a GaSb single-junction cell on a Si substrate by molecular beam epitaxy (MBE). X-ray diffraction (XRD) and atomic force microscopy (AFM) analysis show structural and morphological properties close to the best reported in the literature for similar metamorphic buffers. We further adapt the cell configuration to circumvent the high defect density at the GaSb/Si interface. The heteroepitaxial cell results in a reduced efficiency of 0.6%. Nevertheless, this performance is close the most recent advancements on GaSb heteroepitaxial cells on GaAs, despite a much larger mismatch. Last, we investigate the epitaxy of AlInAsSb. This alloy could in theory reach the widest range of bandgap energies while being lattice-matched to GaSb. However, it presents a large miscibility gap, making it vulnerable to phase segregation. AlInAsSb only counts few experimental reports in the literature, all referring to unoptimized growth conditions and abnormally low bandgap energies. We successfully grow good-quality layers with Al composition x_{Al} ranging from 0.25 to 0.75, showing no macroscopic sign of decomposition. Yet, transmission electron microscopy (TEM) observations point to nanometric fluctuations of the quaternary composition. Photoluminescence (PL) data is studied to determine the alloy's electronic properties. We eventually propose and fabricate a tandem cell structure, resulting in 5.2% efficiency. Quantum Efficiency (QE) measurements reveal that the top subcell is limiting the tandem performance. Nous étudions donc les briques élémentaires d'une cellule solaire multi-jonction intégrée sur Si. Tout d'abord, nous développons la croissance et fabrication de cellules homo-épitaxiales en GaSb. Les caractéristiques tension-intensité (J-V) mesurées sont proches de l'état de l'art avec une efficacité sous un soleil de 5.9 %. Puis, nous intégrons une cellule à simple jonction GaSb sur un substrat de Si par épitaxie par jet moléculaire (EJM). Les analyses de diffraction X (DRX) et de microscopie à force atomique (AFM) montrent des propriétés de structure et morphologie proches de celles reportées pour des buffers métamorphiques similaires dans la littérature. Nous adaptons alors la configuration de la cellule pour éviter la haute densité de défauts à l'interface GaSb/Si. La cellule hétéro-épitaxiale a une efficacité réduite de 0.6 %. Ce résultat est néanmoins proche des dernières avancées sur les cellules GaSb sur GaAs, et ce, malgré un désaccord de maille plus important. Enfin, nous étudions l'épitaxie d'AlInAsSb. Toutefois, l'observation au microscope à transmission électronique (TEM) révèle des fluctuations de composition nanométriques. Les données de photoluminescence (PL) sont étudiées pour déterminer les propriétés électroniques de l'alliage. Les mesures d'efficacité quantique (QE) montrent que la sous-cellule du haut limite la performance de la cellule tandem. Des modélisations numériques des courbes J-V et QE sont utilisées pour identifier des pistes d'amélioration pour chaque brique élémentaire.

The studies concern the development of superconducting devices for single photon detection. Niobium nitride (NbN) is a material suitable for the production of superconducting wires for the detector target. This work is opening up perspectives on the development of epitaxial niobium nitride films on sapphire by the chemical vapor deposition (CVD) method. GaAs on Si integration is one of the major challenges of the last 40 years as it would allow to combine Si advantages, like its low cost, with GaAs high mobility and direct bandgap. Multi-junction photovoltaic cells based on III-V materials have the highest photovoltaic conversion efficiencies. However, their high manufacturing cost is a limiting aspect of their use. This is why we have made a preliminary study aiming at realizing their integration on Si substrate. In fine, the objective will be the realization of tandem solar cells made of GaAs/Si and GaAs/Ge on Si substrate. However, GaAs and Ge integrations on Si lead to dislocations and cracks formations because of their respective differences of lattices parameters and thermal expansion coefficients. Moreover, because of the difference of polarity between GaAs and Si, this integration also leads to anti-phase domain formation. We present in this study an integration process allowing both these defects elimination and current passage between the epitaxial material and Si. This process is based on the use of nanoscale openings in a thin silica, which allows us to carry out GaAs crystals growth on Si by lateral epitaxy from GaAs or Ge nano-seeds. To do this, we use chemical beam epitaxy which is a growth technique allowing good selectivity. Firstly, the growth will be studied inside randomly dispersed openings, which are easily made in situ under ultra-high vacuum, and then inside localized openings with fixed sizes. These are obtained after a long and complex procedure including chemical cleaning, resist spin-coating, electronic lithography, development and reactive ion etching. We will present GaAs crystals direct growth inside openings on Si (001) and (111), and also from Ge nano-seeds. This integration process allowed the elimination of the three types of defects previously mentioned, and we have obtained very good results especially for the integration inside localized openings on Si (111). We will see that Ge nano-seeds morphology can however be problematic during the GaAs lateral epitaxy. In addition, the current passage by tunnel effect through the thin silica will be verified and the GaAs crystals doping with Si will also be presented.; L’intégration du GaAs sur Si est un des défis majeurs des 40 dernières années puisqu’elle permettrait de combiner les nombreux avantages du Si, dont notamment son bas coût, avec les propriétés de haute mobilité et de gap direct du GaAs. Les cellules photovoltaïques multi-jonctions à base de matériau III-V permettent d’obtenir les plus hauts rendements de conversion photovoltaïque. Cependant, leur coût de fabrication élevé est un aspect limitatif de leur utilisation. Nous nous sommes intéressés ici à une étude préliminaire visant à réaliser leur intégration sur substrat Si. In fine, l’objectif sera la réalisation de cellules tandems GaAs/Si et GaAs/Ge sur substrat Si. L’intégration du GaAs et du Ge sur Si conduit cependant à la formation de dislocations et de fissures du fait de leurs désaccords de maille et de leurs différences de coefficient d’expansion thermique respectifs. De plus, du fait de la différence de polarité entre le GaAs et le Si, cette intégration conduit également à la formation de domaine d’anti-phase. Nous présentons dans cette étude un procédé d’intégration permettant à la fois l’élimination de ces défauts et le passage du courant entre le matériau épitaxié et le Si. Ce procédé est basé sur l’utilisation d’ouvertures de tailles nanométriques dans une silice fine, qui nous permet ainsi de réaliser la croissance du GaAs sur Si sous forme de cristaux, par épitaxie latérale à partir de nano-germes de GaAs ou de Ge. Pour ce faire, nous utilisons l’épitaxie par jet chimique sans gaz vecteur qui est une technique de croissance permettant une bonne sélectivité. La croissance sera tout d’abord étudiée dans des ouvertures aléatoires, facilement réalisées in-situ sous ultravide, puis dans des ouvertures localisées de tailles fixées. Ces dernières sont obtenues suite à une procédure longue et complexe qui repose sur des étapes de nettoyage chimique, d’enrésinement, de lithographie électronique, de développement et de gravure ionique réactive. Nous présenterons les résultats de la croissance directe de cristaux de GaAs dans les ouvertures sur Si (001) et Si (111), et également à partir de nano-germes de Ge. Ce procédé d’intégration a permis l’élimination des trois types de défauts précédemment indiqués, et nous avons obtenu de très bons résultats notamment lors de l’intégration dans les ouvertures localisées sur Si (111). Nous verrons que la morphologie des nano-germes de Ge peut toutefois être problématique lors de la reprise d’épitaxie du GaAs. La possibilité de passage du courant par effet tunnel à travers la silice fine sera ensuite vérifiée et le dopage des cristaux de GaAs avec du Si sera également présenté.

GaAs on Si integration is one of the major challenges of the last 40 years as it would allow to combine Si advantages, like its low cost, with GaAs high mobility and direct bandgap. Multi-junction photovoltaic cells based on III-V materials have the highest photovoltaic conversion efficiencies. However, their high manufacturing cost is a limiting aspect of their use. This is why we have made a preliminary study aiming at realizing their integration on Si substrate. In fine, the objective will be the realization of tandem solar cells made of GaAs/Si and GaAs/Ge on Si substrate. However, GaAs and Ge integrations on Si lead to dislocations and cracks formations because of their respective differences of lattices parameters and thermal expansion coefficients. Moreover, because of the difference of polarity between GaAs and Si, this integration also leads to anti-phase domain formation. We present in this study an integration process allowing both these defects elimination and current passage between the epitaxial material and Si. This process is based on the use of nanoscale openings in a thin silica, which allows us to carry out GaAs crystals growth on Si by lateral epitaxy from GaAs or Ge nano-seeds. To do this, we use chemical beam epitaxy which is a growth technique allowing good selectivity. Firstly, the growth will be studied inside randomly dispersed openings, which are easily made in situ under ultra-high vacuum, and then inside localized openings with fixed sizes. These are obtained after a long and complex procedure including chemical cleaning, resist spin-coating, electronic lithography, development and reactive ion etching. We will present GaAs crystals direct growth inside openings on Si (001) and (111), and also from Ge nano-seeds. This integration process allowed the elimination of the three types of defects previously mentioned, and we have obtained very good results especially for the integration inside localized openings on Si (111). We will see that Ge nano-seeds morphology can however be problematic during the GaAs lateral epitaxy. In addition, the current passage by tunnel effect through the thin silica will be verified and the GaAs crystals doping with Si will also be presented.; L’intégration du GaAs sur Si est un des défis majeurs des 40 dernières années puisqu’elle permettrait de combiner les nombreux avantages du Si, dont notamment son bas coût, avec les propriétés de haute mobilité et de gap direct du GaAs. In the last decades, solid mechanics has gone beyond its original issues of mechanical properties of materials and structures to embrace problems coming from other scientific fields and in particular physics. Semiconductors, the base materials of all electronic devices, are a prime example where crystalline solids show multiphysics couplings. Indeed, mechanics plays there an important role both in the fabrication process and in the operation of electronic devices. In this work, we examine these two aspects by studying first the couplings between electronic transport phenomena and mechanical deformations and second the morphological instabilities that develop in semiconductor epitaxial growth.First, developing a fully-coupled theory of deformable semiconductors that includes mechanical, electrical and electronic fields, we show for the first time the existence of an electronic contribution to mechanical stress. While for crystalline semiconductors this contribution is weak, the effect of strains on electronic transport remains significant through their modification on band energy levels, density of states and mobility of electrons and holes. Considering the advent of new technologies of flexible electronics, we apply the general theory to compute through asymptotic expansions, the effect of bending -causing non-uniform strains- on the current-voltage characteristic of a p-n junction, the basic device of solar cells. To complete this picture, we measure the changes induced by uniaxial stresses on the electronic characteristic of a silicon heterojunction solar cell.In the second part of this work, going down to the atomic scale, we consider the problem of epitaxial growth on vicinal surfaces. On these surfaces, the crystal grows through the propagation of the atomic steps, which may develop step bunching, an instability whereby the regular step spacing breaks down, resulting in an alternating pattern of wide atomic terraces and step bunches. Through a comprehensive linear stability analysis of the step dynamics governing equations, we discuss the influence of each physical mechanism on the step bunching instability. In particular, we clarify the impact on stability of the dynamics, of the recently pointed out adatom jump effect, and of elasticity, beyond the assumption of nearest-neighbor interactions. In addition, we show that our general stability results, i.e., obtained without neglecting the dynamics terms, are significantly different from those derived with the quasistatic approximation, even in regimes of slow deposition or evaporation where the latter was considered sufficient. Not only valuable from a theoretical prospective, these new results provide possible explanations for some cases of step bunching observed in silicon and gallium arsenide. In view of these new aspects, we reexamine the problem of step bunching under electromigration and show that the adatom jump and dynamics effects do not affect the stability dependence on the direction of the electromigration current.Finally, we investigate the mechanical properties at the atomic scale of another crystalline material with semiconducting properties, polycrystalline graphene. Using molecular dynamic simulation, we develop a cohesive zone model for fracture along grain boundaries.; Ces dernières décennies, la mécanique des solides est allée au-delà de ses problématiques originelles ayant trait aux propriétés mécaniques des matériaux et des structures pour embrasser des questions issues d'autres champs scientifiques et en particulier de la physique. Les semi-conducteurs, matériaux de base de tous les dispositifs électroniques, sont un bon exemple où des solides cristallins présentent des couplages multiphysiques. En effet, la mécanique y joue un rôle important, à la fois dans le processus de fabrication et dans l'utilisation des dispositifs électroniques. Dans ce travail, nous examinons ces deux aspects en étudiant dans une première partie les couplages entre les phénomènes de transport électronique et les déformations mécaniques et dans une seconde partie les instabilités morphologiques qui apparaissent lors de la croissance épitaxiale des semi-conducteurs.Premièrement, en développant une théorie entièrement couplée des semi-conducteurs déformables qui inclut les champs mécaniques, électrique et électroniques, nous montrons, pour la première fois, l'existence d'une contribution électronique à la contrainte mécanique. Alors que pour les semi-conducteurs cristallins cette contribution est faible, l'effet des déformations sur le transport électronique demeure important par les modifications qu'elles induisent sur les niveaux d'énergie de bandes, les densités d'états et la mobilité des électrons et des trous. Compte tenu de l'avènement de nouvelles technologies d'électronique flexible, nous mettons en pratique la théorie générale pour calculer, au moyen de développements asymptotiques, l'effet de la flexion - qui entraîne des déformations non uniformes - sur la caractéristique courant-tension d'une jonction p-n, la brique élémentaire des cellules solaires. Pour compléter ce tableau, nous mesurons les changements induits par des contraintes uniaxiales sur la caractéristique électronique de cellules solaires silicium à hétérojonction.Dans la deuxième partie de ce travail, en descendant à l'échelle atomique, nous étudions le phénomène de la croissance épitaxiale sur des surfaces vicinales. Sur ces surfaces, le cristal croît par propagation de marches atomiques, qui peuvent développer de la mise en paquets, une instabilité par laquelle l'espacement régulier entre marches est brisé, donnant lieu à un motif alternant entre de larges terrasses atomiques et des paquets de marches. Au travers d'une analyse de stabilité linéaire exhaustive des équations de la dynamique des marches, nous discutons de l'influence de chaque mécanisme physique sur l'instabilité de la mise en paquets. En particulier, nous clarifions l'incidence sur la stabilité de la dynamique, de l'effet de saut d'adatomes ainsi que de l'élasticité, au-delà de l'hypothèse d'interactions de plus proches voisins. De plus, nous montrons que nos résultats généraux de stabilité, c'est-à-dire obtenus sans négliger les termes dynamiques, sont significativement différents de ceux obtenus avec l'approximation quasi-statique, et ce, même dans les régimes de déposition ou d'évaporation lentes où cette dernière était considérée comme suffisante. Non seulement intéressants d'un point de vue théorique, ces nouveaux résultats fournissent des explications possibles pour certains cas de mise en paquets observés sur le silicium et l'arséniure de gallium. Compte tenu de ces nouveaux aspects, nous réexaminons le phénomène de la mise en paquets sous électromigration et montrons que les effets de saut d'adatomes et de la dynamique n'affectent pas la dépendance de la stabilité à la direction du courant d'électromigration.Enfin, nous étudions les propriétés mécaniques, à l'échelle atomique, d'un autre matériau cristallin aux propriétés semi-conductrices, le graphène polycristallin. En utilisant des simulations de dynamique moléculaire, nous développons un modèle de zone cohésive pour la rupture le long des joints de grains.

Transition metal oxides are of great interest because of the wide range of properties they exhibit. They have potentially many technological applications in the field of electronics, especially based on the development of devices for information technology requiring contacting these oxides with metals. This thesis work, mainly based on photoemission spectroscopy, is a detailed study of the Fe/SrTiO₃ interface grown at room temperature in which we focus in particular on structural and electronic properties. We show that iron has an epitaxial growth with an island morphology and that films completely cover the substrate for the deposition of few atomic monolayers. We demonstrate that the metal reacts with the substrate during the formation of the interface which results in the presence of reduced titanium at the interface. We associate this reduction of titanium with the presence of oxygen vacancies at the Fe/SrTiO₃ interface. While the expected Schottky barrier height for a Fe/SrTiO₃(001) abrupt junction is about 1 eV for electrons, we show that the presence of oxygen vacancies at the interface lowers this Schottky barrier height to about 0.05 eV. The creation of oxygen vacancies during the deposition of fractions of iron monolayer on SrTiO₃ also leads to the metallization of the semiconductor surface. This mechanism is related to the creation of positively charged donor states associated with oxygen vacancies during deposition. To determine the band profile in the substrate, we solved the one-dimensional Poisson equation in a modified approach of the density functional theory taking into account the electron accumulation layer. By comparing these calculations with our photoemission results, we find that the surface potential has spatial inhomogeneities parallel to the surface.; Les oxydes de métaux de transition sont d'un grand intérêt en raison du large éventail de propriétés qu'ils présentent. Ils ont potentiellement de nombreuses applications technologiques dans le domaine de l'électronique, reposant en partie sur le développement de dispositifs pour la technologie de l'information nécessitant de les contacter avec des métaux. Ce travail de thèse, basé principalement sur l'utilisation de la spectroscopie de photoémission, porte sur une étude détaillée de l'interface Fe/SrTiO₃ réalisée à température ambiante, dans laquelle nous nous sommes intéressés en particulier aux propriétés structurales et électroniques. Nous montrons que le fer est épitaxié, que sa croissance est en îlots et que les films couvrent entièrement le substrat pour le dépôt de quelques monocouches atomiques. Nous mettons en évidence une réaction du métal avec le substrat lors de la formation de l'interface qui se manifeste par la présence de titane réduit à l'interface. Nous associons cette réduction du titane à la présence de lacunes d'oxygène à l'interface Fe/SrTiO₃. Alors que la hauteur de barrière Schottky attendue pour une jonction abrupte Fe/SrTiO₃(001) est d'environ 1 eV pour les électrons, nous montrons que la présence des lacunes d'oxygène à l'interface abaisse la hauteur de barrière Schottky à environ 0,05 eV. La création de lacunes d'oxygène lors du dépôt de fractions de monocouche de fer sur le SrTiO₃ conduit aussi à une métallisation de la surface du semi-conducteur. Ce mécanisme est relié à la création d'états donneurs chargés positivement associés aux lacunes d'oxygène pendant le dépôt. Pour déterminer le profil de bande dans le substrat nous avons résolu l'équation de Poisson à une dimension dans une approche de la théorie de la fonctionnelle de la densité modifiée, en tenant compte de la couche d'accumulation d'électrons. Confrontant ces calculs avec nos résultats de photoémission nous trouvons que le potentiel de surface présente des inhomogénéités spatiales parallèlement à la surface.

Mittels Metallorganischer Aerosol Depositions Technik wurden Dünnfilme des Doppelperowskites Sr2CoIrO6 auf (111)c orientierten SrTiO3 Substraten und als Verspannungsserie auf diversen pseudo kubisch (001)pc orientierten oxidischen Substraten hergestellt. Die Phasenreinheit, der Verspannungstransfer und die B–Platzordnung der erhaltenen Dünnfilme wurde mittels erweiterter Röntgenbeugungsexperimente, polarisationsabhängiger Ramanspektroskopie und Transmissionselektronenmikroskopie sicher gestellt. Die magnetischen Eigenschaften des im Bulk antiferromagnetisch geordneten Doppelperowskites wurden sowohl direkt an ~ 250nm dicken (111)pc orientierten Proben mittels Magnetometrie als auch indirekt an den Proben der Verspannungsserie über die Anpassung eines Cluster Modells an polarisationsabhängige Röntgenabsorbtionsspektren untersucht. Durch die Magnetometriemessungen konnte gezeigt werden, dass in den Dünnfilmen der antiferromagnetisch geordnete Grundzustand mit reduzierter Ordnungstemperatur T ~ 43(10)K erhalten bleibt. Die Richtung der magnetisch leichten Achse konnte mit Hilfe der für die (001)pc orientierten Proben angepassten Cluster Modelle bestimmt werden, wobei sich zeigte, dass diese von der in-plane in die out-of-plane Richtung bei Inversion der Spannungsrichtung von tensile zu kompressiv wechselt. Aufgrund des anisotropen Magnetowiderstands (AMR) Effekt hat dieser Wechsel der magnetisch leichten Achse einen direkten Einfluss auf die Feldabhängigkeit des transversalen Magnetowiderstands. Zu dessen quantitativen Analyse wurde ein Modell bestehend aus schwacher Anti-Lokalisierung und AMR Effekt aufgesetzt und erfolgreich an die gemessenen Daten angepasst. By using a metal organic aerosol deposition technique we have grown thin films of the double perovskite Sr2CoIrO6 on SrTiO3 (111)c substrates as well as on various pseudo cubic (001)pc oriented oxidic substrates to obtain different strain states. Phase purity, strain transfer and B–site ordering of the obtained thin films was examined by x-ray diffraction, polarisation dependent raman spectroscopy and transmission electron microscopy. The magnetic properties of the double perovskite, which orders antiferromagnetically in bulk material, were investigated with SQUID magnetometry for ~ 250nm thick (111)pc oriented samples directly and indirectly by fitting a cluster model on polarisation dependent x-ray absorbtion spectra for samples of the strain series. The antiferromagnetic ground state of thin films was proven by SQUID magnetometry, whereby the Neel temperature was reduced down to T ~ 43(10)K. The magnetic easy axis direction, determined using the results of the fitted cluster models of (001)pc oriented films; changes from in-plane to out-of-plane as the strain changes from tensile to compressive. This change of the magnetic easy axis directly influences the field dependence of the transversal magnetoresistance due to the anisotropic magnetoresistance (AMR) effect. A model, combining weak anti-localisation and AMR effect, was set up and fitted the experimantal data quantitatively.

National audience; InAs and Bi1-xSbx nanowires with their distinct material properites hold promises for nanoelectronics and quantum computing. While the high electron mobility of InAs is interesting for nanoelectronics applications, the 3D topological insulator behaviour of Bi1-xSbx can be used for the realization of Majorana Fermions based qubit devices. In both the cases improving the quality of the nanoscale material is mandatory and is the primary goal of the thesis, where we study CMOS compatible InAs nanowire integration on Silicon and where we develop a new nanoscale topological insulator. For a full CMOS compatiblity, the growth of InAs on Silicon requires to be self-catalyzed, fully vertical and uniform without crossing the thermal budge of 450 °C. These CMOS standards, combined with the high lattice mismatch of InAs with Silicon, prevented the integration of InAs naowires for nanoelectronics devices. In this thesis, two new surface preparations of the Silicon were studied involving in-situ Hydrogen gas and in-situ Hydrogen plasma treatments and leading to the growth of fully vertical and self-catalyzed InAs nanowires compatible with the CMOS limitations. The different growth mechanisms resulting from these surface preparations are discussed in detail and a switch from Vapor-Solid (VS) to Vapor-Liquid-Solid (VLS) mechanism is reported. Very high aspect ratio InAs nanowires are obtained in VLS condition: upto 50 nm in diameter and 3 microns in length. On the other hand, Bi1-xSbx is the first experimentally confirmed 3D topololgical insulator. In this new material, the presence of robust 2D conducting states, surrounding the 3D insulating bulk can be engineered to host Majorana fermions used as Qubits. However, the compostion of Bi1-xSbx should be in the range of 0.08 to 0.24 for the material to behave as a topological insulator. We report growth of defect free and composition controlled Bi1-xSbx nanowires on Si for the first time. Different nanoscale morphologies are obtained including nanowires, nanoribbons and nanoflakes. Their diameter can be 20 nm thick for more than 10 microns in length, making them ideal candidates for quantum devices. The key role of the Bi flux, the Sb flux and the growth temperature on the density, the composition and the geometry of nanoscale structures is investigated and discussed in detail.; Grâce à leur propriétés uniques, les nanofils d’InAs et de Bi1-xSbx sont important pour les domaines de la nanoélectronique et de l’informatique quantique. Alors que la mobilité électronique de l’InAs est intéressante pour les nanoélectroniques; l’aspect isolant topologique du Bi1-xSbx peut être utilisé pour la réalisation de Qubits basés sur les fermions de Majorana. Dans les deux cas, l’amélioration de la qualité du matériau est obligatoire et ceci est l’objectif principal cette thèse où nous étudions l’intégration des nanofils InAs sur silicium (compatibles CMOS) et où nous développons un nouvel isolant topologique nanométrique: le Bi1-xSbx. Pour une compatibilité CMOS complète, la croissance d’InAs sur Silicium nécessite d’être autocatalysée, entièrement verticale et uniforme sans dépasser la limite thermique de 450 ° C. Ces normes CMOS, combinées à la différence de paramètre de maille entre l’InAs et le silicium, ont empêché l’intégration de nanofils InAs pour les dispositifs nanoélectroniques. Dans cette thèse, deux nouvelles préparations de surface du Si ont été étudiées impliquant des traitements Hydrogène in situ et conduisant à la croissance verticale et auto-catalysée de nanofils InAs compatible avec les limitations CMOS. Les différents mécanismes de croissance résultant de ces préparations de surface sont discutés en détail et un passage du mécanisme Vapor-Solid (VS) au mécanisme Vapor- Liquid-Solid (VLS) est rapporté. Les rapports d’aspect très élevé des nanofils d’InAs sont obtenus en condition VLS: jusqu’à 50 nm de diamètre et 3 microns de longueur. D’autre part, le Bi1-xSbx est le premier isolant topologique 3D confirmé expérimentalement. Dans ces nouveaux matériaux, la présence d’états surfacique conducteurs, entourant le coeur isolant, peut héberger les fermions de Majorana utilisés comme Qubits. Cependant, la composition du Bi1-xSbx doit être comprise entre 0,08 et 0,24 pour que le matériau se comporte comme un isolant topologique. Nous rapportons pour la première fois la croissance de nanofils Bi1-xSbx sans défaut et à composition contrôlée sur Si. Différentes morphologies sont obtenues, y compris des nanofils, des nanorubans et des nanoflakes. Leur diamètre peut être de 20 nm pour plus de 10 microns de long, ce qui en fait des candidats idéaux pour des dispositifs quantiques. Le rôle clé du flux Bi, du flux de Sb et de la température de croissance sur la densité, la composition et la géométrie des structures à l’échelle nanométrique est étudié et discuté en détail.
