We present a multi-probe transport analysis that effectively separates bulk and edge currents in large Hall bar devices with standard geometries. Applied to transport measurements on all possible four-probe configurations of six-probe Hall bar devices made of inverted three-layer InAs/GaInSb quantum wells (QWs), our analysis not only reveals the presence of dissipative edge currents in the topological gap, but also allows the temperature dependence of bulk and edge conductivity to be evaluated separately. The temperature dependence of the edge conductivity for Hall bar channels from 10 $\mu$m to 70~$\mu$m in the range of 1.5 K to 45 K is consistent with the theoretical expectation of weakly interacting helical edge electrons with backscattering due to localized magnetic moments of charge impurities. We argue that these charge impurities are naturally associated with intrinsic Ga-antisite defects, which act as double acceptors in InAs/Ga(In)Sb-based QWs.

We compare InAs-based and GaSb-based interband cascade lasers (ICLs) with the same 12 stages active region designed to emit at a wavelength of 4.6 {\mu}m. They employ a hybrid cladding architecture with the same geometry and inner claddings consisting of InAs/AlSb superlattices but different outer claddings: The InAs-based ICL employs plasmon enhanced n-type doped InAs layers while the GaSb-based ICL employs plasmon-enhanced n-type doped InAs_0.915 Sb_0.085 claddings lattice matched to GaSb. Due to the lower refractive index of n+-InAsSb (n=2.88) compared to n+-InAs (n=3.10) and higher refractive index of separate confinement layers, the GaSb-based ICL shows a 3.8 % higher optical mode confinement in the active region compared to the InAs-based ICL. Experimentally, the GaSb-based ICL shows a 17.3 % lower threshold current density in pulsed operation at room temperature. We present a comparison between interband cascade lasers (ICLs) with a 6-stage active region emitting at 5 $\mu$m with AlSb/InAs superlattice claddings and with bulk Al_0.85 Ga_0.15 As_0.07 Sb_0.93 claddings. Utilizing bulk AlGaAsSb claddings with their lower refractive index compared to the more commonly used AlSb/InAs superlattice claddings, the mode-confinement in the active region increases by 14.4% resulting in an improvement of the lasing threshold current density. For broad area laser and under pulsed excitation, the ICL with AlGaAsSb claddings shows a lower threshold current density of J_th=396 A/cm$^2$ compared to J_th=521 A/cm$^2$ for the reference ICL with superlattice claddings. Additionally, a higher characteristic temperature was obtained for the ICL with bulk claddings. A measured pulsed operation is observed up to 65 C., Comment: 10 pages, 6 figures, 3 tables

We present an interband cascade laser (ICL) emitting at 5.2 {\mu}m consisting of an 8-stage active region and a hybrid cladding composed of outer plasmon-enhanced InAs_0.915 Sb_0.085 and inner InAs/AlSb superlattice claddings. The hybrid cladding architecture shows an increase in mode-confinement in the active region by 11.2 % according to the simulation. This is a consequence of a significantly lower refractive index of plasmon-enhanced claddings. The threshold current density is 242 A/cm^2 in pulsed operation at room temperature. This is the lowest value reported to date for ICLs emitting at wavelengths longer than 5 {\mu}m. A hybrid interface of solid state single-photon sources and atomic quantum memories is a long sought-after goal in photonic quantum technologies. Here we demonstrate deterministic storage and retrieval of photons from a semiconductor quantum dot in an atomic ensemble quantum memory at telecommunications wavelengths. We store single photons from an InAs quantum dot in a high-bandwidth rubidium vapour based quantum memory, with a total internal memory efficiency of $(12.9 \pm 0.4) \%$. The signal-to-noise ratio of the retrieved photons is $18.2\pm 0.6$, limited only by detector dark counts. This demonstration paves the way to quantum technologies that rely on distributed entanglement, and is especially suited for photonic quantum networks.

Basic multimode impedance analysis grounded in the availability of nonequilibrium charge carriers and their retarded path towards equilibrium is used to access the inadequacy of equivalent circuits in nonlinear systems with inherent memory. On the basic grounds of generation and recombination (or trapping) of nonequilibrium carriers and their relaxation times, we show how seeming complexity of frequency-dependent impedance that matches a vast universe of experimental evidences can be reduced to simple combinations of basic microscopic ingredients. Counterintuitive features such as a negative capacitances or unexpected inductances become a metaphoric construction with poor physical meaning, pointing to the limitations and ambiguities of the symbolic nature of "equivalent" circuits. Our approach further provides a microscopic perspective that exposes the linkage of an apparent flux with an apparent inductance dismissing any magnetic essence., Comment: 9 pages, 7 figures

We investigate the energy relaxation segmentation in a resonant tunneling heterostructures by assessing the optical and transport dynamics of non-equilibrium charge carriers. The electrical and optical properties are analyzed using electronic transport measurements combined with electro- and photoluminescence spectroscopies in continuous-wave mode. The radiative recombination is mainly governed by the creation of heavy holes \textit{via} impact ionization processes. Our results suggest hot electrons and holes populations form independent non-equilibrium systems that do not thermalize among them and with the lattice. Consequently, the carriers effective temperature changes independently at different regions of the heterostructure, with a population distribution for holes colder than for electrons., Comment: This version of the manuscript was submitted to the Journal of the Physical Chemistry C. Coherent control of ensembles of light emitters by means of multi-wave mixing processes is key for the realization of high capacity optical quantum memories and information processing devices. In this context, semiconductor quantum dots placed in optical microcavities represent excellent candidates to explore strong light-matter interactions beyond the limits of perturbative non-linear optics and control the unitary evolution of optically driven quantum systems. In this work, we demonstrate that a sequence of two optical picosecond pulses can be used to establish coherent control over the phase evolution of the ensemble of trions in (In,Ga)As quantum dots independent of their initial quantum state. Our approach is based on coherent transfer between degenerate multi-wave-mixing signals in the strong field limit where Rabi rotations in multi-level systems take place. In particular, we use the two-pulse photon echo sequence to uncover the coherent dynamics of the trion ensemble, whereas the areas of two additional control pulses serve as tuning knobs for adjusting the magnitude and timing of the coherent emission. Furthermore, we make use of the spin degeneracy of ground and excited state of trions to control the polarization state of the emitted signal. Surprisingly, we reveal that the use of optical control pulses, whose durations are comparable to the dephasing time of the ensemble, lifts the temporal degeneracy between wave-mixing processes of different order. This phenomenon is manifested in a significant modification of the temporal shape of the coherent optical response for strong optical fields. Lifting the temporal degeneracy allows to smoothly trace the transition from the perturbative to the regime of Rabi rotations and opens up new possibilities for the optical investigation of complex energy level structures in so far unexplored material systems.

The interaction of quantum objects lies at the heart of fundamental quantum physics and is key to a wide range of quantum information technologies. Photon-quantum-emitter interactions are among the most widely studied. Two-qubit interactions are generally simplified into two quantum objects in static well-defined states . In this work we explore a fundamentally new dynamic type of spin-photon interaction. We demonstrate modulation of a coherent narrowband wavepacket with another truly quantum object, a quantum dot with ground state spin degree of freedom. What results is a quantum modulation of the wavepacket phase (either 0 or {\pi} but no values in between), a new quantum state of light that cannot be described classically., Comment: Supplementary Information available on request

We study Rabi rotations arising in intensity-dependent photon echoes from an ensemble of self-assembled InGaAs quantum dots. To achieve a uniform distribution of intensities within the excited ensemble, we introduce flattop intensity profiles of picosecond laser pulses. This allows us to overcome the damping of Rabi rotations imposed by the spatial inhomogeneity of Rabi frequencies by a Gaussian laser profile. Using photon echo polarimetry, we distinguish between the coherent optical responses from exciton and trion ensembles. Here, we demonstrate that a photo-induced charging of the quantum dots leads to a significant reduction of the number of neutral quantum dots under resonant excitation with intensive optical pulses with areas exceeding $\frac{\pi}{2}$. The trion ensemble shows robust Rabi rotations when the area of the refocussing pulse is increased up to 5.5$\pi$. We analyze the remaining attenuation of Rabi rotations by theoretical modeling of excitation induced dephasing, inhomogeneity of dipole moments, and coupling to acoustic phonons. The latter is identified as the dominating mechanism resulting in a loss of optical coherence during the action of the involved optical pulses.

We study the evolution of the quantum scattering time by gate voltage training in the topological insulator based on InAs/GaSb/InAs trilayer quantum wells. Depending on the minimal gate voltage applied during a gate voltage sweep cycle, the quantum scattering time can be improved by 50 % from 0.08 ps to 0.12 ps albeit the transport scattering time is rather constant around 1.0 ps. The ratio of the quantum scattering time versus transport scattering time scales linearly with the charge carrier density and varies from 10 to 30, indicating Coulombic scattering as the dominant scattering mechanism. Our findings may enable to improve the residual bulk conductivity issue and help in observing helical edge channels in topological insulators based on InAs/GaSb quantum well heterostructures even for macroscopic devices.

Quantum spin Hall insulators (QSHIs) based on HgTe and three-layer InAs/GaSb quantum wells (QWs) have comparable bulk band-gaps of about 10--18~meV. The former however features a band-gap vanishing with temperature, while the gap in InAs/GaSb QSHIs is rather temperature-independent.Here, we report on the realization of large inverted band-gap in strained three-layer InAs/GaInSb QWs. By temperature-dependent magnetotransport measurements of gated Hall bar devices, we extract a gap as high as 45 meV. Combining local and non-local measurements, we attribute the edge conductivity observed at temperatures up to 40 K to the topological edge channels with equilibration lengths of a few micrometers. Our findings pave the way toward manipulating edge transport at high temperatures in QW heterostructures.

In the quest to realize a scalable quantum network, semiconductor quantum dots (QDs) offer distinct advantages including high single-photon efficiency and indistinguishability, high repetition rate (tens of GHz with Purcell enhancement), interconnectivity with spin qubits, and a scalable on-chip platform. However, in the past two decades, the visibility of quantum interference between independent QDs rarely went beyond the classical limit of 50$\%$ and the distances were limited from a few meters to kilometers. Here, we report quantum interference between two single photons from independent QDs separated by 302 km optical fiber. The single photons are generated from resonantly driven single QDs deterministically coupled to microcavities. Quantum frequency conversions are used to eliminate the QD inhomogeneity and shift the emission wavelength to the telecommunication band. The observed interference visibility is 0.67$\pm$0.02 (0.93$\pm$0.04) without (with) temporal filtering. Feasible improvements can further extend the distance to 600 km. We investigate strongly asymmetric self-assembled nanostructures with one of dimensions reaching hundreds of nanometers. Close to the nanowire-like type of confinement, such objects are sometimes assigned as one-dimensional in nature. Here, we directly observe the spectrum of exciton excited states corresponding to longitudinal quantization. This is based on probing the optical transitions via polarization-resolved microphotoluminescence excitation ($\mu$PLE) measurement performed on single nanostructures combined with theoretical calculation of neutral and charged exciton optical properties. We successfully probe absorption-like spectra for individual bright states forming the exciton ground-state fine structure, as well as for the negatively charged exciton. Confronting the calculated spectrum of excitonic absorption with $\mu$PLE traces, we identify optical transitions involving states that contain carriers at various excited levels related to the longest dimension. Based on cross-polarized excitation-detection scheme, we show very well conserved spin configuration during orbital relaxation of the exciton from a number of excited states comparable to the quasi-resonant pumping via the optical phonon, and no polarization memory for the trion, as theoretically expected.

The investigation of excitons in van-der-Waals heterostructures has led to profound insights into the interplay of crystal symmetries and fundamental effects of light-matter coupling. In particular, the polarization selection rules in undistorted, slightly twisted heterostructures of MoSe$_2$/WSe$_2$ were found to be connected with the Moir\'e superlattice. Here, we report the emergence of a significant degree of circular polarization of excitons in such a hetero-structure upon non-resonant driving with a linearly polarized laser. The effect is present at zero magnetic field, and sensibly reacts on perpendicularly applied magnetic field. The giant magnitude of polarization, which cannot be explained by conventional birefringence or optical activity of the twisted lattice, suggests a kinematic origin arising from an emergent pyromagnetic symmetry in our structure, which we exploit to gain insight into the microscopic processes of our device., Comment: Main text: 8 pages, 3 figures. The electronic bandstructure of a solid is a collection of allowed bands separated by forbidden bands, revealing the geometric symmetry of the crystal structures. Comprehensive knowledge of the bandstructure with band parameters explains intrinsic physical, chemical and mechanical properties of the solid. Here we report the artificial polaritonic bandstructures of two-dimensional honeycomb lattices for microcavity exciton-polaritons using GaAs semiconductors in the wide-range detuning values, from cavity-photon-like (red-detuned) to exciton-like (blue-detuned) regimes. In order to understand the experimental bandstructures and their band parameters, such as gap energies, bandwidths, hopping integrals and density of states, we originally establish a polariton band theory within an augmented plane wave method with two-kind-bosons, cavity photons trapped at the lattice sites and freely moving excitons. In particular, this two-kind-band theory is absolutely essential to elucidate the exciton effect in the bandstructures of blue-detuned exciton-polaritons, where the flattened exciton-like dispersion appears at larger in-plane momentum values captured in our experimental access window. We report on a process for the fiber-coupling of electrically driven cavity-enhanced quantum dot light emitting devices. The developed technique allows for the direct and permanent coupling of p-i-n-doped quantum dot micropillar cavities to single-mode optical fibers. The coupling process, fully carried out at room temperature, involves a spatial scanning technique, where the fiber facet is positioned relative to a device with a diameter of 2 $\mu$m using the fiber-coupled electroluminescence of the cavity emission as a feedback parameter. Subsequent gluing and UV curing enables a rigid and permanent coupling between micropillar and fiber core. Comparing our experimental results with finite element method simulations indicates a cavity-to-fiber mode-coupling efficiency of ~46%. Furthermore, we demonstrate pulsed current injection at a repetition rate exceeding 200 MHz as well as low-temperature operation down to 77 K of the fiber-coupled micropillar device. Microcavity polaritons are bosonic light-matter particles that can emit coherent radiation without electronic population inversion via bosonic scattering. This phenomenon, known as polariton lasing, strongly depends on the polaritons' confinement. Shrinking the polaritons' mode volume increases the interactions mediated by their excitonic part, and thereby the density-dependent blueshift of the polariton to a higher energy is enhanced. Previously, polariton lasing has been demonstrated in micropillars with diameters larger than three microns, in grating based cavities, fiber cavities and photonic crystal cavities. Here we show polariton lasing in a micropillar with one micron diameter operating in a single transverse mode that can be optimally coupled to a singlemode fiber. We geometrically decouple the excitation with an angle from the collection. From the number of collected photons we calculate the number of polaritons and observe a blueshift large enough to qualify our device for novel schemes of quantum light generation such as the unconventional photon blockade. We demonstrate a deterministic Purcell-enhanced single-photon source realized by integrating an atomically thin WSe$_{2}$ layer with a circular Bragg grating cavity. The cavity significantly enhances the photoluminescence from the atomically thin layer, and supports single-photon generation with $g^{(2)}(0)<0.25$. We observe a consistent increase of the spontaneous emission rate for WSe$_{2}$ emitters located in the center of the Bragg grating cavity. These WSe$_{2}$ emitters are self-aligned and deterministically coupled to such a broadband cavity, configuring a new generation of deterministic single-photon sources, characterized by their simple and low-cost production and intrinsic scalability., Comment: 11 pages, 3 figures in the main text, 6 figures in the supplementary material

Nonlinear frequency conversion is ubiquitous in laser engineering and quantum information technology. A long-standing goal in photonics is to integrate on-chip semiconductor laser sources with nonlinear optical components. Engineering waveguide lasers with spectra that phase-match to nonlinear processes on the same device is a formidable challenge. Here, we demonstrate difference-frequency generation in an AlGaAs Bragg reflection waveguide which incorporates the gain medium for the pump laser in its core. We include quantum dot layers in the AlGaAs waveguide that generate electrically driven laser light at ~790 nm, and engineer the structure to facilitate nonlinear processes at this wavelength. We perform difference-frequency generation between 1540 nm and 1630 nm using the on-chip laser, which is enabled by the broad modal phase-matching of the AlGaAs waveguide, and measure normalized conversion efficiencies up to $(0.64\pm0.21)$ %/W/cm$^2$. Our work demonstrates a pathway towards devices that utilize on-chip active elements and strong optical nonlinearities to enable highly integrated photonic systems-on-chip.

The large oscillator strength of excitons in transition metal dichalcogenide layers facilitates the formation of exciton-polariton resonances for monolayers and van-der-Waals heterostructures embedded in optical microcavities. Here, we show, that locally changing the number of layers in a WSe2/hBN/WSe2 van-der-Waals heterostructure embedded in a monolithic, high-quality-factor cavity gives rise to a local variation of the coupling strength. This effect yields a polaritonic stair case potential, which we demonstrate at room temperature. Our result paves the way towards engineering local polaritonic potentials at length scales down to atomically sharp interfaces, based on purely modifying its real part contribution via the coherent light-matter coupling strength g.

We study the magneto-transport and magneto-electroluminescence properties of purely n-doped GaAs/Al$_{0.6}$Ga$_{0.4}$As resonant tunneling diodes with an In$_{0.15}$Ga$_{0.85}$As quantum well and emitter prewell. Before the resonant current condition, magneto-transport measurements reveal charge carrier densities comparable for diodes with and without the emitter prewell. The Landau level splitting is observed in the electroluminescence emission from the emitter prewell, enabling the determination of the charge carrier build-up. Our findings show that magneto-electroluminescence spectroscopy techniques provide useful insights on the charge carrier dynamics in resonant tunneling diodes and is a versatile tool to complement magneto-transport techniques. This approach will drive the way for developing potentially more efficient opto-electronic resonant tunneling devices, by e.g., monitoring voltage dependent charge accumulation for improving built-in fields and hence to maximize photodetector efficiency and/or minimize optical losses., Comment: 9 pages, 7 figures

Semiconductor quantum dots are excellent candidates for ultrafast coherent manipulation of qubits by laser pulses on picosecond timescales or even faster. In inhomogeneous ensembles a macroscopic optical polarization decays rapidly due to dephasing, which, however, is reversible in photon echoes carrying complete information about the coherent ensemble dynamics. Control of the echo emission time is mandatory for applications. Here, we propose a novel concept to reach this goal. In a two-pulse photon echo sequence, we apply an additional resonant control pulse with multiple of 2pi area. Depending on its arrival time, the control slows down dephasing or rephasing of the exciton ensemble during its action. We demonstrate for self-assembled (In,Ga)As quantum dots that the photon echo emission time can be retarded or advanced by 5 ps relative to its nominal appearance time without control. This versatile protocol may be used to obtain significantly longer temporal shifts for suitably tailored control pulses., Comment: 13 pages, 8 figures

We report on novel exciton-polariton routing devices created to study and purposely guide light-matter particles in their condensate phase. In a co-directional coupling device, two waveguides are connected by a partially etched section which facilitates tunable coupling of the adjacent channels. This evanescent coupling of the two macroscopic wavefunctions in each waveguide reveals itself in real space oscillations of the condensate. This Josephson-like oscillation has only been observed in coupled polariton traps so far. Here, we report on a similar coupling behavior in a controllable, propagative waveguide-based design. By controlling the gap width, channel length or the propagation energy, the exit port of the polariton flow can be chosen. This co-directional polariton device is a passive and scalable coupler element that can serve in compact, next generation logic architectures., Comment: 6 pages, 5 figures

Polariton condensates propagation is strongly dependent on the particular energy landscape the particles are moving upon, in which the geometry of the pathway laid for their movement plays a crucial role. Bends in the circuits trajectories affect the condensates speed and oblique geometries introduce an additional discretization of the polaritons momenta due to the mixing of short and long axis wavevectors on the propagating eigenvalues. In this work, we study the nature of the propagation of condensates along the arms of a polariton coupler, by a combination of time-resolved micro-tomography measurements and a theoretical model based on a mean field approximation where condensed polaritons are described by an equation for the slow varying amplitude of the polariton field coupled to an equation for the density of incoherent excitons.

Due to their strict photon-number correlation, the twin beams produced in parametric down-conversion (PDC) work well for heralded state generation. Often, however, this state manipulation is distorted by the optical losses in the herald and by the higher photon-number contributions inevitable in the PDC process. In order to find feasible figures of merit for characterizing the heralded states, we investigate their normalized factorial moments of the photon number that can be accessed regardless of the optical losses in the detection. We then perform a measurement of the joint photon statistics of twin beams from a semiconductor Bragg-reflection waveguide with transition-edge sensors acting as photon-number-resolving detectors. We extract the photon-number parity of heralded single photons in a loss-tolerant fashion by utilizing the moment generating function. The photon-number parity is highly practicable in quantum state characterization, since it takes into account the complete photon-number content of the target state., Comment: 15 pages, 6 figures

Spontaneous emission from excitonic transitions in InAs/GaAs quantum dots embedded in photonic crystal waveguides at 5K into non-guided and guided modes is determined by direct hyperspectral imaging. This enables measurement of the absolute coupling efficiency into the guided modes, the beta-factor, directly, without assumptions on decay rates used previously. Notably, we found beta-factors above 90% over a wide spectral range of 40meV in the fast light regime, reaching a maximum of (99 $\pm$ 1)%. We measure the directional emission of the circularly polarized transitions in a magnetic field into counter-propagating guided modes, to deduce the mode circularity at the quantum dot sites. We find that points of high directionality, up to 97%, correlate with a reduced beta-factor, consistent with their positions away from the mode field antinode. By comparison with calibrated finite-difference time-domain simulations, we use the emission energy, mode circularity and beta-factor to estimate the quantum dot position inside the photonic crystal waveguide unit cell.

We report on an on-chip routing device for propagating condensates of exciton-polaritons. This counterdirectional coupler implements signal control by a photonic microdisk potential, which couples two lithographically defined waveguides and reverses the condensate's propagation direction. By varying the structural sizes, we utilize the conjunction of the different dimensionalities to additionally evidence the functionality of a polaritonic resonant tunnel diode. Furthermore, we investigate the ultra fast dynamics of the device via ps-resolved streak camera measurements, which is distinctive for the polariton platform. We investigate the statistics of microcavity polariton Bose-Einstein condensation by measuring photoluminescence dynamics from a GaAs microcavity excited by single laser excitation pulses. We directly observe fluctuations (jitter) of the polariton condensation onset time and model them using a master equation for the occupancy probabilities. The jitter of the condensation onset time is an inherent property of the condensate formation and its magnitude is approximately equal to the rise time of the condensate density. We investigate temporal correlations between the emission of condensate in opposite circular or linear polarizations by measuring the second-order correlation function $g^{(2)}(t_1,t_2)$. Polariton condensation is accompanied by spontaneous symmetry breaking revealed by the occurrence of random (i.e., varying from pulse to pulse) circular and linear polarizations of the condensate emission. The degree of circular polarization generally changes its sign in the course of condensate decay, in contrast to the degree of linear polarization.

Bragg-reflection waveguides (BRWs) fabricated from AlGaAs provide an interesting non-linear optical platform for photon-pair generation via parametric down-conversion (PDC). In contrast to many conventional PDC sources, BRWs are made of high refractive index materials and their characteristics are very sensitive to the underlying layer structure. First, we show that the design parameters like the phasematching wavelength and the group refractive indices of the interacting modes can be reliably controlled even in the presence of fabrication tolerances. We then investigate, how these characteristics can be taken advantage of when designing quantum photonic applications with BRWs. We especially concentrate on achieving a small differential group delay between the generated photons of a pair and then explore the performance of our design when realizing a Hong-Ou-Mandel interference experiment or generating spectrally multi-band polarization entangled states. Topological insulators (TIs) are a striking example of materials in which topological invariants are manifested in robustness against perturbations. Their most prominent feature is the emergence of topological edge states with reduced dimension at the boundary between areas with distinct topological invariants. The observable physical effect is unidirectional robust transport, unaffected by defects or disorder. TIs were originally observed in the integer quantum Hall effect for fermionic systems of correlated electrons. However, during the past decade the concepts of topological physics have been introduced into numerous fields beyond condensed matter, ranging from microwaves and photonic systems to cold atoms, acoustics and even mechanics. Recently, TIs were proposed in exciton-polariton systems organized as honeycomb lattices, under the influence of a magnetic field. Topological phenomena in polaritons are fundamentally different from all topological effects demonstrated experimentally thus far: exciton-polaritons are part-light part-matter quasiparticles emerging from the strong coupling of quantum well excitons and cavity photons. Here, we demonstrate experimentally the first exciton-polariton TI. This constitutes the first symbiotic light-matter TIs. Our polariton lattice is excited non-resonantly, and the chiral topological polariton edge mode is populated by a polariton condensation mechanism. We image real- and Fourier-space to measure photoluminescence, and demonstrate that the topological edge mode avoids defects, and that the propagation direction of the mode can be reversed by inverting the applied magnetic field. Our exciton-polariton TI paves the way for a variety of new topological phenomena, as they involve light-matter interaction, gain, and perhaps most importantly - exciton-polaritons interact with one another as a nonlinear many-body system.

Exciton spin and related optical polarization in self-assembled InAs/In$_{0.53}$Ga$_{0.23}$Al$_{0.24}$As/InP(001) quantum dashes emitting at 1.55 {\mu}m are investigated by means of polarization- and time-resolved photoluminescence, as well as photoluminescence excitation spectroscopy, at cryogenic temperature. We investigate the influence of highly non-resonant and quasi-resonant optical spin pumping conditions on spin polarization and spin memory of the quantum dash ground state. We show that a spin pumping scheme, utilizing the longitudinal-optical-phonon-mediated coherent scattering process, can lead to the polarization degree above 50%. We discuss the role of intrinsic asymmetries in the quantum dash that influence values of the degree of polarization and its time evolution., Comment: 4 pages, 3 figures

We report on strongly temperature-dependent kinetics of negatively charged carrier complexes in asymmetric InAs/AlGaInAs/InP quantum dots (dashes) emitting at telecom wavelengths. The structures are highly elongated and of large volume, which results in atypical carrier confinement characteristics with $s$-$p$ shell energy splittings far below the optical phonon energy, which strongly affects the phonon-assisted relaxation. Probing the emission kinetics with time-resolved microphotoluminescence from a single dot, we observe a strongly non-monotonic temperature dependence of the charged exciton lifetime. Using a kinetic rate-equation model, we find that a relaxation side-path through the excited charged exciton triplet states may lead to such behavior. This, however, involves efficient singlet-triplet relaxation via the electron spin-flip. Thus, we interpret the results as an indirect observation of strongly enhanced electron spin relaxation without magnetic field, possibly resulting from atypical confinement characteristics., Comment: 5 pages, 5 figures

We demonstrate, experimentally and theoretically, controlled loading of an exciton-polariton vortex chain into a 1D array of trapping potentials. Switching between two types of vortex chains, with topological charges of the same or alternating sign, is realised by means of appropriate shaping of an incoherent pump beam that drives the system to the regime of bosonic condensation. In analogy to spin chains, these vortex sequences realise either a "ferromagnetic" or an "anti-ferromagnetic" order, whereby the role of spin is played by the orbital angular momentum. The "ferromagnetic" ordering of vortices is associated with the formation of a persistent chiral current. Our results pave the way for controlled creation of nontrivial distributions of orbital angular momentum and topological order in a periodic exciton-polariton system., Comment: 5 pages, 4 figures

We measure the full photon-number distribution emitted from a Bose condensate of microcavity exciton-polaritons confined in a micropillar cavity. The statistics are acquired by means of a photonnumber resolving transition edge sensor. We directly observe that the photon-number distribution evolves with the non-resonant optical excitation power from geometric to quasi-Poissonian statistics, which is canonical for a transition from a thermal to a coherent state. Moreover, the photon-number distribution allows evaluating the higher-order photon correlations, shedding further light on the coherence formation and phase transition of the polariton condensate. The experimental data is analyzed in terms of thermal coherent states which allows one to directly extract the thermal and coherent fraction from the measured distributions. These results pave the way for a full understanding of the contribution of interactions in light-matter condensates in the coherence buildup at threshold., Comment: 6 pages, 4 figures

Two-dimensional electronic materials such as graphene and transition metal dichalgenides feature unique electrical and optical properties due to the conspirative effect of band structure, orbital coupling, and crystal symmetry. Synthetic matter, as accomplished by artificial lattice arrangements of cold atoms, molecules, electron patterning, and optical cavities, has emerged to provide manifold intriguing frameworks to likewise realize such scenarios. Exciton-polaritons have recently been added to the list of promising candidates for the emulation of system Hamiltonians on a semiconductor platform, offering versatile tools to engineer the potential landscape and to access the non-linear electro-optical regime. In this work, we introduce an electronically driven square and honeycomb lattice of exciton-polaritons, paving the way towards real world devices based on polariton lattices for on-chip applications. Our platform exhibits laser-like emission from high-symmetry points under direct current injection, hinting at the prospect of electrically driven polariton lasers with possibly topologically non-trivial properties.

We show that, by monitoring the free carrier reservoir in a GaAs-based quantum well microcavity under nonresonant pulsed optical pumping, lasing supported by a fermionic reservoir (photon lasing) can be distinguished from lasing supported by a reservoir of bosons (polariton lasing). Carrier densities are probed by measuring the photocurrent between lateral contacts deposited directly on the quantum wells of a microcavity that are partially exposed by wet chemical etching. We identify two clear thresholds in the input-output characteristic of the photoluminescence signal which can be attributed to polariton and photon lasing, respectively. The power dependence of the probed photocurrent shows a distinct kink at the threshold power for photon lasing due to an increased radiative recombination of free carriers as stimulated emission into the cavity mode sets in. At the polariton lasing threshold, on the other hand, the nonlinear increase of the luminescence is caused by stimulated scattering of exciton polaritons to the ground state which do not contribute directly to the photocurrent., Comment: Copyright 2016 American Physical Society DOI: https://doi.org/10.1103/PhysRevLett.117.127401

We present experimental and theoretical investigation of exciton recombination dynamics and the related polarization of emission in highly in-plane asymmetric nanostructures. Considering general asymmetry- and size-driven effects, we illustrate them with a detailed analysis of InAs/AlGaInAs/InP elongated quantum dots. These offer a widely varied confinement characteristics tuned by size and geometry that are tailored during the growth process, which leads to emission in the application-relevant spectral range of 1.25-1.65 {\mu}m. By exploring the interplay of the very shallow hole confining potential and widely varying structural asymmetry, we show that a transition from the strong through intermediate to even weak confinement regime is possible in nanostructures of this kind. This has a significant impact on exciton recombination dynamics and the polarization of emission, which are shown to depend not only on details of the calculated excitonic states but also on excitation conditions in the photoluminescence experiments. We estimate the impact of the latter and propose a way to determine the intrinsic polarization-dependent exciton light-matter coupling based on kinetic characteristics., Comment: 11 pages, 8 figures

In this letter, we address the chiral properties of valley exciton-polaritons in a monolayer of WS2 in the regime of strong light-matter coupling with a Tamm-Plasmon resonance. We observe that the valley polarization, which manifests in the circular polarization of the emitted photoluminescence, is strongly enhanced in comparison to bare WS2 monolayers, and can even be observed under non-resonant excitation at ambient conditions. We study the relaxation and decay dynamics of exciton-polaritons in our device, and present a microscopic model to explain the wave vector-dependent valley depolarization as an interplay of bright and dark states, electron-hole exchange interaction and the linear polarization splitting inherent to the microcavity.

Transition metal dichalcogenides represent an ideal testbed to study excitonic effects, spin-related phenomena and fundamental light-matter coupling in nanoscopic condensed matter systems. In particular, the valley degree of freedom, which is unique to such direct band gap monolayers with broken inversion symmetry, adds fundamental interest in these materials. Here, we implement a Tamm-plasmon structure with an embedded MoSe2 monolayer and study the formation of polaritonic quasi-particles. Strong coupling conditions between the Tamm-mode and the trion resonance of MoSe2 are established, yielding bright luminescence from the polaritonic ground state under non-resonant optical excitation. We demonstrate, that tailoring the electrodynamic environment of the monolayer results in a significantly increased valley polarization. This enhancement can be related to change in recombination dynamics shown in time-resolved photoluminescence measurements. We furthermore observe strong upconversion luminescence from resonantly excited polariton states in the lower polariton branch. This upconverted polariton luminescence is shown to preserve the valley polarization of the trion-polariton, which paves the way towards combining spin-valley physics and exciton scattering experiments., Comment: 15 pages, 4 figures

We provide experimental and theoretical insight into single-emitter lasing effects in a quantum dot (QD)-microlaser under controlled variation of background gain provided by off-resonant discrete gain centers. For that purpose, we apply an advanced two-color excitation concept where the background gain contribution of off-resonant QDs can be continuously tuned by precisely balancing the relative excitation power of two lasers emitting at different wavelengths. In this way, by selectively exciting a single resonant QD and off-resonant QDs, we identify distinct single-QD signatures in the lasing characteristics and distinguish between gain contributions of a single resonant emitter and a countable number of off-resonant background emitters to the optical output of the microlaser. We address the important question whether single-QD lasing is feasible in experimentally accessible systems and show that, for the investigated microlaser, the single-QD gain needs to be supported by the background gain contribution of off-resonant QDs to reach the transition to lasing. Interestingly, while a single QD cannot drive the investigated micropillar into lasing, its relative contribution to the emission can be as high as 70% and it dominates the statistics of emitted photons in the intermediate excitation regime below threshold.

Bragg-reflection waveguides emitting broadband parametric down-conversion (PDC) have been proven to be well suited for the on-chip generation of polarization entanglement in a straightforward fashion [R. T. Horn et al., Sci. Rep. 3, 2314 (2013)]. Here, we investigate how the properties of the created states can be modified by controlling the relative temporal delay between the pair of photons created via PDC. Our results offer an easily accessible approach for changing the coherence of the polarization entanglement, in other words, to tune the phase of the off-diagonal elements of the density matrix. We study the impact of a free carrier reservoir on the optical properties of excitonic and trionic complexes in a MoSe$_2$ monolayer at cryogenic temperatures. By applying photodoping via a non-resonant pump laser the electron density can be controlled in our sample and in turn the exciton and trion densities can be tuned. We find a significant increase of the trion binding energy in the presence of an induced electron gas both in power- and in time-resolved photoluminescence spectra. This behaviour is reproduced within the original variational approach that takes into account both screening and phase space filling effects., Comment: 8 pages, 3 figures

We report on the coherent optical response from an ensemble of (In,Ga)As quantum dots (QDs) embedded in a planar Tamm-plasmon microcavity with a quality factor of approx. 100. Significant enhancement of the light-matter interaction is demonstrated under selective laser excitation of those quantum dots which are in resonance with the cavity mode. The enhancement is manifested through Rabi oscillations of the photon echo, demonstrating coherent control of excitons with picosecond pulses at intensity levels more than an order of magnitude smaller as compared with bare quantum dots. The decay of the photon echo transients is weakly changed by the resonator indicating a small decrease of the coherence time $T_2$ which we attribute to the interaction with the electron plasma in the metal layer located close (40nm) to the QD layer. Simultaneously we see a reduction of the population lifetime $T_1$, inferred from the stimulated photon echo, due to an enhancement of the spontaneous emission by a factor of 2, which is attributed to the Purcell effect, while non-radiative processes are negligible as confirmed from time-resolved photoluminescence., Comment: 7 pages, 5 figures

We investigate the switching of the coherent emission mode of a bimodal microcavity device, occurring when the pump power is varied. We compare experimental data to theoretical results and identify the underlying mechanism to be based on the competition between the effective gain on the one hand and the intermode kinetics on the other. When the pumping is ramped up, above a threshold the mode with the largest effective gain starts to emit coherent light, corresponding to lasing. In contrast, in the limit of strong pumping it is the intermode kinetics that determines which mode acquires a large occupation and shows coherent emission. We point out that this latter mechanism is akin to the equilibrium Bose-Einstein condensation of massive bosons. Thus, the mode switching in our microcavity device can be viewed as a minimal instance of Bose-Einstein condensation of photons. We, moreover, show that the switching from one cavity mode to the other occurs always via an intermediate phase where both modes are emitting coherent light and that it is associated with both superthermal intensity fluctuations and strong anticorrelations between both modes., Comment: minor changes, typos corrected, acknowledgments supplemented, references added

We study the nonequilibrium exciton-polariton condensation in 1D to 0D and 1D to 2D junctions by means of non-resonant spectroscopy. The shape of our potential landscape allows to probe the resonant transmission of a propagating condensate between a quasi-1D waveguide and cylindrically symmetric states. We observe a distinct mode selection by varying the position of the non-resonant pump laser. Moreover, we study the the case of propagation from a localized trapped condensate state into a waveguide channel. Here, the choice of the position of the injection laser allows us to tune the output in the waveguide. Our measurements are supported by an accurate Ginzburg-Landau modeling of the system shining light on the underlying mechanisms.

Measured and calculated results are presented on the emission properties of a new class of emitters operating in the cavity quantum electrodynamics regime. The structures are based on high-finesse GaAs/AlAs micropillar cavities, each with an active medium consisting of a layer of InGaAs quantum dots and distinguishing feature of having substantial fraction of spontaneous emission channeled into one cavity mode (high-beta factor). This paper shows that the usual criterion for lasing with a conventional (low-beta factor) cavity, a sharp nonlinearity in an input-output curve accompanied by noticeable linewidth narrowing, has to be reinforced by the equal-time second-order photon autocorrelation function for confirming lasing. It will also show that the equal-time second-order photon autocorrelation function is useful for recognizing superradiance, a manifestation of the correlations possible in high- microcavities operating with quantum dots. In terms of consolidating the collected data and identifying the physics underlying laser action, both theory and experiment suggest a sole dependence on intracavity photon number. Evidence for this comes from all our measured and calculated data on emission coherence and fluctuation, for devices ranging from LEDs and cavity-enhanced LEDs to lasers, lying on the same two curves: one for linewidth narrowing versus intracavity photon number and the other for g(2)(0) versus intracavity photon number.

Solid-state quantum emitters have long been recognised as the ideal platform to realize integrated quantum photonic technologies. We use a self-assembled negatively charged QD in a low Q-factor photonic micropillar to demonstrate for the first time a key figure of merit for deterministic switching and spin-photon entanglement: a shift in phase of an input single photon of $>90^{o}$ with values of up to $2\pi/3$ ($120^{o}$) demonstrated. This $>\pi/2$ ($90^{o}$) measured value represents an important threshold: above this value input photons interact with the emitter deterministically. A deterministic photon-emitter interaction is the only viable scalable means to achieve several vital functionalities not possible in linear optics such as quantum switches and entanglement gates. Our experimentally determined value is limited by mode mismatch between the input laser and the cavity, QD spectral fluctuations and spin relaxation. We determine that up to $80\%$ of the collected photons have interacted with the QD and undergone a phase shift of $\pi$., Comment: Supplementary information is available upon request
