1. Excitons in CdTe/ZnTe heterostructure with atomically thin CdTe layers

Abstract

Heterostructures with atomically thin double quantum wells based on CdTe/ZnTe are investigated by optical spectroscopy (photoluminescence and reflectivity methods) as a function of temperature and density of excitation. Heavy and light exciton luminescence lines are observed with comparable intensities and different temperature behaviors (they cross each other at about 65° K). All these features agree with a complete calculation that takes into account both a very small chemical band offset for such monolayer CdTe inclusions in the ZnTe matrix (namely, 2%), and, consequently, the importance of Coulombic interaction in these double quantum wells.

Abstract

The spectra of photoluminescence and polarized reflection under normal and oblique incidence of light from structures with quantum wells with symmetric Cd0.9Zn0.1Te/CdTe/Cd0.9Zn0.1Te and asymmetric Cd0.9Zn0.1Te/CdTe/Cd0.4Mg0.6Te barriers have been studied. Due to the mechanical stresses caused by the mismatch of the crystal lattices of the wells and barriers, the energy of light holes in quantum wells was higher than in barriers, i. e., the zone structure for them was of type II. However, in the reflection spectra, the lines of heavy and light excitons had comparable intensities. In structures with symmetric barriers, exciton resonances, which do not appear in the photoluminescence spectra, were found in the reflection spectra. A detailed calculation of the energy levels and reflection spectra has been carried out.

Abstract

We report on the precise determination of both the band gap Eg and the characteristic energy U of the band tail of localized defect states, for monocrystalline Ag2ZnSnSe4. Both photoluminescence excitation and time-resolved photoluminescence studies lead to Eg = 1223 ± 3 meV, and U = 20 ± 3 meV, at 6 K. The interest of the methodology developed here is to account quantitatively for the time-resolved photoluminescence and photoluminescence excitation spectra by only considering standard textbook density of states, and state filling effects. Such an approach is different from the one most often used to evaluate the energy extent of the localized states, namely by measuring the energy shift between the photoluminescence emission and the excitation one-the so-called Stokes shift. The advantage of the present method is that no arbitrary choice of the low power excitation has to be done to select the photoluminescence emission spectrum and its peak energy.

Abstract

Heterostructures of the CdTe/ZnTe type with ultrathin quantum wells are studied. Lines of light and heavy excitons bound to the CdTe layers are observed in the spectra. It is found that the photoluminescence intensity of the light exciton is comparable to the luminescence intensity of the heavy exciton. The temperature shifts of these lines are different, and the lines are intersected at a temperature of 65 K. The estimates of the energy and wave functions of the exciton states have made it possible to clarify parameters of some bands and excitons in such structures.

Abstract

Objective. To analyse how the main components of the disease phenotype (sicca symptoms, diagnostic tests, immunological markers and systemic disease) can be driven by the age at diagnosis of primary Sjögren's syndrome (pSS). Methods. By January 2021, the participant centres had included 12,753 patients from 25 countries that fulfilled the 2002/2016 classification criteria for pSS. The age at diagnosis was defined as the time when the attending physician confirmed fulfilment of the criteria. Patients were clustered according to age at diagnosis. 50 clusters with more than 100 observations (from 27 to 76 years) were used to study the influence of the age at diagnosis in the disease expression. Results. There was a consistent increase in the frequency of oral dryness according to the age at diagnosis, with a frequency of <90% in patients diagnosed at the youngest ages and >95% in those diagnosed at the oldest ages. The smooth curves that best fitted a linear model were the frequency of dry mouth (adjusted R2 0.87) and the frequency of abnormal oral tests (adjusted R2 0.72). Therefore, for each 1-year increase in the age at diagnosis, the frequency of dry mouth increased by 0.13%, and the frequency of abnormal oral diagnostic tests by 0.11%. There was a consistent year-by-year decrease in the frequency of all autoantibodies and immunological markers except for cryoglobulins. According to the linear models, for each 1-year increase in the age at diagnosis, the frequency of a positive result decreased by 0.57% (for anti-Ro antibodies), 0.47% (for RF) and 0.42% (for anti-La antibodies). The ESSDAI domains which showed a more consistent decrease were glandular and lymph node involvement (for each 1-year increase in the age at diagnosis, the frequency of activity decreased by 0.

Abstract

The dependences of the exciton-polariton photoluminescence spectra on the intensity of optical excitation and external magnetic fields are investigated in cylindrical mesas based on high-quality microcavities. It was found that with an increase of the intensity of optical excitation above a certain threshold at sufficiently large magnetic field or with an increase of magnetic fields at constant optical excitation, the distribution of exciton-polaritons over Zeeman sublevels becomes substantially non-Boltzmannian.

Abstract

International audience; We report on ultrafast time-resolved pump-probe studies in a CdZnTe/CdMgTe planar guiding structure covered with a metallic grating. The one-dimensional periodic gold structure allows for efficient coupling into the guiding layer for p-polarized 30 fs optical pulses with a large spectral bandwidth of about 60 nm. The resulting spectral width of optical pulses propagating inside the guiding layer corresponds to 20-30 nm. We demonstrate that the excitation of exciton-polariton modes in the guiding layer leads to a modulation of the optical response in the vicinity of the excitonic resonance. Spatially resolved pump-probe measurements show an asymmetric behavior in the optical response when the relative position of the pump and probe spots is varied on the scale of ten micrometers perpendicular to the metal ridges. This is attributed to the excitation of resonant and off-resonant exciton-polariton modes which propagate in opposite directions inside the guiding layer in accordance with their dispersion relations. Two main mechanisms are considered and evaluated, namely, Pauli blocking and excitation-induced dephasing, which are shown to be responsible for the pump-induced changes in the exciton absorption spectrum. While both of these processes lead to the generation of photoexcited carriers in the guiding layer, their impact on the optical properties (transmission and reflection) are different which leads to the asymmetric behavior of the spatially resolved transients.

Abstract

International audience; Atomic layer etching (ALE) of Ga-polar GaN (0001) using a standard inductively coupled plasma-reactive ion etching system is achieved in this work. The sequential process is using Cl2 to modify the surface in the adsorption step. For the activation step, the authors compare two rare gas plasmas, namely, Ar and Kr, and show a much larger and well-defined ALE window for the latter. The ALE of GaN is demonstrated by etching mesa structures masked with a photoresist. A constant etching rate per cycle of two monolayers is obtained. The experimental conditions of this self-limited process are found by changing both the adsorption and activation times, together with the source power. This provides an atomic-scale process for nanofabrication, with significant improvements to the GaN surface.

Abstract

The photoluminescence spectra of exciton polaritons in microcavities under conditions of three-dimensional quantization are studied as a factor of the density of the optical excitation and magnetic field. The behavior of the degree of circular polarization of the exciton luminescence in a magnetic field shows that, when the concentration of excitons increases, they condense at the lowest Zeeman sublevel.

Abstract

International audience; We present a set of experimental results showing a combination of various effects, that is, surface recombination velocity, surface charge traps, strain, and structural defects, that govern the carrier dynamics of self-catalyzed GaAs/AlGaAs core-shell nano wires (NWs) grown on a Si(111) substrate by molecular beam epitaxy. Time-resolved photoluminescence of NW ensemble and spatially resolved cathodoluminescence of single NWs reveal that emission intensity, decay time, and carrier diffusion length of the GaAs NW core strongly depend on the AlGaAs shell thickness but in a nonmonotonic fashion. Although 7 nm AlGaAs shell can efficiently suppress the surface recombination velocity of the GaAs NW core, the influence of the surface charge traps and the strain between the core and the shell that redshift the luminescence of the GaAs NW core remain observable in the whole range of the shell thickness. In addition, the band bending effect induced by the surface charge traps can alter the scattering of the excess carriers inside the GaAs NW core at the core/shell interface. If the AlGaAs shell thickness is larger than SO nm, the luminescence efficiency of the GaAs NW cores deteriorates, ascribed to defect formation inside the AIGaAs shell evidenced by transmission electron microscopy.

Abstract

Heterostructures with atomically thin double quantum wells based on CdTe/ZnTe are investigated by optical spectroscopy (photoluminescence and reflectivity methods) as a function of temperature and density of excitation. Heavy and light exciton luminescence lines are observed with comparable intensities and different temperature behaviors (they cross each other at about 65° K). All these features agree with a complete calculation that takes into account both a very small chemical band offset for such monolayer CdTe inclusions in the ZnTe matrix (namely, 2%), and, consequently, the importance of Coulombic interaction in these double quantum wells.

Abstract

Reports on Cu $$_2$$ ZnSn(S $$_x$$ Se $$_{1-x}$$ ) $$_4$$ (CZTSSe) solar cell devices all show an open-circuit voltage lower than expected, especially when compared to CuIn $$_x$$ Ga $$_{1-x}$$ (S,Se) $$_2$$ devices, which reduces their power efficiency and delays their development. A high concentration of intrinsic defects in CZTSSe, and their stabilization through neutral complex formation, which induces some local fluctuations, are at the origin of local energy shifts in the conduction and valence band edges. The implied band tail in Cu $$_2$$ ZnSnS $$_4$$ is studied in this work by combining three types of optical spectroscopy data: emission spectra compared to photoluminescence excitation spectroscopy, emission spectra as a function of excitation power, and time-resolved photoluminescence spectra. All these data converge to show that both the bandgap and the band tail of localized states just below are dependent on the degree of order/disorder in the Cu/Zn cation sublattice of the quaternary structure: in the more ordered structures, the bandgap increases by about 50 meV, and the energy range of the band tail is decreased from about 110 to 70 meV.

The reflection and photoluminescence excitation spectra under circular polarization of the incident light are measured in wide quantum wells whose width is much larger than the exciton Bohr radius. It is found that, in the absence of a magnetic field, the relation between the intensities of even and odd absorption peaks is reversed upon reversal of the sign of circular polarization.

Abstract

GaAs-based nanowires (NWs) can be grown without extrinsic catalyst using the Ga-assisted vapor-liquid-solid method in an epitaxy reactor, on Si(111) substrates covered with native oxide. Despite its wide use, the conventional method fails to provide a good control over uniformity, reproducibility, and yield of vertical NWs. The nucleation of GaAs NWs is very sensitive to the properties of the native oxide such as chemical composition, roughness and porosity. Consequently, samples grown under the same conditions on Si(111) substrates from different manufacturing batches often produce dramatically different growth results. In order to remove the dependence on wafer batch, a controlled chemical oxidation process is developed to replace the native oxide on Si(111) substrate with a reproducible chemical oxide. A high yield (exceeding 90%) of vertical GaAs NWs is achieved with excellent uniformity on chemical oxide-covered substrate. As an added advantage, the crystalline quality is significantly improved over that of GaAs NWs grown on native oxide-covered substrate, and pure zinc blende crystal structure can be achieved with minimal defects. In addition, the chemical oxide can be used as a template for producing different combinations of NW densities and sizes in parallel on the same wafer using the same growth conditions.

Abstract

We describe the structural evolution of dilute magnetic (Sn,Mn)Se films grown by molecular beam epitaxy on GaAs (111) substrates, as revealed by transmission electron microscopy, X-ray diffraction, and X-ray photoelectron spectroscopy. When the Mn concentration is increased, the lattice of the ternary (Sn,Mn)Se films evolves quasi-coherently from a SnSe2 two-dimensional (2D) crystal structure into a more complex quasi-2D lattice rearrangement, ultimately transforming into the magnetically concentrated antiferromagnetic MnSe 3D rock-salt structure as Mn approaches 50 at. % of this material. These structural transformations are expected to underlie the evolution of magnetic properties of this ternary system reported earlier in the literature.

Abstract

Abstract Heterostructures of the CdTe/ZnTe type with ultrathin quantum wells are studied. Lines of light and heavy excitons bound to the CdTe layers are observed in the spectra. It is found that the photoluminescence intensity of the light exciton is comparable to the luminescence intensity of the heavy exciton. The temperature shifts of these lines are different, and the lines are intersected at a temperature of 65 K. The estimates of the energy and wave functions of the exciton states have made it possible to clarify parameters of some bands and excitons in such structures.

The photoluminescence (PL) spectra of semiconductor structures, namely, Al0.3Ga0.7As-based quasi-one-dimensional cylindrical nanowires (nanowhiskers), are measured. The diameter of a typical nanowire is 20–50 nm, and its length was 0.5–1.0 μm. Samples containing one or several GaAs-based quantum dots at the center of the quantum wire are studied. The dot thickness is 2 nm, and the dot diameter is 15–40 nm. Individual nanowhiskers, several nanowhiskers (3–4), and ensembles consisting of many nanowhiskers are studied. The PL spectra are measured for different optical-excitation intensities and in magnetic fields of up to 11 T.

Abstract

The photoluminescence spectra of individual quantum dots incorporated into a quantum wire are studied. From the behavior of the spectra in a magnetic field, it is possible to estimate the exciton binding energy in a quantum dot incorporated into a quantum wire. It is found that the exciton photoluminescence signal emitted from a quantum dot along the direction of the nanowire axis is linearly polarized. At the same time, the photoluminescence signal propagating in the direction orthogonal to the nanowire axis is practically unpolarized. The experimentally observed effect is attributed to the nonaxial arrangement of the dot in the wire under conditions of a huge increase in the exciton binding energy due to the effect of the image potential on the exciton.

Abstract

We report on the successful growth of strained core-shell GaAs/InGaAs nanowires on Si (111) substrates by molecular beam epitaxy. The as-grown nanowires have a density in the order of 10(8) cm(-2), length between 3 and 3.5 μm, and diameter between 60 and 160 nm, depending on the shell growth duration. By applying a range of characterization techniques, we conclude that the In incorporation in the nanowires is on average significantly smaller than what is nominally expected based on two-dimensional growth calibrations and exhibits a gradient along the nanowire axis. On the other hand, the observation of sharp dot-like emission features in the micro-photoluminescence spectra of single nanowires in the 900-1000-nm spectral range highlights the co-existence of In-rich enclosures with In content locally exceeding 30 %.

Abstract

Most experts agree that it is too early to say how quantum computers will eventually be built, and several nanoscale solid-state schemes are being implemented in a range of materials. Nanofabricated quantum dots can be made in designer configurations, with established technology for controlling interactions and for reading out results. Epitaxial quantum dots can be grown in vertical arrays in semiconductors, and ultrafast optical techniques are available for controlling and measuring their excitations. Single-walled carbon nanotubes can be used for molecular self-assembly of endohedral fullerenes, which can embody quantum information in the electron spin. The challenges of individual addressing in such tiny structures could rapidly become intractable with increasing numbers of qubits, but these schemes are amenable to global addressing methods for computation.

Abstract

The reproducibility of self-catalyzed molecular beam epitaxy growth of GaAs nanowires (NWs) on oxide-covered Si(111) substrates depends on the consistent quality of the oxide layer. We have developed an effective chemical treatment method to create oxide surfaces that are conducive to the nucleation of vertical GaAs NWs on Si(111). Here we demonstrate a high yield, exceeding 90%, of vertical GaAs NWs with density in the order of 109 cm−2. Using a combination of chemical oxide treatment and in situ growth conditions, we investigate how to achieve a good control of the morphology and density of GaAs and GaAs/III-As core-shell NWs grown on Si.

Abstract

We investigate the transient optical response in high-quality ${\mathrm{Cd}}_{0.88}{\mathrm{Zn}}_{0.12}\mathrm{Te}$ crystals in the regime of slow light propagation on the lower exciton-polariton branch. Femtosecond photoexcitation leads to very substantial transmission changes in a $\ensuremath{\sim}10$-meV broad spectral range within the transparency window of the unexcited semiconductor. These nonlinear optical signatures decay on picosecond time scales governed by carrier thermalization and recombination. The temporal and spectral dependence indicate the dynamical optical response as arising from excitation-induced dephasing and perturbed free induction decay. Model simulations for the optical response taking into account the actual exciton-polariton dispersion and excitation-induced dephasing of a nonlinearly driven two-level system support this interpretation.

Abstract

The results of a study into the photoluminescence spectra of a set of quantum dots based on GaAs enclosed in AlGaAs nanowires are presented. The steady state and time resolved spectra of photoluminescence under optical excitation both from an array of quantum wires/dots and a single quantum wire/dot have been measured. In the photoluminescence spectra of single quantum dots, emission lines of excitons, biexcitons and tritons have been found. The binding energy of the biexciton in the studied structures was deduced to be 8 meV.

Abstract

The magnetic state of a single magnetic atom (Mn) embedded in an individual semiconductor quantum dot is optically probed using micro-spectroscopy. A high degree of spin polarization can be achieved for an individual Mn atom localized in a quantum dot using quasi-resonant or fully-resonant optical excitation at zero magnetic field. Optically created spin polarized carriers generate an energy splitting of the Mn spin and enable magnetic moment orientation controlled by the photon helicity and energy. The dynamics and the magnetic field dependence of the optical pumping mechanism shows that the spin lifetime of an isolated Mn atom at zero magnetic field is controlled by a magnetic anisotropy induced by the built-in strain in the quantum dots. The Mn spin distribution prepared by optical pumping is fully conserved for a few microseconds. This opens the way to full optical control of the spin state of an individual magnetic atom in a solid state environment.

Abstract

This paper reports on a study of the exciton polariton region in reflection spectra of wide CdTe/CdZnTe quantum wells (with well width exceeding by far the exciton Bohr radius) measured in Voigt geometry in a magnetic field. In a magnetic field, forbidden exciton lines were observed to appear for each exciton quantization level. The exciton diamagnetic shift constant has been observed to decrease noticeably with increasing number of the quantum confined level. A comparison of calculated with experimental spectra reveals a growth of the exciton translational mass with increasing magnetic field. It has been shown that both the growth of mass and the decrease of the diamagnetic shift can be traced to mixing of exciton internal with translational motion states.

Abstract

In this paper we demonstrate that the magnetic moment of the exciton increases by an order of magnitude due to its motion along the magnetic field. The effect was observed for a set of quantum well structures with different well widths and based on various semiconductor compounds. Abstract

Terahertz magnetospectroscopy experiments on high quality CdTe/CdMgTe quantum wells were carried out at low temperatures and high magnetic fields. Samples of two different geometries were considered: a large-area grid-gated sample and a split-gate quantum point contact (QPC). The spectra show features originating from a cyclotron resonance transition and magnetoplasmon excitations. Depending on the sample geometry, plasmons characterized by an effective dielectric function of a mixed gated/ungated (in grid-gated samples) or ungated type (in the QPC) were excited. In each case, the resulting plasmon dispersion relation was determined and we show that it can be precisely described within a theory based on a local approximation of a high-frequency magnetoconductivity tensor of a two-dimensional electron gas by taking into account a polaron effect and plasmon-longitudinal optical (LO) phonon interaction.

Abstract

Method of growth to get one single Mn ion in a Quantum Dot (QD) is presented. A simple analysis and a more realistic simulation prove that a low concentration of Mn is needed in order to have a maximum of QD with only one Mn. This is reached by using a ZnTe spacer after a Zn1–xMnxTe layer: Mn segregates in the ZnTe spacer and actually incorporates into the QDs. A study of photoluminescence spectra of samples with different spacer thicknesses validates this approach. Abstract

We present an optical study of excited states in single CdTe quantum dot (QDs). Using micro-photoluminescence excitation spectroscopy, absorption up to two confined excited levels have been observed in some dots. Power-dependent micro-photoluminescence is then used to study the occupation of excited states. The emission pattern is characteristic of the increase of the exciton number in the QD (shell-filling). A clear identification of the different multi-exciton complexes has been obtained in a highly symmetric dot. The evolution of the different multi-exciton intensities can then be reproduced by solving the rate equations for multi-exciton state occupancy and the fit by this simple model provides an estimate of the radiative lifetime of the different multi-exciton complexes.

Abstract

We report the dependence of the growth and the optical properties of self-assembled CdTe/Zn1−xMgxTe quantum dots on the barrier Mg content x (0⩽x⩽0.3). Due to the decrease of the lattice mismatch between CdTe and Zn1−xMgxTe with increasing x, we use a technique for inducing dot formation, based on efficient reduction of the surface energy by deposition of amorphous Te, which is then desorbed. Mg incorporation in the barriers leads to a better heavy-hole confinement along the growth axis, which is manifested in photoluminescence (PL) studies by both an extension of the radiative regime temperature range (up to 150 K for 30% Mg) and a strong increase of the activation energy for the nonradiative recombination. However, the in-plane confinement is less enhanced, which allows observation of interdot carrier transfer with increasing temperature, as evidenced directly by the analysis of PL intensities for different single dots. Abstract

Electronic structure and magnetic properties of Ga 1-x Mn x As, Ga 1-x Mn x N, Zn 1-x M x O, and Zn 1-x M x Te (M=V,Cr,Mn,Fe, and Co) diluted magnetic semiconductors (DMS) are calculated by the tight-binding LMTO method in the 64-atom supercell. Calculations are made at several x with varied spatial distribution of dopant atoms and codoping of DMSs. The results show that stability of the ferro- and antiferromagnetic (FM and AFM) states in DMSs strongly correlates with the occupation and energy position of 3d-dopant bands. Adequacy of the double exchange and superexchange mechanisms for explanation of the FM vs. AFM competition is discussed.

Abstract

AbstractPhotoluminescence spectra of an isolated GaAs quantum dot within an AlGaAs quantum wire are studied. The examination of behavior of spectra in a magnetic field provided an opportunity to estimate the exciton binding energy in the quantum dot, which turned out to be 10 times higher than the bulk exciton binding energy in GaAs. It is demonstrated that the signal of exciton photoluminescence from the quantum dot emitted along the nanowire axis is linearly polarized. At the same time, the photoluminescence signal propagating in the direction perpendicular to the nanowire axis is almost unpolarized. This may be attributed to the nonaxial dot positioning in the wire under a giant increase in the binding energy of an exciton affected by an image potential.

Abstract

A near-field optical spectroscopy study of a single CdTe/ZnTe quantum dot at low temperatures is presented. While the photoluminescence spectrum at low excitation power reveals only one single sharp peak due to the radiative recombination of excitons (X) in the single dot, several additional sharp peaks appear with increasing excitation density. The dominant features are ascribed to exciton complexes and charged exciton complexes such as negatively charged excitons (X−), neutral (2X and 3X) and negative (2X− and 3X−) biexcitons and triexcitons. Exciton charging arises due to efficient hole trapping by residual acceptors in the barrier material. This partly inhibits the formation of biexcitons and triexcitons. A spectral feature appearing close to the X− peak is tentatively assigned to X2− negative excitons. This feature is found to shift to the red with increasing power: two possible explanations for this unexpected behaviour are proposed.

Abstract

The photoluminescence spectra of individual quantum dots have been measured with high spectral and spatial resolution spectroscopy. The temperature dependence of the line broadening is analyzed for different single-confined excitons. At low temperatures, the photoluminescence spectra can be very well fitted by a Lorentzian, as expected from the lifetime broadening and the pure dephasing described by a linear phase damping. However, surprisingly, when increasing the temperature, the line shape progressively deviates from a Lorentzian and an additional broad background is observed. This non-Lorentzian line shape and its temperature dependence are theoretically modeled on the basis of lattice relaxation due to the exciton-acoustic phonon coupling.

Abstract

Magneto optical micro-spectroscopy allowed us to access the magnetic field dependency of the photoluminescence of Cd(Mn)Te/ZnTe single quantum dots. We report a strongly non-linear behavior of the exciton and biexciton energies as a function of magnetic field which clearly differs from the expected and usually observed giant Zeeman effect. We demonstrate that the existence of a positive feedback loop between photocarriers and Mn spins results in heating the Mn system and can explain the observed phenomenon. This shows that controlling the coupling of the dot with its environment is a corner stone to achieve spin manipulation in quantum dots.

Abstract

The kinetics changes in the growth of GaN induced by the presence of In segregated on the surface have been investigated in situ by using reflection high energy electron diffraction intensity oscillations. Two types of surfaces have been studied, namely, Ga-polar (0001) wurtzite, and (001) zinc blende. It has been found that In influenced both Ga and N surface kinetics, leading to a change in the growth rate associated with a change in the amount of Ga and N effectively available for the GaN growth.
