International audience; In this paper, we present an ultra-wideband full-duplex antenna system constituted of a wideband 4-element Vivaldi array and wideband microstrip-to-slotline baluns. The proposed system is characterized by its simplicity, high directivity, and high self-interference cancellation levels over a wide frequency bandwidth. The system is abricated using basic PCB technology and can provide at least 50 dB of self-interference cancellation over the bandwidth of operation, 4 - 40 GHz, with an average gain of 7.8 dBi. The system has a size of 8 cm x 8 cm x 9.4 cm and can be used as a high data rate link between two distant wireless nodes. To assess the merits of the proposed system and compare it to other published works, a new figure of merit (FoMWFD) dedicated to wide-band full-duplex antenna topologies is introduced in this paper.

Le réseau d’antennes Ultra-Large-Bande présenté ici est constitué de 4 antennes à double polarisation linéaire alimentées spécifiquement pour créer une structuration symétrique nécessaire à l’obtention d’un fort niveau d’isolation (SIC) en champ proche entre les parties émission et réception. Ce système constitue ainsi l’étage antennaire d’un dispositif « In-Band Full-Duplex » à même d’émettre et de recevoir simultanément sur la même bande de fréquences. Deux autres innovations ont également été développées pour cette application : 2 baluns de 1 vers 4 pour alimenter les parties RX et TX et une nouvelle méthode d’alimentation identique et symétrique pour les deux polarisations. Les simulations du système complet montrent une bonne adaptation de 2 à 20 GHz avec un gain effectif moyen de 11 dBi et une annulation de l’auto-interférence de 120dB en simulation et attendue à 40-50dB en pratique.

We have investigated the photocarrier charge transport in n-type metallic GaAs nanowires (~ 10^17 cm^-3 doping level), grown by hydride vapor phase epitaxy (HVPE) on Si(111) substrates. Analysis of the luminescence intensity spatial profiles for selected energies in the spectrum allows us to determine the spatial distribution of photoelectrons, minority photoholes and electrons of the Fermi sea as a function of distance from the light excitation spot. This analysis shows that charge can be transported over record distances larger than 25 (micro)m at 6K, in spite of the expected localization of minority holes in the potential fluctuations generated by statistical fluctuations of the donor concentration. It is shown that transport is little affected by the fluctuations because of the build up of large internal electric fields which strongly increase the hole and electron mobilities and therefore enable transport. Comparison of the spatial profiles of the emissions due to hot electrons and to the Fermi sea gives evidence for at least three spatial zones, including a zone of excess intrinsic electrons near the excitation spot and a zone of depletion of these electrons at a distance larger than 2-10 (micro)m depending on excitation power. The internal outward electric field increases the kinetic energy of photoholes in the fluctuations so that after a given distance to the excitation spot, there occurs ballistic transport over the fluctuations.

National audience; Ce papier présente un diviseur de puissance Ultra-Large-Bande fonctionnant de 3 à 40 GHz. Ce diviseur de puissance utilise les caractéristiques très large bande des transitions microruban-ligne à fentes qui ont été optimisées suite à une étude paramétrique. Les pertes d’insertion sont meilleures que 7dB sur chaque voie et le déséquilibre de phase et d’amplitude entre les voies est très faible de par la symétrie du dispositif. Le circuit est compact, 40x40 mm, réalisable avec des technologies basiques et permet le design d’un balun 180° selon une approche identique.

Au-catalyzed growth of GaAs nanowires by HVPE technique has been demonstrated in Institut Pascal many years ago on GaAs substrates. However, the current trend is to integrate these nanowires on silicon substrates, which appears to be very useful for some applications. It is the subject of the present work to develop such process using HVPE which an exceptional length along with very good crystalline quality of nanowires. This manuscript is organized into three chapters. Chapter I is devoted to present the experimental process allowing to obtain such nanowires on Si(111) substrates by Au-catalyzed. It contains also a study of the dewetting of ultra-thin gold films on oxidized Si(111) substrates as function of different parameters, in which we show also by in-situ LEEM and LEED experiments how these droplets remove the SiO2 from the surface and pump silicon atoms from the substrate. The influence of these silicon atoms on the nucleation of GaAs nanowires is presented in chapter II through a thermodynamic model. Another model is also presented in the same chapter in which we study the incorporation of the amphoteric silicon atoms in the solid phase as function of different growth parameters. Chapter III consists in an investigation of charge and spin transport using a polarized µPL experiment on ultra-long GaAs nanowires produced by HVPE. We study the effect of the surface passivation of these nanowires by hydrazine solution and N2-palsma. We report record diffusion lengths for both charge and spin., Alors que la croissance par HVPE de nanofils GaAs est bien maitrisée à l'Institut Pascal sur substrat de GaAs, quant à elle, la croissance sur substrats de silicium reste un sujet à développer. Dans ce travail, nous proposons dans le chapitre I un procédés expérimental permettant d'obtenir des nanofils de GaAs sur substrat de Si(111) par la voie VLS catalysée Au, accompagnés de structures larges appelées écailles. Ce procédé doit être optimiser si un rapport nanofils/écailles plus élevé est souhaité. Nous avons démontré par in-situ LEEM et LEED que les gouttelettes catalyseurs d'Au désoxydent la surface du substrat de Si(111) à haute températures (700 °C) et pompent des atomes de silicium du substrat. L'influence de ces atomes sur la nucléation des nanofils GaAs est étudiée par un modèle thermodynamique présenté dans le chapitre II. Aussi dans le même chapitre, nous présentons une étude de l'incorporation de ces atomes amphotériques de silicium dans le solide GaAs en fonction des paramètres de croissance. Le chapitre III consiste en une investigation du transport de charge et de spin par µPL polarisée dans les nanofils obtenus. Nous avons trouvé des longueurs de diffusion record à basse température dans des nanofils passivés à l'hydrazine et par N2-plasma.
