Self-injection locking scheme has the potential to narrow the linewidth of lasers in a compact setup. Here, we report a narrow linewidth laser source near 1 {\mu}m by self-injection locking scheme using a Fabry-Perot (FP) hollow resonator with a high-quality factor (Q>10^8). The measured fundamental linewidth of the laser is 41 Hz, and a coarse tuning range over 5.5 nm is achieved by changing the driving current of the laser source. Meanwhile, a fine-tuning range of 373 MHz is achieved without mode hops by changing the voltage applied to the PZT on the resonator. More importantly, benefiting from the low thermal refractive noise and low thermal expansion of the FP hollow resonator, the beat-note linewidth and the frequency Allan deviation are measured to be 510.3 Hz in and 10^-11 (1s averaging time), respectively, by using a fully stabilized frequency comb as reference. Such a high-performance laser is fully integrated with a palm-sized package (52.3 mL) for field-deployable applications.

Optical frequency comb based on microresonator (microcomb) is an integrated coherent light source and has the potential to promise a high-precision frequency standard, and self-reference and long-term stable microcomb is the key to this realization. Here, we demonstrated a 0.7-octave spectrum Kerr comb via dispersion engineering in a thin film lithium niobate microresonator, and the single soliton state can be accessed passively with long-term stability over 3 hours. With such a robust broadband coherent comb source using thin film lithium niobate, fully stabilized microcomb can be expected for massive practical applications., Comment: 8 pages, 4 figures

Stimulated Brillouin scattering (SBS) in low-power and compact microresonators has created a new field in cavity nonlinear photonics due to the marriage between acoustic and optical signal processing. Considering the fundamental differences between backward SBS and forward SBS processes, it is challenging to observe the coexistence of both processes in the same microresonator, as well as the photon noise suppression for the forward stimulated Brillouin laser (FSBL). In this paper, we demonstrate the first 20-dB-noise-squeezed FSBL generation excited by the coexisting backward SBL (BSBL) in an ultrahigh-quality-factor Fabry-Perot (FP) microresonator based on multimode fiber (MMF). Multiple FSBLs and BSBLs are cascaded by multiple intermodal SBS processes in the multimode microresonator, where the cascaded process between backward SBS and forward SBS process (pump-BSBL-FSBL) provides a route towards additional noise squeezing, rendering the FSBL phase noise to be -120 dBc/Hz at 1 MHz offset frequency. Furthermore, we demonstrate the first Brillouin-Kerr soliton from a high-order BSBL, which also coexists with FSBLs. Our experimental results show the potential of MMF FP microresonator as an ideal testbed for high-dimensional nonlinear cavity dynamics and laser source with ultrahigh coherence.

Dissipative Kerr soliton (DKS) microcomb has emerged as an enabling technology that revolutionizes a wide range of applications in both basic science and technological innovation. Reliable turnkey operation with sub-opticalcycle and sub-femtosecond timing jitter is key to the success of many intriguing microcomb applications at the intersection of ultrafast optics and microwave electronics. Here we propose a novel approach to demonstrate the first turnkey Brillouin-DKS frequency comb. Our approach with a Chimera cavity offers essential benefits that are not attainable previously, including phase insensitivity, self-healing capability, deterministic selection of DKS state, and access to the ultralow noise comb state. The demonstrated turnkey Brillouin-DKS frequency comb achieves a fundamental comb linewidth of 100 mHz and DKS timing jitter of 1 femtosecond for averaging times up to 56 {\mu}s. The approach is universal and generalizable to various device platforms for user-friendly and field-deployable comb devices.

Microresonator-based optical frequency comb (microcomb) has the potential to revolutionize the accuracy of frequency synthesizer in radar and communication applications. However, fundamental limit exists for low noise microcomb generation, especially in low size, weight, power and cost (SWaP-C) package. Here we resolve this limit, by the demonstration of an automated turnkey microcomb, operating close to its low quantum-limited phase noise, within a compact setup size of 85 mm * 90 mm * 25 mm. High quality factor fiber Fabry-Perot resonator (FFPR), with Q up to 4.0 * 10^9, is the key for both low quantum noise and pump noise limit, in the diode-pump case in a self-injection locking scheme. Low phase noise of -80 and -105 dBc/Hz at 100 Hz, -106 and -125 dBc/Hz at 1 kHz, -133 and -148 dBc/Hz at 10 kHz is achieved at 10.1 GHz and 1.7 GHz repetition frequencies, respectively. With the simultaneous automated turnkey, low-noise and direct-diode-pump capability, our microcomb is ready to be used as a low-noise frequency synthesizer with low SWaP-C and thus field deployability.

Optical frequency combs in microresonators (microcombs) have a wide range of applications in science and technology, due to its compact size and access to considerably larger comb spacing. Despite recent successes, the problems of self-starting, high mode efficiency as well as high output power have not been fully addressed for conventional soliton microcombs. Recent demonstration of laser cavity soliton microcombs by nesting a microresonator into a fiber cavity, shows great potential to solve the problems. Here we comprehensively study the dissipative soliton generation and interaction dynamics in a microresonator-filtered fiber laser in both theory and experiment. We first bring theoretical insight into the mode-locking principle, discuss the parameters effect on soliton properties and provide experimental guidelines for broadband soliton generation. We predict chirped bright dissipative soliton with flat-top spectral envelope in microresonators with normal dispersion, which is fundamentally infeasible for externally driven case. Furthermore, we experimentally achieve soliton microcombs with large bandwidth of ~10 nm and high mode efficiency of 90.7%. Finally, by taking advantage of an ultrahigh-speed time magnifier, we study the real-time soliton formation and interaction dynamics and experimentally observe soliton Newton's cradle. Our study will benefit the design of the novel, high-efficiency and self-starting microcombs for real-world applications.

Dissipative Kerr soliton (DKS) frequency combs - also known as microcombs - have arguably created a new field in cavity nonlinear photonics, with a strong cross-fertilization between theoretical, experimental, and technological research. Spatiotemporal mode-locking (STML) not only add new degrees of freedom to ultrafast laser technology, but also provide new insights for implementing analogue computers and heuristic optimizers with photonics. Here, we combine the principles of DKS and STML for the first time to demonstrate the STML DKS by developing an unexplored ultrahigh-quality-factor Fabry-Perot microresonator based on graded index multimode fiber (GRIN-MMF). Using the intermodal stimulated Brillouin scattering, we can selectively excite either the eigenmode DKS or the STML DKS. Furthermore, we demonstrate an ultralow noise microcomb that enhances the photonic flywheel performance in both the fundamental comb linewidth and DKS timing jitter. The demonstrated fundamental comb linewidth of 400 mHz and DKS timing jitter of 500 attosecond represent improvements of 25x and 2.5x, respectively, from the state-of-the-art. Our results show the potential of GRIN-MMF FP microresonators as an ideal testbed for high-dimensional nonlinear cavity dynamics and photonic flywheel with ultrahigh coherence and ultralow timing jitter.

High-flux entangled photon source is the key resource for quantum optical study and application. Here it is realized in a lithium niobate on isolator (LNOI) chip, with 2.79*10^11 Hz/mW photon pair rate and 1.53*10^9 Hz/nm/mW spectral brightness. These data are boosted by over two orders of magnitude compared to existing technologies. A 130-nm broad bandwidth is engineered for 8-channel multiplexed energy-time entanglement. Harnessed by high-extinction frequency correlation and Franson interferences up to 99.17% visibility, such energy-time entanglement multiplexing further enhances high-flux data rate, and warrants broad applications in quantum information processing on a chip., Comment: Submitted

We demonstrate the first compact photonic flywheel with sub-fs time jitter (averaging times up to 10 {\mu}s) at the quantum-noise limit of a monolithic fiber resonator. Such quantum-limited performance is accessed through novel two-step pumping scheme for dissipative Kerr soliton (DKS) generation. Controllable interaction between stimulated Brillouin lasing and Kerr nonlinearity enhances the DKS coherence and mitigate the thermal instability challenge, achieving a remarkable 22-Hz intrinsic comb linewidth and an unprecedented phase noise of -180 dBc/Hz at 945 MHz carrier at free running. The scheme can be generalized to various device platforms for field-deployable precision metrology.

A digital etching method was proposed to achieve excellent control of etching depth. The digital etching characteristics of p+ Si and Si0.7Ge0.3 using the combinations of HNO3 oxidation and BOE oxide removal processes were studied. Experiments showed that oxidation saturates with time due to low activation energy. A physical model was presented to describe the wet oxidation process with nitric acid. The model was calibrated with experimental data and the oxidation saturation time, final oxide thickness, and selectivity between Si0.7Ge0.3 and p+ Si were obtained. The digital etch of laminated Si0.7Ge0.3/p+ Si was also investigated. The depth of the tunnels formed by etching SiGe layers between two Si layers was found in proportion to digital etching cycles. And oxidation would also saturate and the saturated relative etched amount per cycle (REPC) was 0.5 nm (4 monolayers). A corrected selectivity calculation formula was presented. The oxidation model was also calibrated with Si0.7Ge0.3/p+ Si stacks, and selectivity from model was the same with the corrected formula. The model can also be used to analyze process variations and repeatability. And it could act as a guidance for experiment design. In this study, a SPICE model for negative capacitance vertical nanowire field-effect-transistor (NC VNW-FET) based on BSIM-CMG model and Landau-Khalatnikov (LK) equation was presented. Suffering from the limitation of short gate length there is lack of controllable and integrative structures for high performance NC VNW-FETs. A new kind of structure was proposed for NC VNW-FETs at sub-3nm node. Moreover, in order to understand and improve NC VNW-FETs, the S-shaped polarization-voltage curve (S-curve) was divided into four regions and some new design rules were proposed. By using the SPICE model, device-circuit co-optimization was implemented. The co-design of gate work function (WF) and NC was investigated. A ring oscillator was simulated to analyze the circuit energy-delay, and it shown that significant energy reduction, up to 88%, at iso-delay for NC VNW-FETs at low supply voltage can be achieved. This study gives a credible method to analysis the performance of NC based devices and circuits and reveals the potential of NC VNW-FETs in low-power applications.

Optical frequency combs (OFCs) at Mid-Infrared (MIR) wavelengths are essential for applications in precise spectroscopy, gas sensing and molecular fingerprinting, because of its revolutionary precision in both wavelength and frequency domain. The microresonator-based OFCs make a further step towards practical applications by including such high precision in a compact and cost-effective package. However, dispersion engineering is still a challenge for the conventional chi-3 micro-ring resonators and a MIR pump laser is required. Here we develop a different platform of a chi-2 optical superlattice box resonator to generate MIR OFC by optical parametric down conversion. With near-material-limited quality factor of 2.0*10^7, broadband MIR OFC can be generated with over 250 nm span around 2060 nm, where only a common near-infrared laser is necessary as pump. The fine teeth spacing corresponds to a measurable radio frequency beat note at 1.566 GHz, and also results in a fine spectroscopy resolution. Its linewidth is measured to be 6.1 kHz, which reveals a low comb noise that agrees well with the clean temporal waveforms. With high output power of over 370 mW, such MIR OFC is capable for long distance sensing and ranging applications.
