The efficiency and cooling power of a two-terminal thermoelectric refrigerator are analyzed near the limit of vanishing dissipation (ideal system), where the optimal efficiency is the Carnot one, but the cooling power then unfortunately vanishes. This limit, where transport occurs only via a single sharp electronic energy, has been referred to as "strong coupling" or "the best thermoelectric". It follows however, that "parasitic" effects that make the system deviate from the ideal limit, and reduce the efficiency from the Carnot limit, are crucial for the usefulness of the device. Among these parasitics, there are: parallel phonon conduction, finite width of the electrons' transport band and more than a single energy transport channel. In terms of a small parameter characterizing the deviation from the ideal limit, the efficiency and power grow linearly, and the dissipation {\em quadratically}. The results are generalized to the case of broken time-reversal symmetry, and the major nontrivial changes are discussed. Finally, the recent universal relation between the thermopower and the asymmetry of the dissipation between the two terminals is briefly discussed, including the small dissipation limit., Comment: 6 pages 6 figures

It is shown that for the hopping regime, the thermopowers in both finite two-terminal and three-terminal systems are governed by the edges of the samples. This is due to the fact that the energy transfer between a transport electron and a conducting terminal is determined by the site most strongly coupled to that terminal. One-dimensional systems with both nearest-neighbor and variable-range transport as well as certain types of two-dimensional systems, are considered. For a given sample, the changes in the thermopowers due to modifying the bulk are quite limited, compared with those of the conductance. When the small thermopower changes exist, their average over a large ensemble of mesoscopic samples will vanish. We also obtain the distribution of the thermopower in such an ensemble and show that its width approaches a finite limit with increasing sample length. This contrasts with the distribution of conductances in such systems, whose width vanishes in the long sample limit. Finally, we find that the thermal conductances in the three-terminal case have a boundary-dominated contribution, due to non-percolating conduction paths. This contribution can become dominant when the usual conductance is small enough. All our theoretical statements are backed by numerical computations.

This article reviews the current status of spin dynamics in semiconductors which has achieved a lot of progress in the past years due to the fast growing field of semiconductor spintronics. The primary focus is the theoretical and experimental developments of spin relaxation and dephasing in both spin precession in time domain and spin diffusion and transport in spacial domain. A fully microscopic many-body investigation on spin dynamics based on the kinetic spin Bloch equation approach is reviewed comprehensively., Comment: a review article with 193 pages and 1103 references. We comment on the conclusion by Ma et al. [Appl. Phys. Lett. {\bf 94}, 241112 (2009)] that the Elliott-Yafet mechanism is more important than the D'yakonov-Perel' mechanism at high carrier density in intrinsic bulk CdTe at room temperature. We point out that the spin relaxation is solely from the D'yakonov-Perel' mechanism. The observed peak in the density dependence of spin relaxation time is exactly what we predicted in a recent work [Phys. Rev. B {\bf 79}, 125206 (2009)]., Comment: 2 pages

We investigate electron spin relaxation in $p$-type GaAs quantum wells from a fully microscopic kinetic spin Bloch equation approach, with all the relevant scatterings, such as the electron-impurity, electron-phonon, electron-electron Coulomb, electron-hole Coulomb and electron-hole exchange (the Bir-Aronov-Pikus mechanism) scatterings explicitly included. From this approach, we examine the relative importance of the D'yakonov-Perel' and Bir-Aronov-Pikus mechanisms in wide ranges of temperature, hole density, excitation density and impurity density, and present a phase-diagram--like picture showing the parameter regime where the D'yakonov-Perel' or Bir-Aronov-Pikus mechanism is more important. By including more hole subbands and bands in our model, we are able to study spin dynamics at high hole density. It is shown that the Bir-Aronov-Pikus mechanism can surpass the D'yakonov-Perel' mechanism in some temperature regime with sufficiently high hole density for various impurity and excitation densities. We also discover that in the impurity-free case the temperature regime where the Bir-Aronov-Pikus mechanism is more efficient than the D'yakonov-Perel' one is around the hole Fermi temperature for high hole density, regardless of excitation density. However, in the high impurity density case with the impurity density being identical to the hole density, this regime is roughly from the electron Fermi temperature to the hole Fermi temperature. Particularly, the Bir-Aronov-Pikus mechanism can dominate the spin relaxation in the {\em whole} temperature regime of the investigation (from 5 K to 300 K) in the case with high impurity and very low excitation densities, since the electron (hole) Fermi temperature is... Electron spin relaxation in paramagnetic Ga(Mn)As quantum wells is studied via the fully microscopic kinetic spin Bloch equation approach where all the scatterings, such as the electron-impurity, electron-phonon, electron-electron Coulomb, electron-hole Coulomb, electron-hole exchange (the Bir-Aronov-Pikus mechanism) and the $s$-$d$ exchange scatterings, are explicitly included. The Elliot-Yafet mechanism is also incorporated. From this approach, we study the spin relaxation in both $n$-type and $p$-type Ga(Mn)As quantum wells. For $n$-type Ga(Mn)As quantum wells where most Mn ions take the interstitial positions, we find that the spin relaxation is always dominated by the DP mechanism in metallic region. Interestingly, the Mn concentration dependence of the spin relaxation time is nonmonotonic and exhibits a peak. This behavior is because that the momentum scattering and the inhomogeneous broadening have different density dependences in the non-degenerate and degenerate regimes. For $p$-type Ga(Mn)As quantum wells, we find that Mn concentration dependence of the spin relaxation time is also nonmonotonic and shows a peak. Differently, this behavior is because that the $s$-$d$ exchange scattering (or the Bir-Aronov-Pikus) mechanism dominates the spin relaxation in the high Mn concentration regime at low (or high) temperature, whereas the DP mechanism determines the spin relaxation in the low Mn concentration regime. The Elliot-Yafet mechanism also contributes the spin relaxation at intermediate temperature. The spin relaxation time due to the DP mechanism increases with Mn concentration due to motional narrowing, whereas those due to the spin-flip mechanisms decrease with Mn concentration, which thus leads to the formation of the peak.... Electron spin relaxation in bulk III-V semiconductors is investigated from a fully microscopic kinetic spin Bloch equation approach where all relevant scatterings, such as, the electron--nonmagnetic-impurity, electron-phonon, electron-electron, electron-hole, and electron-hole exchange (the Bir-Aronov-Pikus mechanism) scatterings are explicitly included. The Elliot-Yafet mechanism is also fully incorporated. This approach offers a way toward thorough understanding of electron spin relaxation both near and far away from the equilibrium in the metallic regime. The dependence of the spin relaxation time on electron density, temperature, initial spin polarization, photo-excitation density, and hole density are studied thoroughly with the underlying physics analyzed. In contrast to the previous investigations in the literature, we find that: (i) In $n$-type materials, the Elliot-Yafet mechanism is {\em less} important than the D'yakonov-Perel' mechanism, even for the narrow band-gap semiconductors such as InSb and InAs. (ii) The density dependence of the spin relaxation time is nonmonotonic and we predict a {\em peak} in the metallic regime in both $n$-type and intrinsic materials. (iii) In intrinsic materials, the Bir-Aronov-Pikus mechanism is found to be negligible compared with the D'yakonov-Perel' mechanism. We also predict a peak in the temperature dependence of spin relaxation time which is due to the nonmonotonic temperature dependence of the electron-electron Coulomb scattering in intrinsic materials with small initial spin polarization. Spin kinetics in $n$-type InAs quantum wells under intense terahertz laser fields is investigated by developing fully microscopic kinetic spin Bloch equations via the Floquet-Markov theory and the nonequilibrium Green's function approach, with all the relevant scattering, such as the electron-impurity, electron-phonon, and electron-electron Coulomb scattering explicitly included. We find that a {\em finite} steady-state terahertz spin polarization induced by the terahertz laser field, first predicted by Cheng and Wu [Appl. Phys. Lett. {\bf 86}, 032107 (2005)] in the absence of dissipation, exists even in the presence of all the scattering. We further discuss the effects of the terahertz laser fields on the spin relaxation and the steady-state spin polarization. It is found that the terahertz laser fields can {\em strongly} affect the spin relaxation via hot-electron effect and the terahertz-field-induced effective magnetic field in the presence of spin-orbit coupling. The two effects compete with each other, giving rise to {\em non-monotonic} dependence of the spin relaxation time as well as the amplitude of the steady state spin polarization on the terahertz field strength and frequency. The terahertz field dependences of these quantities are investigated for various impurity densities, lattice temperatures, and strengths of the spin-orbit coupling. The longitudinal and transversal spin decoherence times, $T_1$ and $T_2$, in semiconductor quantum dots are investigated from equation-of-motion approach for different magnetic fields, quantum dot sizes, and temperatures. Various mechanisms, such as the hyperfine interaction with the surrounding nuclei, the Dresselhaus spin-orbit coupling together with the electron--bulk-phonon interaction, the $g$-factor fluctuations, the direct spin-phonon coupling due to the phonon-induced strain, and the coaction of the electron--bulk/surface-phonon interaction together with the hyperfine interaction are included. The relative contributions from these spin decoherence mechanisms are compared in detail. In our calculation, the spin-orbit coupling is included in each mechanism and is shown to have marked effect in most cases. The equation-of-motion approach is applied in studying both the spin relaxation time $T_1$ and the spin dephasing time $T_2$, either in Markovian or in non-Markovian limit. When many levels are involved at finite temperature, we demonstrate how to obtain the spin relaxation time from the Fermi Golden rule in the limit of weak spin-orbit coupling. However, at high temperature and/or for large spin-orbit coupling, one has to use the equation-of-motion approach when many levels are involved. Moreover, spin dephasing can be much more efficient than spin relaxation at high temperature, though the two only differs by a factor of two at low temperature., Comment: 20 pages, 13 figures, to be published in PRB

In time-resolved Faraday rotation experiments we have detected an inplane anisotropy of the electron spin-dephasing time (SDT) in an $n$--modulation-doped GaAs/Al$_{0.3}$Ga$_{0.7}$As single quantum well. The SDT was measured with magnetic fields of $B\le 1$ T, applied in the $[110]$ and $[1\bar{1}0]$ inplane crystal directions of the GaAs quantum well. For fields along $[1\bar{1}0]$, we have found an up to a factor of about 2 larger SDT than in the perpendicular direction. Fully microscopic calculations, by numerically solving the kinetic spin Bloch equations considering the D'yakonov-Perel' and the Bir-Aronov-Pikus mechanisms, reproduce the experimental findings quantitatively. This quantitative analysis of the data allowed us to determine the relative strengths of Rashba and Dresselhaus terms in our sample. Moreover, we could estimate the SDT for spins aligned in the $[110]$ {\em inplane} direction to be on the order of several nanoseconds, which is up to two orders of magnitude larger than that in the perpendicular {\em inplane} direction., Comment: 4 pages, 4 figures, to be published in PRB

The spin relaxation in a 1D InAs quantum dot with the Rashba spin-orbit coupling under driving THz magnetic fields is investigated by developing the kinetic equation with the help of the Floquet-Markov theory, which is generalized to the system with the spin-orbit coupling, to include both the strong driving field and the electron-phonon scattering. The spin relaxation time can be effectively prolonged or shortened by the terahertz magnetic field depending on the frequency and strength of the terahertz magnetic field. The effect can be understood as the sideband-modulated spin-phonon scattering. We propose a spin filter scheme using a $T$-stub waveguide. By applying a moderate magnetic field at the tip of the sidearm, this device can produce both large electric and spin current. The direction, polarization of the output spin current can be further adjusted electronically by a remote gate which tunes the length of the sidearm. We investigate the effects of the intense terahertz laser field and the spin-orbit coupling on single electron spin in a quantum dot. The laser field and the spin-orbit coupling can strongly affect the electron density of states and can excite a magnetic moment. The direction of the magnetic moment depends on the symmetries of the system, and its amplitude can be tuned by the strength and frequency of the laser field as well as the spin-orbit coupling., Comment: 5 pages, 4 figures, to be published in J. We study the formation and decay of electron-hole droplets in diamonds at both low and high temperatures under different excitations by master equations. The calculation reveals that at low temperature the kinetics of the system behaves as in direct-gap semiconductors, whereas at high temperature it shows metastability as in traditional indirect-gap semiconductors. Our results at low temperature are consistent with the experimental findings by Nagai {\em et al.} [Phys. Rev. B {\bf 68}, 081202 (R) (2003)].
