Abstract

During DRAM capacitor scaling a lot of effort was spent searching for new material stacks to overcome the scaling limitations of the current material stack, such as leakage and sufficient capacitance. In this study, very promising results for a SrTiO3 based capacitor with a record low capacitance equivalent thickness value of 0.2 nm at target leakage current are presented. Due to the material properties of SrTiO3 films (high vacancy concentration and low band gap), which are leading to an increased leakage current, a physical thickness of at least 8 nm is required at target leakage specifications. However, this physical thickness would not fit into an 18 nm DRAM structure. Therefore, two different new approaches to develop a new ZrO2 based DRAM capacitor stack by changing the inter-layer material from Al2O3 to SrO, and the exchange of the top electrode material from TiN to Pt are presented. A combination of these two approaches leads to a capacitance equivalent thickness value of 0.47 nm. Most importantly, the physical thickness of < 5 nm for the dielectric stack is in accordance with the target specifications. Abstract

Abstract: Phosvitin was successfully purified from egg yolks by an NaCl extraction method. When 1.0% of purified phosvitin was incubated with 0.1% of Ca under ileum conditions (pH 7.0, 37 °C), 44.1% of added Ca remained soluble in the supernatant, whereas less than 15% of added Ca was found soluble in the supernatant of the control group with no phosvitin added. Purified phosvitin was subjected to tryptic hydrolysis and examined for its efficiency in enhancing Ca absorption and accumulation in bones of SD rats. The rates of intestinal Ca absorption and its accumulation in bones were significantly higher in the groups in which phosvitin peptides were added in diets, with concentrations of 0.125–0.5%, which were equivalent amounts of 25–100% of the Ca in the diets. Although no significant differences in weights or ash contents of bones were observed, higher values of Ca to ash ratios, as well as bone mineral density and bone mineral content in femurs and tibias of the phosvitin peptides groups, suggested that phosvitin peptides improved bioavailability of Ca and thus increased incorporation of Ca into bones. 14. Stimulation of Various Functions in Murine Peritoneal Macrophages by Glucans Produced by Glucosyltransferases from Streptococcus mutans

Abstract

The glucan that was produced by glucosyltransferases (GTFs) from Streptococcus mutanswas examined for its stimulating functions toward murine peritoneal macrophages. Soluble glucan was obtained by the reaction with cell-free crude GTFs and sucrose, followed by ethanol precipitation, dispersion in water and re-precipitation by ethanol. Soluble glucan, those average molecular weight was about 3×105, was composed of mixture of α-1,6 and α-1,3 linkages in a 3:1 ratio. When 30 and 60 μg/ml of the glucan was incubated with peritoneal macrophages, the lysosomal phosphatase activity was increased in a dose-dependant manner, indicating that soluble glucan may activate macrophages. To examine its effects on the various functions of macrophages, soluble glucan was orally administered daily at a level of 100 mg/kg of body weight to C57BL/6 mice. Significant stimulation of the production of H2O2by the macrophages was observed without any increase in NO production. The production of tumor necrosis factor-α (TNF-α) by the macrophages was also stimulated from 538.73–555.06 pg/ml to 585.73–596.40 pg/ml during 15 days of oral administration of soluble glucan. The cytotoxicity of peritoneal macrophages against B16 tumor cells was significantly enhanced by 25–38% during 15 days of oral administration. These results may indicate that soluble glucan stimulates the immune functions of macrophages.
