Abstract

Freestanding single-crystalline membranes are an important building block for functional electronics. Especially, compounds semiconductor membranes such as III-N and III-V offer great opportunities for optoelectronics, high-power electronics, and high-speed computing. Despite huge efforts to produce such membranes by detaching epitaxial layers from donor wafers, however, it is still challenging to harvest epitaxial layers using practical processes. Here, we demonstrate a method to grow and harvest multiple epitaxial membranes with extremely high throughput at the wafer scale. For this, 2D materials are directly formed on III-N and III-V substrates in epitaxy systems, which enables an advanced remote epitaxy scheme comprised of multiple alternating layers of 2D materials and epitaxial layers that can be formed by a single epitaxy run. Each epilayer in the multi-stack structure is then harvested by layer-by-layer peeling, producing multiple freestanding membranes with unprecedented throughput from a single wafer. Because 2D materials allow peeling at the interface without damaging the epilayer or the substrate, wafers can be reused for subsequent membrane production. Therefore, this work represents a meaningful step toward high-throughput and low-cost production of single-crystal membranes that can be heterointegrated.

Abstract

As promising photovoltaic materials, halide perovskites display large structural modifiability specific to their organic‐inorganic hybrid lattices, thus providing key to unlock many enhanced and novel physical properties. In particular, hybrid perovskites exhibit extraordinary functional responses to mechanical stimulation due to their soft lattices. However, a general pattern describing the evolution of perovskite properties under pressure is missing, rendering such research without theoretical guidance and further the optimization of optoelectronic performance. Here, a framework delineating the pressure‐dependent evolutions of lattice structure, bandgap, and photoluminescence (PL) across four distinct regions in all perovskites assuming 3D and 2D structures is unveiled, accrediting long‐range disorderness to be the common origin of bandgap blueshift, PL annihilation, and structural amorphization. Using such developed model as an instructional guideline, an optical bandgap and luminescent evolutions in quasi‐2D tin(II) iodide perovskites are revealed, where (C4H9NH3)2(CH3NH3)Sn2I7 (C4H9NH3+: butylammonium; CH3NH3+: methylammonium) is found to be the softest perovskite (bulk modulus ≈4.8 GPa) known so far. By meticulously choosing appropriate peak pressure ≈4 GPa, (C4H9NH3)2(CH3NH3)Sn2I7 shows irreversible defect healing (carrier lifetime prolongation from 7 to 22 ns) and permanent PL enhancement upon decompression to ambient condition, signifying practicality of the pressure‐driven behaviors unveiled in this work. Abstract

Layered van der Waals (vdW) dichalcogenides are distinguished by their unique crystal structures and high structural tunability, rendering them suitable for applications in optics and optoelectronics. Despite significant processes, some fundamental questions remain in two-dimensional (2D) vdW dichalcogenides, such as clarifying detailed structure–property relationship and further improving the optoelectronic performance. Herein, by applying pressure to tune the crystal structure in 2D vdW dichalcogenide SiTe2, we realized a five orders of magnitude boost in photocurrent at 8 GPa. Such an enhancement is attributed to bandgap narrowing and an increased carrier concentration. Furthermore, bandgap closing and metallization were observed at 15.4 GPa, further suggesting the significant change of electronic structure upon compression. This study not only elucidates the intriguing pressure-induced behavior of SiTe2 but also paves the way for harnessing the unique pressure-responsive properties of 2D vdW dichalcogenides in advanced optoelectronic systems. Abstract

In order to explore the micro‐pore structure improvement mechanism of multi‐walled carbon nanotubes (MWCNT) on the frost resistance of concrete, five kinds of MWCNT concrete with different contents were prepared and the frost resistance test and mercury intrusion test were carried out. The results show that when the content of MWCNT is 0.1 wt%, the mass loss rate and compressive strength loss rate of concrete after freezing and thawing are 15.97% and 23.85% lower than that of ordinary concrete, respectively, indicating that this content is best amount to improve the frost resistance of concrete in this study. Moreover, 0.1 wt% MWCNT can significantly optimize the internal pore structure of concrete, and the average pore diameter growth rate and harmful pore ratio are 30.1% and 64.45%, respectively, after 200 freeze–thaw cycles. The proportion of more harmful pores has the greatest influence on compressive strength and relative elastic modulus, and the gray correlation degree is more than 0.8. Finally, the mathematical models of compressive strength‐pore parameters and relative dynamic elastic modulus‐pore parameters of MWCNT concrete after freeze–thaw cycle are established considering pore structure parameters and pore size distribution. Abstract

The organic-inorganic hybrid lead trihalide perovskites have been emerging as the most attractive photovoltaic material. As regulated by Shockley-Queisser theory, a formidable materials science challenge for the next level improvement requires further band gap narrowing for broader absorption in solar spectrum, while retaining or even synergistically prolonging the carrier lifetime, a critical factor responsible for attaining the near-band gap photovoltage. Herein, by applying controllable hydrostatic pressure we have achieved unprecedented simultaneous enhancement in both band gap narrowing and carrier lifetime prolongation (up to 70~100% increase) under mild pressures at ~0.3 GPa. The pressure-induced modulation on pure hybrid perovskites without introducing any adverse chemical or thermal effect clearly demonstrates the importance of band edges on the photon-electron interaction and maps a pioneering route towards a further boost in their photovoltaic performance., Comment: 23 pages, 4 figures
