International audience; We have fabricated pentacene-based thin film transistors and analyzed their electrical properties with the help of two-dimensional drift-diffusion simulations which favorably compare with the experimental results. We have set up a model considering the polycrystalline nature of pentacene and the presence of grains and grain boundaries. We show how this model can be applied to different devices with different grain sizes and we analyze the relationship between mobility, grain size and applied gate voltage. On the basis of the simulation results, we can introduce an effective carrier mobility, which accounts for grain-related effects. The comparison between experimental results and simulations allows us to clearly understand the differences in the mobility derived by the analysis of current-voltage curve (as done experimentally by using standard MOSFET theory) and the intrinsic mobility of the organic layer. The effect of the pentacene/oxide interface traps and fixed surface charges has also been considered. The dependence of the threshold voltage on the density and energy level of the trap states has been outlined.

Organic field effect transistor (OFET) and organic based nano-floating gate memory (NFGM) devices are essentially expected to meet emerging technological demands that realizing flexible and wearable electronic devices. The objective of this thesis is to develop and optimize the pentacene OFET and NFGM based on rigid and flexible substrates. First, self-assembled monolayers (SAMs) were used to optimize the OFET, a high mobility of 0.68 cm2V-1S-1 and current on/off ratio ˃106 were obtained. Then, we fabricated single floating gate (SFG) and double floating gate (DFG) memory devices by using gold nanoparticles (Au NPs) and reduced graphene oxide (rGO) sheets as charge trapping layers. In particular, the DFG with PFBT exhibits excellent memory performances, including the large memory window of 51 V, and the stable retention property more than 108 s. Third, we fabricated all organics based OFET and NFGM on kapton flexible substrates with simple fabrication process under low temperature. The large memory window of 23 V was obtained, and the multi-level data storage performance was observed for our flexible NFGM devices. In addition, the bending stability/mechanical stability test present high current on /off ratio ˃105, retention time ˃104, as well as cycling exceed 500 cycles. Based on the experiments results of this work, we highlight the efficient ways to optimize the OFET and fabricate the high performances of flexible NFGM by simple fabrication process.; Depuis la découverte des polymères conducteurs, de nombreuses études ont été menées afin d’utiliser ces nouveaux matériaux semiconducteurs en tant que couche active de composants électroniques. Dans cette thèse nous nous intéressons à deux composants clés de l’électronique organique : Les transistors à effet de champs et les mémoires à nano-grille flottante seront réalisés à la fois sur des substrats rigides et flexibles. Pour l’optimisation de nos dispositifs, nous avons choisi de travailler sur les interfaces. Tout d’abord, des monocouches auto-assemblées SAMs ont été utilisés pour optimiser les interfaces électrode/SCO et diélectrique/SCO de l’OFET : des mobilités de 0.68 cm2V-1S-1 et des rapports on/off ˃106 ont été obtenus. Par la suite, nous avons fabriqué des dispositifs de mémoire à simple grille flottante SFG en utilisant les en nanoparticules (NP) d’or et à double grille flottante DFG en utilisant les NP d’or et des feuillets de graphène comme couches de piégeage de charges. En particulier, les DFG avec PFBT présentent en effet d'excellentes performances (une large fenêtre mémoire de 51 V et un temps de rétention stable et de plus de 108s). Ensuite, nous avons fabriqué tous les dispositifs sur des substrats souples en kapton avec des processus de fabrication simples et à basse température. Ces NFGM flexibles ont été caractérisés et leurs performances mesurées (fenêtre mémoire de 23V). Nous avons également mis en évidence un piégeage multi-niveaux dans les NP. De plus, ces composants ont montré une bonne résistance aux tests de flexibilité et de pliage et une stabilité très satisfaisante (supérieure à 500 cycles).

Organic field effect transistors (OFETs) have huge potential in the applications of future electronics, such as flexible circuits and displays or medical application. However, stability and performances of OFETs need to be improved, so as to reach the real market applications.First objective of this work is to realize air stable OFETs with state of the art performance. To that end, several approaches have been applied with special focus on process simplification. Small molecule, dinaphtho[2,3-b:2',3‘-f]thieno[3,2-b]thiophene (DNTT) has been chosen as the active layer for all devices studies. Metal electrodes in combination with oxide interfacial layers were investigated to decrease the contact resistance, which not only affects eventual mobility that can be achieved but also complicates circuit design. A systematic study was carried out to fabricate high capacitance dielectric layer and passivating the surface with proper interfacial layers. These approaches allowed to obtain high performance OFET on plastic substrate with high mobility (2.4cm2.V-1.s-1), high current on/off ratio (> 106), low threshold voltage and no hysteresis As the second objective, OFET devices were simulated using GoldenGate (with Cadence Virtuoso® environment) to derive relevant parameters, which helped to design amplifier circuit. Finally, passive component (resistance) has been developed and final circuit was realized and characterized., Les transistors organiques à effet de champ (OFETs) ont aujourd’hui des performances qui permettent d’envisager la réalisation de circuits électroniques plus ou moins complexes. Cependant, ces dispositifs doivent encore être améliorés en termes de performance et de stabilité sous air avant d’être commercialisés. Le premier objectif de cette thèse est de réaliser des OFETs stables à l’air avec des performances atteignant l’état de l’art, tout en simplifiant leur procédé de fabrication. Le dinaphtho[2,3-b:2',3'-f]thieno[3,2-b]thiophene (DNTT),petite molécule référence, a été choisie comme couche active des dispositifs pour chaque étude. En insérant une couche interfaciale d’oxyde entre le matériau de contact et le SCO de nos OFETs, une étude a été menée sur la réduction de la résistance de contact, qui affecte la mobilité effective des porteurs de charge mais peut également compliquer l’élaboration de circuits. Dans le but de réaliser des OFETs sur substrats flexibles opérant à de faibles tensions,un travail a été réalisé sur le dépôt d’un diélectrique à forte capacité dont la surface a ensuite été passivée et lissée par un polymère. Les transistors de type p obtenus présentent des performances hautes en termes de mobilité (2,4 cm2.V-1.s-1) et de ratio des courant On/Off (>106) avec une faible tension de seuil et aucune hystérésis. Le second objectif a été de réaliser des simulations sur ces OFETs optimisés avec le logiciel GoldenGate dans l’environnement Cadence Virtuoso®, pour obtenir les paramètres nécessaires à l’élaboration d’un circuit amplificateur. Enfin, des composants passifs (résistances) ont été développés et un circuit détecteur d’amplitude sur substrat flexible a été élaboré et testé.
