3. GeN Underlayer for Segregation-Tolerant Ge-Rich GeSbTe-Based Phase-Change Memory Featuring Low Current, Low SET Drift, and High-Temperature Data Retention

Abstract

In this article, we propose for the first time a Ge-rich GeSbTe stack targeting a segregation- tolerant phase-change memory (PCM) device ensuring high-temperature data retention (HTDR). We co-integrated an optimized GeN underlayer (GeN UL) with a Ge-rich GeSbTe material that is known to trigger phase segregation at temperatures compatible with the back-end-of-line (BEOL) thermal budget. A channel inside the GeN layer is reliably created after the low-voltage initialization step, reducing the active volume rather independently of the cell’s critical dimension. Using statistical results from 4-kb arrays, we demonstrate a 40% programming current reduction with respect to devices without underlayer. Moreover, we present a reduced drift of the low resistance “SET” state, known to affect Ge-rich PCM alloys, and HDTR up to 250 °C. Based on TEM/EDX analyses and TCAD simulations, we show how the combination of a reliable initialization step and the specific properties of our stack led to an innovative Ge/Sb-rich GeSbTe alloy featuring promising performances.

Abstract

International audience; In this work, we present the extensive electrical characterization of 4kb Phase-Change Memory (PCM) arrays based on "Wall" structure and Ge-rich GeSbTe (GST) material, integrating a SiC dielectric with low thermal conductivity surrounding the heater element for enhanced cell thermal efficiency. We investigate the effects of the introduction of such dielectrics on the electrical performances of the device and we provide a promising path to achieve energy-efficient PCM cells supporting our results by electro-thermal TCAD simulations.

Abstract

International audience; We experimentally validated the sub-threshold reading strategy in OxRAM+OTS crossbar arrays for low precision inference in Binarized Neural Networks. In order to optimize the 1S1R sub-threshold current margin, an experimental and theoretical statistical study on HfO$_2$-based 1S1R stacks with various OTS technologies has been performed. Impact of device features (OxRAM RHRS, OTS non-linearity and OTS threshold current) on 1S1R sub-threshold reading is elucidated. Accuracy and power consumption of a Binarized Neural Network designed in 28nm CMOS have been estimated with Monte Carlo simulations. A gain of 3 orders of magnitude in power consumption is demonstrated in comparison with conventional threshold reading strategy, while preserving the same network accuracy.

Abstract

L’articolo affronta la controversa questione della determinazione delle condizioni per la concessione di licenze su brevetti essenziali per l’applicazione di uno standard, evidenziando come si sia rivelata inefficiente la scelta della Commissione UE di affidarla esclusivamente alla privata negoziazione dei termini degli impegni FRAND. Tale sistema ha generato un rilevante contenzioso, spesso affrontato con l’applicazione dell’art. 102 TFUE. Scarso aiuto hanno fornito le indicazioni fornite dalla stessa Commissione con diverse comunicazioni, il cui contenuto viene criticamente esaminato, e la pronuncia della Corte di giustizia sul caso ZTE/Huawei. L’autore è dell’idea che sia venuto il momento per un intervento riformatore, che approdi all’adozione di un atto normativo che favorisca la negoziazione collettiva già in sede di adozione degli standard. The essay addresses the controversial issue of determining the conditions for the granting of licenses on standard essential patents, highlighting how inefficient the choice of the EU Commission to entrust it entirely to the private negotiation of FRAND terms. This system has generated significant litigation, often involving the application of art. 102 TFEU. Little help was provided by the Commission itself in its various communications, the content of which is critically examined, and the ruling of the Court of justice on the ZTE/Huawei case. The author is of the opinion that the time has come for a reforming intervention, leading to the adoption of a legal act that favors collective bargaining already at the time of the adoption of standards.

Abstract

L’Autorità garante della concorrenza e del mercato ha avviato un’offensiva nei confronti delle cooperative di radiotaxi che adottano regole e comportamenti volti a dissuadere i propri soci dall’aderire alle nuove piattaforme digitali di smistamento delle chiamate. Ha così condannato le intese verticali tra cooperative di tassisti nei mercati di Roma e Milano e avviato procedimenti per abuso di posizione dominante e intese orizzontali in altri contesti territoriali. Lo scritto prende spunto dai procedimenti in questione, per svolgere osservazioni sul conflitto tra cooperative e Mytaxi e sulla tutela della concorrenza tra piattaforme e di quella tra tassisti, alla luce del diritto antitrust, della disciplina delle cooperative e di quella in materia di trasporto pubblico locale di persone mediante taxi. The Italian Antitrust Authority has launched an offensive against radiotaxi cooperatives that adopt rules and behaviors aimed at deterring their members from adhering to the new digital call sorting platforms. The IAA thus condemned the vertical agreements between taxi drivers’ cooperatives in the markets of Rome and Milan and initiated proceedings for abuse of a dominant position and cartelization in other territorial contexts. annulled the decisions on vertical agreements. The paper takes cue from the aforementioned proceedings, in order to make observations on the conflict between the cooperatives and Mytaxi and on the protection of competition between platforms and that between taxi drivers, in the light of antitrust law as well as of the regulation of cooperatives and that providing in the field of local public transport of people by taxi.

Abstract

Background: The importance of lung recruitment before surfactant administration has been shown in animal studies. Well designed trials in preterm infants are absent. We aimed to examine whether the application of a recruitment manoeuvre just before surfactant administration, followed by rapid extubation (intubate-recruit-surfactant-extubate [IN-REC-SUR-E]), decreased the need for mechanical ventilation during the first 72 h of life compared with no recruitment manoeuvre (ie, intubate-surfactant-extubate [IN-SUR-E]). Methods: We did a randomised, unblinded, controlled trial in 35 tertiary neonatal intensive care units in Italy. Spontaneously breathing extremely preterm neonates (24 + 0 to 27 + 6 weeks' gestation) reaching failure criteria for continuous positive airway pressure within the first 24 h of life were randomly assigned (1:1) with a minimisation algorithm to IN-REC-SUR-E or IN-SUR-E using an interactive web-based electronic system, stratified by clinical site and gestational age. The primary outcome was the need for mechanical ventilation in the first 72 h of life. Analyses were done in intention-to-treat and per-protocol populations, with a log-binomial regression model correcting for stratification factors to estimate adjusted relative risk (RR). This study is registered with ClinicalTrials.gov, NCT02482766. Findings: Of 556 infants assessed for eligibility, 218 infants were recruited from Nov 12, 2015, to Sept 23, 2018, and included in the intention-to-treat analysis. The requirement for mechanical ventilation during the first 72 h of life was reduced in the IN-REC-SUR-E group (43 [40%] of 107) compared with the IN-SUR-E group (60 [54%] of 111; adjusted RR 0·75, 95% CI 0·57–0·98; p=0·037), with a number needed to treat of 7·2 (95% CI 3·7–135·0). Abstract

BACKGROUND: Although beneficial in clinical practice, the INtubate-SURfactant-Extubate (IN-SUR-E) method is not successful in all preterm neonates with respiratory distress syndrome, with a reported failure rate ranging from 19 to 69 %. One of the possible mechanisms responsible for the unsuccessful IN-SUR-E method, requiring subsequent re-intubation and mechanical ventilation, is the inability of the preterm lung to achieve and maintain an "optimal" functional residual capacity. The importance of lung recruitment before surfactant administration has been demonstrated in animal studies showing that recruitment leads to a more homogeneous surfactant distribution within the lungs. Therefore, the aim of this study is to compare the application of a recruitment maneuver using the high-frequency oscillatory ventilation (HFOV) modality just before the surfactant administration followed by rapid extubation (INtubate-RECruit-SURfactant-Extubate: IN-REC-SUR-E) with IN-SUR-E alone in spontaneously breathing preterm infants requiring nasal continuous positive airway pressure (nCPAP) as initial respiratory support and reaching pre-defined CPAP failure criteria. METHODS/DESIGN: In this study, 206 spontaneously breathing infants born at 24(+0)-27(+6) weeks' gestation and failing nCPAP during the first 24 h of life, will be randomized to receive an HFOV recruitment maneuver (IN-REC-SUR-E) or no recruitment maneuver (IN-SUR-E) just prior to surfactant administration followed by prompt extubation. The primary outcome is the need for mechanical ventilation within the first 3 days of life. Infants in both groups will be considered to have reached the primary outcome when they are not extubated within 30 min after surfactant administration or when they meet the nCPAP failure criteria after extubation. Abstract

Scientific evidence confirms that unhealthy life habits play an important role in the development of many disorders in all age groups. This study evaluated the lifestyles of 445 first-year medical students in Palermo and Caltanissetta (Italy) by using an anonymous self-administered multiple choice questionnaire Approximately 97% of participants believe that a healthy diet is either "very important" or "extremely important" but only 44% follow a healthy diet. Fifty eight percent frequently perform sports/physical activities while eight percent report being sedentary. A peak in alcohol consumption was found to generally occur in one single day of the week. Twelve percent of those interviewed report smoking regularly (14% males vs 11% females) and 23% report using or having made use of cannabinoids (32%males vs 16% females). The percentage of regular smokers who use cannabinoids was found to be 68%. A higher percentage of males with respect to females reports having had occasional sex (29% vs 5%). According to 69% of interviewed students, AIDS is the most frequent sexually transmitted infection (STD). Only 1.6% believe that genital warts are the most frequent STD. These results suggest that implementing pre-university courses regarding lifestyles and how these affect health may positively influence students' life habits and lead them to healthier life styles.
