Efficient doping of semiconductor nanowires remains a major challenge towards the commercialization of nanowire-based devices. In this work we investigate the growth regimes and electrical properties of MBE-grown p- and n-type gallium phosphide nanowires doped with Be and Si respectively. Electrical conductivity of individual nanowires is quantitatively studied via atomic force microscopy supported with numerical analysis. Based on conductivity measurements, we provide growth strategies for achieving the doping level up to 5E18 and 2E19 $cm^{-3}$ for GaP:Si and GaP:Be nanowires respectively, which is high enough to be demanded for technological applications.

Local deformation of atomically thin van der Waals materials provides a powerful approach to create site-controlled chip-compatible single-photon emitters (SPEs). However, the microscopic mechanisms underlying the formation of such strain-induced SPEs are still not fully clear, which hinders further efforts in their deterministic integration with nanophotonic structures for developing practical on-chip sources of quantum light. Here we investigate SPEs with single-photon purity up to 98% created in monolayer WSe$_2$ via nanoindentation. Using photoluminescence imaging in combination with atomic force microscopy, we locate single-photon emitting sites on a deep sub-wavelength spatial scale and reconstruct the details of the surrounding local strain potential. The obtained results suggest that the origin of the observed single-photon emission is likely related to strain-induced spectral shift of dark excitonic states and their hybridization with localized states of individual defects., Comment: 8 pages, 4 figures

The development of nanophotonics systems for the manipulation of the luminescent properties of single quantum emitters is essential for quantum communication and computing. Dielectric nanosystems enable various opportunities for light control through inherent electric and magnetic resonances, however their full potential has not yet been discovered. Here, the emission properties of NV centers in nanodiamonds placed in the near-field zone of silicon nanoresonators are investigated. It is demonstrated experimentally that the spontaneous emission rate of single NV centers in 50 nm nanodiamonds can be modified by their coupling to spherical nanoantennas, reducing the mode of the lifetime distribution by approximately 2 times from 16 ns to 9 ns. It is also shown that the collected intensity of photoluminescence emission from the multiple NV centers in 150 nm nanodiamond coupled to a cylindrical nanoantenna is increased by more than 50% compared to the intensity from the same nanodiamond on a bare substrate

We present experimental data and computational analysis of the formation of GaN nanowires on graphene virtual substrates. We show that GaN nanowires on graphene exhibit nitrogen polarity. We employ the DFT-based computational analysis to demonstrate that among different possible configurations of Ga and N atoms only the N-polar one is stable. We suggest that polarity discrimination occurs due to the dipole interaction between the GaN nanocrystal and $\pi$-orbitals of the graphene sheet., Comment: 21 pages, 5 figures, J. Mater. Chem. Meta-optics based on optically-resonant dielectric nanostructures is a rapidly developing research field with many potential applications. Halide perovskite metasurfaces emerged recently as a novel platform for meta-optics, and they offer unique opportunities for control of light in optoelectronic devices. Here we employ the generalized Kerker conditions to overlap electric and magnetic Mie resonances in each meta-atom of MAPbBr3 perovskite metasurface and demonstrate broadband suppression of reflection down to 4%. We reveal also that metasurface nanostructuring is also beneficial for the enhancement of photoluminescence. Our results may be useful for applications of nanostructured halide perovskites in photovoltaics and semi-transparent multifunctional metadevices where reflection reduction is important for their high efficiency.

This work proposes new chemical and mechanical materials and techniques for III-V semiconductor NW/silicone membrane formation and optoelectronic device fabrication. Molecular beam epitaxy (MBE)-synthesized n-, p- and i-GaP NWs were encapsulated by introduced G-coating method into synthesized polydimethylsiloxane-graft-polystyrene and released from the Si growth substrate. The fabricated membranes were contacted with different materials including single-walled carbon nanotubes or ferrocenyl-containing polymethylhydrosiloxane with and without multi-walled carbon nanotubes doping. The electrical connection of the fabricated membranes was verified by electron beam induced current (EBIC) spectroscopy. Nanoantennas for highly efficient excitation and manipulation of surface waves at nanoscale are key elements of compact photonic circuits. However, previously implemented designs employ plasmonic nanoantennas with high Ohmic losses, relatively low spectral resolution, and complicated lithographically made architectures. Here we propose an ultracompact and simple dielectric nanoantenna (silicon nanosphere) allowing for both directional launching of surface plasmon polaritons on a thin gold film and their demultiplexing with a high spectral resolution. We show experimentally that mutual interference of magnetic and electric dipole moments supported by the dielectric nanoantenna results in opposite propagation of the excited surface waves whose wavelengths differ by less than 50 nm in the optical range. Broadband reconfigurability of the nanoantennas operational range is achieved simply by varying the diameter of the silicon sphere. Moreover, despite subwavelength size ($<\lambda/3$) of the proposed nanoantennas, they demonstrate highly efficient and directional launching of surface waves both in the forward and backward directions with the measured front-to-back ratio having a contrast of almost two orders of magnitude within a 50 nm spectral band. Optical metasurfaces have great potential to form the platform for manipulation of surface waves. A plethora of advanced surface-wave phenomena utilizing negative refraction, self-collimation and channeling of 2D waves can be realized through on-demand engineering of dispersion properties of a periodic metasurface. In this letter, we report on the first-time direct experimental polarization-resolved measurement of dispersion of 2D optical plasmons supported by an anisotropic metasurface. We demonstrate that a subdiffractive array of strongly coupled resonant anisotropic plasmonic nanoparticles supports unusual optical surface waves with mixed TE- and TM-like polarizations. With the assistance of numerical simulations we identify dipole and quadrupole dispersion bands. The shape of isofrequency contours changes drastically with frequency exhibiting nontrivial transformations of their curvature and topology that is consistently confirmed by the experimental data. By revealing polarization degree of freedom for surface waves, our results open new routes for designing of planar on-chip devices for surface photonics.

Various clusters of metallic or dielectric nanoparticles can exhibit sharp Fano resonances originating from at least two modes interference of different spectral width. However, for practical applications such as biosensing or nonlinear nanophotonics, the fine-tuning of the Fano resonances is generally required. Here, we propose and demonstrate a novel type of hybrid oligomers consisting of asymmetric metal-dielectric (Au/Si) nanoparticles with a sharp Fano resonance in visible range, which has a predominantly magnetic origin. We demonstrate both, numerically and experimentally, that such hybrid nanoparticle oligomers allow fine-tuning of the Fano resonance via fs-laser induced melting of Au nanoparticles at the nanometer scale. We show that the Fano resonance wavelength can be changed by fs-laser reshaping very precisely (within 15~nm) being accompanied by a reconfiguration of its profile.

Enhancement of optical response with high-index dielectric nanoparticles is attributed to the excitation of their Mie-type magnetic and electric resonances. Here we study Raman scattering from crystalline silicon nanoparticles and reveal that magnetic dipole modes have much stronger effect on the scattering than electric modes of the same order. We demonstrate experimentally a 140-fold enhancement of Raman signal from individual silicon spherical nanoparticles at the magnetic dipole resonance. Our results confirm the importance of the optically-induced magnetic response of subwavelength dielectric nanoparticles for enhancing light-matter interactions.

Hybrid nanophotonics based on metal-dielectric nanostructures unifies the advantages of plasmonics and all-dielectric nanophotonics providing strong localization of light, magnetic optical response and specifically designed scattering properties. Here we demonstrate a novel approach for fabrication of ordered hybrid nanostructures via femtosecond laser melting of asymmetrical metal-dielectric (Au-Si) nanoparticles created by lithographical methods. The approach allows selective reshaping of the metal components of the hybrid nanoparticles without affecting dielectric ones. We apply the developed approach for tuning of the hybrid nanostructures scattering properties in the visible range. Dewetting of thin metal films is one of the most widespread method for functional plasmonic nanostructures fabrication. However, simple thermal-induced dewetting does not allow to control degree of nanostructures order without additional lithographic process steps. Here we propose a novel method for lithography-free and large-scale fabrication of plasmonic nanostructures via controllable femtosecond laser-induced dewetting. The method is based on femtosecond laser surface pattering of a thin film followed by a nanoscale hydrodynamical instability, which is found to be very controllable under specific irradiation conditions. We achieve control over degree of nanostructures order by changing laser irradiation parametrs and film thickness. We propose a novel approach for efficient tuning of optical properties of a high refractive index subwavelength nanoparticle with a magnetic Mie-type resonance by means of femtosecond laser irradiation. This concept is based on ultrafast photo-injection of dense (>10^20 cm^-3) electron-hole plasma within such nanoparticle, drastically changing its transient dielectric permittivity. This allows to manipulate by both electric and magnetic nanoparticle responses, resulting in dramatic changes of its scattering diagram and scattering cross section. We experimentally demonstrate 20 % tuning of reflectance of a single silicon nanoparticle by femtosecond laser pulses with wavelength in the vicinity of the magnetic dipole resonance. A novel method for single-step, lithography-free, and large-scale laser writing of nanoparticle-based plasmonic structures has been developed. Changing energy of femtosecond laser pulses and thickness of irradiated gold film it is possible to vary diameter of the gold nanoparticles, while the distance between them can be varied by laser scanning parameters. This method has an advantage over the most previously demonstrated methods in its simplicity and versatility, while the quality of the structures is good enough for many applications. In particular, resonant light absorbtion/scattering and surface-enhanced Raman scattering have been demonstrated on the fabricated nanostructures.

We suggest a new class of hyperbolic metamaterials for THz frequencies based on multilayer graphene structures. We calculate the dielectric permittivity tensor of the effective nonlocal medium with a periodic stack of graphene layers and demonstrate that tuning from elliptic to hyperbolic dispersion can be achieved with an external gate voltage. We reveal that such graphene structures can demonstrate a giant Purcell effect that can be used for boosting the THz emission in semiconductor devices. Tunability of these structures can be enhanced further with an external magnetic field which leads to the unconventional hybridization of the TE and TM polarized waves.

The above question is frequently asked by theorists who are interested in graphene as a model system, especially in context of relativistic quantum physics. We offer an experimental answer by describing electron transport in suspended devices with carrier mobilities of several 10^6 cm^2V^-1s^-1 and with the onset of Landau quantization occurring in fields below 5 mT. The observed charge inhomogeneity is as low as \approx10^8 cm^-2, allowing a neutral state with a few charge carriers per entire micron-scale device. Above liquid helium temperatures, the electronic properties of such devices are intrinsic, being governed by thermal excitations only. This yields that the Dirac point can be approached within 1 meV, a limit currently set by the remaining charge inhomogeneity. No sign of an insulating state is observed down to 1 K, which establishes the upper limit on a possible bandgap.
