We study theoretically the emission and lasing properties of a single nanoshell spaser nanoparticle with an active core and a plasmonic metal shell. Using time-dependent equations for the gain medium and metal, we calculate the lasing threshold through an instability analysis. Below threshold, the nanoshell acts as an optical amplifier when excited by an external probe field, while above threshold, it enters a regime of autonomous lasing. At the gain threshold, the lasing starts at one frequency, typically a plasmon resonance of the nanoparticle. With increasing gain, the emission then broadens to additional frequencies. This result contrasts with previous findings reporting only a single emission wavelength above threshold. We also compute the full spectrum and linewidth of the nanolaser, revealing strong frequency shifts and an asymmetrical lineshape. Finally, we demonstrate that the emission line can be tuned across the visible spectrum by modifying the aspect ratio of the nanoshell. [ABSTRACT FROM AUTHOR]

The inorganic-organic hybrid perovskites are of great interest for potential applications in high-performance optoelectronic devices, such as solar cells, lasers, and photodetectors. Here we design a perovskite-based hybrid plasmonic waveguide where the perovskite nanowire is separated from the silver substrate by a low-index MgF2 layer. The modal properties of the proposed waveguide and its potential application as nano-lasers are fully investigated by using the finite element method. The results show that the hybrid mode has the low propagation loss and high figure of merit. Specially, low gain thresholds less than 0.1 μm− 1 as well as Purcell factors over 13 are achieved with the optimized structure parameters at the wavelength of 1550 nm. The proposed waveguide may be beneficial to the development of low-threshold nano-laser devices and promote other applications in nanophotonics. [ABSTRACT FROM AUTHOR]

In this paper, we propose using a chaotic system composed of nanolasers (NLs) as a physical entropy source. Combined with post-processing technologies, this system can produce high-quality physical random number sequences. We investigated the parameter range for achieving time-delay signature (TDS) concealment in the chaotic system. This study demonstrates that NLs exhibit noticeable TDS only under optical feedback. As mutual injection strength between the master NLs (MNLs) increases, the TDS of the MNLs is gradually suppressed until they are completely concealed. Compared to MNLs, the slave NL (SNL) exhibits better TDS suppression performance. Additionally, we investigated the chaotic and highly unpredictable regions of the SNL, demonstrating that high-quality chaotic signals can be produced over a wide range of parameters. Using TDS hidden and highly unpredictable chaotic signals as the source of random entropy, the effects of different post-processing techniques on random number extraction were compared. The results indicate that effective post-processing can enhance the unpredictability of the random sequence. Deeply subwavelength lasers (or nanolasers) are highly demanded for compact on-chip bioimaging and sensing at the nanoscale. One of the main obstacles for the development of single-particle nanolasers with all three dimensions shorter than the emitting wavelength in the visible range is the high lasing thresholds and the resulting overheating. Here we exploit exciton-polariton condensation and mirror-image Mie modes in a cuboid CsPbBr3 nanoparticle to achieve coherent emission at the visible wavelength of around 0.53 μm from its ultra-small (≈0.007 μm3 or ≈λ3/20) semiconductor nanocavity. The polaritonic nature of the emission from the nanocavity localized in all three dimensions is proven by direct comparison with corresponding one-dimensional and two-dimensional waveguiding systems with similar material parameters. Such a deeply subwavelength nanolaser is enabled not only by the high values for exciton binding energy (≈35 meV), refractive index (>2.5 at low temperature), and luminescence quantum yield of CsPbBr3, but also by the optimization of polaritons condensation on the Mie resonances with quality factors improved by the metallic substrate. Moreover, the key parameters for optimal lasing conditions are intermode free spectral range and phonons spectrum in CsPbBr3, which govern polaritons condensation path. Such chemically synthesized colloidal CsPbBr3 nanolasers can be potentially deposited on arbitrary surfaces, which makes them a versatile tool for integration with various on-chip systems.

Lasers are ubiquitous for information storage, processing, communications, sensing, biological research and medical applications. To decrease their energy and materials usage, a key quest is to miniaturise lasers down to nanocavities. Obtaining the smallest mode volumes demands plasmonic nanocavities, but for these, gain comes from only a single or few emitters. Until now, lasing in such devices was unobtainable due to low gain and high cavity losses. Here, we demonstrate a form of 'few emitter lasing' in a plasmonic nanocavity approaching the single-molecule emitter regime. The few-emitter lasing transition significantly broadens, and depends on the number of molecules and their individual locations. We show this non-standard few-emitter lasing can be understood by developing a theoretical approach extending previous weak-coupling theories. This paper presents a chaotic system based on novel semiconductor nanolasers (NLs), systematically analyzing its chaotic region and investigating the influence of key parameters on the unpredictability of chaotic output. This study found that under optical feedback conditions, NLs generate chaos across a wide range of feedback parameters, with the highly unpredictable region completely overlapping with the chaotic region. Further injection into the slave lasers enhances the chaotic output, expanding the range of unpredictability. Additionally, we analyzed the impact of internal parameter mismatch on the complexity of chaotic signals and found it to be similar to the scenario when parameters are matched. Using this chaotic system as an entropy source, we constructed a random number generator (RNG) and investigated the effects of internal parameters mismatch and differences in the injection parameters on the generator's performance. The simulation results show that the RNG performs well under different parameter settings, and the generated random sequences pass all random number tests successfully. Therefore, this chaotic system can yield a high-complexity chaotic light source with appropriate parameter selection, and when combined with effective post-processing, it can generate high-quality random numbers. Nanolasers are the essential components of modern photonic chips due to their low power consumption, high energy efficiency and fast modulation. As nanotechnology has advanced, researchers have proposed a number of nanolasers operating at both wavelength and sub-wavelength scales for application as light sources in photonic chips. Despite the advances in chip technology, the quality of the optical cavity, the operating threshold and the mode of operation of the light source still limit its advanced development. Ensuring high-performance laser operation has become a challenge as device size has been significantly reduced. A potential solution to this problem is the emergence of a novel optical confinement mechanism using photonic topological insulator lasers. In addition, gain media materials with perovskite-like properties have shown great potential for lasers, a role that many other gain materials cannot fulfil. When combined with topological laser modes, perovskite materials offer new possibilities for the operation and emission mechanism of nanolasers. This study introduces the operating mechanism of topological lasers and the optical properties of perovskite materials. It then outlines the key features of their combination and discusses the principles, structures, applications and prospects of perovskite topological lasers, including the scientific hurdles they face. However, there is a lack of in-depth research into the high-quality chaotic output of NLs and their applications in chaotic secure communications. In this paper, we make the NLs generate broadband chaotic signals whose time-delay signatures (TDS) are completely hidden by a phase conjugate feedback structure. And in the two-channel communication scheme, we make the NLs achieve a combination of a low-latency high degree of synchronization and two-channel transmission technique, which enhances the security of message encryption and decryption. We also investigate the effects of system parameters, Purcell factor F , spontaneous emission coupling factor β , and bias current I on the TDS, as well as the effects of parameter mismatch and injection parameters on chaos synchronization and message recovery. The results show that the phase conjugate feedback-based NLs can achieve the suppression of the TDS within a certain parameter range, and it can achieve high-quality synchronization and enhance the security of chaotic communication under appropriate injection conditions. The principle of detailed balance states that objects efficiently emitting radiation at a specific wavelength also efficiently absorb radiation at the same wavelength. This principle presents challenges for the design and performance of photonic devices, including solar cells, nanoantennas, and lasers. A design that successfully integrates the properties of an efficient emitter in one state and invisibility in another state is essential for various applications. In this work, we propose a novel nanolaser design based on a semiconductor nanoparticle with gain enveloped by a phase transition material that enables switching between lasing and cloaking (nonscattering) states at the same operating frequency without modifying the pumping conditions. We thoroughly investigate the operational characteristics of the nanolaser to ensure optimal performance. Our nanolaser design can function with both optical and electric pumping and exhibits the features of a thresholdless laser due to its high beta-factor and strong Purcell enhancement in the tightly confined Mie resonance mode. Additionally, we develop a reconfigurable metasurface comprising lasing-cloaking metaatoms capable of transitioning from lasing to a nonscattering state in a fully reversible manner.

The metal‒semiconductor heterojunction is imperative for the realization of electrically driven nanolasers for chip‐level platforms. Progress in developing such nanolasers has hitherto rarely been realized, however, because of their complexity in heterojunction fabrication and the need to use noble metals that are incompatible with microelectronic manufacturing. Most plasmonic nanolasers lase either above a high threshold (101‒103 MW cm−2) or at a cryogenic temperature, and lasing is possible only after they are removed from the substrate to avoid the large ohmic loss and the low modal reflectivity, making monolithic fabrication impossible. Here, for the first time, record‐low‐threshold, room‐temperature ultraviolet (UV) lasing of plasmon‐coupled core‒shell nanowires that are directly grown on silicon is demonstrated. The naturally formed core‒shell metal‒semiconductor heterostructure of the nanowires leads to a 100‐fold improvement in growth density over previous results. This unprecedentedly high nanowire density creates intense plasmonic resonance, which is outcoupled to the resonant Fabry‒Pérot microcavity. By boosting the emission strength by a factor of 100, the hybrid photonic‒plasmonic system successfully facilitates a record‐low laser threshold of 12 kW cm−2 with a spontaneous emission coupling factor as high as ≈0.32 in the 340‒360 nm range. Ice accumulation on brass surfaces can lead to heat transfer inefficiency, equipment degradation, and potential accidents. To address this issue, superhydrophobic surface technology is utilized. This work aims to develop superhydrophobic nanostructured brass surfaces using the combination of nanolaser ablation and the deposition of silica nanoparticles to achieve the anti-icing property. Four distinct types of brass surfaces namely, the bare surface (BS), the lasered surface (LS), the coated surface (CS), and the coated-lasered surface (CLS) were prepared. The anti-icing performances of the fabricated samples including the effects of the surface structure, the droplet size, and the surface temperature were investigated and evaluated. The results showed that the delayed icing time increased with the increases in the apparent contact angle, the droplet size, and the surface temperature. When the apparent contact angle increased, the contact area between the droplet and the cooling substrate reduced, leading to the longer delayed icing time. With the deposition of silica nanoparticles and nanolaser treatment, CLS achieved the greatest apparent contact angle of 164.5°, resulting in the longest delayed icing time under all experimental conditions. The longest delayed icing time on CLS recorded in this study was 2584 s, which was 575%, 356%, and 27% greater than those on BS, LS, and CS, respectively. The study also revealed that the surface structure played a more crucial role in achieving the anti-icing property when compared to the surface temperature or the droplet size. The shortest delayed icing time on CLS at the lowest surface temperature and at the smallest droplet size was longer than those on BS and LS at all conditions. The results were also discussed in relation to a heat transfer model. The findings of this research can serve as an avenue for advancing knowledge on heat transfer enhancement and energy efficiency. Historically, nanoscience research has been centered around three classes of nanoscale building blocks based on their dimensionalities: C60 & quantum dot (0-dimensional, 0D), nanotube and nanowire (1D), graphene and 2D materials (2D). After almost three decades of active research, semiconductor nanowires have been established as one of the key building blocks in nanoscience and technology, with vibrant subfields including nanoelectronics, nanophotonics, thermoelectrics, energy conversion and storage. Here I present some of my personal reflections and perspective in this very active research field with a particular focus on the future development of nanowire nanolasers and nanowire photochemical diodes.

Optical antennas play an important role in optical field manipulation. Among them, nanoscale bowtie antennas have been extensively studied for its high confinement and enhancement. In this mini-review, we start with a brief introduction of bowtie antennas and underlying physics. Then we review the applications with respect to optically and electrically excited nanoscale bowtie antennas. Optically driven bowtie antennas enable a set of optical applications such as near-field imaging/trapping, nonlinear response, nanolithography, photon generation and detection. Finally, we put emphasis on the principle and applications of electrically driven bowtie antennas, an emerging method of generating ultrafast and broadband tunable nanosources. In a word, nanoscale bowtie antennas still have great potential research value to explore.

We designed a novel perovskite plasmonic nanolaser based on a semiconductor–graphene–insulator–metal (SGIM) structure in the visible region, and the graphene is placed between an inorganic CsPbBr3 nanowire and a semi-circular silver ridge substrate deposited with silicon dioxide (SiO2). Based on the finite element method, the influences of the graphene thickness and CsPbBr3 nanowire radius on the mode characteristics and electric field distribution of the hybrid plasmonic waveguide were investigated. We obtained the optimal structure parameter of the hybrid plasmonic waveguide, which could achieve a low gain threshold of 0.72 μm−1 in the visible region. Furthermore, compared to a gold or copper bridge substrate, the plasmonic waveguide based on the sliver bridge substrate exhibited a smaller propagation loss and larger propagation distance, leading to a lower gain threshold. Plasmonic nanolasers, which are promising coherent light sources for integrated photonics, super-resolution imaging, and ultrasensitive sensing applications, face the challenge of high thresholds due to inherent losses in plasmonic nanocavities. While considerable efforts have been made to improve the Q factor, typically quantified by the full width at half maximum (FWHM), intensity (ΔI) is another critical feature of plasmonic resonance. However, the combined influence of both the Q factor and resonance intensity of a plasmonic nanocavity on nanolasing threshold has not been sufficiently explored, as experimentally controlling one variable while keeping the other constant is challenging. Here, an ultra-low threshold plasmonic nanolaser is demonstrated by systematically optimizing the plasmonic nanocavity. By carefully controlling both the FWHMs and resonance intensities of the plasmonic resonators, a record low threshold of 2.6 µJ cm -2 for a dye-based nanolaser is achieved at room temperature- an order of magnitude lower than previous records. In addition, nanolasing under continuous-wave (CW) excitation is reported at room temperature gained by the same dye molecule. Plasmonic lasers have traditionally been built on flat metal substrates. Here, we introduce substrate-free plasmonic lasers created by coating semiconductor particles with an optically thin layer of noble metal. This architecture supports plasmonic "hinge" modes highly localized along the particle's edges and corners, exhibiting Purcell factors exceeding 100 and Q-factors of 15-20 near the plasmon resonance frequency. We demonstrate hinge-mode lasing in submicron CsPbBr 3 perovskite cubes encapsulated with conformal 15-nm-thick gold shells. The lasing is achieved with 480-nm nanosecond pumping at 10 pJ/μm 2 through the translucent gold layer, producing a line width of 0.6 at 538 nm. Their rapidly decaying evanescent fields outside the gold coating show distinct sensitivities to long- and short-range external perturbations. Our results suggest the potential of these novel laser modes for sensing and imaging applications.

Historically, nanophotonics deals with a control of light at the nanoscale being closely connected with the rapid advances in plasmonics – the physics of surface plasmon polaritons supported by metal–dielectric interfaces. Properly engineered nanostructures allow the subwavelength propagation of light and its strong confinement in nanowaveguides and nanocavities, making possible the field enhancement and lasing. Spaser was suggested as a special type of nanolaser with a very small footprint that can be modulated quickly thus becoming a good candidate for on-chip optical data processing. However, recent developments in the physics of high-index dielectric nanoparticles and resonant dielectric metasurfaces allowed to advance the field of nanophotonics and introduce novel nonplasmonic nanostructures and nanolasers empowered by topology and interference effects. Here we present first some examples of experimentally realized spasers, and then discuss the recent developments in the cutting-edge high-index dielectric nanostructures employed for nonplasmonic nanolasers based on Mie resonances, anapole states, bound states in the continuum, and the physics of topological phases.

This essay is my reminiscences of many interesting discussions I had with Mark Stockman over the years, mostly around the spaser, its meaning, and its relationship with plasmonic nanolasers.

We present a nanoscale laser based on an asymmetric guided-mode resonance (AGMR) structure. The AGMR creates hybrid resonant modes, which consist of the newly generated quasi-bound states in the continuum (quasi-BICs) and the intrinsic GMR mode. By modifying the structural parameters, the GMR and quasi-BICs modes can be matched with the pump and emission wavelengths of the gain medium, respectively. Therefore, high-intensity near fields of the GMR as the resonant optical pumping mode and high quality (Q) factor of the quasi-BICs as the resonant-emitting mode jointly contribute to the low-threshold lasing behavior. The finite-difference time-domain method is used to analyze the lasing characteristics, and a threshold of 14.2 μJ/cm2 is obtained, which is approximately ten times lower than that of a single-coupled mode laser. By adjusting the asymmetry parameters and fill factor of the grating, the threshold can be further reduced to 8.9 μJ/cm2. Additionally, we have also studied the feasibility of the AGMR structure by adjusting the simulation boundary conditions from periodic to perfectly matched layer to simulate a finite-sized structure. The findings provide a new way to excite hybrid modes, opening up possibilities for applications that demand highly confined fields and high Q-factors. • A quasi-BIC nanoscale laser based on guided-mode resonance structure is proposed. • Asymmetric and composite grating is introduced to excite the quasi-BICs resonance. • The lasing threshold is reduced by double matching of the GMR and quasi-BICs mode. • Lasing performance can be optimized by adjusting the structural parameters. • The effect of the number of grating periods on the lasing threshold is discussed. Owing to the high contrast of the refractive indices at the end facets of a nanowire, lasing emission can be achieved in an individual nanowire without external, reflected feedback. However, the reflection provided by the end facet is not high enough to lower the threshold gain, especially for nanowires with smaller diameters. This work proposes a novel structure of nanowire laser partially sandwiched in double Ag gratings. Compared to a nanowire with a single metal grating or without a grating, the parallel double metal gratings play the reflector role with higher reflectivity to enhance the round-trip feedback and reduce the threshold gain. The reflective properties are calculated using the finite elements method. Simulation results show that a high reflectivity of more than 90% can be achieved when the number of periods is more than 8. The reflectivity of double gratings is 2.4 times larger than that of the nanowire end facet for large nanowire diameters. When the nanowire has a small diameter of 150 nm, the reflectivity of double gratings is 17 times larger than that of the nanowire end facet. Compared to a single grating, the reflective performance of double gratings is much better. Owing to the highly reflective properties of the double gratings, nanowires partially sandwiched in the double gratings can realize lasing emission at a very low threshold gain, and the period of the grating can be very short to benefit on-chip interconnection systems. Over the last five years, inorganic lead halide perovskite nanowires have emerged as prospective candidates to supersede standard semiconductor analogs in advanced photonic designs and optoelectronic devices. In particular, CsPbX3 (X = Cl, Br, I) perovskite materials have great advantages over conventional semiconductors such as defect tolerance, highly efficient luminescence, and the ability to form regularly shaped nano- and microcavities from solution via fast crystallization. However, on the way of electrically pumped lasing, the perovskite nanowires grown on transparent conductive substrates usually suffer from strong undesirable light leakage increasing their threshold of lasing. Here, we report on the integration of CsPbBr3 nanowires with nanostructured indium tin oxide substrates possessing near-unity effective refractive index and high conductivity by using a simple wet chemical approach. Surface passivation of the substrates is found out to govern the regularity of the perovskite resonators’ shape. The nanowires show room-temperature lasing with ultrahigh quality factors (up to 7860) which are up to four times higher than that of similar structures on a flat indium tin oxide layer, resulting in more than twofold reduction of the lasing threshold for the nanostructured substrate. Numerical modeling of eigenmodes of the nanowires confirms the key role of low-refractive-index substrate for improved light confinement in the Fabry–Pérot cavity which results in superior laser performance.

Ice accumulation on brass surfaces can lead to heat transfer inefficiency, equipment degradation, and potential accidents. To address this issue, superhydrophobic surface technology is utilized. This work aims to develop superhydrophobic nanostructured brass surfaces using the combination of nanolaser ablation and the deposition of silica nanoparticles to achieve the anti-icing property. Four distinct types of brass surfaces namely, the bare surface (BS), the lasered surface (LS), the coated surface (CS), and the coated-lasered surface (CLS) were prepared. The anti-icing performances of the fabricated samples including the effects of the surface structure, the droplet size, and the surface temperature were investigated and evaluated. The results showed that the delayed icing time increased with the increases in the apparent contact angle, the droplet size, and the surface temperature. When the apparent contact angle increased, the contact area between the droplet and the cooling substrate reduced, leading to the longer delayed icing time. With the deposition of silica nanoparticles and nanolaser treatment, CLS achieved the greatest apparent contact angle of 164.5°, resulting in the longest delayed icing time under all experimental conditions. The longest delayed icing time on CLS recorded in this study was 2584 s, which was 575%, 356%, and 27% greater than those on BS, LS, and CS, respectively. The study also revealed that the surface structure played a more crucial role in achieving the anti-icing property when compared to the surface temperature or the droplet size. The shortest delayed icing time on CLS at the lowest surface temperature and at the smallest droplet size was longer than those on BS and LS at all conditions. The results were also discussed in relation to a heat transfer model. The findings of this research can serve as an avenue for advancing knowledge on heat transfer enhancement and energy efficiency.

Results from the electromagnetic modeling of the threshold conditions of hybrid plasmon modes of a laser based on a silver nanotube with an active core and covered with an active shell are presented. We study the modes of such a nanolaser that have their emission wavelengths in the visible-light range. Our analysis uses the mathematically grounded approach called the lasing eigenvalue problem (LEP) for the set of the Maxwell equations and the boundary and radiation conditions. As we study the modes exactly at the threshold, there is no need to invoke nonlinear and quantum models of lasing. Instead, we consider a laser as an open plasmonic resonator equipped with an active region. This allows us to assume that at threshold the natural-mode frequency is real-valued, according to the situation where the losses, in the metal and for the radiation, are exactly balanced with the gain in the active region. Then the emission wavelength and the associated threshold gain can be viewed as parts of two-component eigenvalues, each corresponding to a certain mode. In the configuration considered, potentially there are three types of modes that can lase: the hybrid localized surface plasmon (HLSP) modes of the metal tube, the core modes, and the shell modes. The latter two types can be kept off the visible range in thin enough configurations. Keeping this in mind, we focus on the HLSP modes and study how their threshold gain values change with variations in the geometrical parameters of the nanotube, the core, and the shell. It is found that essentially a single-mode laser can be designed on the difference-type HLSP mode of the azimuth order m = 1, shining in the orange or red spectral region. Furthermore, the threshold values of gain for similar HLSP modes of order m = 2 and 3 can be several times lower, with emission in the violet or blue parts of the spectrum.

Owing to the high contrast of the refractive indices at the end facets of a nanowire, lasing emission can be achieved in an individual nanowire without external, reflected feedback. However, the reflection provided by the end facet is not high enough to lower the threshold gain, especially for nanowires with smaller diameters. This work proposes a novel structure of nanowire laser partially sandwiched in double Ag gratings. Compared to a nanowire with a single metal grating or without a grating, the parallel double metal gratings play the reflector role with higher reflectivity to enhance the round-trip feedback and reduce the threshold gain. The reflective properties are calculated using the finite elements method. Simulation results show that a high reflectivity of more than 90% can be achieved when the number of periods is more than 8. The reflectivity of double gratings is 2.4 times larger than that of the nanowire end facet for large nanowire diameters. When the nanowire has a small diameter of 150 nm, the reflectivity of double gratings is 17 times larger than that of the nanowire end facet. Compared to a single grating, the reflective performance of double gratings is much better. Owing to the highly reflective properties of the double gratings, nanowires partially sandwiched in the double gratings can realize lasing emission at a very low threshold gain, and the period of the grating can be very short to benefit on-chip interconnection systems.

Abstract A hybrid channel plasmon nanowire laser based on GaAs/AlGaAs core-shell semiconductor nanowire and silver V-groove is proposed. The laser structure has potential capability of integrating with plasmonic waveguides, using channel plasmon-polariton modes in V-groove plasmonic waveguides. Guiding and lasing properties are numerically calculated using finite elements method. From the theoretical results, the laser could support guiding mode with a smallest diameter of 40 nm. Lasing emission could happen at a relatively low threshold around 2000 cm− 1 when the diameter is larger than 140 nm. A quite large Purcell factor of 180 could be achieved to enhance the spontaneous emission rate.

Subject and purpose. The subject of the paper is superradiation of nanolasers and its process of quantum dot formation, increased concentration of nonequilibrium charge carriers, as well as physical principles of nanolasers operation with superradiation in telecommunication systems. The purpose of the work is to substantiate the possibility of using nanoscale lasers in the regime of superradiance and devices based on them to solve problems of transmission of high-speed optical information signals and tasks of stabilization of the radiation frequency. Methods and methodology. Several types of nanolasers have been reviewed. It was determined that despite the creation of a number of designs, a general theory of stabilizing the parameters of nanolaser radiation is not developed, which is a deterrent to the development of this type of lasers and their practical application. To use nanolasers in information-measuring procedures, the problems of stabilizing the radiation frequency, obtaining pulses of a predetermined duration (of femtosecond order), and the peak power must be solved. To provide pulsed radiation with the necessary parameters, the authors propose to use the superradiance regime previously discovered in semiconductor heterostructures and expressed in a sharp increase in the radiation power. The analysis of the conditions for the formation of superradiance in the domain structure of semiconductors is based on the theoretical model for describing the concentration of nonequilibrium carriers (electrons and holes) in the active region of the laser. Results. The process of the appearance of superradiation in nanolasers and the possibility of using this effect are considered. It is proved that highpower femtosecond pulses are formed in nanolasers with superradiance. Conclusions. The results of the conducted studies substantiate the possibility and prospect of using nanolasers in the regime of superradiation and devices based on them for the transmission of high-speed optical information signals, the creation of new optical frequency standards and photonics devices. Their application will contribute to the development of nanometrology, nanotechnology, information and other technologies. Calculations have been performed to prove that in the superradiance regime, nanolasers generates femtosecond pulses with a power of 10.9 μW, which allows the signal to be transmitted of optical fiber to a distance of 750 m. In the future, work is planned to increase the power of such lasers to transmit information over longer distances.

The hybrid modes in the plasmonic quantum dot (QD) laser are modeled using the Marctili method. The model is then used to study the mode characteristics. The modes are going to cutoff point at zero propagation constant, while it goes to surface plasmon polaritons (SPPs) mode at higher photon energy. This behavior was different from that of waveguide modes shown in the dielectric waveguide. Photonic crystal cavities enable strong light–matter interactions, with numerous applications, such as ultra-small and energy-efficient semiconductor lasers, enhanced nonlinearities and single-photon sources. This paper reviews the properties of the modes of photonic crystal cavities, with a special focus on line-defect cavities. In particular, it is shown how the fundamental resonant mode in line-defect cavities gradually turns from Fabry–Perot-like to distributed-feedback-like with increasing cavity size. This peculiar behavior is directly traced back to the properties of the guided Bloch modes. Photonic crystal cavities based on Fano interference are also covered. This type of cavity is realized through coupling of a line-defect waveguide with an adjacent nanocavity, with applications to Fano lasers and optical switches. Finally, emerging cavities for extreme dielectric confinement are covered. These cavities promise extremely strong light–matter interactions by realizing deep sub-wavelength mode size while keeping a high quality factor.

A high Q-factor of the nanocavity can effectively reduce the threshold of nanolasers. In this paper, a modified nanostructure composed of a silver grating on a low-index dielectric layer (LID) and a high-index dielectric layer (HID) was proposed to realize a nanolaser with a lower lasing threshold. The nanostructure supports a hybrid plasmonic waveguide mode with a very-narrow line-width that can be reduced to about 1.79 nm by adjusting the thickness of the LID/HID layer or the duty ratio of grating, and the Q-factor can reach up to about 348. We theoretically demonstrated the lasing behavior of the modified nanostructures using the model of the combination of the classical electrodynamics and the four-level two-electron model of the gain material. The results demonstrated that the nanolaser based on the hybrid plasmonic waveguide mode can really reduce the lasing threshold to 0.042 mJ/cm2, which is about three times lower than the nanolaser based on the surface plasmon. The lasing action can be modulated by the thickness of the LID layer, the thickness of the HID layer and the duty cycle of grating. Our findings could provide a useful guideline to design low-threshold and highly-efficient miniaturized lasers.

In the paper, the simple model of а two-atom laser is theoretically studied. The both dipole-dipole coupled atoms are under conditions of incoherent pump, are placed into the Fabry – Perot cavity and interact with a single damping field mode. In the switched-off pump position, the effect of dipole-dipole interaction on evolution of the damping mode has been considered. This evolution was shown to be strongly dependent on an initial atomic superposition state of atoms. In the switched-on pump position, the ‘memory’ for the initial atomic state should collapse with time.

As an idealized light source, semiconductor nanowire (NW) lasers have been extensively studied due to its potential applications in many fields such as optoelectronics, nanophononics, optical communication, signal processing, and displays. In this letter, we proposed a novel approach to realize a single-mode nanolaser by forming an Fabry-Perot whispering gallery mode (FP-WGM) hybrid nanocavity between two cross-contact CdS NWs, i.e. x and y -NW. In our method, x -NW supports the regular FP oscillation in the axis direction while the cross section of y -NW provides a ultrasmall WGM nanocavity with a higher Q -factor and mode election which confirms the specific single mode can be excited. Experimentally, single-mode lasing emission centered at 517 nm was obtained with full width at half maximum of 0.08 nm and lasing threshold of ∼50 kW cm -2 . The suggested designing skills projected a general strategy for lasing mode regulation and single-mode realization. The single-mode low-threshold lasing strategy in coupled NWs may open a new avenue for practical applications of NW lasers and further trigger other photonic devices at a visible range., (© 2024 IOP Publishing Ltd.)

Rubidium lead halides (RbPbX3), an important class of all‐inorganic metal halide perovskites, are attracting increasing attention for photovoltaic applications. However, limited by its lower Goldschmidt tolerance factor t≈0.78, all‐inorganic RbPbBr3 has not been reported. Now, the crystal structure, X‐ray diffraction (XRD) pattern, and band structure of perovskite‐phase RbPbBr3 has now been investigated. Perovskite‐phase RbPbBr3 is unstable at room temperature and transforms to photoluminescence (PL)‐inactive non‐perovskite. The structural evolution and mechanism of the perovskite–non‐perovskite phase transition were clarified in RbPbBr3. Experimentally, perovskite‐phase RbPbBr3 was realized through a dual‐source chemical vapor deposition and annealing process. These perovskite‐phase microspheres showed strong PL emission at about 464 nm. This new perovskite can serve as a gain medium and microcavity to achieve broadband (475–540 nm) single‐mode lasing with a high Q of about 2100. [ABSTRACT FROM AUTHOR]

Abstract Plasmonic lasers amplify the light coupled to oscillating electrons so that by adding momentum it becomes viable to have dimensions beyond diffraction limit of course this ability to focus light has the drawback of high losses at the metal surface. In this research considering the properties of periodic structures we formed the idea that placing plasmonic lasers in periodic structures may lead to distinct properties which are not seen in single plasmonic lasers. Simulation results for ZnO nanowire plasmonic laser show that in one dimensional periodic structures the dependency of the radiation light to the angle of incidence is increased so that one additional degree of freedom is obtained for controlling the nanolaser operation besides the minimum diameter of the nanowire to observe lasing is decreased from 120nm to 80 nm. Abstract A Markov model of semiconductor nanolaser is constructed in order to describe finely the effects of quantum fluctuations in the dynamics of the laser, in particular by considering the transition to lasing. Nanolasers are expected to contain only a small number of emitters, whose semiconductor bands are simulated using true carrier energy states. The model takes into account carrier-carrier interactions in the conduction and valence bands, but the result is a huge Markov chain that is often too demanding for direct Monte-Carlo simulation. We introduce here a technique to split the whole chain into two subchains, one referring to thermalization events within the bands and the other to laser photonic events of interest. The model is applied to the analysis of laser transition and enlightens the coexistence of a pulse regime triggered by the quantum nature of the photon with the birth of the known coherent cw regime. This conclusion is highlighted by calculated time traces. We show that on the ultrasmall scale of nanolasers, we are unable to define perfectly the threshold. Amplified Spontaneous Emission is ubiquitous in systems with optical gain and is responsible for many opportunities and shortcomings. Its role in the progression from the simplest form of thermal radiation (single emitter spontaneous emission) all the way to coherent radiation from inverted systems is still an open question. We critically review observations of photon bursts in micro- and nanolasers, in the perspective of currently used measurement techniques, in relation to threshold-related questions for small devices. Corresponding stochastic predictions are analyzed, and contrasted with burst absence in differential models, in light of general phase space properties. A brief discussion on perspectives is offered in the conclusions.

A reflectivity-enhanced hybrid plasmonic GaAs/AlGaAs core-shell nanowire laser is proposed and studied by 3D finite-difference time-domain simulations. The results demonstrate that by introducing thin metal mirrors at both ends, the end facet reflectivity of nanowire is increased by 30–140%, resulting in a much stronger optical feedback. Due to the enhanced interaction between the surface charge oscillation and light, the electric field intensity inside the dielectric gap layer increases, resulting in a much lower threshold gain. For a small diameter in the range of 100–150 nm, the threshold gain is significantly reduced to 60–80% that of nanowire without mirrors. Moreover, as the mode energy is mainly concentrated in the gap between the nanowire and metal substrate, the output power maintains >60% that of nanowire without mirrors in the diameter range of 100–150 nm. The low-threshold miniaturized plasmonic nanowire laser with simple processing technology is promising for low-consumption ultra-compact optoelectronic integrated circuits and on-chip communications.

ZnO nanowire-based surface plasmon polariton (SPP) nanolasers with metal–insulator–semiconductor hierarchical nanostructures have emerged as potential candidates for integrated photonic applications. In the present study, we demonstrated an SPP nanolaser consisting of ZnO nanowires coupled with a single-crystalline aluminum (Al) film and a WO3 dielectric interlayer. High-quality ZnO nanowires were prepared using a vapor phase transport and condensation deposition process via catalyzed growth. Subsequently, prepared ZnO nanowires were transferred onto a single-crystalline Al film grown by molecular beam epitaxy (MBE). Meanwhile, a WO3 dielectric interlayer was deposited between the ZnO nanowires and Al film, via e-beam technique, to prevent the optical loss from dominating the metallic region. The metal–oxide–semiconductor (MOS) structured SPP laser, with an optimal WO3 insulating layer thickness of 3.6 nm, demonstrated an ultra-low threshold laser operation (lasing threshold of 0.79 MW cm−2). This threshold value was nearly eight times lower than that previously reported in similar ZnO/Al2O3/Al plasmonic lasers, which were ≈2.4 and ≈3 times suppressed compared to the SPP laser, with WO3 insulating layer thicknesses of 5 nm and 8 nm, respectively. Such suppression of the lasing threshold is attributed to the WO3 insulating layer, which mediated the strong confinement of the optical field in the subwavelength regime.

This work proposed a miniaturized nanowire laser with high end-facet reflection. The high end-facet reflection was realized by integrating an Ag grating between the nanowire and the substrate. Its propagation and reflection properties were calculated using the finite elements method. The simulation results show that the reflectivity can be as high as 77.6% for a nanowire diameter of 200 nm and a period of 20, which is nearly three times larger than that of the nanowire without a metal grating reflector. For an equal length of nanowire with/without the metal grating reflector, the corresponding threshold gain is approximately a quarter of that of the nanowire without the metal grating reflector. Owing to the high reflection, the length of the nanowire can be reduced to 0.9 μm for the period of 5, resulting in a genuine nanolaser, composed of nanowire, with three dimensions smaller than 1 μm (the diameter is 200 nm). The proposed nanowire laser with a lowered threshold and reduced dimensions would be of great significance in on-chip information systems and networks.

Nanolasers are the essential components of modern photonic chips due to their low power consumption, high energy efficiency and fast modulation. As nanotechnology has advanced, researchers have proposed a number of nanolasers operating at both wavelength and sub-wavelength scales for application as light sources in photonic chips. Despite the advances in chip technology, the quality of the optical cavity, the operating threshold and the mode of operation of the light source still limit its advanced development. Ensuring high-performance laser operation has become a challenge as device size has been significantly reduced. A potential solution to this problem is the emergence of a novel optical confinement mechanism using photonic topological insulator lasers. In addition, gain media materials with perovskite-like properties have shown great potential for lasers, a role that many other gain materials cannot fulfil. When combined with topological laser modes, perovskite materials offer new possibilities for the operation and emission mechanism of nanolasers. This study introduces the operating mechanism of topological lasers and the optical properties of perovskite materials. It then outlines the key features of their combination and discusses the principles, structures, applications and prospects of perovskite topological lasers, including the scientific hurdles they face. Finally, the future development of low-dimensional perovskite topological lasers is explored.

Surface plasmon polariton nanolaser, which can achieve all-optical circuits and optoelectronic integration, is a major research area in nano-optics. We propose a novel tunable nanolaser that combines graphene and traditional metal-dielectric waveguide. We can tune the gain threshold and ejection frequency according to changes in the electronic characteristics of graphene and the structural parameters of the nanolaser. When the Fermi energy level is 0.8 eV, the Q-factor can reach 85, thereby indicating the outstanding performance of the nanolaser in manufacturing. We also found that the gain threshold will stop increasing when carrier mobility is increased to 2000 푐푚2/V∙s. Compared with the conventional silver strip structure, the proposed nanolaser exhibits better performance at h_gap = 0 nm. On that condition, the optimal values of propagation loss and the normalized mode area are 0.13 and 0.0001 dB/μm, respectively. The proposed nanolaser can overcome the challenges of high speed, miniaturization, and integration in optoelectronic integrated technology. [ABSTRACT FROM AUTHOR]

Featured Application: The paper describes the theoretical modelling of a surface plasmon laser, based on Ag and CdS nanowires spaced with either SiO2 and graphene. A quite extensive parametric study is carried out, exploring the effects of the variation of the geometrical parameters. Results of the study are compared with the references. The most relevant result of the investigation is that the use of graphene as a space layer has apparently a very positive impact on the losses of the structure, and to lower the threshold for plasmon oscillation. A hybrid plasmonic nanolaser based on nanowire/air slot/semicircular graphene and metal wire structure was designed. In this structure, the waveguides in the nanowires and the graphene-metal interface are coupled to form a hybrid plasma mode, which effectively reduces the metal loss. The mode and strong coupling of the laser are analyzed by using the finite-element method. Its electric field distribution, propagation loss, normalized mode area, quality factor, and lasing threshold are studied with the different geometric model. Simulation results reveal that the performance of the laser using this structure can be optimized by adjusting the model parameters. Under the optimal parameters, the effective propagation loss is only 0.0096, and the lasing threshold can be as low as 0.14 μm−1. This structure can achieve deep sub-wavelength confinement and low-loss transmission, and provides technical support for the miniaturization and integration of nano-devices. [ABSTRACT FROM AUTHOR]
