The present study investigates the application of hole-selective transition metal oxide (TMO) layers (MoOx, V2Ox, and WOx) with silver (Ag) as full-area rear contact to 22.5 mu m-thick low-quality Cz p-type c-Si solar cells. Thin films of metal oxides are deposited directly on p-type c-Si by thermal evaporation at room temperature. The large work function of these TMOs creates strong accumulation at the interface with p-type c-Si, which allows only holes to transport and simultaneously suppress the interfacial recombination current density (J(0)) and contact resistivity (rho(c)). The current generation and losses of 22.5 mu m-thick solar cells with different hole-selective TMO/Ag at the rear are simulated. The presence of TMO/Ag at the rear is found to significantly reduce parasitic light absorption at longer wavelengths which becomes more pronounced for ultrathin wafers, providing significant advantages over conventional Al contact. The best device performance was attained by the MoOx/p-type c-Si solar cells, demonstrating a considerably high efficiency (eta) of 14% with V-oc of 555 mV, FF of 76.0%, and J(sc) of 33.2 mA/cm(2). Furthermore, the present work is the first to employ MoOx, V2Ox, and WOx as rear contact in ultrathin p-type c-Si solar cells.

In this study, we report on the passivation quality of atomic layer deposition grown ultra-thin Al2O3 and Al2O3 capped with plasma-enhanced chemical vapor deposition deposited SiNx on Cz p-type wafers for the rear side of a passivated emitter and rear cell (PERC). Different activation recipes using N-2, forming gas (FG), and two-step annealing for different durations are investigated before SiNx deposition. The effect of different Al2O3 thicknesses and corresponding activation processes on the Al2O3/SiNx passivation performance, after a high temperature firing step, is studied to reach a new optimization toward higher efficiency and lower cost. A record high iV(oc) of 720mV is obtained after firing step from Al2O3/SiNx stacks with Al2O3 thickness as thin as similar to 2nm with FG annealing. Our results demonstrate that, under well-optimized process conditions, ultra-thin Al2O3 thicknesses provide superior passivation quality as compared to the larger thicknesses which are commonly applied in the PERC industrial line and the potential for further improvement of industrial PERC solar cells in terms of cost reduction and efficiency.

We present the feasibility of integrating substoichiometric molybdenum oxide (MoOx) as hole-selective rear contact into the production sequence of industrial scale p-type crystalline silicon (c-Si) solar cells. Thin films of MoOx are deposited directly on p-type c-Si by thermal evaporation at room temperature. It is found that Ag/MoOx/p-type c-Si rear contact structure exhibits low contact resistivity and modest surface recombination current density. The attained peak efficiency (eta) of the fabricated solar cells is 17.65% with V-oc of 626 mV, J(sc) of 36.8 mA/cm(2), and fill factor (FF) of 76.63%. Next, a complete loss analysis of a MoOx/p-type Si heterojunction solar cell is carried out for the first time by using Quokka simulation software that employs characteristics of different layers which constitute the fabricated solar cell. Based on this loss analysis, the dominant loss mechanisms are defined and a roadmap to attain the desired highest possible efficiency from industrial scale p-type c-Si solar cells with full-area MoOx hole-collecting rear contact is explored.

Conventional silicon heterojunction solar cells employ defects-prone a-Si:H layers for junction formation and passivation purposes. Substituting these layers with hole-selective MoO(x)and electron-selective TiO(x)can reduce parasitic absorption and energy band offsets issues associated with doped silicon films. In this work, dopant-free asymmetric heterostructure Si solar cells are studied with and without SiO(2)passivation layer, and their performance has been compared. The inclusion of ultrathin SiO(2)insulator as a passivation layer promotes significant band bending that induces interface inversion of crystalline silicon as well as maintains the electric field required to tunnel charge carriers. The energy band diagram studies and variation of oxide thickness show that the IV characteristics of the solar cell critically depend on the insulator thickness; as the carriers tunnelling through the insulator becomes negligible at larger thicknesses. The simulated structure with MoO(x)as front hole-selective contact and without any passivation exhibited conversion efficiency of 15.73%, which improved to 18.69% by incorporating passivated a-Si:H. However, by employing rear SiO2/TiO(x)stack with the front SiO2/MoOx, the device performance enhanced to open-circuit voltage of 785 mV, short-circuit current density of 41 mA/cm(2), fill factor of 77%, and simulated conversion efficiency of 24.83%, which is similar to 10% enhancement in the performance as compared to reference device employing traditional a-Si:H with dopant-free films.

Kristal silisyum ile karşılaştırıldığında görece düşük olan verim değerleri nedeniyle a-Si teknolojisinin hedefinde düşük kurulum maliyetli enerji santralleri veya bina entegrasyonu gibi uygulamalar yer almaktadır. İnce film fotovoltaik teknolojisi ışık soğurumu oldukça zayıf olan çok ince filmler temeline dayalı olduğu için, ışığın uygun şekilde kontrol edilip kullanılabilmesi geçmişte olduğu gibi bugün de a-Si:H ince film güneş gözesi teknolojisinin çok önemli ve kaçınılmaz bir parçasıdır. Günümüzde en yüksek verim değerine sahip olan a-Si:H güneş gözleri, hem yüzeyinde rastgele dağılmış piramitler içeren optik geçirimli alttaşların hem de yüksek kırılma indisli arka kontakların olumlu etkilerini değerlendirmişlerdir. a-Si'da ışığın daha iyi kullanılabilmesi için yeni alternatif yöntemlerin geliştirilmesi büyük bir zorluktur. Bu tez çalışmasında a-Si:H ince film güneş gözelerinde ışık soğurumunun iyileştirilmesi için plazmonik metal nano-parçacıkların kullanılması önerilmiştir.Tez çalışmasının ilk kısmında alüminyum katkılı çinko oksit (Al:ZnO) içine yerleştirilmiş gümüş nanoparçacıkların (AgNPs) oluşturduğu plazmonik olarak etkin olan bir arayüz üretilmiştir. Bu yapı potansiyel olarak ince film güneş gözelerinin ön yüzeyinde ve arka yüzeyinde geri yansıtıcı olarak kullanım olanağına sahiptir. Daha sonra, farklı dielektrik sabitlerine sahip farklı ince film ayırıcı tabakalar içine yerleştirilmiş çok sayıda tek ve ikili etkin arayüz başarıyla oluşturulmuştur. Bu arayüzler hem ön hem de arka yüzeyde kullanılan a-Si:H ince filmlerle tümleştirilmiş ve ışığın yüzeydeki davranışını nasıl etkilediği gözlemlenmiştir. Tek plazmonik arayüzler plazmonik çınlama frekanslarının kırmızıya doğru kaymasına sebep olur ve bu kayma miktarı, parçacık büyüklüğü ve dielektrik ayırıcı tabakanın kalınlığıyla orantılı olarak artar. İkili plazmonik arayüzler ise iki farklı parçacık boyutuna sahip olup, geçirgenlik tayfında ikili minimum noktası taşıyan çınlamalar sergilerler. Tez çalışmalarım kapsamında a-Si:H'dan elde edilen fotoakımda iyileşme gözlenmiş ve bu iyileşmenin nanoparçacık boyutuna, a-Si:H tabakanın ön ve arkasına yerleştirilen ayırıcı tabakanın kalınlığına bağlı olduğu anlaşılmıştır. Fotoakımlardaki iyileşmeleri kendi aralarında kıyaslayarak, a-Si:H'un arka tarafına yerleştirilen plazmonik gümüş nanoparçacıkların gerçek pozisyonlarına ve ideal ayırıcı tabaka olarak en fazla 30 nm kalınlığında film olması gerektiğine karar verilmiştir.Çalışmalar süresince, yeni bir ileri seviye ışık hapsetme yöntemi geliştirilmiştir. Bu yöntemde, Al:ZnO rastgele piramitler oluşturulmuş yüzey yapısı ve Ag nanoparçacıkların ışığı saçma özellikleri tek bir arayüzde bir araya getirilmiştir. Sonuçlar göstermiştir ki Al:ZnO tabakasının kimyasal aşındırma ile şekillendirilip Ag nanoparçacıklar ile birleştirilmesi, a-Si:H ince filmin bant kenarında yüksek optik sönümlenime neden olmaktadır. Ayrıca, ölçülen fotoakım sadece Ag nanoparçacık çınlama dalga boyunda değil bütün dalga boyu aralığında belirgin bir artış göstermiştir.Plazmonik nanoyapıların a-Si:H ince filmlerle tümleştirilmesi çalışmasına paralel olarak, SiO2 ayırıcı tabaka kalınlığının kristal silisyum güneş gözelerine tümleştirilen Ag nanoparçacıkların optik tepkisi üzerindeki etkisi de incelenmiştir. Ayırıcı tabaka kalınlığının dikkatle çalışılmasından sonra, plazmonik ve fotonik rejimlerin birbirinden ayrıldığı sınırı tanımlayan kritik kalınlık tanımlanmıştır. Hydrogenated amorphous silicon (a-Si:H) is a versatile and an attractive material of photovoltaics whose manufacturing has reached an immense and advanced level of maturity. Owing to its moderate conversion efficiency compared to its crystalline counterparts, it should target either power plants with miniature installation cost or applications with added value like building-integration. Since this photovoltaic technology is based on very thin films of a weakly light-absorbing material, light-management is, and always has been, a vital and indispensable aspect of the a-Si:H thin film solar cells technology. The highest conversion efficiencies of a-Si:H solar cells produced today basically involve light trapping approaches which employ randomly textured transparent substrate and a highly reflective rear contact. Obtaining new alternative approaches for light management in a-Si:H thin film solar cells is a great challenge. In this thesis, I propose to use plasmonic metal nanoparticles to enhance the light absorption in a-Si:H thin film solar cells. In the first part of this thesis, I demonstrate fabrication of plasmonically active interface consisting of silver nanoparticles (AgNPs) embedded in aluminum doped zinc oxide (Al:ZnO) that has the potential to be used at the front surface and at the back reflector of a thin film solar cell to enhance light-trapping and increase conversion efficiency. Then several single and double plasmonically active interfaces embedded in dielectric spacer thin films of different dielectric constant were successfully constructed and integrated to the front and at the rear device-quality a-Si:H thin films to investigate their light management potentials in terms of enhanced spectral dependence of photocurrent driven by a constant bias in the a-Si:H thin films use as indicators for an effective plasmonic effect. Single plasmonic interfaces exhibit plasmonic resonances whose frequency is redshifted with increasing particle size and with the thickness of a dielectric spacer layer. Double plasmonic interfaces consisting of two different particle sizes exhibit resonances consisting of double minima in the transmittance spectra. I investigate the enhancement of photocurrent in a-Si:H as a function of nanoparticle size and spacer layer thickness placed to the front and at the rear of the a-Si:H absorber. By comparing the photocurrent enhancement due to plasmonic interfaces integrated to the front and at the rear of a-Si:H thin films, we were able to judge that the true position of plasmonic AgNPs is at the rear of a-Si:H and with an optimum spacer layer of at most 30 nm thick film. A new advanced light trapping concept is constructed for the first time. In this concept, I merge the scattering potentials of Al:ZnO surface texturing and AgNP plasmonics in a single light trapping interface. The results show that surface texturing by wet etching of Al:ZnO combined with AgNPs produces the highest optical extinction of a-Si:H thin film at the band edge and the measured photocurrent shows a clear increase not only at AgNPs resonance wavelength but over the entire wavelength range.In parallel to the study related to the integration of plasmonic structures in a-SiH: thin films; the effect of SiO2 spacer layer thickness on the optical response of AgNPs of potential integration in crystalline silicon solar cells has been investigated. By carefully studying the thickness of the spacer layer, I have identified the critical thickness that defines the border between plasmonic and photonic regimes. 199

Katkılanmamış TlGaSeS katmanlı tek kristallerindeki tuzak seviyeleri ve dağılımları ısıluyarılmış akım ölçümleri kullanılarak gerçekleştirildi. Araştırmalar 10?160 K sıcaklık aralığında ve 0.6?1.2 K/s aralığındaki çeşitli ısıtma hızları ile yapıldı. Deneysel veriler aktivasyon enerjileri 12, 20 ve 49 meV olan üç elektron ve aktivasyon enerjisi 12 meV olan bir deşik tuzak merkezinin bulunduğunu gösterdi. Bu tuzak seviyelerinin yakalama kesit alanları ve tuzak yoğunlukları bulundu. Deneysel sonuçlar ile yavaş geri tuzaklanmaya ait teorik öngörülerin uyumlu olması bu tuzak seviyelerinde geri tuzaklanmanın ihmal edilebilir olduğunu gösterdi.TlGaSeS katmanlı tek kristallerinin optiksel özellikleri 400?1100 nm dalgaboyu aralığında gerçekleştirilen geçirgenlik ve yansıtıcılık ölçümleri ile araştırıldı. Oda sıcaklığındaki emilme verilerinin analizleri sonucunda optiksel dolaylı bant geçiş enerjisi 2.27 meV ve doğrudan bant geçiş enerjisi 2.58 meV olarak bulundu. 10?300 K sıcaklık aralığında gerçekleştirilen geçirgenlik ölçümleri sonucunda dolaylı bant aralığının sıcaklık ile değişim oranı bulundu. Ayrıca titreşim ve dağılma enerjileri, titreşim büyüklüğü ve sıfır frekans kırılma indisi belirtildi. TlGaSeS kristalinin monoklinik birim hücre parametreleri ve kimyasal bileşimi X-ışını toz difraksiyon çalışması ve enerji dağılımlı spektrum analizi ile belirlendi. Trapping centres and their distributions in as-grown TlGaSeS layered single crystals were studied using thermally stimulated current (TSC) measurements. The investigations were performed in the temperature range of 10?160 K with various heating rates between 0.6?1.2 K/s. Experimental evidence has been found for the presence of three electrons trapping centres with activation energies 12, 20, and 49 meV and one hole trapping centre located at 12 meV. Their capture cross-sections and concentrations were also determined. It is concluded that in these centres retrapping is negligible as confirmed by the good agreement between the experimental results and the theoretical predictions of the model that assumes slow retrapping.The optical properties of TlGaSeS layered single crystals have been investigated by measuring the transmission and the reflection in the wavelength region between 400 and 1100 nm. The optical indirect transitions with a band gap energy of 2.27 eV and direct transitions with a band gap energy of 2.58 eV were found by analyzing the absorption data at room temperature. The rate of change of the indirect band gap with temperature was determined from the transmission measurements in the temperature range of 10?300 K. The oscillator and the dispersion energies, the oscillator strength, and the zero-frequency refractive index were also reported. The parameters of monoclinic unit cell and the chemical composition of TlGaSes crystals were found by X-ray powder diffraction and energy dispersive spectroscopic analysis, respectively. 97
