Abstract

Low temperature deposition of high-quality epitaxial GaN is crucial for its integration in electronic applications. Chemical vapor deposition at approximately 800 °C using SiC with an AlN buffer layer or nitridized sapphire as substrate is used to facilitate the GaN growth. Here, we present a low temperature atomic layer deposition (ALD) process using tris(dimethylamido)gallium(iii) with NH3 plasma. The ALD process shows self-limiting behaviour between 130-250 °C with a growth rate of 1.4 Å per cycle. The GaN films produced were crystalline on Si (100) at all deposition temperatures with a near stochiometric Ga/N ratio with low carbon and oxygen impurities. When GaN was deposited on 4H-SiC, the films grew epitaxially without the need for an AlN buffer layer, which has never been reported before. The bandgap of the GaN films was measured to be ∼3.42 eV and the Fermi level showed that the GaN was unintentionally n-type doped. This study shows the potential of ALD for GaN-based electronic devices.

Abstract

The highest-spin discrete states (I ∼ 60ℏ and Ex ∼ 30MeV) in normal deformed nuclei have been observed in the rare-earth isotope 156Dy using the GAMMASPHERE spectrometer. The quadrupole moments for a variety of configurations, including the 9/2+[404] (g9/2) proton, 1/2+[660] (i13/2) and 1/2-[541] (f7/2, h9/2) neutron orbitals, were measured in a wide range of ∼ 130 nuclei.

Abstract

Levels in 102Rh have been populated in the reaction 70Zn+36S at 130 MeV. The level structure of 102 Rh has been investigated using the EUROGRAM II array. Low-lying states and four high-spin bands have been identified. The configurations of low-lying levels and two-quasiparticle bands are interpreted in the frame of the interacting boson fermion fermion model. The four observed band structures are also compared with cranked shell model calculations using a modified oscillator potential.

Abstract

High spin states of 101Rh have been populated using the reaction 70Zn+36S at 130 MeV. γ-rays were detected with the EUROGAM2 array. New high-spin bands have been observed in this nucleus up to 45/2−, 57/2− and 65/2+ states. They have been interpreted using the Nilsson-Strutinsky cranking formalism as terminating configurations. Two of the bands were observed up to the predicted terminating states which are built up from g9/2 protons as well as d5/2, g7/2 and h11/2 neutrons relative to a 90Zr core. [ABSTRACT FROM AUTHOR]

Abstract

The quadrupole moment for the π g9/2⊗ν h11/2 band in the 130>Pr nucleus has been measured using the Doppler-shift attenuation method. A centroid shift analysis was carried out and a value of Q0=6.1±0.4 eb, corresponding to an axial prolate deformation of β2=0.35(3), has been determined. This is the first direct experimental confirmation of the deformation-driving character of the π g9/2 orbital in an odd-odd nucleus in the A≃135 superdeformed region. [ABSTRACT FROM AUTHOR]
