Dr. Sedat AĞANTemmuz 2006, 94 sayfaBu çalışmada, SiO2 ve SiNx yapılar içerisindeki Ge nanokristallerin yapısalve optik özellikleri, Raman ve Fotoışıma spektroskopi teknikleri kullanılarakincelenmiştir. Ge nanokristal içeren silisyum oksit ve silisyum nitrat incefilmler GeH4, SiH4, N2O ve NH3 gazlarının farklı akış oranları kullanılarakPECVD tekniği ile büyütüldü. Isıl tavlamanın Ge nanokristallerin özelliklerineolan etkileri saptandı. Raman ve PL yöntemleri ile belirli bir sıcaklığınüstündeki tavlamalarda Ge nanokristallerin oluşturulabileceği ve bunanokristallerin boyutlarının tavlama sıcaklığı ve süresi ile ayarlanabileceğigösterildi. Matris içerisindeki farklı boyutlarda Ge nanokristallerin optiközelliklerinin ayarlanılabilir olduğu teorik ve deneysel olarak literatürdekidenklemler kullanılarak gösterildi. Bu oluşum Ostwald filizlenme teorisi vedifüzyon denklemleri ile ilişkilendirildi. Prof. Sedat AĞANJULY 2006, 94 pageIn this study, the morphology and optical properties of Ge nanocrystals inSiO2 and SiNx structures are investigated by using Raman andPhotoluminescence spectroscopy techniques. Ge nanocrystal in silicon oxideand silicon nitrate thin films have been grown with different flow rate of GeH4,SiH4, N2O and NH3 by PECVD technique. The effect of thermal annealingtemperature and time for Ge nanocrystal formation have been determinated.Optical properties of Ge nanocrystals, at different sizes, in matrix at beshown to able to change by using theoretical equations and experimentalstudies in the literature. This formation has been related with Ostwaldripening theory and diffusion equations.
