We propose an electrically driven spin injector into normal metals and semiconductors, which is based on a magnetic tunnel junction (MTJ) subjected to a microwave voltage. Efficient functioning of such an injector is provided by electrically induced magnetization precession in the "free" layer of MTJ, which generates the spin pumping into a metallic or semiconducting overlayer. We theoretically describe the spin and charge dynamics in the CoFeB/MgO/CoFeB/Au(GaAs) heterostructures. First, the magnedynamics in the free CoFeB layer is quantified with the account of a spin-transfer torque and a voltage-controlled magnetic anisotropy. By numerically solving the magnetodynamics equation, we determine dependences of the precession amplitude on the frequency $f$ and magnitude $V_\mathrm{max}$ of the ac voltage applied to the MTJ. It is found that the frequency dependence changes drastically above the threshold amplitude $V_\mathrm{max} \approx 200$mV, exhibiting a break at the resonance frequency $f_\mathrm{res}$ due to nonlinear effects. The results obtained for the magnetization dynamics are used to describe the spin injection and pumping into the Au and GaAs overlayers. Since the generated spin current creates additional charge current owing to the inverse spin Hall effect, we also calculate distribution of the electric potential in the thick Au overlayer. The calculations show that the arising transverse voltage becomes experimentally measurable at $f = f_\mathrm{res}$. Finally, we evaluate the spin accumulation in a long n$^+$-GaAs bar coupled to the MTJ and determine its temporal variation and spatial distribution along the bar. It is found that the spin accumulation under resonant excitation is large enough for experimental detection even at micrometer distances from the MTJ. Using a magneto-optical pump-probe technique with micrometer spatial resolution we show that magnetization precession can be launched in individual magnetic domains imprinted in a Co$_{40}$Fe$_{40}$B$_{20}$ (CoFeB) layer by elastic coupling to ferroelectric domains in a BaTiO$_{3}$ substrate. The dependence of the precession parameters on external magnetic field strength and orientation reveal that by laser-induced ultrafast partial quenching of the magnetoelastic coupling parameter of CoFeB by $\approx$27% along with 10% ultrafast demagnetization trigger the magnetization precession. The relation between the laser-induced reduction of the magnetoelastic coupling and the demagnetization is approximated by the $n(n+1)/2$-law with n$\approx$2. This correspondence confirms the thermal origin of the laser-induced anisotropy change. Based on the analysis and modeling of the excited precession we find signatures of laser-induced precessional switching, which occurs when the magnetic field is applied along the hard magnetization axis and its value is close to the effective magnetoelastic anisotropy field. The precession excitation process in an individual magnetoelastic domain is found to be unaffected by neighboring domains. This makes laser-induced changes of magnetoelastic anisotropy a promising tool for driving magnetization dynamics and switching in composite multiferroics with spatial selectivity.

A charge flow through a magnetic tunnel junction (MTJ) leads to the generation of a spin-polarized current which exerts a spin-transfer torque (STT) on the magnetization. When the density of applied direct current exceeds some critical value, the STT excites high-frequency magnetization precession in the "free" electrode of MTJ. Such precession gives rise to microwave output voltage and, furthermore, can be employed for spin pumping into adjacent normal metal or semiconductor. Here we describe theoretically the spin dynamics and charge transport in the CoFeB/MgO/CoFeB/Au tunneling heterostructure connected to a constant-current source. The magnetization dynamics in the free CoFeB layer with weak perpendicular anisotropy is calculated by numerical integration of the Landau-Lifshitz-Gilbert-Slonczewski equation accounting for both STT and voltage controlled magnetic anisotropy associated with the CoFeB|MgO interface. It is shown that a large-angle magnetization precession, resulting from electrically induced dynamic spin reorientation transition, can be generated in a certain range of relatively low current densities. An oscillating spin current, which is pumped into the Au overlayer owing to such precession, is then evaluated together with the injected spin current. Considering both the driving spin-polarized charge current and the pumped spin current, we also describe the charge transport in the CoFeB/Au bilayer with the account of anomalous and inverse spin Hall effects. An electric potential difference between the lateral sides of the CoFeB/Au bilayer is calculated as a function of distance from the CoFeB|MgO interface. It is found that this transverse voltage signal in Au is large enough for experimental detection, which indicates significant efficiency of the proposed current-driven spin injector., Comment: 11 pages, 10 figures

The magnetization dynamics induced by standing elastic waves excited in a thin ferromagnetic film is described with the aid of micromagnetic simulations taking into account the magnetoelastic coupling between spins and lattice strains. The simulations have been performed for the 2 nm thick Fe81Ga19 film dynamically strained by longitudinal and transverse standing waves with various frequencies, which span a wide range around the resonance frequency nu_res of coherent magnetization precession in unstrained Fe81Ga19 film. It is found that standing elastic waves give rise to complex local magnetization dynamics and spatially inhomogeneous dynamic magnetic patterns. The spatio-temporal distributions of the magnetization oscillations in standing elastic waves have the form of standing spin waves with the same wavelength. Remarkably, the amplitude of magnetization precession does not go to zero at the nodes of these spin waves, which cannot be precisely described by simple analytical formulae. In the steady-state regime, the magnetization oscillates with the frequency of elastic wave, except for the case of longitudinal waves with frequencies well below nu_res, where the magnetization precesses with a variable frequency strongly exceeding the wave frequency. The precession amplitude at the antinodes of standing spin waves strongly increases when the frequency of elastic wave becomes close to nu_res. The results obtained for the magnetization dynamics driven by elastic waves are used to calculate the spin current pumped from the dynamically strained ferromagnet into adjacent paramagnetic metal. The phenomenon of ferromagnetic resonance (FMR) provides fundamental information on the physics of magnetic materials and lies at the heart of a variety of signal processing microwave devices. Here we demonstrate theoretically that substrate-induced lattice strains may change the FMR frequency of an epitaxial ferromagnetic film dramatically, leading to ultralow and ultrahigh resonance frequencies at room temperature. Remarkably, the FMR frequency varies with the epitaxial strain nonmonotonically, reaching minimum at a critical strain corresponding to the strain-induced spin reorientation transition. Furthermore, by coupling the ferromagnetic film to a ferroelectric substrate, it becomes possible to achieve an efficient voltage control of FMR parameters. In contrast to previous studies, we found that the tunability of FMR frequency varies with the applied electric field and strongly increases at critical field intensity. Ferroelectric films usually have phase states and physical properties very different from those of bulk ferroelectrics. Here we propose free-standing ferroelectric-elastic multilayers as a bridge between these two material systems. Using a nonlinear thermodynamic theory, we determine phase states of such multilayers as a function of temperature, misfit strain, and volume fraction fi of ferroelectric material. The numerical calculations performed for two classical ferroelectrics - PbTiO3 and BaTiO3 - demonstrate that polarization states of multilayers in the limiting cases fi -> 0 and fi -> 1 coincide with those of thin films and bulk crystals. At intermediate volume fractions, however, the misfit strain-temperature phase diagrams of multilayers differ greatly from those of epitaxial films. Remarkably, a ferroelectric phase not existing in thin films and bulk crystals can be stabilized in BaTiO3 multilayers. The direct magnetoelectric (ME) effect resulting from the polarization changes induced in a ferroelectric film by the application of a magnetic field to a ferromagnetic substrate is described using the nonlinear thermodynamic theory. It is shown that the ME response strongly depends on the initial strain state of the film. The ME polarization coefficient of the heterostructures involving Terfenol-D substrates and compressively strained lead zirconate titanate (PZT) films, which stabilize in the out-of-plane polarization state, is found to be comparable to that of bulk PZT/Terfenol-D laminate composites. At the same time, the ME voltage coefficient reaches a giant value of 50 V/(cm Oe), which greatly exceeds the maximum observed static ME coefficients of bulk composites. This remarkable feature is explained by a favorable combination of considerable strain sensitivity of polarization and a low electric permittivity in compressively strained PZT films. It is shown theoretically that a giant magnetoelectric susceptibility exceeding 10^-6 s/m may be achieved in the ferromagnetic/ferroelectric epitaxial systems via the magnetization rotation induced by an electric field applied to the substrate. The influence of depolarizing field on the magnitude and stability of a uniform polarization in ferroelectric capacitors and tunnel junctions is studied using a nonlinear thermodynamic theory. It is predicted that, in heterostructures involving strained epitaxial films and metal electrodes, the homogeneous polarization state may remain stable against transformations into the paraelectric phase and into polydomain states down to the nanoscale. This result supports the possibility of depolarizing-field-related resistive switching in ferroelectric tunnel junctions with dissimilar electrodes. We present the concept of ferroelectric tunnel junctions (FTJs). These junctions consist of two metal electrodes separated by a nanometer-thick ferroelectric barrier. The current-voltage characteristics of FTJs are analyzed under the assumption that the direct electron tunneling represents the dominant conduction mechanism. First, the influence of converse piezoelectric effect inherent in ferroelectric materials on the tunnel current is described. The calculations show that the lattice strains of piezoelectric origin modify the current-voltage relationship owing to strain-induced changes of the barrier thickness, electron effective mass, and position of the conduction-band edge. Remarkably, the conductance minimum becomes shifted from zero voltage due to the piezoelectric effect, and a strain-related resistive switching takes place after the polarization reversal in a ferroelectric barrier. Second, we analyze the influence of the internal electric field arising due to imperfect screening of polarization charges by electrons in metal electrodes. It is shown that, for asymmetric FTJs, this depolarizing-field effect also leads to a considerable change of the barrier resistance after the polarization reversal. However, the symmetry of the resulting current-voltage loop is different from that characteristic of the strain-related resistive switching. The crossover from one to another type of the hysteretic curve, which accompanies the increase of FTJ asymmetry, is described taking into account both the strain and depolarizing-field effects. It is noted that asymmetric FTJs with dissimilar top and bottom electrodes are preferable for the non-volatile memory applications because of a larger resistance on/off ratio., Comment: 14 pages, 8 figures

Ferroelectric and dielectric properties of polydomain (twinned) single-crystal Pb(Zr1-xTix)O3 thin films are described with the aid of a nonlinear thermodynamic theory, which has been developed recently for epitaxial ferroelectric films with dense laminar domain structures. For Pb(Zr1-xTix)O3 (PZT) films with compositions x = 0.9, 0.8, 0.7, 0.6, 0.5, and 0.4, the "misfit strain-temperature" phase diagrams are calculated and compared with each other. It is found that the equilibrium diagrams of PZT films with x > 0.7 are similar to the diagram of PbTiO3 films. They consist of only four different stability ranges, which correspond to the paraelectric phase, single-domain tetragonal ferroelectric phase, and two pseudo-tetragonal domain patterns. In contrast, at x = 0.4, 0.5, and 0.6, the equilibrium diagram displays a rich variety of stable polarization states, involving at least one monoclinic polydomain state. Using the developed phase diagrams, the mean out-of-plane polarization of a poled PZT film is calculated as a function of the misfit strain and composition. Theoretical results are compared with the measured remanent polarizations of PZT films grown on SrTiO3. The mean-field Landau-type theory is used to analyze the polarization properties of epitaxial ferroelectric thin films grown on dissimilar cubic substrates, which induce biaxial compressive stress in the film plane. The intrinsic effect of the film surfaces on the spontaneous polarization is taken into account via the concept of the extrapolation length. The theory simultaneously allows for the influence of the misfit strain imposed on the film lattice by a thick substrate. Numerical calculations are performed for PbTiO3 and BaTiO3 films under an assumption of the polarization reduction in surface layers. The film mean polarization is calculated as a function of film thickness, temperature, and misfit strain. It is shown that the negative intrinsic size effect is reduced in epitaxial films due to the in-plane compression of the film lattice. At room temperature, strong reduction of the mean polarization may take place only in ultrathin films (thickness ~ 1 nm). A Landau-Ginsburg-Devonshire-type nonlinear phenomenological theory is presented, which enables the thermodynamic description of dense laminar polydomain states in epitaxial ferroelectric thin films. The theory explicitly takes into account the mechanical substrate effect on the polarizations and lattice strains in dissimilar elastic domains (twins). Numerical calculations are performed for PbTiO3 and BaTiO3 films grown on (001)-oriented cubic substrates. The "misfit strain-temperature" phase diagrams are developed for these films, showing stability ranges of various possible polydomain and single-domain states. Three types of polarization instabilities are revealed for polydomain epitaxial ferroelectric films, which may lead to the formation of new polydomain states forbidden in bulk crystals. The total dielectric and piezoelectric small-signal responses of polydomain films are calculated, resulting from both the volume and domain-wall contributions. Mechanical restoring forces acting on ferroelastic domain walls displaced from the equilibrium positions in epitaxial films are calculated for various modes of their cooperative translational oscillations. For vibrations of the domain-wall superlattice with the wave vectors corresponding to the center and boundaries of the first Brillouin zone, the soft modes are singled out that are distinguished by a minimum magnitude of the restoring force. It is shown that, in polydomain ferroelectric thin films, the soft modes of wall vibrations may create enormously large contribution to the film permittivity., Comment: 6 pages, 3 figures

A thermodynamic theory is developed for dense laminar domain structures in epitaxial ferrolectric films. It is found that, at some critical misfit strain between the film and substrate, the 90 degrees c/a/c/a domain structure becomes unstable with respect to the appearance of the polarization component parallel to domain walls, which results in the formation of a heterophase structure. For PbTiO_3 and BaTiO_3 films, the stability ranges of polydomain and heterophase states are determined using "misfit strain - temperature" diagrams.
