Abstract

The optical absorption and thermal conductivity of GaAsPN absorbers are investigated by means of optical absorption spectroscopy and photo-thermal deflection spectroscopy (PDS) for different 100 nm-thick GaAsNP/GaP samples under different growth conditions and various post-growth annealing temperatures. It is first shown that the As content strongly modifies the optical absorption spectrum of the GaAsPN: with a maximum absorption coefficient of 38,000 cm −1 below the GaP bandgap energy. The optical absorption and thermal conductivities of the samples are then evaluated for various growth and annealing conditions using PDS: the results showing overall agreement with optical absorption spectroscopy measurements. A significant improvement in optical absorption and thermal conductivity after annealing is demonstrated. The best thermal conductivity measured is equal to 4 W/m K. These results are promising for the development of absorbers in multijunction solar-cell architecture. [ABSTRACT FROM AUTHOR]

Abstract

In this paper, we present a comprehensive study of high efficiencies tandem solar cells monolithically grown on a silicon substrate using GaAsPN absorber layer. InGaAs(N) quantum dots and GaAsPN quantum wells have been grown recently on GaP/Si susbstrate for applications related to light emission. For photovoltaic applications, we consider the GaAsPN diluted nitride alloy as the top junction material due to both its perfect lattice matching with Si and ideal bandgap energy for current generation in association with the Si bottom cell. Numerical simulation of the top cell is performed. The effect of layer thicknesses and doping on the cell efficiency are evidenced. In these structures a tunnel junction (TJ) is needed to interconnect both the top and bottom sub-cells. We compare the simulated performances of different TJ structures and show that the GaP(n+)/Si(p+) TJ is promising to improve performances of the current-voltage characteristic. Abstract: AlGaP alloy and InGaAs/GaP quantum dots are studied toward possible solutions for the cladding layers and the active zone of a pseudomorphic laser structure on silicon. Coherent growth of AlGaP layers on GaP substrate is carefully analysed by X-ray reciprocal space mapping. The influence of Al content on refractive index is studied by spectroscopic ellipsometry. The structural and optical properties of InGaAs/GaP quantum dots are respectively studied by scanning tunnelling microscopy and time-resolved photoluminescence experiments. [Copyright &y& Elsevier]

4. Microstructuring to Improve the Thermal Stability of GeSn Layers.

Abstract

Tin segregation in Ge 1- x Sn x alloys is one of the major problems potentially hindering the use of this material in devices. Ge 1- x Sn x microdisks fabricated from layers with Sn concentrations up to 16.9% underwent here annealing at temperatures as high as 400 °C for 20 min without Sn segregation, in contrast with the full segregation observed in the corresponding blanket layers annealed simultaneously. After annealing, no changes in the elemental composition of the microdisks were evidenced. An enhancement of the total integrated photoluminescence, with no modifications of the emission energy, was also observed. These findings show that microstructuring offers a completely new path in maintaining the stability of high Sn concentration Ge 1- x Sn x layers at temperatures much higher than those used for growth. This approach enables the use of thermal annealing processes to improve the properties of this alloy in optoelectronic devices (such as light emitting diodes, lasers, photodetectors, or modulators). It should also facilitate the integration of Ge 1- x Sn x into well-established technologies requiring medium temperature processes. The same strategy may help to prevent Sn segregation during high temperature processes in similar metastable alloys.

Abstract

This PhD work focuses on the structural, optical, electrical properties of GaP-based nanostructures and alloys for integrated photonics on silicon. Amongst the integration approaches of III-V on Si, the interest of GaP/Si is firstly discussed. A study of the growth and the doping of AlGaP used as laser cladding layers (optical confinement and electrical injection) is presented. The activation complexity of n-dopants is highlighted. Then, the photoluminescence properties of InGaAs/GaP quantum dots are investigated as a function of temperature and optical density. The origin of the optical transitions involved are identified as (i) indirect type-I transition between electrons in Xxy states and holes in HH states of quantum dots InGaAs and (ii) indirect type-II with electrons in Xz states of strained GaP. Despite an effective modification in the electronic structure of these emitters, a direct type I optical transition is not demonstrated. This is the major bottleneck in the promotion of GaP based emitters on Si. This said, the control of the GaP/Si interface and electrical injection are confirmed by the demonstration of electroluminescence at room temperature on Si. If no laser effect is obtained in rib laser architectures, a possible beginning of Г band filling in QDs is discussed. Finally, the adequacy of state of the art integrated lasers with the development of on-chip optical interconnects is discussed.; Ce travail de thèse porte sur les propriétés structurales, optiques et électriques de nanostructures et alliages à base de GaP pour la photonique intégrée sur silicium. Parmi les méthodes d’intégration des semi-conducteurs III-V sur Si, l’intérêt de l’approche GaP/Si est tout d’abord discuté. Une étude de la croissance et du dopage de l’AlGaP est présentée afin d’assurer le confinement optique et l’injection électrique dans les structures lasers GaP. Les difficultés d’activation des dopants n sont mises en évidence. Ensuite, les propriétés de photoluminescence des boites quantiques InGaAs/GaP sont étudiées en fonction de la température et de la densité d’excitation. Les transitions optiques mises en jeu sont identifiées comme étant des transitions indirectes de type-I avec les électrons dans les niveaux Xxy et les trous dans les niveaux HH des boites quantiques InGaAs et de type-II avec les électrons dans les niveaux Xz du GaP contraint. Malgré une modification notable de la structure électronique de ces émetteurs, une transition optique directe et type I n’est pas obtenue ce qui reste le verrou majeur pour la promotion d’émetteurs GaP sur Si. La maitrise de l’interface GaP/Si et de l’injection électrique est par ailleurs validée par la démonstration de l’électroluminescence à température ambiante d’une LED GaPN sur Si. Si l’effet laser n’est pas obtenu dans les structures lasers rubans GaP, un possible début de remplissage de la bande Гdans les QDs est discuté. Enfin, l’adéquation des lasers à l’état de l’art avec les critères d’interconnections optiques sur puce est discutée.

Abstract

International audience; The optoelectronic properties of a monolithically integrated series-connected tandem solar cell are simulated using a drift-diffusion model. Following the large success of hybrid organic-inorganic perovskites for photovoltaics, which have recently demonstrated large efficiencies with low production costs1,2, we examine the possibility of using the same perovskites as absorbers in a tandem solar cell. The cell consists in a methyl ammonium mixed bromide-iodide lead perovskite, CH3NH3PbI3(1-x)Br3x (0 ≤ x ≤ 1), top sub-cell and a single-crystalline silicon bottom sub-cell. A Si-based tunnel junction connects the two sub-cells. Numerical simulations are based on a one-dimensional numerical drift-diffusion model3. It is shown that a top cell absorbing material with 20% of bromide and a thickness in the 300-400 nm range affords current matching with the silicon bottom cell. Good interconnection between single cells is ensured by standard n and p doping of the silicon at 5.1019cm-3 in the tunnel junction. A maximum efficiency of about 27% is predicted for the tandem cell exceeding both the efficiencies of stand-alone silicon and perovskite cells taken for our simulations, which amount to 17.3% and 17.9%, respectively.

Microelectronics encounter growing issues with components miniaturization. Silicon photonics offer to avoid them by taking the photon as the information carrier, but the sources are challenging to make. This thesis thus focused on the realization by vapor-liquid-solid assisted molecular beam epitaxy and the characterization by photoluminescence spectroscopy (PL) of InAs/InP quantum dots in nanowires (QD-NW) on (111) oriented silicon, with the aim of monolithic integration of light sources. Pure wurtzite InP NWs have first been vertically grown on Si(111) with a gold-indium droplet catalyst. The preliminary formation of InP pedestals by the crystallization of the droplets, and the migration of gold at the top of the pedestals to catalyze the growth, have been evidenced. The NWs diameter has then been increased so they behave as bulk InP regarding optomechanical properties. The NWs have been put under hydrostatic pressure to several GPa to determine little known InP wurtzite parameters. The growth optimization of the InAs/InP QD-NW system has then been realized. QDs with various height and very sharp interfaces have been obtained. PL studies show more or less complex spectra, according to the QDs' height, as well as a height-tunable polarization. The last goal was to enhance the efficiency of the InAs/InP QD-NWs thanks to the photonic effect brought by an amorphous silicon shell. PL studies revealed a high signal loss and the disappearance of the polarization anisotropy of the QD-NWs emission after deposition. Several hypothesis are discussed., La microélectronique rencontre des difficultés croissantes avec la miniaturisation des composants. La photonique sur silicium propose de les contourner en choisissant le photon comme vecteur de l'information, mais les sources de ces photons restent des verrous. Cette thèse s'est donc attachée à la réalisation par épitaxie par jets moléculaire en mode vapeur-liquide-solide et la caractérisation par spectroscopie de photoluminescence (PL) de boîtes quantiques en nanofils (NFs-BQ) d'InP/InAs crûs sur silicium orienté (111), dans le but d'une intégration monolithique de sources lumineuses. Des NFs d'InP de phase cristalline pure wurtzite ont d'abord été crûs verticaux sur Si(111), à partir d'un catalyseur sous forme de gouttelettes or-indium. La formation préalable d'un piédestal d'InP par la cristallisation de ces gouttelettes, ainsi que la migration de l'or au sommet de ce piédestal pour catalyser la croissance, ont été mise en évidence. Les études de PL sur un ensemble de NFs-BQ montrent des spectres plus ou moins complexes suivant la hauteur des BQs, ainsi qu'une polarisation de l'émission accordable avec cette hauteur. Le dernier objectif a été d'améliorer l'efficacité de l'émission des NFs-BQs d'InP/InAs grâce à l'effet photonique d'une coquille en silicium amorphe (a-Si). Abstract

International audience; The optical absorption and thermal conductivity of GaAsPN absorbers are investigated by means of optical absorption spectroscopy and photo-thermal deflection spectroscopy (PDS) for different 100 nm-thick GaAsNP/GaP samples under different growth conditions and various post-growth annealing temperatures. It is first shown that the As content strongly modifies the optical absorption spectrum of the GaAsPN: with a maximum absorption coefficient of 38,000 cm À 1 below the GaP bandgap energy. The optical absorption and thermal conductivities of the samples are then evaluated for various growth and annealing conditions using PDS: the results showing overall agreement with optical absorption spec-troscopy measurements. A significant improvement in optical absorption and thermal conductivity after annealing is demonstrated. The best thermal conductivity measured is equal to 4 W/m K. These results are promising for the development of absorbers in multijunction solar-cell architecture.

Abstract

We report on the structural and optical properties of (In,Ga) AsN self-assembled quantum dots grown on GaP (001) substrate. A comparison with nitrogen free (In, Ga) As system is presented, showing a clear modification of growth mechanisms and a significant shift of the photoluminescence spectrum. Low temperature carrier recombination dynamics is studied by time-resolved photoluminescence, highlighting a drastic reduction of the characteristic decay-time when nitrogen is incorporated in the quantum dots. Room temperature photoluminescence is observed at 840 nm. These results reveal the potential of (In, Ga) AsN as an efficient active medium monolithically integrated on Si for laser applications. Abstract

International audience; In this paper, we present a comprehensive study of high efficiencies tandem solar cells monolithically grown on a silicon substrate using GaAsPN absorber layer. InGaAs(N) quantum dots and GaAsPN quantum wells have been grown recently on GaP/Si susbstrate for applications related to light emission. For photovoltaic applications, we consider the GaAsPN diluted nitride alloy as the top junction material due to both its perfect lattice matching with Si and ideal bandgap energy for current generation in association with the Si bottom cell. Numerical simulation of the top cell is performed. The effect of layer thicknesses and doping on the cell efficiency are evidenced. In these structures a tunnel junction (TJ) is needed to interconnect both the top and bottom sub-cells. We compare the simulated performances of different TJ structures and show that the GaP(n+)/Si(p+) TJ is promising to improve performances of the current-voltage characteristic.

Abstract

San Francisco, California, United States; International audience; Lattice-matched GaP-based nanostructures grown on silicon substrates is a highly rewarded route for coherent integration of photonics and high-efficiency photovoltaic devices onto silicon substrates. We report on the structural and optical properties of selected MBE-grown nanostructures on both GaP substrates and GaP/Si pseudo-substrates. As a first stumbling block, the GaP/Si interface growth has been optimised thanks to a complementary set of thorough structural analyses. Photoluminescence and time-resolved photoluminescence studies of self-assembled (In,Ga)As quantum dots grown on GaP substrate demonstrate a proximity of two different types of optical transitions interpreted as a competition between conduction band states in X and Γ valleys. Structural properties and optical studies of GaAsP(N)/GaP(N) quantum wells coherently grown on GaP substrates and GaP/Si pseudo substrates are reported. Our results are found to be suitable for light emission applications in the datacom segment. Then, possible routes are drawn for larger wavelengths applications, in order to address the chip-to-chip and within-a-chip optical interconnects and the optical telecom segments. Finally, results on GaAsPN/GaP heterostructures and diodes, suitable for PV applications are reported

Abstract

International audience; AlGaP alloy and InGaAs/GaP quantum dots are studied toward possible solutions for the cladding layers and the active zone of a pseudomorphic laser structure on silicon. Coherent growth of AlGaP layers on GaP substrate is carefully analysed by X-ray reciprocal space mapping. The influence of Al content on refractive index is studied by spectroscopic ellipsometry. The structural and optical properties of InGaAs/GaP quantum dots are respectively studied by scanning tunnelling microscopy and time-resolved photoluminescence experiments.
