1. Effects of hydrogen ion implantation dose on physical and electrical properties of Ge-on-insulator layers fabricated by the smart-cut process

Abstract

We experimentally evaluate the influence of a hydrogen ion implantation (I/I) dose on the physical and electrical properties of Ge-on-insulator (GOI) films fabricated by the smart-cut process with the two doses of 1 × 1017 cm−2 and 4 × 1016 cm−2. It is found that thermal annealing is effective in improving the crystallinity of the GOI layers and that the defect-less GOI layers can be realized under the optimized annealing temperature of 550 °C, irrespective of the I/I dose. However, the reduction of Hall hole mobility is observed in GOI substrates fabricated with higher I/I dose condition. This mobility reduction is not observed for GOI p-channel metal-oxide-semiconductor field-effect transistors (pMOSFETs) under the back-gate operation. On the other hand, n-channel MOSFETs fabricated on the smart-cut GOI substrates with As-doped S/D junctions are found to exhibit the higher effective electron mobility for the low I/I dose than that for the high I/I dose. As a result, it can be concluded that the high H+ I/I dose of 1 × 1017 cm−2 causes the degradation in the mobility of smart-cut GOI substrates and that the choice of the hydrogen I/I dose is important in the fabrication of GOI wafers for MOSFET applications.

2. Modulation of sub-threshold properties of InGaAs MOSFETs by La2O3 gate dielectrics

Abstract

We have found the ferroelectric-like characteristics in atomic layer deposition (ALD) La2O3 films with thermal budget lower than 300oC in polarization-electric field (P-E) and capacitance-gate voltage (C-V) measurements on W/La2O3/W and W/La2O3/InGaAs capacitors. The observed hysteresis and saturation of polarization in the P-E characteristics of the W/La2O3/W and the W/La2O3/InGaAs capacitors, and the counter-clockwise C-V hysteresis in the C-V curves of the W/La2O3/InGaAs capacitors suggest a possibility of ferroelectricity in the present La2O3 films. By using this gate stack, W/La2O3/InGaAs metal-oxide-semiconductor field-effect transistors (MOSFETs) were fabricated in order to examine the negative capacitance (NC) effect due to La2O3. It is found that the sub-threshold swing (SS) of W/La2O3/InGaAs MOSFETs is lower at low temperature than the theoretical limit of MOSFETs. This result strongly suggests that the W/La2O3/InGaAs MOSFETs can work as a steep-slope III-V negative capacitance field-effect transistor (NCFET).

Abstract

PURPOSE/AIM: The thermal grill illusion is a paradoxical pain sensation induced by simultaneous exposure to spatially separated, non-painful, cold, and warm stimuli. This study aimed to determine whether paradoxical sensations are also evoked by simultaneous exposure to painful cold-heat stimuli and whether the mechanism involves modulation by segmental and extra-segmental spatial integration.MATERIALS AND METHODS: Sensory perceptions were triggered by simultaneous application of painful cold-heat pulse stimuli using a developed bedside tool equipped with quantitative thermal stimulator devices. Four conditions were investigated: (1) one device placed on the forearm (condition 1, control); (2) two devices placed on the forearm (condition 2, ipsilateral segmental integration); (3) two devices placed on the forearm and ipsilateral thigh (condition 3, extra-segmental integration); and (4) two devices placed bilaterally on the forearms (condition 4, contralateral segmental integration). The evoked perceptions of paradoxical heat sensation and the loss of cold or heat sensation were evaluated.RESULTS: The aforementioned phenomena were experienced by 11(35.4%), 3(9.7%), 3(9.7%), and 0(0.0%) subjects for conditions 1-4, respectively. Fisher's exact test revealed significant differences (p=.001) among the four conditions. However, Bonferroni post hoc analysis revealed significant differences only between conditions 1 and 4 (p=.005).CONCLUSIONS: Simultaneous painful cold-heat pulse stimulation can induce paradoxical sensations similar to those shown for non-painful thermal (cold and heat) stimuli. They were predominantly evoked by ipsilateral integration. Paradoxical sensations have diagnostic value, and quantifying them using a simple bedside tool may be useful in the clinical setting.

10. Lubrication effects on droplet manipulation by electrowetting-on-dielectric (EWOD)

Abstract

Electrowetting has a potential to realize stand-alone point-of-care (POC) devices. Here we report droplet-migration characteristics on oil-infused electrowetting-on-dielectric (EWOD) substrates. We prepare sparse micropillars to retain the oil layer in order to exploit the layer as a lubricating film. A physical model of the droplet velocity is developed, and effects of the lubrication, the oil viscosity, the droplet volume, and the thickness of solid and liquid dielectric layers are discussed. It is found that the droplet velocity is scaled as square of E, which differs from a relationship of cube of E for droplets sliding down on liquid-infused surfaces by gravity. Furthermore, our device achieves droplet velocity of 1 mm/s at the applied voltage of 15 V. The velocity is approximately tenfold as high as the same condition (applied voltage and oil viscosity) on porous-structure-based liquid-infused surfaces. The achieved high velocity is explained by a lubrication-flow effect., 16 pages, 10 figures

Abstract

Context. Asteroids in comet-like orbits (ACOs) consist of asteroids and dormant comets. Due to their similar appearance, it is challenging to distinguish dormant comets from ACOs via general telescopic observations. Surveys for discriminating dormant comets from the ACO population have been conducted via spectroscopy or optical and mid-infrared photometry. However, they have not been conducted through polarimetry. Aims. We conducted the first polarimetric research of ACOs. Methods. We conducted a linear polarimetric pilot survey for three ACOs: (944) Hidalgo, (3552) Don Quixote, and (331471) 1984 QY1. These objects are unambiguously classified into ACOs in terms of their orbital elements (i.e., the Tisserand parameters with respect to Jupiter $T_\mathrm{J}$ significantly less than 3). Three ACOs were observed by the 1.6 m Pirka Telescope from UT 2016 May 25 to UT 2019 July 22 (13 nights). Results. We found that Don Quixote and Hidalgo have polarimetric properties similar to comet nuclei and D-type asteroids (optical analogs of comet nuclei). However, 1984 QY1 exhibited a polarimetric property consistent with S-type asteroids. We conducted a backward orbital integration to determine the origin of 1984 QY1, and found that this object was transported from the main belt into the current comet-like orbit via the 3:1 mean motion resonance with Jupiter. Conclusions. We conclude that the origins of ACOs can be more reliably identified by adding polarimetric data to the color and spectral information. Abstract

Light-sheet imaging of 3D objects with high spatial resolution remains an open challenge because of the trade-off between field-of-view (FOV) and axial resolution originating from the diffraction of light. We developed acoustic light-sheet microscopy (acoustic LSM), which actively manipulates the light propagation inside a large sample to obtain wide-field microscopic images deep inside a target. By accurately coupling a light-sheet illumination pulse into a planar acoustic pulse, the light-sheet can be continuously guided over large distances. We imaged a fluorescence-labeled transparent mouse brain for the FOVs of 19.3 × 12.4 mm2 and 9.7 × 5.9 mm2 with resolved microstructures and single cells deep inside the brain. Acoustic LSM creates new opportunities for the application of light-sheet in the field of industry to basic science.One Sentence SummaryAn acoustic-optical method overcomes a trade-off between field-of-view and axial resolution in light-sheet microscopy.

Abstract

The nature and local functions of tumor-infiltrating lymphocytes (TIL) in solid human tumors remain unclear, as does the precise relationship between these cells and tumor growth. Lymphocytes are often the most prominent cellular component of inflammatory infiltrates into human solid tumors. Fresh TIL, if recovered in sufficiently large numbers, were stained with labeled monoclonal antibodies to the lymphocyte surface antigens before culture and analyzed in a flow cytometer. Recent functional studies with freshly isolated and in vitro-cultured TIL from human solid tumors have failed generally to confirm that these tumors contain cytotoxic T lymphocytes specific for autologous tumor cells. Cultures of TIL were serially monitored for cytotoxicity against natural killer (NK) cell-sensitive and NK-resistant tumor targets during culture. Murine TIL cultured in vitro in the presence of recombinant interleukin-2 were claimed to be distinct from lymphokine-activated killer cells because of their specificity for autologous tumor targets, better expansion in vitro, and greater antitumor cytolytic potential.

Abstract

We have examined the slow electron and hole trap density at TiN/Y 2 O 3 /SiGe MOS interfaces. The effect of trimethylaluminum (TMA) pre-treatment before Y 2 O 3 deposition on the slow trap density has been studied. Also, the dependency of the slow trap density on Ge contents of SiGe has been systematically evaluated and the influence of the composition of interfacial layers (ILs) is examined. It is found that 10-cycle TMA treatment is effective to suppress the formation of slow traps attributable to Ge-O bonds in ILs. On the other hand, the density of electron and hole slow traps in the Y 2 O 3 /SiGe MOS interfaces increases with higher Ge content of SiGe, which can be explained by the formation of vacancy-related defects due to incorporation of Ge-O bonds into SiO 2 IL networks.

Abstract

Ultra-thin-body (UTB) (111) InAs-On-Insulator (InAs-OI) nMOSFETs are proposed to overcome the difficult challenges of III-V nMOSFETs such as (i) low inversion capacitance due to low DOS, (ii) strong thickness fluctuation scattering due to light m z and (iii) high interface state density (D it ). The (111) surface orientation combined with UTB InAs channels is expected to transfer electrons into the L valley with much heavier m z than in the Γ valley. We experimentally demonstrate the mobility enhancement by thinning (111) InAs-OI channels down to 3 nm. We also quantitatively clarify that D it inside the conduction band (CB) of InAs is lower than D it of InGaAs, leading to high surface electron density (N s ). The universal nature of the D it energy distributions indicates inherent superiority of InAs channels from the viewpoint of D it .

Abstract

We have investigated the device operation of Si ferroelectric FETs (FeFET) through direct measurements of polarization and electron/hole densities in p-FeFETs and n-FeFETs. Unlike electrons in n-FeFETs, inversion holes in p-FeFETs are found to be well coupled with ferroelectric polarization, resulting in inversion hole density $N_{s}$ enhanced up to $2.5\times 10^{13}$ cm −2 . Based on experimentally-confirmed ferroelectric-semiconductor coupling behaviors, we propose a method to extract absolute polarization in ferroelectric gate stacks without centering P-V loops. We demonstrate that obtaining accurate polarization states is a key to understand the FeFET characteristics: it explains the physical origin of a difference in the memory window between p- and n-FeFETs.

Abstract

Aggressive therapy-resistant and refractory acute myeloid leukemia (AML) has an extremely poor outcome. By analyzing a large number of genetically complex and diverse, primary high-risk poor-outcome human AML samples, we identified specific pathways of therapeutic vulnerability. Through drug screens followed by extensive in vivo validation and genomic analyses, we found inhibition of cytosolic and mitochondrial anti-apoptotic proteins XIAP, BCL2 and MCL1, and a key regulator of mitosis, AURKB, as a vulnerability hub based on patient-specific genetic aberrations and transcriptional signatures. Combinatorial therapeutic inhibition of XIAP with an additional patient-specific vulnerability eliminated established AML in vivo in patient-derived xenografts (PDXs) bearing diverse genetic aberrations, with no signs of recurrence during off-treatment follow-up. By integrating genomic profiling and drug-sensitivity testing, this work provides a platform for a precision-medicine approach for treating aggressive AML with high unmet need. Ishikawa and colleagues perform integrated genomic and drug-sensitivity screens with extensive PDX modeling and reveal combined XIAP and BCL2 inhibition as a vulnerability hub across AML genetic alterations.

Abstract

A quasi-static split C-V technique is proposed as a novel method to monitor ferroelectric polarization and charge distribution in FeFETs. In contrast to conventional split C-V, which is not applicable to FeFETs, the proposed technique successfully detects charges induced by V g at the ferroelectric-semiconductor interfaces and extracts real P-V g and Q-V g characteristics of FeFETs. Through a combination with Hall measurements, responses of minority/majority carriers and trapped charges associated with polarization switching in FeFETs are experimentally obtained for the first time. It is found that trapped carriers, which screen ferroelectric polarization, is a key factor in the device operation of MFIS-FeFET. Our method, extracting Q-V g loops directly from FeFET structures, is a powerful tool to understand the real operation and device physics of FeFETs including the memory window and the NC effect.

22. Strain and surface orientation engineering in extremely-thin body Ge and SiGe-on-insulator MOSFETs fabricated by Ge condensation

Abstract

We propose and demonstrate a new channel strain control technology enabling to realize both high performance tensile strain Ge-on-insulator (GOI) n-MOSFETs and compressive strain GOI p-MOSFETs on a same substrate. It is found that additional oxidation at 850 oC after Ge condensation changes the strain condition in GOI from 1.8 % compressive strain to 0.5% tensile strain, resulting in the electron mobility enhancement of 2.1. Furthermore, thinning GOI channel thickness introduces significant mobility enhancement attributable to GOI band modulation, leading to electron mobility of 777 cm2/Vs in n-MOSFETs with GOI thickness of 2.5 nm. For performance enhancement of p-MOSFETs, (110)-oriented SGOI formation by Ge condensation is studied. It is found that SGOI with the Ge fraction of 54 % maximizes the hole mobility from the viewpoints of both strain and Ge fractions. Record high hole mobility of 837 cm2/Vs is demonstrated with compressive strain (110) 27-nm-thick Si 0 46 G 0 54 OI p-MOSFETs, compared with mobility in planar GOI/SGOI p-MOSFETs reported so far. In addition, high hole mobility of 295 cm2/Vs is still maintained for 5-nm-thick extremely-thin body (110) Si 0 46 G 0 54 OI p-MOSFETs.

Abstract

Ionic vacancy is, being produced as a byproduct in electrode reaction, a polarized free space of the order of 0.1 nm surrounded by oppositely charged ionic cloud. As a perfect gas in electrolyte solution, it does not interplay with other solution particles. On the other hand, magnetic field provides useful means to examine the natures of it. Using a special electrode operated in a magnetic field called cyclotron MHD electrode (CMHDE), we first determined the lifetime of vacancy in copper deposition as 1.2 sec, which is extraordinarily long in comparison with the collision interval of solution particles. Then, using kinetic theory of gas, we measured the collision radius of vacancy gas to be 0.70 nm, which was consistent with theoretical calculation 0.65 nm.

Abstract

The circadian pacemaker in the suprachiasmatic nucleus (SCN) yields photoperiodic response to transfer seasonal information to physiology and behavior. To identify the precise location involved in photoperiodic response in the SCN, we analyzed circadian Period1 and PERIOD2 rhythms in horizontally sectioned SCN of mice exposed to a long or short day. Statistical analyses of bioluminescence images with respective luciferase reporters on pixel level enabled us to identify the distinct localization of three oscillating regions; a large open-ring-shape region, the region at the posterior end and a sharply demarcated oval region at the center of the SCN. The first two regions are the respective sites for the so-called evening and morning oscillators, and the third region is possibly a site for mediating photic signals to the former oscillators. In these regions, there are two classes of oscillating cells in which Per1 and Per2 could play differential roles in photoperiodic responses.

Abstract

The heterogeneous integration of SiGe, Ge, and III–V semiconductors on Si provides many opportunities to develop high-performance photonic integrated circuits through complementary metal oxide semiconductor (CMOS) processes. We found that strained SiGe possesses greater free-carrier effects than Si, contributing to the improved modulation efficiency of Si-based optical modulators. In addition to low-dark-current Ge photodetectors (PDs) with GeO 2 passivation, we investigated Ge CMOS photonics platform for midinfrared wavelengths. We demonstrated Ge passive waveguides and carrier-injection variable optical attenuators (VOAs) on a Ge-on-insulator wafer. We also investigated III–V CMOS photonics platform on a III–V-on-insulator (III–V-OI) wafer. The strong optical confinement in the III–V-OI structure enabled the realization of ultrasmall III–V passive waveguides similarly to those in Si photonics. Carrier-injection InGaAsP optical switches and VOAs as well as InGaAs waveguide PDs were also demonstrated on III–V-OI wafers. We discuss the opportunities and challenges of heterogeneous CMOS photonics technologies to develop high-performance electronic–photonic integrated circuits for near-infrared and midinfrared applications.

Abstract

The purpose of this study was to investigate the causal relationship between quadriceps muscle strength and radiographic knee osteoarthritis (OA) in a longitudinal study. The present study included 976 knees from 488 subjects who participated in both the 5th (2007) and 7th (2013) surveys of the Matsudai Knee Osteoarthritis Survey. Bilateral quadriceps strengths of each subject were measured using the quadriceps training machine (QTM-05F, Alcare Co., Ltd., Tokyo, Japan). Additionally, weight-bearing standing knee radiographs were obtained, and knee OA was graded according to the Kellgren–Lawrence classification system. The relationships between quadriceps strength and the incidence and progression of radiographic knee OA were assessed using multiple logistic regression analysis. After adjusting for age and body mass index (BMI), both female and male knees in the lowest quantile of quadriceps strength had higher risk of the incidence of radiographic knee OA compared with the highest quantile of quadriceps strength (women: OR 2.414, 95% CI 1.098–5.311; men: OR 2.774, 95% CI 1.053–7.309). In contrast, after adjusting for age, BMI and femorotibial angle, both female and male knees in the lowest quantile compared with the highest quantile of quadriceps strength did not differ in risk of the progression of radiographic knee OA (women: OR 1.040, 95% CI 0.386–2.802; men: OR 2.814, 95% CI 0.532–14.898). Quadriceps muscle weakness was related to increased risk of the incidence of radiographic knee OA, but not its progression, in both women and men. Therefore, the clinically important finding of this study is that, in both women and men, maintaining higher quadriceps muscle strength may be one of the most effective prevention methods for incident radiographic knee OA. Abstract

The PHENIX collaboration presents first measurements of low-momentum ($0.4$1\,GeV/$c$) direct-photon yield $dN_{\gamma}^{\rm dir}/d\eta$ is a smooth function of $dN_{\rm ch}/d\eta$ and can be well described as proportional to $(dN_{\rm ch}/d\eta)^\alpha$ with $\alpha{\approx}1.25$. This scaling behavior holds for a wide range of beam energies at the Relativistic Heavy Ion Collider and the Large Hadron Collider, for centrality selected samples, as well as for different, $A$$+$$A$ collision systems. At a given beam energy the scaling also holds for high $p_T$ ($>5$\,GeV/$c$) but when results from different collision energies are compared, an additional $\sqrt{s_{_{NN}}}$-dependent multiplicative factor is needed to describe the integrated-direct-photon yield., Comment: 673 authors from 82 institutions, 10 pages, 4 figures. v2 is version accepted for publication in Physical Review Letters. 36. Improvement of SiGe MOS interface properties with a wide range of Ge contents by using TiN/Y2O3 gate stacks with TMA nassivation

Abstract

We demonstrate the low interface trap density at SiGe p-MOS interfaces with TiN/Y 2 O 3 gate stacks by employing the Trimethylaluminum (TMA) passivation. PMA temperature is optimized to maximize scavenging of GeO x . The impact of the gate electrode among TiN, Al, Au and W is studied for Y 2 O 3 /SiGe interfaces. The TiN/Y 2 O 3 / SiGe interfaces with PMA at 450°C minimize interface trap density $(\text{D}_{\text{it}})$ , hysteresis and gate leakage current. TMA passivation is found to further improve the interfacial pronerties. The record-low minimum $\text{D}_{\text{it}}$ of $2.7\text{x}10^{10} 5.4{\text{x}}10^{10},1.7\text{x}10^{11},2.0\text{x}10^{11},7.4\text{x}10^{11}$ and $4.2\text{x}10^{12}\text{eV}^{-1}\text{cm}^{-2}$ are obtained for SiGe MOS interfaces with the Ge contents of 0.13, 0.22, 0.32, 0.38, 0.49, and 0.62, respectively.

Abstract

UX Orionis stars (UXors) are Herbig Ae/Be or T Tauri stars exhibiting sporadic occultation of stellar light by circumstellar dust. GM\,Cephei is such a UXor in the young ($\sim4$~Myr) open cluster Trumpler\,37, showing prominent infrared excess, emission-line spectra, and flare activity. Our photometric monitoring (2008--2018) detects (1)~an $\sim$3.43~day period, likely arising from rotational modulation by surface starspots, (2)~sporadic brightening on time scales of days due to accretion, (3)~irregular minor flux drops due to circumstellar dust extinction, and (4)~major flux drops, each lasting for a couple of months with a recurrence time, though not exactly periodic, of about two years. The star experiences normal reddening by large grains, i.e., redder when dimmer, but exhibits an unusual "blueing" phenomenon in that the star turns blue near brightness minima. The maximum extinction during relatively short (lasting $\leq 50$~days) events, is proportional to the duration, a consequence of varying clump sizes. For longer events, the extinction is independent of duration, suggestive of a transverse string distribution of clumps. Polarization monitoring indicates an optical polarization varying $\sim3\%$--8$\%$, with the level anticorrelated with the slow brightness change. Temporal variation of the unpolarized and polarized light sets constraints on the size and orbital distance of the circumstellar clumps in the interplay with the young star and scattering envelope. These transiting clumps are edge-on manifestations of the ring- or spiral-like structures found recently in young stars with imaging in infrared of scattered light, or in submillimeter of thermalized dust emission., 20 pages, 9 figures

Abstract

The errors in the Vickers diagonal length measurement are discussed from the point of view of the design of microscope. Effects of the numerical aperture (NA) of an objective lens are evaluated through the experiment. With smaller NA, the resolving power of the microscope gets worse and the depth of focus gets deeper as predicted Rayleigh’s criterion. The relationship between the repeatability of diagonal length and the objective NA follows the theory. In addition, the variation of NA relates the measured diagonal length. Those effects are much significant than the image resolution or the minimum count of a measuring system.

Abstract

InAs-On-Insulator (InAs-OI) structures fabricated by the Smart Cut process are promising for three-dimensional (3D) integration of complementary metal–oxide–semiconductor devices owing to the low thermal budget, high mobility, and low contact resistance. InAs-OI structures are also expected to reduce the leakage current and parallel conduction channels in InAs n-channel MOSFETs, which are serious problems. Smart Cut is a promising way to integrate III–V semiconductors on Si substrates for 3D integration. However, the electrical characterization of InAs-OI films realized by Smart Cut has not been reported yet. In addition, since InAs-OI’s crystallinity is severely degraded by passage of a large amount of H+ ions in the Smart Cut process, we need to study the effects of thermal annealing on the electrical properties of the InAs-OI layers. It is found from the annealing temperature dependence of the electron concentration and the mobility that annealing at 500 °C significantly recovers InAs-OI crystallinity. Here, bulk and interface electrical properties are separately evaluated from the InAs-OI thickness dependence on the electron concentration and the sheet conductance. As a result, fabricated InAs-OI has the electron density of (6.3 ± 1.4) × 1017 cm−3 in the bulk region for an intrinsic donor InAs wafer and the high bulk mobility of 5800 ± 900 cm2/V s, indicating the high crystallinity of InAs-OI after 500 °C annealing. Also, the reusability of donor InAs wafers without degradation of InAs-OI film quality, which is one of the most important points for Smart Cut, is demonstrated by using (111) InAs donor wafers, attributed to much smoother (111) InAs-OI surfaces after splitting than (100) InAs-OI ones.

Abstract

We present optical observations of the Type Ia supernova (SN) 2019ein, starting two days after the estimated explosion date. the spectra and light curves show that SN 2019ein belongs to a high-velocity (HV) and broad-line group with a relatively rapid decline in the light curves (Delta m(15)(B) = 1.36 0.02 mag) and a short rise time (15.37 0.55 days). the Si ii lambda 6355 velocity, associated with a photospheric component but not with a detached high-velocity feature, reached similar to 20,000 km s(-1) 12 days before the B-band maximum. the line velocity, however, decreased very rapidly and smoothly toward maximum light, to similar to 13,000 km s(-1), which is relatively low among HV SNe. This indicates that the speed of the spectral evolution of HV SNe Ia is correlated with not only the velocity at maximum light, but also the light-curve decline rate, as is the case for normal-velocity (NV) SNe Ia. Spectral synthesis modeling shows that the outermost layer at >17,000 km s(-1) is well described by an O-Ne-C burning layer extending to at least 25,000 km s(-1), and there is no unburnt carbon below 30,000 km s(-1); these properties are largely consistent with the delayed detonation scenario and are shared with the prototypical HV SN 2002bo despite the large difference in Delta m(15)(B). This structure is strikingly different from that derived for the well-studied NV SN 2011fe. Abstract

We experimentally evaluate the influence of a hydrogen ion implantation (I/I) dose on the physical and electrical properties of Ge-on-insulator (GOI) films fabricated by the smart-cut process with the two doses of 1 × 1017 cm−2 and 4 × 1016 cm−2. It is found that thermal annealing is effective in improving the crystallinity of the GOI layers and that the defect-less GOI layers can be realized under the optimized annealing temperature of 550 °C, irrespective of the I/I dose. However, the reduction of Hall hole mobility is observed in GOI substrates fabricated with higher I/I dose condition. This mobility reduction is not observed for GOI p-channel metal-oxide-semiconductor field-effect transistors (pMOSFETs) under the back-gate operation. On the other hand, n-channel MOSFETs fabricated on the smart-cut GOI substrates with As-doped S/D junctions are found to exhibit the higher effective electron mobility for the low I/I dose than that for the high I/I dose. As a result, it can be concluded that the high H+ I/I dose of 1 × 1017 cm−2 causes the degradation in the mobility of smart-cut GOI substrates and that the choice of the hydrogen I/I dose is important in the fabrication of GOI wafers for MOSFET applications.
