Das Kernziel der vorliegenden Arbeit bestand darin, Röntgenmesstechniken zur in situ Untersuchung ammonothermaler Prozesse zu etablieren. Dies beinhaltete zunächst den Aufbau integrierter Anlagen für Röntgenmessungen und ammonothermale Experimente bei Temperaturen bis 600 °C und Drücken bis 300 MPa. Die Anlagen kamen anschließend zur Adressierung ausgewählter Fragestellungen zum Einsatz. Dabei wurden zum einen Möglichkeiten und Grenzen des Einsatzes von Röntgenmesstechniken zur direkten Verfolgung ammonothermaler Prozesse evaluiert und zum anderen eine Reihe erster, grundlegender Ergebnisse gewonnen. Die in situ Röntgenabbildung erwies sich als vielseitig nutzbares und robustes Werkzeug zur Untersuchung chemischer Reaktionen und Transportprozesse unter ammonothermalen Bedingungen. Verfolgt wurden dabei zunächst Größenänderungen des abgebildeten GaN-Kristalls, wodurch erstmals die Sättigung ammonothermaler Lösungen in situ beobachtet werden konnte. Es stellte sich heraus, dass die Literaturdaten zur Löslichkeit von GaN unter ammonothermalen Bedingungen teils um eine Größenordnung zu hoch lagen. Weiterhin konnte die Kinetik der Auflösung erstmals in situ verfolgt werden. Da die Abnahme der Kristallgröße gut messbar ist, wird erwartet, dass eine Anwendung auf zur Kristallzüchtung geeignete Aufbauten ohne größere Probleme umsetzbar ist und eine in situ Messung von Wachstumsraten ermöglicht. Weiterhin zeigte sich, dass auch Prozesse im Fluid mittels in situ Röntgenabbildung messtechnisch erfassbar sind. Diese umfassen Änderungen der Ammoniakdichte bei Phasenübergang oder Änderung der im Druckbehälter befindlichen Stoffmenge sowie Konzentrationsänderungen gelöster Stoffe. Bei der Auflösung von GaN mit dem Mineralisator Ammoniumfluorid sind häufig deutlich messbare lokale Inhomogenitäten in der Konzentrationsverteilung gelöster Gallium-haltiger Intermediate zu beobachten. Mittels Abbildung dieser Schlieren war erstmals eine direkte Beobachtung des Transports gelöster Stoffe im ammonothermalen Autoklav möglich. Die beobachtete unerwartet geringe Transportgeschwindigkeit ist ein Indiz dafür, dass zum einen die Viskosität des Gemisches erheblich größer als diejenige von reinem Ammoniak ist und es zum anderen wahrscheinlich zur Bildung größerer [Ga x F y ] 3x-y Aggregate kommt. Die mit dem vorhandenen Aufbau erreichbare laterale Auflösung der 2D-Röntgenabbildung beträgt bis zu 15 µm. Allerdings ist diese nur in Bezug auf die Beobachtung von Veränderungen erzielbar und setzt voraus, dass die zu untersuchende Fragestellung umfangreiche Rauschreduktion (durch Mitteln von Einzelaufnahmen sowie über einheitliche Bildbereiche hinweg) erlaubt. Die laterale Auflösung in Bezug auf absolute Dimensionen bzw. Positionen liegt bei etwa 500 µm und wird durch die Divergenz der Röntgenstrahlung begrenzt. Die Nachweisgrenze für Änderungen der Absorption in axialer Richtung (Dicken, Dichten oder Konzentrationen) lässt sich am universellsten als linearer Schwächungskoeffizient ausdrücken. Die ermittelte Detektionsgrenze von 1,21 ± 0,15 m -1 entspricht einer Gallium-Konzentration von 0,13 mol/l. Die Möglichkeit, Konzentrationsänderungen gelöster Stoffe zu beobachten, ist auch relevant für die Anwendung der in situ Röntgen-Transmissionsmessungen auf neue Materialien, welche noch nicht als Volumenkristall verfügbar sind. Diese können hinsichtlich ihrer Löslichkeit in ammonothermalen Reaktions- medien untersucht werden, was Rückschlüsse auf die Synthesemechanismen erlaubt und am Beispiel von ZnGeN 2 gezeigt wurde. Ergänzend zu den in situ Röntgenmesstechniken wurden Messungen der Innentemperatur genutzt, um ammonothermale Prozesse zu untersuchen. Hierbei konnte gezeigt werden, dass die in situ Messung von Fluidtemperaturen zu den Röntgenmessungen komplementäre Einblicke in die chemisch-physikalischen Prozesse in ammonothermalen Autoklaven bietet. Dies umfasst Einblicke in die Strömung bzw. den konvektiven Wärmetransport ebenso wie die Beobachtung von chemischen Prozessen, sofern diese mit Enthalpieänderungen bzw. lokalen Temperaturänderungen einhergehen. Im Bereich der ammonothermalen Kristallisation selbst zeigte sich, dass eine Übersättigung der Lösung auch bei teilweisem Entzug des Lösemittels bzw. Druckreduktion auftritt. Die Ergebnisse deuten darauf hin, dass die typischerweise genutzten hohen Drücke primär für die Auflösung von GaN bzw. für die Bildung Ga-haltiger Intermediate erforderlich sind. Da eine Verringerung der Röntgenabsorption der Sichtfenster im Vergleich zu Saphir für alle röntgenbasierten in situ Messmethoden sehr vorteilhaft ist, wurden potentiell als Röntgenfenster geeignete Werkstoffe aus leichten Elementen auf ihre chemische Beständigkeit in ammonothermalen Reaktionsmedien untersucht. Hierbei wurden insbesondere Borcarbid und Diamant als vielversprechende Materialien identifiziert. Borcarbid ist zwar nur in Kombination mit Na-basierten Mineralisatoren uneingeschränkt einsetzbar, bietet jedoch den großen Vorteil, problemlos in der etablierten Geometrie verfügbar zu sein. Umgekehrt bestehen bei Diamant Einschränkungen in der wirtschaftlichen Verfügbarkeit von mehrere Millimeter dickem Material. Langfristig gesehen bietet Diamant jedoch den enormen Vorteil der universellen Beständigkeit in allen getesteten, sowohl ammonosauren als auch ammonobasischen Reaktionsmedien. Ein Lösungsansatz zur Erschließung von Diamant als Fenstermaterial für ammonothermale Autoklaven besteht in der Aufteilung der Funktionen Druckbeständigkeit und chemische Beständigkeit auf getrennte Bauteile. Weitere Ansätze sind eventuell mögliche Anpassungen der Konstruktion der Fensterbaugruppe sowie Einsatz dünnerer Fenster bei ausgewählten Experimenten mit geringen Drücken. Für die in situ Röntgenbeugung wurde im Rahmen der vorliegenden Arbeit das etablierte Fensterkonzept in Verbindung mit Fenstern aus Borcarbid gewählt. Die in situ Röntgenbeugung konnte in Grundzügen methodisch etabliert werden. Zum Schwenken des Kristalls während der Messung wurde eine drehbare Durchführung entwickelt und erprobt, welche die Rotation des Kristalls unter Prozessbedingungen ermöglicht und so sicherstellt, dass alle Domänen des Kristalls zur Breite des Beugungsreflexes beitragen können. Die aufgebaute Anlage zur in situ Röntgenbeugung ermöglicht erstmals eine Beobachtung von Breite und Position des (0002)-Reflexes unter Prozessbedingungen. Dies erschließt die Möglichkeit, die Evolution der Kristallqualität während des ammonothermalen Kristallwachstums in situ zu verfolgen. The main objective of this work was to establish x-ray based in situ measurement technologies as a tool for investigating ammonothermal reaction processes. For this purpose, equipment for integrating ammonothermal experiments at temperatures up to 600 °C and pressures up to 300 MPa with in situ x-ray measurements had to be developed. These experimental setups were employed to address selected scientific questions. Based on these investigations, possibilities and limitations of x-ray based in situ measurement techniques for direct monitoring of ammonothermal processes were evaluated. Moreover, a number of groundbreaking initial results has been obtained. The method of in situ x-ray imaging proved to be a versatile and robust tool for investigating chemical reactions as well as transport processes under ammonothermal conditions. Monitoring of size changes of GaN crystals allowed for experimental observation of the saturation process of ammonothermal solutions in situ for the first time. This revealed that literature data overestimated the solubility of GaN by up to one order of magnitude. Moreover, reaction kinetics of the dissolution of GaN were monitored in situ for the first time. Given the fact that size changes of GaN crystals are now well accessible under ammonothermal process conditions, applying the technique to experimental setups that are designed for crystal growth should not be an issue. This, in turn, is expected to allow for in situ monitoring of growth rates. Beyond the size of crystals, processes occurring in the fluid phase were also found to be accessible through in situ x-ray imaging. This includes variations of ammonia density upon phase changes and leakages as well as concentration changes of dissolved intermediates. During the dissolution of GaN with ammonium fluoride mineralizer, clearly distinguishable inhomogeneities in the concentration distribution of Ga-containing intermediates in the fluid were observed. In situ x-ray imaging is the first technique that provides experimental access to the transport of intermediates under ammonothermal process conditions. The observed unexpectedly low velocity of diffusive transport strongly suggests that i) the viscosity of the mixture is significantly larger than the viscosity of pure ammonia and that ii) larger [Ga x F y ] 3x-y aggregates are formed. With the current in situ x-ray imaging setup, a spatial resolution of up to 15 µm can be achieved. However, this resolution is only attainable with respect to monitoring changes. A prerequisite is that the investigated process allows for extensive application of noise reduction (averaging of individual images as well as averaging across uniform areas of the image). With respect to absolute dimensions or positions, the lateral resolution is about 500 µm and limited by the divergence of the x-ray beam. The detection limit for absorption changes in axial direction (due to changes of thicknesses, densities or concentrations) is most universally expressed as attenuation coefficient. The determined detection limit of 1.21 ± 0.15 m -1 corresponds to a Ga-concentration of 0.13 mol/l. The accessibility of information on concentration changes is also essential for applying in situ x-ray transmission measurements to novel nitride materials which are not yet available as bulk crystals. Investigating the solubility of such materials provides information on synthesis mechanisms, as it was demonstrated using ZnGeN 2 . To complement the x-ray based measurement techniques, fluid temperature measurements using internal thermocouples have been applied. Measurements of the local fluid temperature have been established as a tool for monitoring convective heat transfer, as well as chemical reactions if these give rise to local temperature changes. Regarding ammonothermal crystallization, the results of this work suggest that the supersaturation can also be generated by a removal of solvent or a reduction of pressure. The high pressures that are typically employed in ammonothermal GaN crystal growth seem to be necessary primarily for the dissolution of GaN, i.e. the formation of intermediates. Since autoclave window materials with high x-ray transmittance are of paramount importance to all x-ray based in situ measurement techniques, alternative materials with improved x-ray transmittance as compared to the standard material sapphire have been investigated. For this purpose, materials consisting of light elements were evaluated with respect to their chemical stability under ammonothermal process conditions. Diamond and boron carbide were identified as particularly promising materials. Boron carbide is applicable only in combination with Na-based mineralizers. Its advantage, however, lies in the availability of custom-shape parts including the standard window geometry. On the contrary, the (economically feasible) availability of diamond exceeding a thickness of a few millimeters is very limited. On the long run, however, the universal corrosion resistance of diamond in all investigated (ammonoacidic and ammonobasic) reaction media is very promising. Splitting the functionalities of mechanical stability and corrosion resistance by realizing them in separate components of the reactor may thus provide a solution for utilizing the chemical stability of diamond. Additional approaches are adapting the construction of the window assembly (possibly integrating recent research on high pressure windows for hydrothermal autoclaves) as well as the use of thinner windows for experiments at relatively low pressures. To realize the in situ x-ray diffraction, boron carbide in conjunction with the established construction was selected within this work. In situ x-ray diffraction was established on a basic level during this work. A rotatable feedthrough capable of operating under ammonothermal process conditions was developed in order to establish a swivel drive for the seed crystal, allowing all domains of the crystal to contribute to the width of the diffraction signal. The developed experimental setup allows for monitoring the width and position of the (0002) reflection of a GaN crystal under ammonothermal process conditions. This, in turn, is expected to pave the way for in situ monitoring of the evolution of crystal quality during ammonothermal growth.
