The incidence of adenocarcinoma of esophagogastric junction (AEG) is increasing at home and abroad. Laparoscopic surgery has gradually become the main means of surgical treatment of this kind of tumor. However, due to the special anatomical position of the tumor, the high position away from the broken esophagus and the narrow space in the mediastinum, laparoscopic anastomosis has the characteristics of difficult anastomosis and high anastomosis position. There is a high risk of anastomotic leakage after operation, which may cause serious consequences. Early identification of anastomotic leakage and unobstructed drainage by various means are the key to treatment. With the development of endoscopic technology, endoscopic methods such as covered stent and vacuum-assisted closure further improve the treatment efficacy. As a salvage measure, surgical treatment can achieve good treatment outcome, while accompanied by risk of complications and mortality, so we must strictly grasp the indications.食管胃结合部腺癌（AEG）的发病率在国内外均呈上升趋势。目前，腹腔镜外科手术已逐渐成为AEG外科治疗的主要手段，但因肿瘤解剖位置特殊、离断食管位置较高以及纵隔区域空间狭小而致腹腔镜下吻合存在吻合难度大、吻合位置高等特点，术后发生吻合口漏风险较大，可能造成严重后果。对于其吻合口漏的处理，本文从基本原理、内镜治疗和外科治疗三个方面进行了探讨。早期识别吻合口漏，并通过多种手段通畅引流，是治疗的关键。随着内镜技术的发展，覆膜支架及负压闭合治疗等内镜手段的采用，进一步提高了吻合口漏的治疗效果。外科手术作为一种补救措施，虽然可取得较好的治疗结局，但也伴随着多种并发症及死亡风险，因而必须严格把握手术指征。.

目的 评估伊沙佐米、来那度胺、地塞米松（IRd）方案治疗复发/难治多发性骨髓瘤（MM）的疗效及安全性。 方法 纳入2018年7月至2020年5月于国内14个中心接受至少1个周期IRd方案治疗的复发/难治MM患者。除7例起始剂量作调整的患者以外，其余患者伊沙佐米起始剂量为4 mg。来那度胺剂量根据患者肌酐清除率进行调整。每周期进行疗效及安全性评估。 结果 共纳入74例患者，中位年龄65岁，11例（14.9％）患者曾接受>三线治疗。总体反应率（ORR）为54.1％（40/74），其中7例（9.5％）达严格意义的完全缓解或完全缓解，14例（18.9％）达非常好的部分缓解，19例（25.7％）达部分缓解，中位无进展生存时间为9.9月，中位总生存时间为20个月，中位获得反应时间为1个月。总体疗效与生存结果与TOURMALINE-MM1中国延展性研究（TOURMALINE-MM1 CCS）相近。硼替佐米难治、来那度胺难治、两药均难治患者的ORR分别为52.0％（13/25）、57.1％（4/7）和33.3％（6/18）。3～4级不良事件（AE）发生率为36.5％（27/74）。主要血液学不良反应为贫血、血小板减少、淋巴细胞减少及中性粒细胞减少。主要非血液学不良反应为乏力、消化道症状及感染。2例患者出现3级周围神经病变。与不符合TOURMALINE-MM1 CCS试验入组标准的患者相比，符合入组标准的患者ORR更高［77.8％（14/18）对46.4％（26/56），P＝0.020］，两组3～4级AE发生率的差异无统计学意义［33.3％（6/18）对37.5％（21/56），P＝0.749］。 结论 IRd方案治疗复发/难治MM具有较好的疗效及安全性。

With the increase of people's health awareness and the progress of medical diagostic technology in recent years, the diagnosis rate of early gastric cancer is increasing year by year. Although radical surgery has good efficacy, how to maximize the preservation of the normal anatomy and function of the stomach and improve the quality of life of patients in the pursuit of radical surgery has become a more important issue in the treatment of early gastric cancer. Under the condition of ensuring radical lymph node dissection, function-preserving gastrectomy can fully preserve gastric function by reducing the resection extent and preserving the pylorus and the vagus nerve, which has advantage of improving quality of life and has great potential in the treatment of early gastric cancer. However, there is no functional evaluation standard for function-preserving gastrectomy at present. Most of the patients are evaluated by quality of life scale, which is relatively subjective. Even though the evaluation of endoscopy, hematology and other objective means can indicate the benefit degree in quality of life brought by functional reconstruction, the evidence level is limited. Therefore, this paper discusses the research status of function-preserving gastrectomy evaluation, postoperative complications, postoperative nutritional status, auxiliary examination and other items in the evaluation of gastric function, and analyzes the prospects of research direction in this field.随着近年来人们健康意识的提高和医疗诊断技术的发展，早期胃癌的诊断率逐年上升。虽然根治性手术具有良好的治疗效果，但如何在追求肿瘤根治的同时，最大限度地保留胃的正常解剖和功能，改善患者的生活质量，成为治疗早期胃癌更需关注的问题。功能保留性胃切除术是在保证根治性淋巴结清扫的前提下，通过减少胃切除范围、保留幽门、保留迷走神经等方式充分保留胃功能，具有提高患者生活质量的优势，对治疗早期胃癌具有巨大潜力。但是，目前尚无功能保留性胃切除术后的功能评价标准，临床上多通过生活质量量表进行评价，具有较高的主观性。通过内镜、血液学检查等客观手段的评估，虽然能够提示功能重建带来的生活质量获益程度，但是循证医学证据等级有限。因此，本文通过探讨功能保留性胃切除术的评价、术后并发症、术后营养状况、辅助检查等项目在胃功能评价的研究现状，对今后本领域研究方向进行分析与展望。.

AIM This study aimed to analyse bacterial community and biomineralization products from Wudalianchi non-active volcanic field and the relationship between magnetization and bacterial community. METHODS AND RESULTS Eighteen sediment samples obtained from Wenbo Lake, high-throughput sequencing and quantitative PCR (qPCR) were separately employed to investigate the bacterial community composition dynamics and abundance variation of the sediment sample with the highest iron-reducing capacity during incubation. The mineralization products were characterized by transmission electron microscopy, scanning electron microscopy, X-ray diffraction (XRD), Raman spectroscopy, vibrating sample magnetometer (VSM) and variable-temperature magnetism analyses. The results showed that the highest iron reduction rate was 98·06%. Seven phyla were identified as dominant bacterial phyla during the incubation process. Iron-reducing bacteria (FeRB) including Geobacter, Desulfosporosinus and Clostridium were involved in the iron mineralization process. The 16S rDNA copy numbers of sediment decreased quickly and then stayed steady during the incubation. Bacteria with rod-shaped and spheroid species were involved in extracellular iron reduction to produce magnetic particles with massive aggregation and columnar structures on the mineral surface morphologies. The materials produced by the microbial community over the incubation period were sequentially identified as siderite, magnetite and maghemite. The magnetism of the mineral samples gradually increased from 0·31748 to 33·58423 emu g-1 with increased incubation time. The final products showed relatively stable magnetism under 0-400 K. Objective To retrospectively analyze the characteristics of the traumatic rupture of intracranial internal carotid artery in order to provide reference for forensic expertise examination and identification. Methods A total of 11 autopsy cases of traumatic rupture of intracranial internal carotid artery were collected. The gender, age, cause of injury, blood loss on the scene, location of internal carotid artery rupture, hardening degree of the rupture of the wall, brain injury, blood ethanol content and cause of death were also recorded. Results All 11 cases died on the scene, of which 7 died from traffic accidents, 2 falls from height and 2 from bare handed injuries. None of the 11 victims suffered serious head and body surface injury. The internal carotid artery rupture in the 9 cases of traffic injury and fall from height injury occurred in the cavernous segment. In all these cases, there were transverse fractures of the middle cranial fossa with the carotid sulcus involved, and minor intracranial hemorrhage and brain contusion. In 2 cases of bare handed injuries, internal carotid artery rupture occurred in the ophthalmic artery segment, accompanied by fatal intracranial hemorrhage and diffuse axonal injury, but no skull fracture. All 11 cases showed full-thickness rupture of the vessel wall, and the long axis of the wounds was perpendicular to those of the artery. Conclusion The incidence of intracranial internal carotid artery rupture in high-energy trauma events such as traffic accidents and high falls deserves attention. Injuries of the cavernous segment or ophthalmic segment might be more common. The main injury mechanism of intracranial internal carotid artery rupture might be that the blood vessels were pulled and the bone fragments caused damage.11例创伤性颈内动脉颅内段破裂的回顾性分析.目的 回顾性分析创伤性颈内动脉颅内段破裂的损伤特点，为法医学检验与鉴定提供参考。 方法 收集11例创伤性颈内动脉颅内段破裂的尸体检验案例，记录并统计死者的性别、年龄、致伤原因、现场失血情况、颈内动脉颅内段破裂部位、破裂处管壁硬化程度、颅脑损伤、血乙醇含量以及死亡原因等信息。 结果 11例均为现场死亡，其中交通伤7例，高坠伤和徒手伤各2例。11例死者头部体表损伤均不严重。9例交通伤和高坠伤死者颈内动脉颅内段破裂均发生于海绵窦段，均存在累及颈动脉沟的颅中窝横行骨折，颅内出血及脑挫伤轻微。2例徒手伤死者颈内动脉颅内段破裂发生在眼动脉段，均存在致死性的颅内出血及弥漫性轴索损伤而不伴有颅骨骨折。11例均为血管壁全层破裂，破裂口长轴与血管长轴垂直。 结论 交通、高坠等高能量创伤事件中，颈内动脉颅内段破裂的发生率值得关注。海绵窦段和眼动脉段的损伤可能较常见。血管遭受牵拉或碎骨片作用可能是颈内动脉颅内段破裂的主要损伤机制。.法医病理学；创伤和损伤；颈内动脉；事故，交通；高坠伤；徒手伤；案例分析.

Objective To provide reference for medical and health services and forensic expertise, the causes and manners of death of psychiatric patients were analyzed retrospectively. Methods A total of 105 autopsy cases of psychiatric patients accepted and settled by Institute of Forensic Science of Criminal Investigation Police University of China from 2004 to 2019 were collected. The cases were divided into four groups： disease death, suicidal death, accidental death and homicidal death. The common causes of death of each group were statistically analyzed and the differences in age, disease duration, body mass index （BMI） and gender among the groups were assessed. Results Of the 105 cases, 60 were male and 45 were female, the course of psychosis was （12.9±10.4） years, the age of the deceased was （51.3±11.4） years, and 61.0% was schizophrenic. There were 50 cases （47.6%） in the disease death group, in which the psychiatric patients were the oldest and had the longest course of psychosis and lowest BMI. Pulmonary thromboembolism, respiratory infections, and cardiogenic disease were the most common causes of death in the group. There were 26 accidental deaths （24.8%）, among which traffic accidents were the most common cause of death. There were 15 homicidal deaths （14.3%）, all of which were male, with craniocerebral injury being the most common cause of death. There were 14 suicidal deaths （13.3%）. In suicidal death group, the age of the deceased was the youngest, the course of psychosis was the shortest and falling from the height was the most common way to commit suicide. Conclusion Understanding the common causes of death of psychiatric patients may contribute to developing measures to reduce the mortality rate of the population. It is necessary to investigate the age, course of psychosis and gender of the deceased when assessing the manner of death.105例精神病人尸体检验的法医学分析.目的 回顾分析精神病人尸体检验案例的死亡原因及死亡方式，为医疗卫生服务和司法鉴定提供参考。 方法 收集中国刑事警察学院物证鉴定中心2004―2019年受理并结案的精神病人尸体检验案例105例，分为疾病死亡、自杀死亡、意外死亡及他杀死亡4组，统计各组的常见死亡原因，分析各组之间年龄、病程、体重指数（body mass index，BMI）、性别的差异。 结果 105例中，男性60例、女性45例，精神病病程（12.9±10.4）年，死亡时年龄（51.3±11.4）岁，61.0%为精神分裂症。疾病死亡50例（47.6%），该组死者年龄最大、精神病病程最长、BMI最低，肺动脉血栓栓塞、呼吸系统感染、心脏性疾病是常见死亡原因。意外死亡26例（24.8%），交通事故是最常见死亡原因。他杀死亡15例（14.3%），全部为男性，颅脑损伤是最常见死亡原因。自杀死亡14例（13.3%），该组死者年龄最小，病程最短，高坠是最主要的自杀方式。 结论 了解精神病人的常见死亡原因有助于制定措施以降低该群体的死亡率。分析死亡方式时需要综合考虑死者的年龄、病程、性别等因素。.法医病理学；法医精神病学；精神病人；尸体检验；死亡原因；死亡方式；案例分析.

Bone marrow is full of mitochondria. However, the role of bone marrow mitochondrial protein in bone marrow damage and related signal transduction mechanism remains to be further studied. OPA is a newly discovered mitochondrial transmembrane protein. Its expression pattern and function in the physiological and pathological conditions of bone marrow are still elusive. The purpose of this study is to investigate the potential role of OPA in osteoporosis.A mouse osteoporosis model was established by radiation. The OPA expression was tested by Western blot and qRT-PCR. The P38 signaling activity was evaluated by enzymatic activity kit. The mitochondrial ATP production was determined by flow cytometry. The bone marrow cell apoptosis was detected by flow cytometry. U0126 was used to pretreat mouse before modeling. Bone marrow tissue was collected from patients who received osteoporosis surgery to test the OPA expression, P38 activation and cell apoptosis. The OPA and P38 levels were analyzed by correlation.The mouse osteoporosis model was successfully established by radiation induction. In this osteoporosis model, the expression of OPA was increased. The P38 signaling was activated while the mitochondrial ATP production was reduced, with the increase of apoptosis of bone marrow cells. By contrast, U0126 pretreatment markedly inhibited the OPA expression, restrained the P38 signaling pathway, enhanced mitochondrial ATP production and suppressed the bone marrow cell apoptosis in mouse osteoporosis model. A significantly positive correlation was found between OPA and P38.The down-regulation of OPA inhibits cell apoptosis and improves osteoporosis via inducing mitochondrial ATP production and suppressing the P38 signaling pathway.

The occurrence rate of delayed fracture healing in diabetes mellitus patients is high. Transforming growth factor β1 (TGF-β1) is an important regulatory factor in bone tissue repair and regeneration. However, TGF-β1 expression and its function in diabetic patient fracture have not been fully elucidated.Type 2 diabetes fracture patients (T2DM group), fracture patients without diabetes (non-T2DM group), and healthy volunteers (Control group) were selected for the research. TGF-β1 expression in peripheral blood was detected by using enzyme-linked immunosorbent assay (ELISA). Osteoblast cell line, MG-63 cells, were randomly divided into Control, high glucose group, and TGF-β1 group. TGF-β1 expression was evaluated by using Real Time-PCR (RT-PCR). Cell proliferation was evaluated by using 3-(4,5-dimethyl-2-thiazolyl)-2,5-diphenyl-2-H-tetrazolium bromide (MTT) assay. Cell apoptosis activity was determined with caspase-3 activity and flow cytometry assay. The effect of TGF-β1 on NF-κB was detected by using Western blot.TGF-β1 was significantly reduced in patients of T2DM and non-T2DM groups compared with Control (p0.05), while it was lower in T2DM group (p0.05). TGF-β1 expression was declined, cell proliferation was inhibited, caspase-3 activity was enhanced, cell apoptosis was elevated, and NF-κB expression was reduced in MG-63 cells of high glucose group compared to Control group (p0.05). TGF-β1 significantly promoted cell proliferation, suppressed caspase-3 activity, alleviated cell apoptosis, and elevated NF-κB expression in MG-63 cells compared with high glucose group (p0.05).TGF-β1 decreased in diabetes fracture patients. Up-regulation of TGF-β1 regulates cell apoptosis and caspase-3 activity, and it facilitates osteoblasts proliferation.

'Yunre-5006' is a new mango cultivar which is selected from seedling variation of cultivar 'Sannianmang'. The fruit shape of 'Yunre-5006' is elliptic, the single fruit weight is 384.8 g, and the mature period is in late June in Yunnan province. It has a yellow peel, golden yellow flesh and a unique aroma. Its edible rate is 84.98%, total soluble solid content is 15.74%, total sugar content is 13.09%, and the vitamin C content is 0.093 mg g‑1. It was evaluated as a good cultivar with high yield, and strong adaptability and resistance.

The adoption of the superposition principle for pile group may not be of sufficient accuracy when applied to a very large pile group. To solve the inherent defect, this paper has proposed a linear approximate method considering the interaction effect for both small and large pile groups in layered soil. In this method, a new theory for understanding the ‘pile group reinforcing effect’ for pile group is proposed to eliminate the error generated by the superposition principle. The result shows that the two-pile interaction factor and the efficiency of a large pile group are both significantly decreased by this ‘pile group reinforcing effect’.

It has been proven that trace boron additions ( ≤ 0·4 wt-%) to titanium alloys can refine the as-cast microstructure significantly and improve the alloys' mechanical performance. This paper studied the structure of Ti6Al4V-0·1B ingot (Φ 300 mm) produced by vacuum arc remelting (VAR). It has been observed that the structure of Ti6Al4V-0·1B ingot in this experiment is not similar as that of earlier papers. The grain size in the centre of the ingot is 10 times larger than that of grains on the edge. This is because of the cooling speed of ingot as the edge cools faster than the centre in the process of VAR. Furthermore, this paper analysed the transverse and longitudinal tensile properties of Ti6Al4V-0·1B bar (Φ 100 mm) produced by free forging, which found that the transverse tensile elongation is only half of the longitudinal. Booming infrastructure construction and rapid urban redevelopment in Shanghai demand utilization of more underground spaces, leading to a large number of geotechnical projects. There has been a growing and widespread appreciation that strains of the soil around underground structures such as foundations, excavations and tunnels are, except in some areas that undergo yielding, generally in a small strain range typically of the order of 0.01%–0.1%. In this paper, the small strain stiffness features including the elastic shear modulus G0 and stiffness degradation curve have been investigated in the field using the suspension wave velocity logging system and in the laboratory using a resonant column apparatus equipped with bender elements. At very small strains, the measured shear moduli obtained from bender element tests are fairly consistent with those from field tests. The elastic shear moduli can be well captured by an empirical power correlation considering stress levels. At small strains, the observed stiffness-strain relationships of typical Shanghai clay layers are highly nonlinear.

Effects of tritium content on crystal lattice, 3He retention and structure evolution during aging of Ti tritides were investigated using X-ray diffraction, together with analysis of 3He release. Phase transformation and lattice parameters of the Ti tritides varied apparently depending on tritium stoichiometry. Initial tritium content in the Ti tritides showed significant effects on 3He retention due to the existence of α + δ phase boundaries and lattice symmetry in the Ti tritide. The critical contents of 3He release in the α + δ phase region and e phase region were found to be smaller than that in the δ phase region. Variation of crystal lattice structures of α + δ, δ and e phases in the Ti tritides has been investigated, and evolution of 3He during aging is mainly governed by the finite defects of self-interstitial atoms, dislocation loops, 3He bubbles, and dislocations created by formation and growth of 3He bubbles. In the α + δ two phase region, the phase boundaries played an important role to accumulate 3He bubbles and cause inter-bubble fracture. In the e phase region, a preferred condensation of finite defects in basal plane of Ti tritide lattice and formation of a dislocation network were identified.

Based on the novel technology for selective separation and extraction of vanadium (V) over manganese (II) from co-leaching solution of roasted stone coal and pyrolusite using solvent extraction, the extraction effect of vanadium (V) and manganese (II) has been studied and many technical conditions have also been optimized. Meanwhile, countercurrent simulation experiments were conducted to verify the results of the experiments. The results indicated that with three countercurrent extraction stages, 99.21% vanadium (V) was extracted using 5% (v/v) N235 and 5% (v/v) secondary octyl alcohol at initial aqueous pH of 3.0 and O/A phase ratio of 1.0. Vanadium (V) could be completely stripped after three-stage countercurrent experiments with 20 wt.% NH4Cl at O/A phase ratio of 1.0. The process flow sheet for the recovery of vanadium (V), as well as manganese (II), was proposed.

Low temperature specific heat (C p ) characterization on high-quality HgCr2Se4 single crystal was performed between 0.5 K and 10 K. The result provides conceivable evidence for the existence of competing ferromagnetic (FM) and antiferromagnetic (AFM) interactions in narrow temperature and temperature windows. The result suggests that magnetic interactions competition, as well as the Schottky anomaly, neglected previously in HgCr2Se4 due to the fragile AFM interaction and spin-lattice coupling, also play key roles in giving rise to the exotic magnetic behaviors.

The kelp bed of Gouqi Island lies in the east of the East China Sea, in the Shengsi Archipelago. It is a key component of the island-reef ecosystem. This study evaluated kelp beds on intertidal and subtidal zones from 2004 to 2006. We evaluated seasonal variations in the community structure of macroalgae, and their relationship with water temperature, nitrogen and phytoplankton. The Gouqi Island kelp bed consists mainly of species of Sargassum. Sargassum horneri was the dominant species in subtidal zones, representing 90% of the total biomass. The dominant species in intertidal zones were S. fusiforme, S. horneri, S. thunbergii and Undaria pinnatifida. Fifty-four phytoplankton species were found in the Gouqi Island kelp bed, of which 51 species were found inside the kelp beds, 43 species outside the kelp beds, and 40 species were present both inside and outside the kelp beds. Diatoms were dominant both inside and outside the kelp beds. Except in winter, Skeletonema costatum was dominant, and its abundance in autumn was over 98% of the total abundance. Water temperature was found to be the primary factor influencing the growth of S. horneri in the Gouqi Island kelp bed. S. horneri grew slowly from November to March, and rapidly from March to June. The upper temperature limit for growth of S. horneri was about 18°C. Higher water temperatures can result in a decline in the kelp bed. Nitrogen seemed to be a limiting factor for macroalgal growth. This was particularly true for S. horneri and phytoplankton. Since nitrate is the primary nutrient for S. horneri, its absorption by S. horneri resulted in seasonal changes of nitrate in the ecosystem.

It is well known that Allium sativum has potential applications to clinical treatment of various cancers due to its remarkable ability in eliminating free radicals and increasing metabolism. An allyl-substituted cysteine derivative - S-allyl-L-cysteine (SAC) was separated and identified from Allium sativum. The extracted SAC was reacted with 1-pyrenemethanol to obtain pyrene-labelled SAC (Py-SAC) to give SAC fluorescence properties. Molecular detection of Py-SAC was conducted by steady-state fluorescence spectroscopy and time-resolved fluorescence method to quantitatively measure concentrations of Py-SAC solutions. The ability of removing 1,1-diphenyl-2-picrylhydrazyl (DPPH) and hydroxyl radical using Py-SAC was determined through oxygen radical absorbance capacity (ORAC). Results showed the activity of Py-SAC and Vitamin C (VC) with ORAC as index, the concentrations of Py-SAC and VC were 58.43 mg/L and 5.72 mg/L respectively to scavenge DPPH, and 8.16 mg/L and 1.67 mg/L to scavenge •OH respectively. Compared with VC, the clearance rates of Py-SAC to scavenge DPPH were much higher, Py-SAC could inhibit hydroxyl radical. The ability of removing radical showed a dose-dependent relationship within the scope of the drug concentration.

To observe the one-year neurologic prognostic outcome of newborns with moderate and severe hypoxic-ischemic encephalopathy (HIE) who received recombinant human erythropoietin (rhuEPO) combined with exogenous monosialotetrahexosylganglioside (GM1) treatment to provide new guidelines for clinical treatment.Seventy-six newborns with moderate and severe HIE were selected from February 2011 to February 2014 in our hospital. This study received the informed consent of our hospital's Ethics Committee and the newborns' guardians. The newborns were divided to an observation group (n = 34 cases) and a control group (n = 42 cases). All newborns underwent hypothermia and conventional treatment for their conditions. The control group received GMl treatment and observation group received rhuEPO combined with GMl treatment. The curative differences and neural behavior from these two groups were compared.The excellent, efficient proportion and total effective rate of the newborns from the observation group were higher than the control group. The death rate, cerebral palsy and the invalid ratio of the newborns from the observation group were lower than that of the control group. Awareness, muscle tension, primitive reflex and increased intracranial pressure recovery time of the newborns in the observation group were less than those of the control group. The Neonatal Behavior Neurological Assessment (NBNA) score of both groups after the treatment of 7, 14 and 28 days were significantly higher and increased with time (p0.05). The MDI, PDI and DQ score of newborns from the two groups all increased after treatment of 3, 6 and 12 months than those of before, which increased with time (p0.05).The rhuEPO + GMl treatment in newborns with HIE improves short-term clinical effects and long-term neurological symptoms.

As an important add-on to Shanghai Hongqiao International Airport, the Shanghai Hongqiao International Airport transport hub is the biggest transport center in China. The transport hub consists of interchange stations for five different metro lines, two traffic squares, a high-speed railway station, and a station for the maglev train connecting the Hongqiao and Pudong international airports. The excavation area of the project reached up to 350,000 m2 and the excavation depth ranged from 9 to 29 m. A combined retaining system, which consisted of slope excavation, a gravity retaining wall, and a diaphragm wall, was adopted. Sloped excavation and a gravity wall were used for the shallow excavation area, while a diaphragm wall braced by two levels of concrete struts was adopted for the deep excavation area. Ultra-thin (∼4.0 nm) HfO2 films were fabricated by plasma oxidation of sputtered metallic Hf films with post low temperature annealing. Advantage of this fabrication process is that the pre-deposition of Hf metal can suppress the formation of interfacial layer between HfO2 film and Si substrate. The as-deposited HfO2 films were subsequently treated by rapid thermal annealing at different temperatures in N2 to investigate the effects of thermal annealing on the physical and electrical properties of HfO2 film. A SiO2-rich interface layer was observed after higher temperature rapid thermal annealing and the phase change of HfO2 film from amorphous into crystalline occurred at about 700∘C. As a result of higher temperature annealing, effective dielectric constant and leakage current were significantly influenced by the formation of interface layer and the crystallization of HfO2 film.

In a materials study of ErSi 2 /Si(001) as a potential candidate for Schottky source/drain NMOS application, the properties of ErSi 2 thin film were investigated with varying degrees of Si(001) surface amorphization. The amorphization was carried out by in situ Ar plasma cleaning and Si pre-amorphization implant. It was found that the ErSi 2 thin film becomes smoother but less textured and less epitaxial with Si(001) with increasing degree of the Si surface amorphization. In addition, an increased oxygen penetration during rapid thermal annealing occurs with increasing substrate amorphization.

The effects of prolonged annealing (10 h) at low temperature (500°C) have been studied in 20-nm Ni/Si (100) thin films using Rutherford backscattering spectroscopy (RBS), x-ray diffraction (XRD), scanning electron microscopy (SEM) in conjunction with energy-dispersive spectrometry (EDS), and four-point probe techniques. We observe that nickel monosilicide (NiSi) is stable up to 4 h annealing at 500°C. It is also found that, after 6 h and 10 h annealing, severe agglomeration sets in and NiSi thin films tear off and separate into different clusters of regions of NiSi and Si on the surface. Due to this severe agglomeration and tearing off of the NiSi films, sheet resistance is increased by a factor of 2 despite the fact that no NiSi to NiSi2 transition occurs. It is also observed that, with increasing annealing time, the interface between NiSi and Si becomes rougher.

The origins of different gate leakage behaviors for both PMOS and NMOS with ultra-thin nitrided gate oxide have been studied and modeled. Both equivalent oxide thickness (EOT) and barrier lowering are affected the gate leakage. In NMOS with nitrided oxide, the advantage of EOT decrease is larger to offset the barrier lowering, thus improvement on gate current reduction rate ( R J g ). The situation in PMOS is just contrary to the NMOS, therefore the gate leakage increased with increasing nitridation time. We attribute this to the different barrier lowering in conduction band and valence band.

In this paper, we report the design, fabrication, and performance of a novel crystal SiGeC infrared sensor with wavelength 8-14 /spl mu/m by bulk micromachining technology for portable far infrared ray (FIR) in rehabilitation system application. The working principle of the sensor is based on the change of thermistor's resistance under the irradiation FIR light. The thermistor in the IR detector is made of Si/sub 0.68/Ge/sub 0.31/C/sub 0.01/ thin films for its large activation energy of 0.21 ev and the temperature coefficient (TCR) of -2.74%, respectively. Finite element method package ANSYS has been employed for analyze of the thermal isolation and stress distribution in the IR detector. The dimension of the microbridge fabricated by anisotropic wet etching is 2000 /spl times/ 2000 /spl times/ 25 /spl mu/m/sup 3/. The developed FIR sensor exhibits the thermal conductance of 1.85 /spl times/ 10/sup -1/ WK/sup -1/ and the heat capacity as 7.4 /spl times/ 10/sup -7/ JK/sup -1/ under air ambient at room temperature. The responsivity is 523 VW/sup -1/ in the waveband 8-14 /spl mu/m with nickel absorber under a bias voltage 1.5 V.

Previous theoretical solutions for tunneling-induced ground movements are usually based on the boundary condition of uniform radial displacement at the cavity opening. There has been little investigation into the problem of non-uniform convergence deformation pattern. Actually, excavation convergence is highly non-uniform with more crown settlement and less invert heave. The displacement controlled boundary element solution is presented and the oval-shaped ground deformation pattern is imposed to the tunnel opening boundary to consider the non-uniform convergence characters. The applicability of the proposed solution is checked with the field observations and other analytical methods and centrifuge test data. Generally good agreement of the predicted ground deformations can be seen with the compared verifications. It may provide a certain basis to draw up correctly protective measurements of geotechnical environments influenced by subway tunneling in soft soils.

On the basis of pilot rolling data on the microstructure and mechanical properties of CMn steels, computer models of the relationships between the microstructure and mechanical properties have been established using Artificial Neural Networks (ANNs). These models show good learning precision and generalization, and therefore can be used for predicting the mechanical properties of hot-rolled steel strips.

GaN-based metal–insulator–semiconductor (MIS) structures were fabricated by depositing a SiO2 film on a metalorganic chemical vapor deposition-grown GaN/Al0.4Ga0.6N/GaN double heterojunction. Various-frequency capacitance–voltage (C−V) measurements were carried out on the MIS structures. The measured C−V curves show a notable flatband shift of up to about 12.5 V with a typical polarization hysteresis window (9.4 V in width). Moreover, the capacitance of the heterojunction MIS structure reaches a minimum value under 4.1 V bias (forward scan) or −6.5 V bias (reverse scan). Due to the strong polarization and piezoelectric effects existing in AlGaN/GaN heterostructures, these results are deemed to be due to the influence of the piezoelectricity and polarization effects in the structure. Conductance–voltage (G−V) measurements were also performed. Various-frequency C−V and the G−V behaviors indicate that interface states have little influence on the sample.
