Abstract

Single event transient (SET) induced by high energy single particle radiation is the main threat to space application electronic system reliability. The evaluation and measurement of SET is the key to improve the performance of radiation hardened intergrated circuit. In view of the single event transient generated by the combined circuit, an improved circuit-level simulation method combining charge collection sensitive volume (SV) and bipolar diffusion mechanism for SET with heavy ion incidence was presented. The physics based multi-node charge collection model was built by analyzing layout characteristics such as active region geometry and heavy ion incidence angle. As the charge sharing effect and parasitic bipolar amplification effect considered, the established method which was integrated in the developed TREES software was used for evaluating SET in the 65 nm commercial cell library. The results show that the SET cross sections and pulse width distribution can be calculated and compared, which offer reference data for SET filter design.

Abstract

To clarify the formation mechanism and evolution characteristics of the deep Permian overpressure in western Well Pen-1 Sag and its periphery in Junggar Basin， based on the data of drilling， logging， and measured formation pressure， the formation mechanism and evolution characteristics of overpressure were comprehensively studied， and the contribution rate of different types of overpressure genesis in the target layer was quantitatively characterized by using the methods of analysis of well logging curve combination， cross plots， and basin simulation. The results show that ① the overpressure genesises of different lithologies of the deep Permian in the study area have obvious differences， among which the overpressure genesises of source rock of Fengcheng Formation and the Lower Wuerhe Formation are mainly hydrocarbon generation and disequilibrium compaction， with hydrocarbon generation dominating； the overpressure genesis of mudstone caprock is mainly disequilibrium compaction， while the overpressure genesises of reservoirs of the Fengcheng Formation and Lower Wuerhe Formation are mainly overpressure transfer and disequilibrium compaction. ②The overpressure induced by hydrocarbon generation of Fengcheng Formation in the study area has appeared since the Early Permian and reached the maximum at present， and there are little differences in the size of the pressurization among different tectonic positions； the overpressure of the source rock is mainly distributed in the range of 39.43-49.16 MPa， but its contribution rate has obvious differences， with larger salients and smaller sags， and the contribution rates of pressurization induced by hydrocarbon generation in salients and sags to the total overpressure are 84.49%-94.41% and 65%-67.3%， respectively. The pressurization induced by hydrocarbon generation in the source rock of the Lower Wuerhe Formation has a similar size to that of Fengcheng Formation. The contribution rate of disequilibrium compaction to the overpressure in the mudstone caprock is basically 100%. ③ Overpressure transfer pressurizations in the Permian reservoir of the study area are mainly formed from the Late Jurassic to Early Cretaceous and since the Paleoproterozoic to now， and their contribution rates vary significantly in different salient areas， with 21.86%-23.35% and 100% in Dabasong Salient and Shixi Salient， respectively. Clarifying the overpressure distribution law of deep and ultra-deep formations in the study area can provide a basis for the further development of the new basin.

Abstract

Giant magnetocaloric effect is widely achieved in hexagonal MnMX-based (M = Co or Ni, X = Si or Ge) ferromagnets at their first-order magnetostructural transition. However, the thermal hysteresis and the low sensitivity of the magnetostructural transition to the magnetic field inevitably lead to a sizeable irreversibility of the low-field magnetocaloric effect. In this work, we show an alternative way to realize a reversible low-field magnetocaloric effect in MnMX-based alloys by taking advantage of the second-order phase transition. With introducing Cu into Co in MnCoGe alloy, the martensitic transition is stabilized at high temperature, while the Curie temperature of the orthorhombic phase is reduced to room temperature. As a result, a second-order magnetic transition with negligible thermal hysteresis and a large magnetization change can be observed, enabling a large reversible magnetocaloric effect. By both calorimetric and direct measurements, a reversible adiabatic temperature change of about 1 K is obtained under a field change of 0-1 T at 304 K, which is larger than that obtained in a first-order magnetostructural transition. To get a better insight into the origin of these experimental results, first-principles calculations are carried out to characterize the chemical bonds and the magnetic exchange interaction. Our work provides a new understanding of the MnCoGe alloy and indicates a feasible route to improve the reversibility of the low-field magnetocaloric effect in the MnMX system., Comment: 21 pages, 9 figures
