6. Fabrication and characterisation of SiOₓ ReRAM devices

Abstract

Silicon oxide (SiOx) based resistive random access memory (ReRAM) devices are capable of changing resistance reversibly, making them ideal candidates for next generation memory. In particular, silicon oxide based ReRAM device offers superior CMOS compatibility than ReRAM devices based on other materials. The purpose of this thesis is to optimise performance of SiOx based ReRAM devices in two aspects: device programming strategy and device fabrication methods. In order to optimise device programming strategy, I characterised the electrical properties of SiOx based ReRAM devices comprehensively, discovering a number of electrical phenomena in the process. Stress induced leakage current is related to the electroforming process, and leads to a current transient phenomenon that can be utilised for detecting edges in an optical image. Dielectric relaxation influences the readout current and can be used to investigate oxide quality. Delayed-electroforming is a novel phenomenon discovered in SiOx; to the best of my knowledge, no similar phenomenon has ever been reported before; it describes the formation of conductive filament under negligible voltage after pre-stressing. This discovery unveils the important role of charge injection in ReRAM devices, it also alleviates the problem of current overshoot. I also explored other more conventional methods to address current overshoot. After comparing these methods, I found that introducing an additional transistor was most effective. Additionally, a software approach also mitigates current overshoot without the need of additional hardware. Defects are vital in the operation of ReRAM devices. Starting with a SiOx layer grown by atomic layer deposition, I implanted this layer with noble ions to generate controlled defects. Such SiOx enable excellent resistance switching performance, comparable to the optimised sputtered SiOx. Devices fabricated this way allows better control of defect generation and switching performance can be tailored for further optimisation. As ReRAM continues to be intensely researched by industry and academia, ReRAM shows promising potential for memory storage and novel computation architecture. My work presented in this thesis is important for intrinsic SiOx ReRAM devices, the advancement in understanding and performance will benefit development of intrinsic SiOx ReRAM devices. The advantage of high CMOS compatibility allows SiOx to stand out from other ReRAM materials, with further development and optimisation, intrinsic SiOx ReRAM devices are well-positioned to emerge as the front runner for next-generation memory and computation technologies.

Abstract

This work presents an approach for robots to suitably carry out complex applications characterized by the presence of multiple additional constraints or subtasks (e.g. obstacle and self-collision avoidance) but subject to redundancy insufficiency. The proposed approach, based on a novel subtask merging strategy, enforces all subtasks in due course by dynamically modulating a virtual secondary task, where the task status and soft priority are incorporated to improve the overall efficiency of redundancy resolution. The proposed approach greatly improves the redundancy availability by unitizing and deploying subtasks in a fine-grained and compact manner. We build up our control framework on the null space projection, which guarantees the execution of subtasks does not interfere with the primary task. Experimental results on two case studies are presented to show the performance of our approach.

Abstract

We present a design of a bird-inspired morphing wing aircraft, including bionic research, modeling, simulation and flight experiments. Inspired by birds and activated by a planar linkage, our proposed aircraft has three key states: gliding, descending and high-maneuverability. We build the aerodynamic model of the aircraft and analyze its mechanisms to find out a group of optimized parameters. Furthermore, we validate our design by Computational Fluid Dynamics (CFD) simulation based on Lattice-Boltzmann technology and determine three phases of the planar linkage for the three states. Abstract

The combustion process is complex and harsh, and the supersonic combustion flow field is also characterized by short duration and supersonic speed, which makes the real-time diagnostic technology for the transient environment extremely demanding. It is of great significance to realize high time-resolved accurate measurement of temperature, component concentration, and other parametric information of the combustion field to study the transient chemical reaction dynamics of the combustion field. Femtosecond CARS spectroscopy can effectively avoid the collision effect between particles in the measurement process and reduce the influence of the non-resonant background to improve the measurement accuracy and realize the time-resolved measurement on a millisecond scale. This paper introduces the development history of femtosecond CARS spectroscopy, points out its advantages and disadvantages, and looks forward to the future development trend to carry out high time-resolved measurements, establish a database of temperature changes in various complex combustion fields, and provide support for the study of engine mechanisms. Abstract

Epidermal growth factor receptor inhibitors (EGFRis) are used to treat many cancers, but their use is complicated by the development of a skin rash that may be severe, limiting their use and adversely affecting patient quality of life. Most studies of EGFRi-induced rash have focused on the fully developed stage of this skin disorder, and early pathological changes remain unclear. We analyzed high-throughput transcriptome sequencing of skin samples from rats exposed to the EGFRi afatinib and identified that keratinocyte activation is an early pathological alteration in EGFRi-induced rash. Mechanistically, the induction of S100 calcium-binding protein A9 (S100A9) occurred before skin barrier disruption and led to keratinocyte activation, resulting in expression of specific cytokines, chemokines, and surface molecules such as interleukin 6 (Il6) and C-C motif chemokine ligand 2 (CCL2) to recruit and activate monocytes through activation of the Janus kinase (JAK)–signal transducers and activators of transcription (STAT) pathway, further recruiting more immune cells. Topical JAK inhibition suppressed the recruitment of immune cells and ameliorated the severity of skin rash in afatinib-treated rats and mice with epidermal deletion of EGFR, while having no effect on EGFRi efficacy in tumor-bearing mice. In a pilot clinical trial (NCT05120362), 11 patients with EGFRi-induced rash were treated with delgocitinib ointment, resulting in improvement in rash severity by at least one grade in 10 of them according to the MASCC EGFR inhibitor skin toxicity tool (MESTT) criteria. These findings provide a better understanding of the early pathophysiology of EGFRi-induced rash and suggest a strategy to manage this condition. Abstract

The reservoir of the M oilfield in Tarim Basin is an unconventional fracture-cave carbonate rock, encompassing various reservoir types like fractured, fracture-cave, and cave, exhibiting significant spatial heterogeneity. Despite the limited pore space in fractures, they can serve as seepage pathways, complicating the connectivity between reservoirs. High-precision fracture prediction is critical for the effective development of these reservoirs. The conventional post-stack seismic attribute-based approach, however, is limited in its ability to detect small-scale fractures. To address this limitation, a novel pre-stack fracture prediction method based on azimuthal Young's modulus ellipse fitting is introduced. Offset Vector Tile (OVT) gather is utilized, providing comprehensive information on azimuth and offset. Through analyzing azimuthal anisotropies, such as travel time, amplitude, and elastic parameters, smaller-scale fractures can be detected. First, the original OVT gather data are preprocessed to enhance the signal-to-noise ratio. Subsequently, these data are partially stacked based on different azimuths and offsets. On this basis, pre-stack inversion is carried out for each azimuth to obtain the Young's modulus in each direction, and, finally, the ellipse fitting algorithm is used to obtain the orientation of the long axis of the ellipse and the ellipticity, indicating the fracture orientation and density, respectively. The fracture prediction results are consistent with the geological structural features and fault development patterns of the block, demonstrating good agreement with the imaging logging interpretations. Furthermore, the results align with the production dynamics observed in the production wells within the block. This alignment confirms the high accuracy of the method and underscores its significance in providing a robust foundation for reservoir connectivity studies and well deployment decisions in this region.
