Abstract

A microsquare dual wavelength laser has been fabricated and applied to sub‐THz emission by beating two modes. An 18 × 18 μm square AlGaInAs/InP microsquare laser combined with an optimised uni‐travelling‐carrier photodiode has demonstrated stable emission at 103.2 GHz. [ABSTRACT FROM AUTHOR]
